Description

ミラー装置及び光走査装置
 本開示の技術は、ミラー装置及び光走査装置に関する。
 シリコン(Si)の微細加工技術を用いて作製される微小電気機械システム(Micro Electro Mechanical Systems:MEMS)デバイスの1つとしてマイクロミラーデバイス(マイクロスキャナともいう。)が知られている。このマイクロミラーデバイスは小型かつ低消費電力であることから、レーザーディスプレイ、レーザープロジェクタ、光干渉断層計などへの幅広い応用が期待されている。
 マイクロミラーデバイスの駆動方式は様々であるが、圧電体の変形を利用した圧電駆動方式は、他の方式に比べて発生するトルクが高く、高スキャン角が得られるとして有望視されている。特に、レーザーディスプレイのように高いスキャン角が必要な場合には、圧電駆動方式のマイクロミラーデバイスを共振駆動することにより、より高いスキャン角が得られる。
 レーザーディスプレイに用いられる一般的なマイクロミラーデバイスは、ミラー部と、複数の圧電アクチュエータを有する駆動部とを備える(例えば、国際公開第2022/025012号参照)。ミラー部は、互いに直交する第1軸及び第2軸の周りに揺動自在である。駆動部は、外部から供給される駆動電圧に応じて、ミラー部を、第1軸及び第2軸の周りに揺動させる。
 また、マイクロミラーデバイスには、ミラー部及び駆動部を囲うように固定枠が設けられ、固定枠上に複数の金属パッドが設けられている。駆動部に含まれる複数の圧電アクチュエータは、それぞれ金属パッドと金属配線を介して接続されている。
 ミラー部が揺動した場合、マイクロミラーデバイスの各部には、揺動に応じて応力が生じ、特定の領域に応力が集中する。このため、圧電アクチュエータに含まれる圧電膜は、ミラー部が揺動することによって生じる応力により破壊されることがある。特に、高いスキャン角が得られるようにマイクロミラーデバイスを共振駆動する場合には、応力が大きくなることから、圧電膜にクラック等の破壊が生じやすい。
 そこで、ミラー部の揺動による圧電膜の破壊を抑制するためには、圧電膜にかかる応力が小さくなるように複数の圧電アクチュエータを配置することが好ましい。しかしながら、圧電膜にかかる応力が小さすぎると圧電膜の仕事効率が低下することによりトルクが低下する。このため、適切な応力範囲に複数の圧電アクチュエータを配置することが望まれる。
 本開示の技術は、適切な応力範囲に複数の圧電アクチュエータが配置されたミラー装置及び光走査装置を提供することを目的とする。
 上記目的を達成するために、本開示のミラー装置は、入射光を反射する反射面を有するミラー部と、ミラー部の静止時における反射面を含む平面内にある第1軸上でミラー部と接続され、かつミラー部を第1軸周りに揺動可能に支持する一対の第1支持部と、一対の第1支持部に接続され、第1軸を挟んで対向した一対の可動枠と、平面内であって第1軸に交差する第2軸上で一対の可動枠に接続され、かつミラー部と一対の第1支持部と一対の可動枠とを第2軸周りに揺動可能に支持する一対の第2支持部と、一対の可動枠を囲んで配置され、第1軸又は第2軸を挟んで対向する複数の圧電アクチュエータを有する駆動部と、駆動部を囲んで配置された固定枠と、固定枠よりも厚みが薄く、第1軸又は第2軸の方向に延伸して駆動部と固定枠とを接続する一対の接続部と、固定枠上に形成された複数の金属パッドと、複数の圧電アクチュエータと複数の金属パッドとを電気的に接続する複数の金属配線と、を備え、複数の圧電アクチュエータは、ミラー部を第1軸又は第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/120以上1/8以下となる領域に配置されている。
 複数の圧電アクチュエータは、ミラー部を第1軸又は第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/40以上1/8以下となる領域に配置されていてもよい。
 駆動部は、一対の可動枠を囲んで配置され、第2軸を挟んで対向する一対の圧電アクチュエータで構成された第1アクチュエータと、第1アクチュエータを囲んで配置され、第1軸を挟んで対向する一対の圧電アクチュエータで構成された第2アクチュエータとを有することが好ましい。
 複数の圧電アクチュエータと複数の金属配線とが接触する接触領域は、ミラー部を第1軸又は第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/15以下となる領域に配置されていることが好ましい。
 複数の圧電アクチュエータは、それぞれ上部電極、圧電膜、及び下部電極によって構成されており、複数の金属配線の各々は、上部電極又は下部電極に接続されていることが好ましい。
 複数の金属配線のうち少なくとも1つは、3種以上の金属材料を含んで形成されていることが好ましい。
 複数の金属配線のうち少なくとも1つは、Auにより形成された第1配線とAl及びTiを含んで形成された第1配線と接続することにより構成されていることが好ましい。
 一対の接続部は、第2軸上に配置されていることが好ましい。
 本開示の光走査装置は、上記のミラー装置と、プロセッサと、を備える光走査装置であって、プロセッサは、複数の圧電アクチュエータの各々に駆動信号を与えることにより、ミラー部を第1軸及び第2軸の周りにそれぞれ揺動させる。
 本開示の技術によれば、適切な応力範囲に複数の圧電アクチュエータが配置されたミラー装置及び光走査装置を提供することができる。

 添付図面に従って本開示の技術に係る実施形態の一例について説明する。
 図1は、一実施形態に係る光走査装置10を概略的に示す。光走査装置10は、マイクロミラーデバイス(以下、MMD(Micro Mirror Device)という。)2と、光源3と、駆動制御部4と、を有する。光走査装置10は、駆動制御部4の制御に従って、光源3から照射された光ビームLBをMMD2により反射することにより被走査面5を光走査する。被走査面5は、例えばスクリーンである。
 MMD2は、第1軸aと、第1軸aに交差する第2軸aとの周りに、ミラー部20(図3参照)を揺動させることを可能とする圧電型2軸駆動方式のマイクロミラーデバイスである。以下、第1軸aと平行な方向をX方向、第2軸aと平行な方向をY方向、第1軸a及び第2軸aに直交する方向をZ方向という。本実施形態では、X方向とY方向とは直交している。なお、MMD2は、本開示の技術に係る「ミラー装置」の一例である。
 光源3は、光ビームLBとして、例えばレーザ光を発するレーザ装置である。光源3は、MMD2のミラー部20が静止した状態において、ミラー部20が備える反射面20A(図3参照)に垂直に光ビームLBを照射することが好ましい。
 駆動制御部4は、光走査情報に基づいて光源3及びMMD2に駆動信号を出力する。光源3は、入力された駆動信号に基づいて光ビームLBを発生してMMD2に照射する。MMD2は、入力された駆動信号に基づいて、ミラー部20を第1軸a及び第2軸aの周りに揺動させる。
 詳しくは後述するが、駆動制御部4は、ミラー部20を第1軸a及び第2軸aの周りにそれぞれ共振させることにより、ミラー部20で反射される光ビームLBは、被走査面5上においてリサージュ波形を描くように走査される。この光走査方式は、リサージュスキャン方式と呼ばれる。
 光走査装置10は、例えば、リサージュスキャン方式のレーザーディスプレイに適用される。具体的には、光走査装置10は、AR(Augmented Reality)グラス又はVR(Virtual Reality)グラス等のレーザースキャンディスプレイに適用可能である。
 図2は、駆動制御部4のハードウェア構成の一例を示す。駆動制御部4は、CPU(Central Processing Unit)40、ROM(Read Only Memory)41、RAM(Random Access Memory)42、光源ドライバ43、及びMMDドライバ44を有する。CPU40は、ROM41等の記憶装置からプログラム及びデータをRAM42に読み出して処理を実行することにより、駆動制御部4の全体の機能を実現する演算装置である。CPU40は、本開示の技術に係るプロセッサの一例である。
 ROM41は、不揮発性の記憶装置であり、CPU40が処理を実行するためのプログラム、及び前述の光走査情報等のデータを記憶している。RAM42は、プログラム及びデータを一時的に保持する揮発性の記憶装置である。
 光源ドライバ43は、CPU40の制御に従って、光源3に駆動信号を出力する電気回路である。光源ドライバ43においては、駆動信号は、光源3の照射タイミング及び照射強度を制御するための駆動電圧である。
 MMDドライバ44は、CPU40の制御に従って、MMD2に駆動信号を出力する電気回路である。MMDドライバ44においては、駆動信号は、MMD2のミラー部20を揺動させるタイミング、周期、及び振れ角を制御するための駆動電圧である。
 CPU40は、光走査情報に基づいて光源ドライバ43及びMMDドライバ44を制御する。光走査情報は、被走査面5に走査する光ビームLBの走査パターンと、光源3の発光タイミングとを含む情報である。
 また、CPU40は、MMD2に設けられた後述する4つの圧電センサ51~54の各々から出力される電圧信号に基づいて、ミラー部20の第1軸a及び第2軸aの周りの角度を表す角度検出信号を生成する。CPU40は、生成した角度検出信号に基づいて、駆動信号を補正する。
 次に、図3~図5を用いてMMD2の構成を説明する。図3は、MMD2の外観斜視図である。図4は、MMD2を光入射側から見た平面図である。図5は、図4のA-A線に沿った断面図である。
 図3に示すように、MMD2は、ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、一対の第2接続部26B、及び固定枠27を有する。MMD2は、いわゆるMEMSスキャナである。
 ミラー部20は、入射光を反射する反射面20Aを有する。反射面20Aは、ミラー部20の一面に設けられた、例えば、金(Au)又はアルミニウム(Al)等の金属薄膜で形成されている。反射面20Aの形状は、例えば、第1軸aと第2軸aとの交点を中心とした円形状である。
 第1軸a及び第2軸aは、例えば、ミラー部20が静止した静止時において反射面20Aを含む平面内に存在する。MMD2の平面形状は、矩形状であって、第1軸aを中心として線対称であり、かつ第2軸aを中心として線対称である。
 一対の第1支持部21は、第2軸aを挟んで対向する位置に配置されており、かつ、第2軸aを中心として線対称な形状である。また、第1支持部21の各々は、第1軸aを中心として線対称な形状である。第1支持部21の各々は、第1軸a上でミラー部20と接続されており、ミラー部20を第1軸a周りに揺動可能に支持している。
 一対の可動枠22は、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。可動枠22の各々は、第2軸aを中心として線対称な形状である。また、可動枠22の各々は、ミラー部20の外周に沿って湾曲している。可動枠22の各々の両端は、一対の第1支持部21に接続されている。
 一対の第1支持部21と一対の可動枠22とは、互いに接続されることにより、ミラー部20を囲んでいる。なお、ミラー部20、一対の第1支持部21、及び一対の可動枠22は、可動部60を構成している。
 一対の第2支持部23は、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。第2支持部23の各々は、第2軸aを中心として線対称な形状である。第2支持部23の各々は、第2軸a上で可動枠22に接続されており、ミラー部20を有する可動部60を、第2軸a周りに揺動可能に支持している。また、第2支持部23の各々の両端は、第1アクチュエータ24に接続されている。
 第1アクチュエータ24は、第2軸aを挟んで対向する一対の圧電アクチュエータにより構成されており、かつ、第2軸aを中心として線対称な形状である。また、第1アクチュエータ24の各々は、第1軸aを中心として線対称な形状である。第1アクチュエータ24は、一対の可動枠22及び一対の第1支持部21の外周に沿って配置されている。
 なお、図3及び図4では、第1アクチュエータ24を構成する圧電アクチュエータが第1軸aを挟んで分離されているように見えるが、第1軸aを挟んで対向する2つの圧電アクチュエータは、不図示の金属配線により電気的に接続されている。
 一対の第2支持部23と第1アクチュエータ24とは、互いに接続されることにより、可動部60を囲んでいる。
 第2アクチュエータ25は、第1軸aを挟んで対向する一対の圧電アクチュエータにより構成されており、かつ、第1軸aを中心として線対称な形状である。また、第2アクチュエータ25は、第2軸aを中心として線対称な形状である。第2アクチュエータ25は、第1アクチュエータ24及び一対の第2支持部23の外周に沿って配置されている。
 なお、図3及び図4では、第2アクチュエータ25を構成する圧電アクチュエータが第2軸a付近で分離されているように見えるが、第2軸aを挟んで対向する2つの圧電アクチュエータは、不図示の金属配線により電気的に接続されている。
 一対の第1接続部26Aは、第2軸aを挟んで対向する位置に配置されており、かつ、第2軸aを中心として線対称な形状である。また、第1接続部26Aの各々は、第1軸aを中心として線対称な形状である。第1接続部26Aの各々は、第1軸aに沿って配置されており、第1軸a上で、第1アクチュエータ24と第2アクチュエータ25とを接続している。
 一対の第2接続部26Bは、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。また、第2接続部26Bの各々は、Y方向に延伸しており、かつ第2軸aを中心として線対称な形状である。第2接続部26Bの各々は、第2軸aに沿って配置されており、第2軸a上で、第2アクチュエータ25と固定枠27とを接続している。なお、一対の第2接続部26Bは、本開示の技術に係る「一対の接続部」の一例である。
 第2アクチュエータ25と一対の第2接続部26Bとは、互いに接続されることにより、一対の可動部60、及び第1アクチュエータ24を囲んでいる。第1アクチュエータ24及び第2アクチュエータ25は、一対の可動枠22を囲んで配置された駆動部を構成している。すなわち、駆動部は、第1軸a又は第2軸aを挟んで対向する複数の圧電アクチュエータを有する。
 固定枠27は、外形が矩形状の枠状部材であって、第1軸a及び第2軸aをそれぞれ中心として線対称な形状である。固定枠27は、第2アクチュエータ25及び一対の第2接続部26Bの外周を囲んでいる。すなわち、固定枠27は、駆動部を囲んで配置されている。
 第1アクチュエータ24は、ミラー部20及び一対の可動枠22に第2軸a周りの回転トルクを作用させることにより、可動部60を第2軸a周りに揺動させる。第2アクチュエータ25は、ミラー部20、一対の可動枠22、及び第1アクチュエータ24に第1軸a周りの回転トルクを作用させることにより、ミラー部20を第1軸a周りに揺動させる。
 図4に示すように、第1支持部21の各々は、揺動軸21Aと、一対の連結部21Bとで構成されている。揺動軸21Aは、第1軸aの方向に延伸した、いわゆるトーションバーである。揺動軸21Aは、一端がミラー部20に接続されており、他端が一対の連結部21Bに接続されている。
 一対の連結部21Bは、第1軸aを挟んで対向する位置に配置されており、かつ、第1軸aを中心として線対称な形状である。連結部21Bの各々は、一端が揺動軸21Aに接続されており、他端が可動枠22に接続されている。連結部21Bの各々は、折り返し構造を有している。連結部21Bの各々は、折り返し構造により弾性を有するため、ミラー部20が第1軸a周りに揺動する際に、揺動軸21Aにかかる内部応力を緩和する。
 第2支持部23の各々は、揺動軸23Aと、一対の連結部23Bとで構成されている。揺動軸23Aは、第2軸aの方向に延伸した、いわゆるトーションバーである。揺動軸23Aは、一端が可動枠22に接続されており、他端が一対の連結部23Bに接続されている。
 一対の連結部23Bは、第2軸aを挟んで対向する位置に配置されており、かつ、第2軸aを中心として線対称な形状である。連結部23Bの各々は、一端が揺動軸23Aに接続されており、他端が第1アクチュエータ24に接続されている。連結部23Bの各々は、折り返し構造を有している。連結部23Bの各々は、折り返し構造により弾性を有するため、ミラー部20が第2軸a周りに揺動する際に、揺動軸23Aにかかる内部応力を緩和する。
 また、ミラー部20には、反射面20Aの外側に、反射面20Aの外周に沿って複数のスリット20B,20Cが形成されている。複数のスリット20B,20Cは、第1軸a及び第2軸aをそれぞれ中心として線対称となる位置に配置されている。スリット20B,20Cは、ミラー部20が揺動することにより反射面20Aに生じる歪を抑制する作用を有する。
 一対の第2接続部26Bの近傍には、ミラー部20の角度を検出するための角度センサとして、4つの圧電センサ51~54が設けられている。圧電センサ51~54は、第1アクチュエータ24及び第2アクチュエータ25と同様に、圧電素子により形成されている。圧電センサ51~54は、第1軸a及び第2軸aをそれぞれ中心として線対称の関係にある。具体的には、圧電センサ51,52は、一対の第2接続部26Bの一方の近傍に配置され、かつ位置及び形状が第2軸aを中心として線対称の関係にある。圧電センサ53,54は、一対の第2接続部26Bの他方の近傍に配置され、かつ位置及び形状が第2軸aを中心として線対称の関係にある。圧電センサ51,52と圧電センサ53,54とは、位置及び形状が第1軸aを中心として線対称の関係にある。
 図3及び図4では、第1アクチュエータ24及び第2アクチュエータ25に駆動信号を与えるための金属配線及び金属パッドについては図示を省略している。また、圧電センサ51~54から出力される電圧信号を取得するための金属配線及び金属パッドについても図示を省略している。金属パッドは、固定枠27上に複数設けられる。なお、金属パッドは、電極パッドとも呼ばれる。
 図5に示すように、MMD2は、例えばSOI(Silicon On Insulator)基板30をエッチング処理することにより形成されている。SOI基板30は、単結晶シリコンからなる第1シリコン活性層31の上に、酸化シリコン層32が設けられ、酸化シリコン層32の上に単結晶シリコンからなる第2シリコン活性層33が設けられた基板である。
 ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、及び一対の第2接続部26Bは、SOI基板30からエッチング処理により第1シリコン活性層31及び酸化シリコン層32を除去することで残存した第2シリコン活性層33により形成されている。第2シリコン活性層33は、弾性を有する弾性部として機能する。固定枠27は、第1シリコン活性層31、酸化シリコン層32、及び第2シリコン活性層33の3層で形成されている。すなわち、ミラー部20、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、第1アクチュエータ24、第2アクチュエータ25、一対の第1接続部26A、及び一対の第2接続部26Bは、それぞれ固定枠27よりも厚みが薄い。本開示において、厚みとは、Z方向への幅をいう。
 第1アクチュエータ24を構成する圧電アクチュエータは、第2シリコン活性層33上に形成された圧電素子により構成されている。圧電素子は、第2シリコン活性層33上に、下部電極、圧電膜、及び上部電極が順に積層された積層構造を有する。第2アクチュエータ25は、第1アクチュエータ24と同様の構成である。
 下部電極及び上部電極は、例えば、金(Au)又は白金(Pt)等の金属で形成されている。圧電膜は、例えば、圧電材料であるPZT(チタン酸ジルコン酸鉛)で形成されている。下部電極及び上部電極は、配線及び電極パッドを介して、前述の駆動制御部4に電気的に接続されている。
 下部電極は、配線及び電極パッドを介して駆動制御部4に接続され、グランド電位が付与される。上部電極には、駆動制御部4から駆動電圧が印加される。
 圧電膜は、分極方向に正又は負の電圧が印加されると、印加電圧に比例した変形(例えば、伸縮)が生じる。すなわち、圧電膜は、いわゆる逆圧電効果を発揮する。圧電膜は、駆動制御部4から上部電極に駆動電圧が印加されることにより逆圧電効果を発揮して、第1アクチュエータ24及び第2アクチュエータ25を変位させる。
 図6は、第2アクチュエータ25を構成する一対の圧電アクチュエータの一方を伸張させ、他方を収縮させることにより、第2アクチュエータ25に、第1軸a周りの回転トルクを発生させる例を示している。このように、一対の圧電アクチュエータの一方と他方とが互いに逆方向に変位することにより、ミラー部20が第1軸aの周りに回動する。
 また、図6は、一対の圧電アクチュエータの変位方向と、ミラー部20の回動方向とが互いに逆方向である逆位相の共振モード(以下、逆位相回動モードという。)で、第2アクチュエータ25を駆動した例である。これに対して、一対の圧電アクチュエータの変位方向と、ミラー部20の回動方向とが同じ方向である同位相の共振モードを、同位相回動モードという。本実施形態では、逆位相回動モードで第2アクチュエータ25を駆動する。
 ミラー部20の第1軸a周りの振れ角θは、駆動制御部4が第2アクチュエータ25に与える駆動信号(以下、第1駆動信号という。)により制御される。第1駆動信号は、例えば正弦波の交流電圧である。第1駆動信号は、一対の圧電アクチュエータの一方に印加される駆動電圧波形V1A(t)と、他方に印加される駆動電圧波形V1B(t)とを含む。駆動電圧波形V1A(t)と駆動電圧波形V1B(t)は、互いに逆位相(すなわち位相差180°)である。
 なお、ミラー部20の第1軸a周りの振れ角θは、反射面20Aの法線Nが、YZ平面においてZ方向に対して傾斜する角度に対応する。
 第1アクチュエータ24は、第2アクチュエータ25と同様に、逆位相の共振モードで駆動される。ミラー部20の第2軸a周りの振れ角は、駆動制御部4が第1アクチュエータ24に与える駆動信号(以下、第2駆動信号という。)により制御される。第2駆動信号は、例えば正弦波の交流電圧である。第2駆動信号は、一対の圧電アクチュエータの一方に印加される駆動電圧波形V2A(t)と、他方に印加される駆動電圧波形V2B(t)とを含む。駆動電圧波形V2A(t)と駆動電圧波形V2B(t)は、互いに逆位相(すなわち位相差180°)である。
 図7は、第1駆動信号及び第2駆動信号の一例を示す。図7(A)は、第1駆動信号に含まれる駆動電圧波形V1A(t)及びV1B(t)を示す。図7(B)は、第2駆動信号に含まれる駆動電圧波形V2A(t)及びV2B(t)を示す。
 駆動電圧波形V1A(t)及びV1B(t)は、それぞれ次のように表される。

 ここで、Vは振幅電圧である。Voff1はバイアス電圧である。fd1は駆動周波数(以下、第1駆動周波数という。)である。tは時間である。αは、駆動電圧波形V1A(t)及びV1B(t)の位相差である。本実施形態では、例えば、α=180°とする。
 駆動電圧波形V1A(t)及びV1B(t)が第2アクチュエータ25に印加されることにより、ミラー部20は、第1駆動周波数fd1で第1軸a周りに揺動する。
 駆動電圧波形V2A(t)及びV2B(t)は、それぞれ次のように表される。

 V2B(t)=Voff2+Vsin(2πfd2t+β+φ)
 ここで、Vは振幅電圧である。Voff2はバイアス電圧である。fd2は駆動周波数(以下、第2駆動周波数という。)である。tは時間である。βは、駆動電圧波形V2A(t)及びV2B(t)の位相差である。本実施形態では、例えば、β=180°とする。また、φは、駆動電圧波形V1A(t)及びV1B(t)と、駆動電圧波形V2A(t)及びV2B(t)との位相差である。また、本実施形態では、例えば、Voff1=Voff2=0Vとする。
 駆動電圧波形V2A(t)及びV2B(t)が第1アクチュエータ24に印加されることにより、ミラー部20を含む可動部60は、第2駆動周波数fd2で第2軸a周りに揺動する。
 第1駆動周波数fd1は、ミラー部20の第1軸a周りの共振周波数に一致するように設定される。第2駆動周波数fd2は、ミラー部20の第2軸a周りの共振周波数に一致するように設定される。本実施形態では、第1駆動周波数fd1は、第2駆動周波数fd2より大きい。
 図8は、圧電センサ51の構成を概略的に示す。圧電センサ51は、下部電極70、圧電膜71、及び上部電極72を含んで構成されている。下部電極70、圧電膜71、及び上部電極72は、第2シリコン活性層33上に順に積層されている。下部電極70及び上部電極72は、例えば、金(Au)又は白金(Pt)等の金属で形成されている。圧電膜71は、例えば、圧電材料であるPZT(チタン酸ジルコン酸鉛)で形成されている。
 上部電極72は、絶縁膜73で覆われている。絶縁膜73には、上部電極72の一部を露出させる開口73Aが形成されている。絶縁膜73上には、金属で形成された金属配線91が設けられている。金属配線91は、開口73Aを介して上部電極72に接続されている。下部電極70は、第2シリコン活性層33上に形成された金属配線90に接続されている。金属配線90には、グランド電位が付与される。
 下部電極70、圧電膜71、及び上部電極72は、第1アクチュエータ24及び第2アクチュエータ25を構成する圧電アクチュエータの下部電極、圧電膜、及び上部電極と、同一の製造工程により製造される。
 圧電膜71は、ミラー部20が揺動する際に加わる応力を、圧電効果により電圧信号に変換する。この結果、ミラー部20の角度に応じた電圧信号が上部電極72から取得される。
 圧電センサ52~54は、圧電センサ51と同様の構成である。圧電アクチュエータも圧電センサ51と同様の構成である。
 図9は、MMD2に設けられた金属パッド及び金属配線のレイアウトの一例を示す。図9は、圧電センサ51,52を含む領域の部分拡大図である。
 固定枠27上には、複数の金属パッド80~84が形成されている。金属パッド80は、グランド電位を付与するための電極パッドであって、金属配線90が接続されている。金属配線90は、第1アクチュエータ24及び第2アクチュエータ25を構成する圧電アクチュエータの下部電極と、圧電センサ51~54の下部電極とに接続されている。
 金属パッド81は、圧電センサ51から電圧信号を取得するための電極パッドであって、上述の金属配線91が接続されている。同様に、金属パッド82は、圧電センサ52から電圧信号を取得するための電極パッドであって、金属配線92が接続されている。
 金属パッド83は、第1アクチュエータ24に第2駆動信号を与えるための電極パッドであって、金属配線93が接続されている。金属配線93は、第1アクチュエータ24を構成する圧電アクチュエータの上部電極に接続されている。なお、固定枠27上には、第2軸aを挟んで対向する位置に一対の金属パッド83が設けられているが、両者は金属配線93を介して電気的に接続されている。
 金属パッド84は、第2アクチュエータ25に第1駆動信号を与えるための電極パッドであって、金属配線94が接続されている。金属配線94は、第2アクチュエータ25を構成する圧電アクチュエータの上部電極に接続されている。
 金属配線90,93,94は、固定枠27上から第2接続部26Bを通って、第2アクチュエータ25の形成領域まで配線されている。また、図9には図示していないが、金属配線90,93は、さらに第2アクチュエータ25から第1接続部26Aを通って、第1アクチュエータ24の形成領域まで配線されている。
 また、MMD2には、金属配線95,93Dが形成されている。金属配線95は、第1アクチュエータ24の各々に含まれ、かつ第2軸aを挟んで対向する2つの圧電アクチュエータの上部電極を互いに接続している。金属配線93Dは、第2軸aを中心として金属配線93と線対称となる位置に形成されたダミー配線であって、電気的に孤立している。
 MMD2の駆動時には、圧電アクチュエータを応力が集中する箇所に配置することにより、圧電膜の仕事効率が向上して大きな回転トルクが発生する。しかしながら、圧電膜に応力が掛かりすぎるとクラック等の破壊が生じてしまうため、適切な応力範囲に複数の圧電アクチュエータを配置することがMMD2の性能を向上させるために重要である。
 上述のようにMMD2は、主として単結晶シリコンにより形成されているので、MMD2の駆動時における破壊を防ぐためには、単結晶シリコンにかかる最大主応力が1.2GPa以下となる範囲でMMD2を駆動させることが好ましい。一方、圧電膜として使用されるPZTにおいて破壊限界となる最大主応力は、150MPa程度である。また、圧電膜の仕事効率を考慮すると、MMD2の駆動時に圧電膜にかかる最大主応力を10MPa以上の範囲とすることが好ましい。
 したがって、MMD2を破壊が生じない最大範囲で駆動することを前提として、圧電膜にかかる応力の適切な応力範囲を定めると、その応力範囲は、1/120×B≦A≦1/8×Bの関係を満たすことが好ましい。ここで、Aは、圧電膜に生じる最大主応力の最大値である。Bは、MMD2の全体に生じる最大主応力の最大値である。なお、主応力とは、せん断応力がゼロになる面に垂直な方向の応力をいう。主応力には、3種類の成分(応力テンソルの固有値)がある。主応力の3種類の成分は、応力値が大きい順に、最大主応力、中間主応力、及び最小主応力と呼ばれる。
 本開示の技術は、駆動部に含まれる複数の圧電アクチュエータが、ミラー部20を第1軸a又は第2軸a周りに揺動させた際に生じる最大主応力の最大値が、MMD2の全体に生じる最大主応力の最大値の1/120以上1/8以下となる領域に配置されていることを特徴とする。また、圧電膜の仕事効率の観点からは、駆動部に含まれる複数の圧電アクチュエータが、ミラー部20を第1軸a又は第2軸a周りに揺動させた際に生じる最大主応力の最大値が、MMD2の全体に生じる最大主応力の最大値の1/40以上1/8以下となる領域に配置されていることがより好ましい。
 本実施形態では、ミラー部20が第1軸aと第2軸aとのいずれの軸周りに揺動した場合においても、一対の第1支持部21、一対の可動枠22、一対の第2支持部23、一対の第1接続部26A、一対の第2接続部26B等に生じる最大主応力が最大となる。
 また、本開示の技術は、複数の圧電アクチュエータと複数の金属配線とが接触する接触領域が、ミラー部20を第1軸a又は第2軸a周りに揺動させた際に生じる最大主応力の最大値が、MMD2の全体に生じる最大主応力の最大値の1/15以下の応力が生じる領域に配置されていることを特徴とする。
 図9に示すCRは、金属配線90と圧電アクチュエータの下部電極とが接触する接触領域、金属配線93と圧電アクチュエータの上部電極とが接触する接触領域、及び金属配線95と圧電アクチュエータの上部電極とが接触する接触領域を示している。本実施形態では、接触領域CRの各々は、ミラー部20を第1軸a1又は第2軸a2周りに揺動させた際に生じる最大主応力の最大値が、MMD2の全体に生じる最大主応力の最大値の1/15以下となる領域に配置されている。これにより、接触領域CRが破壊され、接触領域CRにおける導通性の低下を抑制することができる。
 図示は省略するが、金属配線94と圧電アクチュエータの上部電極とが接触する接触領域も、ミラー部20を第1軸a1又は第2軸a2周りに揺動させた際に生じる最大主応力の最大値が、MMD2の全体に生じる最大主応力の最大値の1/15以下となる領域に配置されている。
 図10は、金属配線90の構成例を概略的に示す。金属配線90は、第1配線90Aと第2配線90Bとを接続することにより構成されている。第1配線90Aは、一端が金属パッド80に接続され、他端が第2配線90Bに接続されている。主として、第1配線90Aは、ミラー部20が揺動する際に加わる応力が小さい領域(固定枠27等)に設けられている。第2配線90Bは、ミラー部20が揺動する際に加わる応力が大きい領域(第2接続部26B等)に設けられている。
 例えば、第1配線90Aは、金(Au)により形成されており、第2配線90Bは、金(Al)及びチタン(Ti)を含んで形成されている。例えば、第2配線90Bは、Al及びTiを含むアモルファス金属である。すなわち、金属配線90は、3種の金属材料を含んで形成されている。なお、金属配線90は、3種以上の金属材料を含んで形成されていてもよい。
 金属配線93,94は、金属配線90と同様に、第1配線と第2配線とを接続することにより構成されている。金属配線93,94は、3種以上の金属材料を含んで形成されていてもよい。
 本開示の技術に係るMMDでは、複数の金属配線のうち少なくとも1つは、Auにより形成された第1配線とAl及びTiを含んで形成された第2配線とを接続することにより構成されている。第1配線は、金属パッドと同一の金属材料によって、金属パッドと一体的に形成されている。
 図11は、CPU40による角度検出信号を生成する信号処理の一例を示す。例えば、CPU40は、圧電センサ51の上部電極72から得られる電圧信号V1から、圧電センサ53の上部電極72から得られる電圧信号V3を減算することにより、第1軸a周りのミラー部20の角度を表す第1角度検出信号S1を生成する。また、CPU40は、圧電センサ51の上部電極72から得られる電圧信号V1から、圧電センサ52の上部電極72から得られる電圧信号V2を減算することにより、第2軸a周りのミラー部20の角度を表す第2角度検出信号S2を生成する。
 電圧信号V1と電圧信号V3とに含まれる第1軸a周りの信号成分(検出対象成分)は互いに位相である。これに対して、電圧信号V1と電圧信号V3とに含まれる第2軸a周りの信号成分(ノイズ成分)は同位相である。したがって、電圧信号V1から電圧信号V3を減算することにより、検出対象成分が増幅されるとともに、検出対象以外の他の軸周りの信号成分である他軸ノイズが低減される。
 電圧信号V1と電圧信号V2とに含まれる第2軸a周りの信号成分(検出対象成分)は互いに位相である。これに対して、電圧信号V1と電圧信号V2とに含まれる第1軸a周りの信号成分(ノイズ成分)は同位相である。したがって、電圧信号V1から電圧信号V2を減算することにより、検出対象成分が増幅されるとともに、検出対象以外の他の軸周りの信号成分である他軸ノイズが低減される。
 図12及び図13は、MMD2に生じる応力のシミュレーション結果を示す。図12は、ミラー部20を第1軸a周りに揺動させた場合における応力分布の一例を示す。図13は、ミラー部20を第2軸a周りに揺動させた場合における応力分布の一例を示す。なお、図12では、ミラー部20の最大振幅を光学全角で68°としている。図13では、ミラー部20の最大振幅を光学全角で46°としている。
 図12及び図13に示すように、ミラー部20が揺動することにより生じる応力は、可動枠22、第2接続部26B等の領域に集中する。図12及び図13に示すように、接触領域CRを、応力が集中する領域以外の領域に配置することにより、接触領域CRにおける導通性の低下を抑制することができる。
 なお、上記実施形態に係るMMD2の構成は一例であり、種々の変形が可能である。
 上記実施形態では、図11に示すように、電圧信号V1から電圧信号V3を減算することにより第1角度検出信号S1を生成し、電圧信号V1から電圧信号V2を減算することにより第2角度検出信号S2を生成している。これに代えて、電圧信号V1と電圧信号V2とを加算することにより第1角度検出信号S1を生成し、電圧信号V1から電圧信号V3を減算することにより第2角度検出信号S2を生成することも可能である。このように、電圧信号V1~V4を加算又は減算することにより、第1角度検出信号S1及び第2角度検出信号S2を生成することができる。
 また、上記実施形態では、第2軸aを中心として線対称の関係にある一対の圧電センサの下部電極が、金属配線としての電極配線を介して接続されている。これに代えて、第2軸aを中心として線対称の関係にある一対の圧電センサの上部電極を、金属配線としての電極配線を介して接続してもよい。この場合、一対の圧電センサの下部電極から得られる電圧信号を用いて角度検出信号を生成することが可能である。
 また、上記実施形態では、4つの圧電センサ51~54を設けているが、圧電センサの数は4に限定されない。また、圧電センサの形状及び配置する位置は、適宜変更可能である。例えば、第1軸a又は第2軸a上に圧電センサを設けてもよい。
 また、上記実施形態において、駆動制御部4のハードウェア構成は種々の変形が可能である。駆動制御部4の処理部は、1つのプロセッサで構成されてもよいし、同種または異種の2つ以上のプロセッサの組み合わせで構成されてもよい。プロセッサには、CPU、プログラマブルロジックデバイス(Programmable Logic Device:PLD)、専用電気回路等が含まれる。CPUは、周知のとおりソフトウエア(プログラム)を実行して各種の処理部として機能する汎用的なプロセッサである。PLDは、FPGA(Field Programmable Gate Array)等の、製造後に回路構成を変更可能なプロセッサである。専用電気回路は、ASIC(Application Specific Integrated Circuit)等の特定の処理を実行させるために専用に設計された回路構成を有するプロセッサである。
 上記説明によって以下の技術を把握することができる。

 入射光を反射する反射面を有するミラー部と、
 前記ミラー部の静止時における前記反射面を含む平面内にある第1軸上で前記ミラー部と接続され、かつ前記ミラー部を前記第1軸周りに揺動可能に支持する一対の第1支持部と、
 一対の前記第1支持部に接続され、前記第1軸を挟んで対向した一対の可動枠と、
 前記平面内であって前記第1軸に交差する第2軸上で一対の前記可動枠に接続され、かつ前記ミラー部と一対の前記第1支持部と一対の前記可動枠とを前記第2軸周りに揺動可能に支持する一対の第2支持部と、
 一対の前記可動枠を囲んで配置され、前記第1軸又は前記第2軸を挟んで対向する複数の圧電アクチュエータを有する駆動部と、
 前記駆動部を囲んで配置された固定枠と、
 前記固定枠よりも厚みが薄く、前記第1軸又は前記第2軸の方向に延伸して前記駆動部と前記固定枠とを接続する一対の接続部と、
 前記固定枠上に形成された複数の金属パッドと、
 複数の前記圧電アクチュエータと複数の前記金属パッドとを電気的に接続する複数の金属配線と、
 を備え、
 複数の前記圧電アクチュエータは、前記ミラー部を前記第1軸又は前記第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/120以上1/8以下となる領域に配置されている、
 ミラー装置。

Claims (9)

  1.  入射光を反射する反射面を有するミラー部と、
     前記ミラー部の静止時における前記反射面を含む平面内にある第1軸上で前記ミラー部と接続され、かつ前記ミラー部を前記第1軸周りに揺動可能に支持する一対の第1支持部と、
     一対の前記第1支持部に接続され、前記第1軸を挟んで対向した一対の可動枠と、
     前記平面内であって前記第1軸に交差する第2軸上で一対の前記可動枠に接続され、かつ前記ミラー部と一対の前記第1支持部と一対の前記可動枠とを前記第2軸周りに揺動可能に支持する一対の第2支持部と、
     一対の前記可動枠を囲んで配置され、前記第1軸又は前記第2軸を挟んで対向する複数の圧電アクチュエータを有する駆動部と、
     前記駆動部を囲んで配置された固定枠と、
     前記固定枠よりも厚みが薄く、前記第1軸又は前記第2軸の方向に延伸して前記駆動部と前記固定枠とを接続する一対の接続部と、
     前記固定枠上に形成された複数の金属パッドと、
     複数の前記圧電アクチュエータと複数の前記金属パッドとを電気的に接続する複数の金属配線と、
     を備え、
     複数の前記圧電アクチュエータは、前記ミラー部を前記第1軸又は前記第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/120以上1/8以下となる領域に配置されている、
     ミラー装置。
  2.  複数の前記圧電アクチュエータは、前記ミラー部を前記第1軸又は前記第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/40以上1/8以下となる領域に配置されている、
     請求項1に記載のミラー装置。
  3.  前記駆動部は、
     一対の前記可動枠を囲んで配置され、前記第2軸を挟んで対向する一対の前記圧電アクチュエータで構成された第1アクチュエータと、
     前記第1アクチュエータを囲んで配置され、前記第1軸を挟んで対向する一対の前記圧電アクチュエータで構成された第2アクチュエータと、
     を有する請求項1記載のミラー装置。
  4.  複数の前記圧電アクチュエータと複数の前記金属配線とが接触する接触領域は、前記ミラー部を前記第1軸又は前記第2軸周りに揺動させた際に生じる最大主応力の最大値が、全体に生じる最大主応力の最大値の1/15以下となる領域に配置されている、
     請求項1に記載のミラー装置。
  5.  複数の前記圧電アクチュエータは、それぞれ上部電極、圧電膜、及び下部電極によって構成されており、
     複数の前記金属配線の各々は、前記上部電極又は前記下部電極に接続されている、
     請求項1に記載のミラー装置。
  6.  複数の前記金属配線のうち少なくとも1つは、3種以上の金属材料を含んで形成されている、
     請求項1に記載のミラー装置。
  7.  複数の前記金属配線のうち少なくとも1つは、Auにより形成された第1配線とAl及びTiを含んで形成された第1配線と接続することにより構成されている、

  8.  一対の前記接続部は、前記第2軸上に配置されている、

  9.  請求項1に記載のミラー装置と、
     プロセッサと、
     を備える光走査装置であって、
     前記プロセッサは、複数の前記圧電アクチュエータの各々に駆動信号を与えることにより、前記ミラー部を前記第1軸及び前記第2軸の周りにそれぞれ揺動させる、
     光走査装置。
