Description

保護膜形成用組成物、半導体基板、及び電子部品
 本発明は、異物、傷つき、破損などから半導体基板、電子部品などを保護できる保護膜形成用組成物、半導体基板、電子部品、及び加工された半導体基板の製造方法に関する。
 半導体装置の製造において、特にいわゆる後工程において、半導体基板(例えば、ウエハー)を支持基板に貼り付け後、バックグラインド(研削)、配線作成工程等を行い、その後支持基板を剥離して所望の半導体基板を得る工程が検討されている。
 そのような工程においては、異物が発生することがあり、その除去が求められる。そこで、例えば、特許文献1及び特許文献2には、半導体基板の表面に基板処理膜を形成して、この基板表面の異物を除去するプロセスにおいて、基板表面の微小なパーティクルを効率よく除去でき、かつ形成された基板処理膜を基板表面から容易に除去するための基板処理膜形成用組成物及び基板の処理方法が開示されている。

 他方、半導体基板を支持基材に貼り付ける際、その後の工程(例えば、加熱工程、薬液処理工程など)に耐性を有する接着剤層(例えば、ポリマーを含む液状組成物、バックグラインドテープ、ダイシングテープなど)により半導体基板を貼り付ける。または、粘着剤層を有する支持基材を用いる。そして、その後、半導体基板を剥離する工程が行われる。その際に接着剤層又は支持基材の粘着剤層が、基板上に異物(残渣)として残ってしまう場合がある。これは、基板上に予め配線等が形成された半導体基板表面に、直接接着剤層を形成する場合、又は直接粘着剤層を有する支持基材を貼り付ける場合、特に顕著に発生する。この異物は、公知の有機溶剤、液状薬品等で洗浄等を行っても、完全に取り除けない場合がある。
 そこで、接着剤層、粘着剤層などから発生する剥離残渣(異物)が半導体基板上に残ることを簡便な方法で防ぐことができる異物除去用コーティング膜形成組成物が求められている。
 ところで、電子部品(半導体チップともいう)がプリント基板等に実装される際には、チップマウントという工程が行われる。チップマウントでは、複数の電子部品が載置されたリール又はトレイから、吸着ノズル等の把持部材によって電子部品を取り、プリント基板の所望の位置にその電子部品を配置する。チップマウントの際には、把持部材によって電子部品が傷ついたり、破損しないことが求められる。
 そこで、本発明は、異物、傷つき、破損などから、半導体基板、電子部品などを保護でき、かつ除去が容易な保護膜を形成可能な保護膜形成用組成物を提供することを目的とする。
 また、本発明は、当該保護膜形成用組成物から形成される保護膜、当該保護膜を有する半導体基板又は電子部品、及び当該保護膜を用いた加工された半導体基板の製造方法を提供することを目的とする。
 本発明者らは、上記の課題を解決する為、鋭意検討を行った結果、上記の課題を解決できることを見出し、以下の要旨を有する本発明を完成させた。
 すなわち、本発明は以下を包含する。
 [1] フェノール性ヒドロキシ基及びカルボキシ基の少なくともいずれかを有するポリマー(A)、ビニルエーテル基含有架橋剤(B)、光酸発生剤(C)及び溶剤(D)を含む、保護膜形成用組成物。
 [2] 前記ポリマー(A)が、ヒドロキシスチレンに由来する繰り返し単位を有する、[1]に記載の保護膜形成用組成物。
 [3] 半導体基板を異物から保護する保護膜である異物除去用コーティング膜を形成するための組成物である、[1]又は[2]に記載の保護膜形成用組成物。
 [4] 電子部品の傷つき防止又は破損防止のための保護膜を形成するための組成物である、[1]又は[2]に記載の保護膜形成用組成物。
 [5] 反射防止膜形成用組成物ではない、[1]から[4]のいずれかに記載の保護膜形成用組成物。
 [6] 前記ビニルエーテル基含有架橋剤(B)が、下記式(VE)で表される化合物である、[1]から[5]のいずれかに記載の保護膜形成用組成物。

 また、本発明は、当該保護膜形成用組成物から形成される保護膜、当該保護膜を有する半導体基板又は電子部品、及び当該保護膜を用いた加工された半導体基板の製造方法を提供することができる。

(保護膜形成用組成物)
 本発明の保護膜形成用組成物は、ポリマー(A)、架橋剤(B)、光酸発生剤(C)及び溶剤(D)を含む。
 ポリマー(A)は、フェノール性ヒドロキシ基及びカルボキシ基の少なくともいずれかを有する。
 架橋剤(B)は、少なくとも2つのビニルエーテル基を有する。以下、架橋剤(B)を、ビニルエーテル基含有架橋剤(B)と称することがある。
 保護膜形成用組成物は、その他の成分として、アセタール化触媒(E)を含んでいてもよい。
 本発明の保護膜形成用組成物から得られる保護膜では、加熱等によって、ポリマー(A)におけるフェノール性ヒドロキシ基又はカルボキシ基と、ビニルエーテル基含有架橋剤(B)におけるビニルエーテル基との反応(アセタール化反応)によってアセタール構造が形成される。その結果、架橋構造を有する保護膜が形成される。そして、架橋構造を有する保護膜は、溶剤耐性(例えば、有機溶剤やアルカリ性除去液に対する耐性)を有する。
 他方、架橋構造を有する保護膜に光を照射すると、光酸発生剤から発生した酸によるアセタール構造の分解により架橋構造が分解される。その結果、光が照射された後の保護膜は、溶剤(例えば、有機溶剤やアルカリ性除去液)に溶解しやすくなる。そのため、保護膜の除去が容易となる。
 光は、レーザー光であってもよいし、非レーザー光であってもよい。
 光の波長としては、特に制限されず、例えば、210nm~440nmが挙げられる。
 光源としては、例えば、えば、低圧水銀ランプ(殺菌ランプ、蛍光ケミカルランプ、ブラックライト)、高圧放電ランプ(高圧水銀ランプ、メタルハライドランプ)、ショートアーク放電ランプ(超高圧水銀ランプ、キセノンランプ、水銀キセノンランプ)、発光ダイオード(light-emitting diode;LED)などが挙げられる。
 照射量としては、特に制限されず、例えば、5mJ/cm~1,000mJ/cmが挙げられる。
 保護膜形成用組成物は、好ましくは、半導体基板を異物から保護する保護膜である異物除去用コーティング膜を形成するための組成物である。
 保護膜形成用組成物は、好ましくは、電子部品の傷つき防止又は破損防止のための保護膜を形成するための組成物である。
 本発明の保護膜形成用組成物は、反射防止膜形成用組成物ではない。反射防止膜形成用組成物は、半導体装置の製造のためのリソグラフィープロセスにおいて使用される反射防止膜形成用組成物である。反射防止膜形成用組成物は、フォトレジストと基板との間に設けられる反射防止膜を形成するための組成物である。
 例えば、本発明の保護膜形成用組成物は、WO2005/111724に記載の反射防止膜形成用組成物ではない。
<ポリマー(A)>
 ポリマー(A)は、フェノール性ヒドロキシ基及びカルボキシ基の少なくともいずれかを有する。
 ポリマー(A)に含まれるフェノール性ヒドロキシ基及びカルボキシ基の数の和は、例えば、2つ以上である。この場合、フェノール性ヒドロキシ基が2つ以上であり、カルボキシ基が含まれていなくてもよいし、カルボキシ基が2つ以上であり、フェノール性ヒドロキシ基が含まれていなくてもよい。
 ポリマー(A)としては、フェノール性ヒドロキシ基及びカルボキシ基の少なくともいずれかを有する限り、特に制限されず、フェノールノボラック、クレゾールノボラック、ポリヒドロキシスチレン、ポリアミック酸、ポリアクリル酸などが挙げられる。
 ポリマー(A)としては、そのポリマーを構成するユニット(繰り返しの単位構造)の全てがフェノール性ヒドロキシ基又はカルボキシル基を有するものが使用できる。また、フェノール性ヒドロキシ基又はカルボキシル基を有するユニットとフェノール性ヒドロキシ基又はカルボキシル基を有さないユニットから構成されるポリマーを使用することもできる。そして、このようなフェノール性ヒドロキシ基又はカルボキシル基を有するユニットとフェノール性ヒドロキシ基又はカルボキシル基を有さないユニットとから構成されるポリマーが用いられる場合、そのポリマーにおけるフェノール性ヒドロキシ基又はカルボキシル基を有するユニットのモル割合は、ポリマーを構成する全ユニットに対して、1%以上、例えば10%以上、特に20%以上であることが好ましいが、光が照射された後の保護膜のアルカリ性除去液に対する溶解性の観点から、5%~100%、例えば10%~100%、好ましくは20%~100%、より好ましくは30%~100
%である。
 ポリマー(A)としては、例えば以下の式(4)~(23)、(26)~(35)で表されるポリマーが挙げられる。式中p、p、p及びpはそれぞれ、ポリマー中の各ユニットのモル割合を表わし、その和は100%となる値を表す。

 ポリマー(A)としては、ヒドロキシスチレンユニット(ヒドロキシスチレンに由来する繰り返し単位)を含むポリマー(例えばポリヒドロキシスチレン)が挙げられる。ポリマー(A)としてはまた、アクリル酸エステル化合物、メタクリル酸エステル化合物、マレイミド、及びビニルエーテル化合物等の付加重合性二重結合を有する化合物とヒドロキシスチレンとの共重合により製造されるポリマー、例えば、式(8)~(11)のポリマーも挙げられる。光が照射された後の保護膜のアルカリ性除去液に対する溶解性の点から、ヒドロキシスチレンユニットはポリマーを構成する全ユニットに対して、10%以上のモル割合で含まれることが好ましい。ポリマーにおけるヒドロキシスチレンユニットのモル割合は、ポリマーを構成する全ユニットに対して、10%以上、好ましくは20%以上であり、例えば10%~100%、好ましくは20%~100%、より好ましくは30%~100%である。
 ポリマー(A)としてはまた、アクリル酸ユニット又はメタクリル酸ユニットを含むポリマー(例えばポリアクリル酸又はポリメタクリル酸ポリマー)が挙げられる。更に、ポリマー(A)としては、アクリル酸エステル化合物、メタクリル酸エステル化合物、及びスチレン化合物等の付加重合性二重結合を有する化合物と、アクリル酸又はメタクリル酸とから製造されるポリマー、例えば、式(10)、(12)~(15)のポリマーも挙げられる。光が照射された後の保護膜のアルカリ性除去液に対する溶解性の点から、アクリル酸ユニット又はメタクリル酸ユニットはポリマーを構成する全ユニットに対して、10%以上のモル割合で含まれることが好ましい。ポリマーにおけるアクリル酸ユニット又はメタクリル酸ユニットのモル割合は、ポリマーを構成する全ユニットに対して、10%以上、好ましくは20%以上であり、例えば10%~100%、好ましくは20%~90%、より好ましくは30%~70%である。
 ポリマー(A)としてはまた、ポリイミドが挙げられる。本発明において用いられるポリイミドは、テトラカルボン酸二無水物化合物と、フェノール性ヒドロキシ基又はカルボキシル基を有するジアミン化合物から製造することができる。このようなポリイミドとしては、例えば、式(31)~(35)のポリイミドが挙げられる。そして、例えば、式(31)のポリイミドは、1,2,4,5-ベンゼンテトラカルボン酸二無水物化合物と3,5-ジアミノ安息香酸及び2,2-ビス(3-アミノ-4-トルイル)ヘキサフルオロプロパンとの反応によって得ることができる。
 ポリマー(A)としてはまた、ポリアミック酸が挙げられる。ポリアミック酸は、ジアミン化合物とテトラカルボン酸又はその誘導体であるテトラカルボン酸二無水物化合物やジカルボン酸ジハロゲン化物などとを反応することにより製造することができる。ポリアミック酸はまた、ビスシリル化ジアミン化合物とテトラカルボン酸二無水物化合物を用いた重合によりポリアミド酸シリルエステルを合成した後、酸によりシリルエステル部分を分解することによっても製造することができる。本発明において用いられるポリアミック酸としては、例えば、式(16)~(23)、(26)~(30)のポリアミック酸が挙げられる。そして、例えば、式(20)のポリアミック酸は、1,2,4,5-ベンゼンテトラカルボン酸二無水物化合物と3,5-ジアミノ安息香酸及び2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニルとの反応によって得ることができる。
 ポリマー(A)としてはまた、少なくとも二つのエポキシ基を有する化合物と少なくとも二つのフェノール性ヒドロキシ基又はカルボキシル基を有する化合物とから製造されるポリマーが挙げられる。このようなポリマーとしては、少なくとも二つ、例えば二つ乃至六つのエポキシ基を有する化合物と、少なくとも二つ、例えば二つ乃至六つのフェノール性ヒドロキシ基又はカルボキシル基を有する化合物とから製造されるものが挙げられる。
 このようなポリマーは、少なくとも二つのエポキシ基を有する化合物とエポキシ基に対してほぼ等モル量の少なくとも二つのフェノール性ヒドロキシ基又はカルボキシル基を有する化合物を、四級アンモニウム塩等の触媒存在下において反応させることにより製造することができる。
 少なくとも二つのエポキシ基を有する化合物としては、例えば、トリス(2,3-エポキシプロピル)イソシアヌレート、1,4-ブタンジオールジグリシジルエーテル、1,2-エポキシ-4-(エポキシエチル)シクロヘキサン、グリセロールトリグリシジルエーテル、ジエチレングリコールジグリシジルエーテル、2,6-ジグリシジルフェニルグリシジルエーテル、1,1,3-トリス[p-(2,3-エポキシプロポキシ)フェニル]プロパン、1,2-シクロヘキサンジカルボン酸ジグリシジルエステル、4,4’-メチレンビス(N,N-ジグリシジルアニリン)、3,4-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート、トリメチロールエタントリグリシジルエーテル、ビスフェノール-A-ジグリシジルエーテル、及びペンタエリスリトールポリグリシジルエーテル等を挙げることができる。
 少なくとも二つのフェノール性ヒドロキシ基又はカルボキシル基を有する化合物としては、例えば、1,2,3-アントラセントリオール、2,7,9-アントラセントリオール、2-ヒドロキシ-1-ナフトエ酸、7-ヒドロキシ-1-ナフトエ酸、3-ヒドロキシ-2-ナフトエ酸、2,6-ナフトエ酸、1-ヒドロキシ-4-フェニル-3-ナフトエ酸、6-エトキシ-2,3-ナフタレンジオール、4-ヒドロキシ安息香酸、2-クロロ-4-ヒドロキシ安息香酸、2,4-ジヒドロキシ-5-メチル安息香酸、3-ヒドロキシ安息香酸、5-ヒドロキシイソフタル酸、2,5-ジヒドロキシ安息香酸、テレフタル酸、2-ニトロテレフタル酸、3,5-ジブロモ-4-ヒドロキシ安息香酸、3,5-ジブロモ-2,4-ジヒドロキシ安息香酸、3-ヨ-ド-5-ニトロ-4-ヒドロキシ安息香酸、3,5-ジヨード-2-ヒドロキシ安息香酸、2,4,6-トリヨード-3-ヒドロキシ安息香酸、2,4,6-トリブロモ-3-ヒドロキシ安息香酸、及び2-ブロモ-4,6-ジメチル-3-ヒドロキシ安息香酸等が挙げられる。
 少なくとも二つのエポキシ基を有する化合物と少なくとも二つのフェノール性ヒドロキシ基又はカルボキシル基を有する化合物とから製造されるポリマーとしては、例えば、式(43)のポリマーが挙げられる。

 式(1)で表されるユニットを有するポリマーは、式(1-1)で表されるモノマーを、N,N’-アゾビスイソブチロニトリル等の重合開始剤を使用して重合反応させることによって製造することができる。

 スチレン化合物としては、スチレン、メチルスチレン、クロロスチレン、ブロモスチレン、及びヒドロキシスチレン等が挙げられる。
 マレイミド化合物としては、例えば、マレイミド、N-メチルマレイミド、N-フェニルマレイミド、及びN-シクロヘキシルマレイミド等が挙げられる。
 本発明の保護膜形成用組成物における式(1)で表されるユニットを有するポリマーとしては、例えば、式(44)~(49)のポリマーが挙げられる。式中q、q、q及びqはそれぞれ、ポリマー中の各ユニットのモル割合を表わし、q1は10%以上であり、かつ、それらの和は100%となる値を表す。
 ポリマー(A)の重量平均分子量としては、特に制限されないが、1,000~50,000が好ましく、1,500~30,000がより好ましい。なお、重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)により、標準試料としてポリスチレンを用いて得られる値である。
 保護膜形成用組成物におけるポリマー(A)の含有量としては、特に制限されないが、固形分に対して、40質量%~95質量%が好ましく、50質量%~90質量%がより好ましく、60質量%~85質量%が特に好ましい。
 ここで固形分とは、保護膜形成用組成物の全成分から溶剤成分を除いたものである。
<ビニルエーテル基含有架橋剤(B)>
 ビニルエーテル基含有架橋剤(B)としては、2つ以上のビニルエーテル基を有する化合物であれば、特に制限されない。
 ビニルエーテル基含有架橋剤(B)が有するビニルエーテル基の数としては、2つ以上であれば特に制限されず、例えば、2つ~8つであってもよいし、2つ~6つであってもよいし、2つ~4つであってもよい。
 ビニルエーテル基含有架橋剤(B)の分子量としては、特に制限されず、例えば、100~1,000であってもよいし、100~800であってもよいし、100~550であってもよい。
 ビニルエーテル基含有架橋剤(B)としては、例えば、下記式(VE)で表される化合物が挙げられる。

 ビニルエーテル基含有架橋剤(B)は、単独または2種以上の組合せで使用することができる。
 保護膜形成用組成物におけるビニルエーテル基含有架橋剤(B)の含有量としては、特に制限されないが、ポリマー(A)に対して、3質量%~80質量%が好ましく、5質量%~75質量%がより好ましく、10質量%~65質量%が特に好ましい。
<光酸発生剤(C)>
 光酸発生剤(C)としては、露光に使用される光の照射によって酸を発生する化合物が挙げられる。例えば、ジアゾメタン化合物、オニウム塩化合物、スルホンイミド化合物、ニトロベンジル化合物、ベンゾイントシレート化合物、ハロゲン含有トリアジン化合物、及びシアノ基含有オキシムスルホネート化合物等の光酸発生剤が挙げられる。これらの中でオニウム塩化合物の光酸発生剤が好適である。
 オニウム塩化合物としては、例えば、スルホニウム塩化合物、ヨードニウム塩化合物などが挙げられる。

 保護膜形成用組成物における光酸発生剤(C)の含有量としては、特に制限されないが、ポリマー(A)に対して、0.1質量%~20質量%が好ましく、1質量%~15質量%がより好ましい。
<溶剤(D)>
 溶剤(D)としては、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチルピロリドン等を用いることができる。
 これらの溶剤は単独または2種以上の組合せで使用することができる。
 さらに、プロピレングリコールモノブチルエーテル、プロピレングリコールモノブチルエーテルアセテート等の高沸点溶剤を混合して使用することができる。
 保護膜形成用組成物は、例えば、各成分を均一に混合することによって容易に調製することができ、適当な溶剤に溶解されて溶液状態で用いられる。
 このように調製された保護膜形成用組成物は、孔径が0.2μm程度のフィルタなどを用いて濾過した後、使用に供することが好ましい。このように調製された保護膜形成用組成物は、室温で長期間の貯蔵安定性にも優れる。
 保護膜形成用組成物における固形分の割合は、各成分が均一に溶解している限りは特に限定はないが、例えば0.5~50質量%であり、又、例えば1~30質量%である。
<アセタール化触媒(E)>
 ポリマー(A)におけるフェノール性ヒドロキシ基又はカルボキシ基と、ビニルエーテル基含有架橋剤(B)におけるビニルエーテル基との反応(アセタール化反応)のための触媒として、保護膜形成用組成物はアセタール化触媒(E)を含んでいてもよい。
 ポリマー(A)におけるフェノール性ヒドロキシ基又はカルボキシ基と、ビニルエーテル基含有架橋剤(B)におけるビニルエーテル基との組み合わせによっては、保護膜形成用組成物はアセタール化触媒(E)を含んでいなくてもよい。
 アセタール化(ヘミアセタール化)触媒としては、特に制限されないが、酸が好ましい。
 酸としては、例えば、有機酸、無機酸が挙げられる。
 有機酸としては、例えば、脂肪族モノカルボン酸、脂肪族多価カルボン酸、芳香族カルボン酸、芳香族スルホン酸またはその塩などが挙げられる。
 無機酸としては、例えば、硫酸塩、硫酸水素塩、鉱酸、ヘテロポリ酸などが挙げられる。
 脂肪族モノカルボン酸としては、例えば、ギ酸、酢酸、プロピオン酸、ブタン酸、トリクロロ酢酸、ジクロロ酢酸、ピルビン酸、グリコール酸などが挙げられる。
 脂肪族多価カルボン酸としては、例えば、シュウ酸、マレイン酸、コハク酸、マロン酸、フマル酸、酒石酸、クエン酸などが挙げられる。
 芳香族カルボン酸としては、例えば、安息香酸、テレフタル酸などが挙げられる。
 芳香族スルホン酸またはその塩としては、例えば、ベンゼンスルホン酸、p-トルエンスルホン酸、p-トルエンスルホン酸ピリジニウム塩、p-トルエンスルホン酸キノリニウム塩などが挙げられる。
 硫酸塩としては、例えば、硫酸ナトリウム、硫酸カリウム、硫酸マグネシウム、硫酸カルシウム、硫酸ニッケル、硫酸銅、硫酸ジルコニウムなどが挙げられる。
 硫酸水素塩としては、例えば、硫酸水素ナトリウム、硫酸水素カリウムなどが挙げられる。
 鉱酸としては、例えば、硫酸、塩酸、リン酸、ポリリン酸などが挙げられる。
 ヘテロポリ酸としては、例えば、リンバナドモリブデン酸、リンタングストモリブデン酸、ケイタングストモリブデン酸などが挙げられる。
 これらの中でも、有機酸が好ましく、脂肪族多価カルボン酸が好ましい。
 保護膜形成用組成物におけるアセタール化触媒(E)の含有量としては、特に制限されないが、ポリマー(A)に対して、0.1質量%~10質量%が好ましく、0.5質量%~5質量%がより好ましい。
<その他の成分>
 保護膜形成用組成物は、添加剤として、吸光性化合物、界面活性剤、接着補助剤、レオロジー調整剤、シリカ粒子などを含むことができる。
 保護膜形成用組成物は、好ましくは、半導体基板を異物から保護する保護膜である異物除去用コーティング膜を形成するための組成物である。
 異物除去用コーティング膜は、光照射された後に除去液によって除去可能な膜である。
 本発明で異物とは、基板上に付着した目的物以外の物質のことである。半導体装置製造においては、異物は不要な物質である。異物としては、例えば、ウエハー上に付着したパーティクル、金属不純物、エッチング後残渣、接着剤層の剥離残渣等が挙げられる。
 異物除去用コーティング膜は、ウエハー同士を接着剤によって接着し、その後接着剤を剥離する工程において、接着剤塗布前に本発明のコーティング膜を形成させておき、その後ウエハーの接着、剥離工程を行った後の異物(接着剤層の残渣)を剥離するために、特に好ましく用いられる。
 異物除去用コーティング膜は、半導体基板上に既に存在する異物を除去するために用いることもできる。
 除去液としては、保護膜形成用組成物から形成される保護膜を光照射後に除去可能であれば特に制限されない。
 保護膜は、例えば、半導体基板上又は電子部品上に形成される。その場合の除去としては、半導体基板上又は電子部品上から除去されることを指す。
 ここで、除去の態様としては、溶解除去、剥離除去などが挙げられる。剥離除去としては、例えば、膨潤によって被着物から剥離することが挙げられる。
 除去液は、水を含んでいてもよいし、有機溶剤を含んでいてもよい。
 除去液は、有機溶剤を50質量%以上含む除去液であってもよい。
 有機溶剤としては、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチルピロリドンなどが挙げられる。
 除去液としては、例えば、アルカリ性除去液、酸性除去液が挙げられる。
 アルカリ性除去液は、アルカリを含む。アルカリとしては、例えば、アンモニア、無機アルカリ化合物、水酸化四級アンモニウム、アミン、ヒドラジンなどが挙げられる。
 アルカリ性除去液は、半導体製造プロセスで用いられる現像液又は洗浄液であり、かつアルカリ性を示すものでもよい。例えば、現像液として、NMD-3(2.38%テトラメチルアンモニウムヒドロキシド水溶液、東京応化工業株式会社製)が挙げられる。
 無機アルカリ化合物としては、例えば、水酸化カリウム、水酸化ナトリウム、水酸化リチウム、リン酸水素二アンモニウム、リン酸水素二カリウム、リン酸水素二ナトリウム、ケイ酸リチウム、ケイ酸ナトリウム、ケイ酸カリウム、炭酸リチウム、炭酸ナトリウム、炭酸カリウム、ホウ酸リチウム、ホウ酸ナトリウム、ホウ酸カリウム等などが挙げられる。
 水酸化四級アンモニウムとしては、例えば、水酸化テトラメチルアンモニウム、水酸化テトラエチルアンモニウム、トリメチルヒドロキシエチルアンモニウムヒドロキシド、コリンなどが挙げられる。
 アミンとしては、例えば、エタノールアミン、メチルアミン、ジメチルアミン、トリメチルアミン、モノエチルアミン、ジエチルアミン、トリエチルアミン、n-プロピルアミン、ジ-n-プロピルアミン、イソプロピルアミン、ジイソプロピルアミン、メチルジエチルアミン、ジメチルエタノールアミン、トリエタノールアミン、エチレンジアミンなどが挙げられる。
 ヒドラジンとしては、例えばヒドラジン一水和物などが挙げられる。
 また、アルカリ性除去液は、SC-1(アンモニア-過酸化水素溶液)であってもよい。
 酸性除去液は、酸を含む。酸としては、例えば、無機酸、有機酸が挙げられる。無機酸としては、例えば、硫酸、硝酸、塩酸、リン酸、フッ酸などが挙げられる。
 酸性除去液は、例えば、希フッ酸を含む水溶液である。
 また、酸性除去液は、例えば、硫酸及び過酸化水素を含む水溶液であってもよいし、酢酸又はキレート剤を含む水溶液であってもよい。キレート剤としては、例えば、有機酸、有機酸の塩、アミノ酸、アミノ酸の誘導体などが挙げられる。
 保護膜が除去液に溶解するとは、除去液にて浸漬、洗浄等を行うと、保護膜が除去液に溶解して、基板などの被着物上から存在しなくなることを言う。本発明でいう溶解とは、基板上に形成された該膜が、当初形成された膜厚から、例えば、少なくとも90%以上除去される(すなわち残膜の膜厚は当初膜厚の10%以下)、又は少なくとも95%以上除去される(すなわち残膜の膜厚は当初膜厚の5%以下)、又は少なくとも99%以上除去される(すなわち残膜の膜厚は当初膜厚の1%以下)、最も好ましくは100%除去される(すなわち残膜の膜厚は当初膜厚の0%(残膜無し))ことを意味する。
(保護膜)
 本発明の保護膜は、本発明の保護膜形成用組成物から形成される。
 本発明の保護膜は、例えば、以下の様にして形成することができる。
 半導体基板の上に、スピナー、コーター、浸漬等の適当な塗布方法により本発明の異物除去用コーティング膜形成組成物が塗布され、その後、焼成することにより異物除去用コーティング膜が形成される。焼成する条件としては、焼成温度80℃~300℃、焼成時間0.3~60分間の中から適宜、選択される。
 この際に、ポリマー(A)におけるフェノール性ヒドロキシ基又はカルボキシ基と、ビニルエーテル基含有架橋剤(B)におけるビニルエーテル基との反応(アセタール化反応)によってアセタール構造が形成される。その結果、架橋構造を有する保護膜が形成される。
 保護膜の膜厚は、特に制限されず、例えば、1nm~200μmであり、好ましくは5nm~150μmであり、最も好ましくは10nm~100μmである。
 保護膜が半導体基板を異物から保護する異物除去用コーティング膜である場合の保護膜の膜厚は、例えば、5nm~100μmであり、好ましくは10nm~50μmであり、最も好ましくは15nm~20μmである。
 保護膜が電子部品の傷つき防止又は破損防止のための保護膜である場合の保護膜の膜厚は、例えば、1nm~200μmであり、好ましくは5nm~150μmであり、最も好ましくは10nm~100μmである。
(半導体基板)
 本発明の半導体基板は、その上に本発明の保護膜を有する。
 ここでの保護膜は、通常、架橋構造を有する保護膜であって、光照射前の保護膜である。
 半導体基板全体を構成する主な材質としては、この種の用途に用いられるものであれば特に限定されないが、例えば、シリコン、シリコンカーバイド、化合物半導体などが挙げられる。
 半導体基板の形状は、特に限定されないが、例えば、円盤状である。なお、円盤状の半導体基板は、その面の形状が完全な円形である必要はなく、例えば、半導体基板の外周は、オリエンテーション・フラットと呼ばれる直線部を有していてもよいし、ノッチと呼ばれる切込みを有していてもよい。
 円盤状の半導体基板の厚さとしては、半導体基板の使用目的などに応じて適宜定めればよく、特に限定されないが、例えば、500~1,000μmである。
 円盤状の半導体基板の直径としては、半導体基板の使用目的などに応じて適宜定めればよく、特に限定されないが、例えば、100~1,000mmである。
 半導体基板は、バンプを有していてもよい。バンプとは、突起状の端子である。
 半導体基板がバンプを有する場合、半導体基板は、支持基材側にバンプを有する。
 半導体基板において、バンプは、通常、回路が形成された面上に形成されている。回路は、単層であってもよし、多層であってもよい。回路の形状としては特に制限されない。
 半導体基板において、バンプを有する面と反対側の面(裏面)は、加工に供される面である。
 半導体基板が有するバンプの材質、大きさ、形状、構造、密度としては、特に限定されない。
 バンプとしては、例えば、ボールバンプ、印刷バンプ、スタッドバンプ、めっきバンプなどが挙げられる。
 通常、バンプ高さ1~200μm程度、バンプ半径1~200μm、バンプピッチ1~500μmという条件からバンプの高さ、半径及びピッチは適宜決定される。
 バンプの材質としては、例えば、低融点はんだ、高融点はんだ、スズ、インジウム、金、銀、銅などが挙げられる。バンプは、単一の成分のみで構成されていてもよいし、複数の成分から構成されていてもよい。より具体的には、SnAgバンプ、SnBiバンプ、Snバンプ、AuSnバンプ等のSnを主体とした合金めっき等が挙げられる。
 また、バンプは、これらの成分の少なくともいずれかからなる金属層を含む積層構造を有してもよい。
 半導体基板の一例は、直径300mm、厚さ770μm程度のシリコンウエハーである。
(電子部品)
 本発明の電子部品は、その上に本発明の保護膜を有する。
 ここでの保護膜は、通常、架橋構造を有する保護膜であって、光照射前の保護膜である。
 電子部品としては、IC(Integrated Circuit)チップ、ICチップを備える半導体素子などが挙げられる。
 ICチップを備える半導体素子としては、例えば、BGA(Ball Grid Array)、CSP(Chip-Scale Package)、PGA(Pin Grid Array)、LGA(Line Grid Array)などが挙げられる。
 保護膜は、電子部品が把持部材(例えば、吸着ノズル)によって把持される際の接触面に備えられる。
 把持部材によって所定の位置に電子部品が置かれた後に、保護膜に光が照射される。光が照射された保護膜は、架橋構造が分解し、除去液によって除去されるようになる。
(加工された半導体基板の製造方法)
 本発明の加工された半導体基板の製造方法は、第1工程と、第2工程と、第3工程と、第4工程と、第5工程とを含む。
 第1工程は、本発明の半導体基板(本発明の保護膜の一実施形態である異物除去用コーティング膜を有する半導体基板)と支持基材とを、異物除去用コーティング膜を介して貼り合わせて積層体を製造する工程である。
 第2工程は、積層体を加工する工程である。
 第3工程は、異物除去用コーティング膜に光を照射する工程である。
 第4工程は、積層体から支持基材を剥離する工程である。
 第5工程は、半導体基板又は支持基材を除去液で洗浄して、異物除去用コーティング膜を除去する工程である。
 第一の実施形態では、異物除去用コーティング膜として耐熱性を有する本発明の保護膜である異物除去用コーティング膜を用いる。
<<第1工程>>
 第1工程は、本発明の半導体基板(本発明の保護膜の一実施形態である異物除去用コーティング膜を有する半導体基板)と支持基材とを、異物除去用コーティング膜を介して貼り合わせて積層体を製造する工程である。
 支持基材としては、積層体(例えば、半導体基板)が加工される際に、半導体基板を支持できる部材であれば、特に限定されないが、例えば、可撓性支持基材、ガラス製支持基材などが挙げられる。
 支持基材は、光透過性基材であることが好ましい。
 支持基材は、第3工程において用いられる光に対して十分な透過性を有する基材であることが好ましい。
 支持基材の形状としては、特に限定されないが、例えば、円盤状が挙げられる。
 円盤状の支持基材の厚さとしては、半導体基板の大きさなどに応じて適宜定めればよく、特に限定されないが、例えば、500~1,000μmである。
 円盤状の支持基材の直径としては、半導体基板の大きさなどに応じて適宜定めればよく、特に限定されないが、例えば、100~1,000mmである。
 支持基材の一例は、直径300mm、厚さ700μm程度のガラスウエハーである。
 第1工程は、好ましくは、半導体基板と支持基材とを、異物除去用コーティング膜及び接着剤層を介して貼り合わせて積層体を製造する工程である。
 接着剤層としては、第4工程において積層体から支持基材を剥離することができる限り、特に制限されない。
 接着剤層は、公知の接着剤と方法によって形成することができる。接着剤としては例えば国際公開第2015/190438号等に記載の塗布タイプのウエハー仮接着剤、Thin Materials社の仮貼り合わせ材料(日産化学株式会社)、東レ株式会社製の半導体用ウエハー仮貼り材料、WaferBOND(登録商標)CR-200、HT-10.10(ブリューワーサイエンス社製)を用いてもよいし、テープ状接着剤(例えば、バックグラインド用テープ(例えば、3MTM仮固定用粘着テープ ATT-4025(スリーエム ジャパン株式会社製)、Eシリーズ、Pシリーズ、Sシリーズ(リンテック株式会社製、商品名)、イクロステープ(登録商標)(三井化学東セロ株式会社製))、ダイシング用テープ(例えば、耐溶剤ダイシングテープ(日東電工株式会社製、商品名)、感温性粘着シート インテリマー(登録商標)テープ(ニッタ株式会社製)、インテリマー(登録商標)テープ(アンカーテクノ株式会社製)等)を用いてもよい。
 特定のウエハーハンドリングシステム(例えば、Zero Newton(登録商標)(東京応化工業株式会社製)中に適用されるウエハー用接着剤でもよい。
 また、接着剤層としては、粘着剤層、粘着テープ、仮固定材と称されるものを用いてもよい。そのようなものとしては、例えば、国際公開第2021/225163号パンフレットに記載の粘着剤層、国際公開第2022/065376号パンフレットに記載の接着剤層、国際公開第2022/065388号パンフレットに記載の光硬化型接着剤層などが挙げられる。
 例えば、バックグラインドテープは、基材フィルム、粘着剤層、および剥離フィルムから構成される。基材フィルムはエチレン-酢酸ビニル共重合体(EVA)のような軟質な熱可塑性フィルムが以前から用いられてきたが、ウエハーのサポート性を向上させる目的でポリエチレンテレフタレート(PET)のような剛直な延伸フィルムの使用も試みられている。その後は、更に改良が進み、弾性率の異なる二種類のフィルムの積層設計、例えばPETとエチレン系共重合体の積層設計や、ポリプロピレン(PP)とエチレン系共重合体の積層設計が報告されている。
 粘着剤はアクリル系が一般的である。アクリル系粘着剤は、アクリル酸ブチルのようなガラス転移温度の低いモノマーを主原料としたアクリル共重合体と硬化剤とを反応させて架橋させるような設計が知られている。バックグラインドテープはウエハー回路面に貼り付けて使われるので、テープ剥離後の粘着剤由来の汚染が懸念される。そのため、粘着剤が残留しても水で洗浄して除去することを想定して、エマルション系の粘着剤を用いる設計も報告されているが、完全な除去が難しい。このため本願の異物除去用コーティング膜を回路面に形成後、接着層を形成することで、その後の剥離工程時の異物(接着剤層の残渣)を除去液による洗浄にて完全に除去でき、回路等の配線部にも損傷も起こらない。
 接着剤層の厚みとしては、特に制限されないが、例えば、5μm~500μmであり、10μm~300μmが好ましく、20μm~200μmが更に好ましく、30μm~150μmが特に好ましい。
 第1工程を行う前、接着剤層は、異物除去用コーティング膜上に形成されていてもよいし、支持基材上に形成されていてもよいし、半導体基板上に形成されていてもよい。
 接着剤層を用いない場合、支持基材は粘着剤層を有することが好ましい。支持基材は、例えば、可撓性支持体と粘着剤層とを有する。可撓性支持体としては、例えば、ポリイミドフィルムなどが挙げられる。粘着剤層としては、特に制限されず、前述の粘着剤から形成される層などが挙げられる。
 貼り合せは、例えば、加熱及び加圧下で行われる。
 加熱の温度としては、常温(25℃)以上であれば、特に限定されないが、通常50℃以上であり、過度の加熱を回避する観点から、通常220℃以下であり、ある態様においては、170℃以下である。
 荷重は、基板や層の貼り合わせができ、かつ基板や層に損傷を与えない限り特に限定されるものではないが、例えば、0.5~50kNである。
 また、貼り合せ時の圧力としては、例えば、0.1~20N/mmが挙げられる。なお、圧力は、荷重を掛ける治具に接する基板の単位面積(mm)当たりの力(荷重)を指す。
 減圧度は、基板と層の貼り合わせができ、かつ基板や層に損傷を与えない限り特に限定されるものではないが、例えば、10~10,000Paである。
 接着剤層を用いる場合、第5工程で異物除去用コーティング膜と共に接着剤層の剥離残渣である異物を除去し、半導体基板に異物が存在しないようにすることを目的として、第1工程で製造する積層体の層構造は、半導体基板/異物除去用コーティング膜/接着剤層/支持基材であってもよい。
 また、接着剤層を用いる場合、第5工程で異物除去用コーティング膜と共に接着剤層の剥離残渣である異物を除去し、支持基材に異物が存在しないようにすることを目的として、第1工程で製造する積層体の層構造は、半導体基板/接着剤層/異物除去用コーティング膜/支持基材であってもよい。この場合、支持基材の再利用が容易になる。
 また、半導体基板及び支持基材に異物が存在しないようにすることなどを目的として、第1工程で製造する積層体の層構造は、半導体基板/異物除去用コーティング膜/接着剤層/異物除去用コーティング膜/支持基材であってもよい。
<<第2工程>>
 第2工程は、積層体を加工する工程である。
 第2工程における加工としては、特に制限されないが、例えば、半導体基板の研磨処理、半導体基板の貫通電極形成処理、半導体基板と第2の半導体基板との接続処理などが挙げられる。第2工程における加工は、これらの処理の1つを含んでいてもよいし、2つ以上を含んでいてもよい。
<<研磨処理>>
 半導体基板の研磨処理としては、例えば、半導体基板の異物除去用コーティング膜側の面と反対側の面を研磨し、半導体基板を薄くする処理であれば、特に限定されないが、例えば、研磨剤や砥石を用いた物理的研磨などが挙げられる。
 研磨処理は、半導体基板(例えば、シリコンウエハー)の研磨に使用されている一般的な研磨装置を用いて行うことができる。
 研磨処理によって、半導体基板の厚さが減り、所望の厚さに薄化した半導体基板が得られる。薄化した半導体基板の厚みとしては、特に限定されないが、例えば、30~300μmであってもよいし、30~100μmであってもよい。
<<貫通電極形成処理>>
 例えば、研磨された半導体基板には、複数の薄化された半導体基板を積層した際に薄化された半導体基板間の導通を実現するための貫通電極が形成される場合がある。
 そのため、研磨処理の後であって剥離工程の前に、研磨された半導体基板に貫通電極が形成される貫通電極形成処理を含んでいてもよい。
 半導体基板に貫通電極を形成する方法としては、特に限定されないが、例えば、貫通孔を形成し、形成された貫通孔に導電性材料を充填することなどが挙げられる。
 貫通孔の形成は、例えば、フォトリソグラフィーによって行われる。
 貫通孔への導電性材料の充填は、例えば、めっき技術によって行われる。
 なお、第2工程では、研磨処理を行わず、貫通電極形成処理が行われてもよい。
<<接続処理>>
 接続処理は、例えば、半導体基板と第2の半導体基板とを接続する処理である。
 第2の半導体基板としては、特に制限されず、例えば、前述の半導体基板の説明で挙げたものなどが挙げられる。
 接続処理は、例えば、加熱下で行われる。また、接続処理は、例えば、加圧下で行われる。
 加熱温度としては、特に制限されないが、例えば、100℃~350℃が挙げられる。
 接続処理では、例えば、半導体基板の配線と、第2の半導体基板の配線とが電気的に接続される。そのような接続は、例えば、配線の端部同士を接続することで行われる。
 半導体基板における配線の材質、形状、構造としては、特に制限されない。
 第2の半導体基板における配線の材質、形状、構造としては、特に制限されない。
<第3工程>
 第3工程は、異物除去用コーティング膜に光を照射する工程である。
 異物除去用コーティング膜に照射される光としては、通常、光酸発生剤から酸を発生させることができる限り、特に制限されない。
 光は、レーザー光であってもよいし、非レーザー光であってもよい。
 光の波長としては、特に制限されず、例えば、210nm~440nmが挙げられる。
 光源としては、例えば、えば、低圧水銀ランプ(殺菌ランプ、蛍光ケミカルランプ、ブラックライト)、高圧放電ランプ(高圧水銀ランプ、メタルハライドランプ)、ショートアーク放電ランプ(超高圧水銀ランプ、キセノンランプ、水銀キセノンランプ)、発光ダイオード(light-emitting diode;LED)などが挙げられる。
 照射量としては、特に制限されず、例えば、5mJ/cm~1,000mJ/cmが挙げられる。
 第3工程は、第4工程の後かつ第5工程の前に行われてもよい。即ち、積層体から支持基材が剥離された後に、異物除去用コーティング膜に光が照射されてもよい。
<第4工程>
 第4工程は、積層体から支持基材を剥離する工程である。第4工程は半導体基板と支持基材とが分離される工程ということができる。
 剥離の方法としては、例えば、溶剤剥離、鋭部を有する機材(いわゆるディボンダー)による機械的な剥離、半導体基板と支持基材との間でマニュアルで引きはがす剥離等が挙げられるが、これらに限定されない。
 積層体が接着剤層を含
む場合、通常、接着剤層内部又は接着剤層と隣接する基板若しくは層(例えば異物除去用コーティング膜)との界面で剥離が起こる。接着剤層内部で剥離が起こるとは、接着剤層が開裂することを意味する。
 また、第3工程の後に第4工程が行われる場合、異物除去用コーティング膜への光照射によって、異物除去用コーティング膜が分解し、積層体から支持基材を剥離することが容易になる場合がある。
<第5工程>
 第5工程は、半導体基板又は支持基材を除去液で洗浄して、異物除去用コーティング膜を除去する工程である。
 支持基材から剥離された半導体基板上には、例えば、異物除去用コーティング膜が残っている。そこで、その異物除去用コーティング膜を除去液で除去する。
 第5工程では、例えば、異物除去用コーティング膜とともに異物を除去する。
 第5工程では、例えば、異物除去用コーティング膜と共に、接着剤層の剥離残渣である異物を除去する。
 除去液としては、例えば、本発明の保護膜形成用組成物の説明で挙げた除去液が挙げられる。
 洗浄方法としては、特に制限されないが、異物除去用コーティング膜が残っている半導体基板を除去液に浸漬する方法、異物除去用コーティング膜が残っている半導体基板に除去液を吹き付ける方法などが挙げられる。
 洗浄の条件としては、特に制限されないが、例えば、洗浄液の温度は5℃~50℃である。また、洗浄時間は2~500秒、あるいは3~400秒から適宜選択される。
 例えば、異物除去用コーティング膜は、汎用されている2.38質量%の水酸化テトラメチルアンモニウム水溶液を用いて室温(例えば25℃)で容易に剥離を行なうことができることが好ましい。
 以下に、本発明の加工された半導体基板の製造方法の一例を図を用いて説明する。
 まず、半導体基板11を用意する(図1A)。
 次に、半導体基板11上に、本発明の保護膜である異物除去用コーティング膜12を形成する(図1B)。このとき、異物除去用コーティング膜12は、アセタール構造によって架橋構造を有している。
 次に、図1Bに示す、異物除去用コーティング膜12を備える半導体基板11と、可撓性支持体14A及び粘着剤層14Bを有する支持基材14とを、異物除去用コーティング膜12と粘着剤層14Bとが向かい合うように配置して、貼り合せる(図1C)。なお、支持基材14は、光透過性を有する。
 次に、半導体基板11の異物除去用コーティング膜12側の面と反対側の面を研磨し、半導体基板11を薄くする(図1D)。
 次に、支持基材14側から、異物除去用コーティング膜12に光Lを照射する(図1E)。光照射によって異物除去用コーティング膜12の架橋構造は分解される。
 次に、支持基材14を半導体基板11から分離する(図1F及び図1G)。
 分離後の異物除去コーティング膜12上には、粘着剤層14Bの剥離残渣14Cが残っている(図1G)。そこで、異物除去用コーティング膜12を除去液により除去する(図1H)。そうすることにより、半導体基板11上に異物である剥離残渣14Cが残るのを防ぐことができる。
 以下に、本発明の加工された半導体基板の製造方法の他の一例を図を用いて説明する。
 まず、配線1Aを有する半導体基板1を用意する(図2A)。
 次に、半導体基板1上に、異物除去用コーティング膜2を形成する(図2B)。このとき、異物除去用コーティング膜2は、アセタール構造によって架橋構造を有している。
 他方で、表面に接着剤層3が形成されたガラス基板4を用意する(図2C)。なお、接着剤層3及びガラス基板4は、光透過性を有する。
 そして、図2Bに示す、異物除去用コーティング膜2を備える半導体基板1と、図2Cに示す、接着剤層3を備えるガラス基板4とを、異物除去用コーティング膜2と接着剤層3とが向かい合うように配置して、貼り合せる(図2D、及び図2E)。
 次に、半導体基板1の異物除去用コーティング膜2側の面と反対側の面を研磨し、半導体基板1を薄くする(図2F)。そして、配線1Aを露出させる。
 次に、図2Fに示す積層体と、配線5Aを有する第2の半導体基板5とを、半導体基板1の異物除去用コーティング膜2側の面と反対側の面と、第2の半導体基板5の配線5Aが露出している面とが向かい合うように配置して、貼り合せる(図2G、及び図2H)。
 次に、ガラス基板4側から、異物除去用コーティング膜2に光Lを照射する(図2I)。光照射によって異物除去用コーティング膜2の架橋構造は分解される。
 次に、接着剤層3及びガラス基板4を半導体基板1から分離する(図2J)。分離は、例えば、接着剤層3にレーザーを照射して接着剤層3の接着力を低下させることによって、容易に行うことができる。
 分離後の異物除去コーティング膜2上には、接着剤層3の剥離残渣3Aが残っている(図2J及び図2K)。そこで、異物除去用コーティング膜2を除去液により除去する(図2L)。そうすることにより、半導体基板1上に異物である剥離残渣3Aが残るのを防ぐことができる。
 本発明の加工された半導体基板の製造方法は、半導体基板同士を接続するハイブリッドボンディングに好適に用いることができる。
 次に実施例を挙げ本発明の内容を具体的に説明するが、本発明はこれらに限定されるものではない。
(実施例1)
<保護膜形成用組成物の調製>
 ポリヒドロキシスチレン(商品名VP-8000)0.51g、トリエチレングリコールジビニルエーテル0.25g、シュウ酸0.01g、及び光酸発生剤CPI-110TF(サンアプロ製)0.04gを、プロピレングリコールモノメチルエーテル9.6g及びプロピレングリコールモノメチルエーテルアセテート9.6gに添加し、室温で30分間撹拌して保護膜形成用組成物[1]を調製した。
<保護膜の評価>
<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>
 保護膜形成用組成物[1]を半導体基板(シリコンウェハー)上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で90秒間焼成して膜厚113nmの保護膜を形成した。
 得られた保護膜は、プロピレングリコールモノメチルエーテルに不溶であった。
 得られた保護膜は、プロピレングリコールモノメチルエーテルアセテートに不溶であった。
 得られた保護膜は、2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)に不溶であった。
<<アルカリ性除去液への光照射後の溶解性>>
 保護膜形成用組成物[1]をシリコンウェハー上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で60秒間焼成して膜厚113nmの保護膜を形成した。得られた保護膜上に、キヤノン(株)製紫外線照射装置PLA-501により波長365nmの紫外線を500mJ/cm露光した。アルカリ性除去液として2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)を用いて60秒間パドル現像を行い、純水で洗浄した。保護膜は溶解し、残膜は見られなかった。
(実施例2)
<<保護膜形成用組成物の調製>>
 ポリヒドロキシスチレン(商品名VP-8000)0.63g、1,4-シクロヘキサンジメタノールジビニルエーテル0.13g、及び光酸発生剤CPI-110TF(サンアプロ製)0.04gを、プロピレングリコールモノメチルエーテル9.6g及びプロピレングリコールモノメチルエーテルアセテート9.6gに添加し、室温で30分間撹拌して保護膜形成用組成物[2]を調製した。
<保護膜の評価>
<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>
 保護膜形成用組成物[2]を半導体基板(シリコンウェハー)上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で90秒間焼成して膜厚123nmの保護膜を形成した。
 得られた保護膜は、プロピレングリコールモノメチルエーテルに不溶であった。
 得られた保護膜は、プロピレングリコールモノメチルエーテルアセテートに不溶であった。
 得られた保護膜は、2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)に不溶であった。
<<アルカリ性除去液への光照射後の溶解性>>
 保護膜形成組用成物[2]をシリコンウェハー上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で60秒間焼成して膜厚123nmの保護膜を形成した。得られた保護膜上に、キヤノン(株)製紫外線照射装置PLA-501により波長365nmの紫外線を500mJ/cm露光した。アルカリ性除去絵液として2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)を用いて60秒間パドル現像を行い、純水で洗浄した。保護膜は溶解し、残膜は見られなかった。
(実施例3)
<保護膜形成用組成物の調製>
 ポリヒドロキシスチレン(商品名VP-8000)0.63g、トリメチロールプロパントリビニルエーテル0.13g、及び光酸発生剤CPI-110TF(サンアプロ製)0.04gを、プロピレングリコールモノメチルエーテル9.6g及びプロピレングリコールモノメチルエーテルアセテート9.6gに添加し、室温で30分間撹拌して保護膜形成用組成物[3]を調製した。
<保護膜の評価>

 保護膜形成用組成物[3]を半導体基板(シリコンウェハー)上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で90秒間焼成して膜厚123nmの保護膜を形成した。

 得られた保護膜は、2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)に不溶であった。
<<アルカリ性除去液への光照射後の溶解性>>
 保護膜形成用組成物[3]をシリコンウェハー上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で60秒間焼成して膜厚123nmの保護膜を形成した。得られた保護膜上に、キヤノン(株)製紫外線照射装置PLA-501により波長365nmの紫外線を500mJ/cm露光した。アルカリ性除去液として2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)を用いて60秒間パドル現像を行い、純水で洗浄した。保護膜は溶解し、残膜は見られなかった。
(実施例4)
<保護膜形成用組成物の調製>
 実施例1において、光酸発生剤CPI-110TF(サンアプロ製)0.04gを、光酸発生剤CPI-210S(サンアプロ製)0.04gに変更した以外は、実施例1と同様にして、保護膜形成用組成物[4]を調製した。
<保護膜の評価>
<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>
 保護膜形成用組成物[4]を半導体基板(シリコンウェハー)上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で90秒間焼成して膜厚111nmの保護膜を形成した。
 得られた保護膜は、プロピレングリコールモノメチルエーテルに不溶であった。
 得られた保護膜は、プロピレングリコールモノメチルエーテルアセテートに不溶であった。
 得られた保護膜は、2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)に不溶であった。
<<アルカリ性除去液への光照射後の溶解性>>
 保護膜形成用組成物[4]をシリコンウェハー上にスピナーを用いて塗布した後、ホットプレートを用い温度190℃で60秒間焼成して膜厚111nmの保護膜を形成した。得られた保護膜上に、キヤノン(株)製紫外線照射装置PLA-501により波長365nmの紫外線を500mJ/cm露光した。アルカリ性除去液として2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)を用いて60秒間パドル現像を行い、純水で洗浄した。保護膜は溶解し、残膜は見られなかった。
(実施例5)
<保護膜形成用組成物の調製>
 実施例1において、光酸発生剤CPI-110TF(サンアプロ製)0.04gを、光酸発生剤CPI-310MS(サンアプロ製)0.04gに変更した以外は、実施例1と同様にして、保護膜形成用組成物[5]を調製した。
<保護膜の評価>
<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>
 実施例4における<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>の評価と同様にして、保護膜形成用組成物[5]から形成される膜厚111nmの保護膜について、<<有機溶剤及びアルカリ性除去液への光照射前の溶解性>>を評価した。
 得られた保護膜は、プロピレングリコールモノメチルエーテルに不溶であった。
 得られた保護膜は、プロピレングリコールモノメチルエーテルアセテートに不溶であった。
 得られた保護膜は、2.38質量%の水酸化テトラメチルアンモニウム水溶液(東京応化工業(株)製、商品名NMD-3)に不溶であった。
<<アルカリ性除去液への光照射後の溶解性>>
 実施例4における<<アルカリ性除去液への光照射後の溶解性>>の評価と同様にして、保護膜形成用組成物[5]から形成される膜厚111nmの保護膜について、<<アルカリ性除去液への光照射後の溶解性>>を評価した。
 その結果、保護膜は溶解し、残膜は見られなかった。
(実施例6)
<保護膜形成用組成物の調製>
 実施例1において、光酸発生剤CPI-110TF(サンアプロ製)0.04gを、光酸発生剤CPI-310CS(サンアプロ製)0.04gに変更した以外は、実施例1と同様にして、保護膜形成用組成物[6]を調製した。

 実施例4における<<アルカリ性除去液への光照射後の溶解性>>の評価と同様にして、保護膜形成用組成物[6]から形成される膜厚111nmの保護膜について、<<アルカリ性除去液への光照射後の溶解性>>を評価した。
 その結果、保護膜は溶解し、残膜は見られなかった。

Claims (16)

  1.  フェノール性ヒドロキシ基及びカルボキシ基の少なくともいずれかを有するポリマー(A)、ビニルエーテル基含有架橋剤(B)、光酸発生剤(C)及び溶剤(D)を含む、保護膜形成用組成物。
  2.  前記ポリマー(A)が、ヒドロキシスチレンに由来する繰り返し単位を有する、請求項1に記載の保護膜形成用組成物。
  3.  半導体基板を異物から保護する保護膜である異物除去用コーティング膜を形成するための組成物である、請求項1に記載の保護膜形成用組成物。
  4.  電子部品の傷つき防止又は破損防止のための保護膜を形成するための組成物である、請求項1に記載の保護膜形成用組成物。
  5.  反射防止膜形成用組成物ではない、請求項1に記載の保護膜形成用組成物。
  6.  前記ビニルエーテル基含有架橋剤(B)が、下記式(VE)で表される化合物である、請求項1に記載の保護膜形成用組成物。

  7.  前記ビニルエーテル基含有架橋剤(B)が、下記式(VE-1)で表される化合物、下記式(VE-2)で表される化合物、及び下記式(VE-3)で表される化合物の少なくともいずれかである、請求項1に記載の保護膜形成用組成物。

  8.  請求項1から7のいずれかに記載の保護膜形成用組成物から形成された保護膜。
  9.  請求項8に記載の保護膜を有する半導体基板。
  10.  請求項8に記載の保護膜を有する電子部品。
  11.  加工された半導体基板の製造方法であって、
     請求項9に記載の半導体基板と支持基材とを、前記保護膜である異物除去用コーティング膜を介して貼り合わせて積層体を製造する第1工程と、
     該積層体を加工する第2工程と、
     前記異物除去用コーティング膜に光を照射する第3工程と、
     該積層体から前記支持基材を剥離する第4工程と、
     前記半導体基板又は前記支持基材を除去液で洗浄して、前記異物除去用コーティング膜を除去する第5工程とを含む、加工された半導体基板の製造方法。
  12.  前記第5工程で前記異物除去用コーティング膜とともに異物を除去する、請求項11に記載の加工された半導体基板の製造方法。
  13.  前記第1工程が、前記半導体基板と前記支持基材とを、前記異物除去用コーティング膜及び接着剤層を介して貼り合わせて積層体を製造する工程である、請求項11に記載の加工された半導体基板の製造方法。
  14.  前記第5工程で前記異物除去用コーティング膜と共に、前記接着剤層の剥離残渣である異物を除去する、請求項13に記載の半導体基板の製造法方法。
  15.  前記加工が、前記半導体基板と第2の半導体基板とを接続することを含む、請求項11に記載の加工された半導体基板の製造方法。
  16.  前記第3工程が、前記第4工程の後かつ前記第5工程の前に行われる、請求項11に記載の加工された半導体基板の製造方法。
