発光素子(1)は、陽極(11)と陰極(16)とを備え、陽極(11)と陰極(16)との間に、3.0eV以上のバンドギャップおよび200W/mK以上の熱伝導率を有する第1材料(21)を含む層が少なくとも1層設けられている。

Description

発光素子、発光デバイス、および発光素子の製造方法
 本開示は、発光素子、発光デバイス、および発光素子の製造方法に関する。
 QLED(量子ドット発光ダイオード)は、ナノLED(発光ダイオード)とも称される。このような発光素子は、陽極および陰極からなる一対の電極間に、有機層、ナノ粒子層、等の熱伝導率が低い層を含み、熱拡散性が低く、放熱特性が不十分である。このため、このような発光素子は、高輝度発光させる際に、熱蓄積してしまう。熱蓄積は、発光素子の劣化に繋がる。
 特許文献1には、基板側から、陽極、発光層、陰極の順に積層された有機EL(エレクトロルミネッセンス)デバイスにおいて、陰極を二層化し、従来の陰極である第1陰極層の外側の第2陰極層をグラフェンまたは修飾グラフェンで形成することが開示されている。特許文献1によれば、グラフェンおよび修飾グラフェンは優れた放熱性を有し、デバイス全体の放熱性を向上させることができる。また、グラフェンおよび修飾グラフェンは、ガスバリア性を備えていることから、特許文献1によれば、ガスバリア性を備えた有機ELデバイスを実現することができる。

 しかしながら、QLEDと称される発光素子は、発光層として、量子ドットを含む量子ドット層と称されるナノ粒子層が用いられている。本願発明者らの考察によれば、このような発光素子は、現在、電界注入発光駆動時の直列抵抗の大部分を量子ドット層が占めており、駆動の際の発熱は、量子ドット層から主に生じると考えられる。量子ドット層は、熱伝導率が低く、また、量子ドット層と陽極との間、あるいは、量子ドット層と陰極との間に設けられる、有機層、あるいは、量子ドット層以外のナノ粒子層の熱伝導率も低い。
 このため、このような発光素子において、特許文献1のように陰極を二層化して、従来の陰極の外側にグラフェンまたは修飾グラフェンからなる層を設けても、量子ドット層に蓄積された熱の拡散性の改善には至らない。
 また、陰極を二層化する代わりに、陰極と陽極との間に、グラフェンまたは修飾グラフェンからなる層を設けた場合、以下の問題が生じる。なお、以下、説明の便宜上、「グラフェンまたは修飾グラフェン」を総称して、単に「グラフェン」と称する。
 グラフェンは、金属的な導電性を有している。このため、陰極と陽極との間に、グラフェンを含む層が存在していると、グラフェンを伝って電流が流れてしまい、電流リークが発生してしまう。つまり、電流リークパスが形成されてしまう。
 また、グラフェンは、バンドギャップが無く、しかも、その仕事関数が、量子ドットのバンドギャップ内に存在する。このため、陰極と陽極との間にグラフェンを含む層が存在していると、量子ドットよりもグラフェンの方に電荷が流れ込み、量子ドットで励起子生成できずに非発光再結合が生じたり、量子ドットの励起子を電子と正孔とに分離し、励起子消光したりする。このため、発光が阻害される。
 しかも、グラフェンは化学的な安定性があまり高くない。このため、グラフェンは、例えば、発光素子の駆動中に酸化あるいは分解されてしまい、熱伝導性や上述したバリア性能を保持できないという欠点もある。
 本開示の一態様は、上記問題点に鑑みなされたものであり、その目的は、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性の高い、発光素子および発光デバイス、並びに、そのような発光素子の製造方法を提供することにある。
 上記の課題を解決するために、本開示の一態様に係る発光素子は、第1電極と第2電極とを備え、上記第1電極と上記第2電極との間に、3.0eV以上のバンドギャップおよび200W/mK以上の熱伝導率を有する第1材料を含む層が少なくとも1層設けられている。
 上記の課題を解決するために、本開示の一態様に係る発光デバイスは、本開示の一態様に係る上記発光素子を少なくとも1つ備えている。
 上記の課題を解決するために、本開示の一態様に係る発光素子の製造方法は、第1電極を形成する工程と、第2電極を形成する工程と、を含み、上記第1電極を形成する工程と上記第2電極を形成する工程との間に、3.0eV以上のバンドギャップおよび200W/mK以上の熱伝導率を有する第1材料を含む層を形成する工程を含む。
 本開示の一態様によれば、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性が高い、発光素子および発光デバイス、並びに、そのような発光素子の製造方法を提供することができる。

 まず、本開示の一態様に係る発光素子の概要について、以下に説明する。なお、以下では、比較対象の層よりも先のプロセスで形成されている層を「下層」と称し、比較対象の層よりも後のプロセスで形成されている層を「上層」と称する。また、以下、2つの数AおよびBについての「A~B」という記載は、特に明示されない限り、「A以上かつB以下」を意味するものとする。
 (本開示の一態様に係る発光素子の概要)
 本開示の一態様に係る発光素子は、第1電極と、第2電極と、上記第1電極と上記第2電極との間に設けられた少なくとも1層の機能層と、を備えている。そして、上記少なくとも1層の機能層が、3.0eV以上のバンドギャップ(Eg)および200W/mK以上の熱伝導率を有する材料(以下、「第1材料」と称する)を含む層を備えている。なお、本開示では、このように本開示で熱拡散性の改善に用いる材料(言わば熱拡散材料)を「第1材料」と称し、従来、熱拡散以外の目的で用いられる、上記第1電極と上記第2電極との間の機能層に本来含まれる、発光材料、電荷輸送材料等の機能材料と区別する。
 上記少なくとも1層の機能層は、上記第1材料を含む層を、1層のみ備えていてもよく、複数層備えていてもよい。したがって、本開示の一態様に係る発光素子は、第1電極と第2電極との間に、上記第1材料を含む層が少なくとも1層設けられた構成を有している。
 上記発光素子が、第1電極と第2電極との間に、上記第1材料を含む層を少なくとも1層備えることで、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性が高い、発光素子を提供することができる。
 上記第1電極および上記第2電極は、一方が陽極であり、他方が陰極である。上記発光素子は、陽極を下層電極とし、陰極を上層電極とするコンベンショナル構造を有していてもよく、陰極を下層電極とし、陽極を上層電極とするインバーテッド構造を有していてもよい。
 なお、本開示では、第1電極と第2電極との間の層を機能層と称する。機能層は、少なくとも発光層を含んでいる。以下、「発光層」を「EML」と称する。
 発光素子は、EMLで発光した光を、透光性電極側から取り出すことが可能である。このため、陽極および陰極の少なくとも一方には、透光性電極が用いられる。これら一対の電極は、それぞれ透光性電極であってもよいが、何れか一方は、光反射性を有する、いわゆる反射電極であることが望ましい。この場合、上記発光素子は、ボトムエミッション型であってもよく、トップエミッション型であってもよいが、ボトムエミッション型であることがより望ましい。
 上記発光素子は、例えば、表示装置あるいは照明装置等の発光デバイスの光源として好適に用いることができる。上記発光素子をボトムエミッション型の発光素子とすることで、発光デバイスにおける共通電極として用いられる上層電極に、熱容量が大きな熱浴として機能する、厚みが大きな金属電極を使用することができる。このため、上記発光素子をボトムエミッション型の発光素子とすることで、上記第1材料によって拡散された熱の放熱性により優れ、温度上昇の抑制効果がより高い発光素子を提供することができる。
 上記発光素子は、機能層として1つのEMLのみを含む単層型であってもよく、機能層として複数の機能層を含む多層型であってもよい。
 上記発光素子が機能層としてEMLのみを備えている場合、EMLが上記第1材料を含む。一方、上記発光素子がEMLを含むとともにEML以外の機能層を含む場合、上記第1材料は、EMLのみに含まれていてもよく、EML以外の機能層にのみ含まれていてもよい。また、EMLとEML以外の機能層との両方に上記第1材料が含まれていてもよい。
 また、このように第1電極と第2電極との間に複数の機能層が設けられている場合、上記第1材料は、これら複数の機能層のうち一部の機能層にのみ含まれていてもよく、全ての機能層に含まれていてもよい。上記第1材料が一部の機能層にのみ含まれている場合、上記第1材料は、上述したように例えば何れか1層の機能層にのみ含まれていてもよく、全ての機能層ではない、2層以上の任意の機能層に含まれていてもよい。
 したがって、上記発光素子は、第1電極と第2電極との間に少なくともEMLを備え、少なくともEMLが上記第1材料を含んでいてもよい。
 また、上記発光素子は、EML以外の機能層として、第1電極と第2電極との間に、電荷輸送層を少なくとも1層備えていてもよい。つまり、上記発光素子は、第1電極と第2電極との間にEMLを備えるとともに、第1電極とEMLとの間、並びに、第2電極とEMLとの間、の少なくとも一方に電荷輸送層を備えていてもよい。そして、上記電荷輸送層(つまり、第1電極とEMLとの間、並びに、第2電極とEMLとの間、の少なくとも一方に設けられた電荷輸送層)、並びに、EML、のうち少なくとも1層が上記第1材料を含んでいてもよい。
 上記発光素子がEML以外の機能層として電荷輸送層を備える場合、上記発光素子は、電荷輸送層として、正孔輸送層のみを備えていてもよく、電子輸送層のみを備えていてもよい。また、上記発光素子は、電荷輸送層として、正孔輸送層および電子輸送層の両方を備えていてもよい。以下、正孔輸送層を「HTL」と称し、電子輸送層を「ETL」と称する。
 本開示の一態様によれば、上記発光素子がHTLを備える場合、上記第1材料は、HTLに含まれていてもよい。HTLは、陽極とEMLとの間に設けられる。また、上記発光素子がETLを備える場合、上記第1材料は、ETLに含まれていてもよい。ETLは、陰極とEMLとの間に設けられる。上記発光素子がHTLおよびETLを備える場合、上記第1材料は、HTLおよびETLのうち、HTLのみに含まれていてもよく、ETLのみに含まれていてもよく、HTLおよびETLの両方に含まれていてもよい。
 また、上記発光素子は、EML以外の機能層として、電荷注入層を備えていてもよい。上記電荷注入層は、正孔注入層であってもよく、電子注入層であってもよい。以下、正孔注入層を「HIL」と称し、電子注入層を「EIL」と称する。
 本開示の一態様によれば、上記発光素子がHILを備える場合、上記第1材料は、HILに含まれていてもよい。HILは、陽極とHTLとの間に設けられる。また、上記発光素子がEILを備える場合、上記第1材料は、EILに含まれていてもよい。EILは、陰極とETLとの間に設けられる。上記発光素子がHILおよびEILを備える場合、上記第1材料は、HILおよびEILのうち、HILのみに含まれていてもよく、EILのみに含まれていてもよく、HILおよびEILの両方に含まれていてもよい。
 上述したように、第1電極と第2電極との間に複数の機能層が設けられている場合、上記第1材料は、これら複数の機能層のうち何れか1層の機能層にのみ含まれていてもよい。したがって、上述したように上記発光素子が電荷注入層を備える場合、上記第1材料は、電荷注入層のみに含まれていてもよく、電荷注入層を含む複数の機能層に含まれていてもよい。
 また、EML以外の機能層は、上記第1材料のみからなる第1材料層であってもよい。したがって、第1電極と第2電極との間の機能層は、熱拡散性を高めるために、このように第1材料からなる第1材料層を少なくとも1層含んでいてもよい。
 現在開発されている多くの発光素子は、EML以外の機能層として、例えば、HIL、HTL、およびETLを備えている。そこで、以下では、具体的な実施形態として、本開示の一態様に係る発光素子が、機能層として、HIL、HTL、EML、およびETLを備えている場合を例に挙げて、図を参照してより詳細に説明する。
 但し、本開示の一態様に係る発光素子は、これに限定されるものではない。上記機能層は、EML以外の機能層として、例えば、電子注入層、電子ブロッキング層、正孔ブロッキング層等、上記例示の機能層以外の機能層を含んでいてもよい。
 なお、以下では、説明の便宜上、先に説明した部材と同じ機能を有する部材については、同じ符号を付記し、その説明を繰り返さない。また、後述する実施形態2以降の実施形態では、先に説明した実施形態との相異点について説明する。特に説明がない場合でも、実施形態2以降の実施形態において、先に説明した実施形態と同様の変形が可能であることは、言うまでもない。
 〔実施形態1〕
 図1は、本実施形態に係る発光素子1の一例を模式的に示す断面図である。
 図1では、一例として、発光素子1が、陽極11を下層電極とし、陰極16を上層電極とするコンベンショナル構造を有するボトムエミッション型の発光素子である場合を例に挙げて説明する。但し、前述したように、本開示の一態様に係る発光素子は、これに限定されるものではなく、陰極16を下層電極とし、陽極11を上層電極とするインバーテッド構造を有していてもよく、トップエミッション型の発光素子であってもよい。
 図1に示す発光素子1は、陽極11、HIL12、HTL13、EML14、ETL15、陰極16を、下層側からこの順に備えている。
 陽極11は基板10上に形成されている。基板10は、陽極11から陰極16までの各層を支持する支持体として機能する。このため、発光素子1は、支持体として、基板10を備えていてもよい。
 基板10は、例えば、ガラス基板等のリジッドな無機基板であってもよく、ポリイミド等の樹脂を主成分とするフレキシブル基板であってもよい。なお、基板10には、図示しないTFT(薄膜トランジスタ)、容量素子等が設けられていてもよい。
 陽極11は、電圧が印加されることにより正孔をEML14に供給する電極である。陰極16は、電圧が印加されることにより電子をEML14に供給する電極である。陽極11および陰極16は、それぞれ導電性材料を含み、図示しない電源と接続されることで、それらの間に電圧が印加されるようになっている。
 本実施形態に係る発光素子1は、上述したように例えばボトムエミッション型の発光素子であり、陽極11に透光性電極を使用し、陰極16に反射電極を使用している。
 上記透光性電極には、例えば、ITO(酸化インジウムスズ)等の導電性の透光性材料が用いられる。一方、反射電極には、例えば、Al(アルミニウム)、Ag(銀)等の金属、それらを含む合金等の、導電性の光反射性材料が用いられる。なお、反射電極には、透光性材料からなる層と光反射性材料からなる層との積層体を用いてもよい。
 HIL12は、正孔輸送性材料を含み、陽極11からHTL13への正孔注入効率を高める正孔注入機能を有する電荷注入層である。上記正孔輸送性材料としては、例えば、ポリ(3,4-エチレンジオキシチオフェン)(PEDOT)とポリスチレンスルホン酸(PSS)との複合物(PEDOT:PSS)等が挙げられる。
 HTL13は、正孔輸送性材料を含み、EML14への正孔輸送効率を高める正孔輸送機能を有する電荷輸送層である。上記正孔輸送性材料としては、例えば、ポリ[N,N’-ビス(4-ブチルフェニル)-N,N’-ビス(フェニル)-ベンジジン](略称:p-TPD)、ポリ[(9,9-ジオクチルフルオレニル-2,7-ジイル)-co-(4,4’-(N-4-sec-ブチルフェニル))ジフェニルアミン)](略称:TFB)等が挙げられる。
 EML14は、発光材料を含み、陽極11から輸送された正孔と、陰極16から輸送された電子との再結合により光を発光する層である。発光素子1は、QLED(あるいはナノLED)と称される自発光素子であり、EML14は、発光材料として、発光色に応じたナノサイズの量子ドット(以下、「QD」と記す)14aを含むQD層である。
 QD14aは、最大幅が100nm以下のドットである。QDは、一般的に、その組成が半導体材料由来であることから、半導体ナノ粒子と称される場合がある。また、QDは、その構造が例えば特定の結晶構造を有することから、ナノクリスタルと称される場合もある。
 QD14aの形状は、上記最大幅を満たす範囲であればよく、特に制約されず、球状の立体形状(円状の断面形状)に限定されるものではない。例えば、多角形状の断面形状、棒状の立体形状、枝状の立体形状、表面に凹凸を有する立体形状でもよく、または、それらの組合せでもよい。
 QD14aは、コア型であってもよく、コアとシェルとを含む、コアシェル型あるいはコアマルチシェル型であってもよい。QD14aがシェルを含む場合、中心部にコアがあり、シェルは、コアの表面に設けられていればよい。シェルは、コア全体を覆っていることが望ましいが、シェルがコアを完全に覆っている必要はない。また、QD14aは、二成分コア型、三成分コア型、四成分コア型であってもよい。なお、QD14aは、ドープされたナノ粒子を含んでいてもよく、または、組成傾斜した構造を備えていてもよい。
 コアは、例えば、Si、Ge、CdSe、CdS、CdTe、InP、GaP、InN、ZnSe、ZnS、ZnTe、CdSeTe、GaInP、ZnSeTe等で構成することができる。シェルは、例えば、CdS、ZnS、CdSSe、CdTeSe、CdSTe、ZnSSe、ZnSTe、ZnTeSe、AIP等で構成することができる。
 QD14aは、粒子の粒径、組成等によって、発光波長を種々変更することができる。上記QD14aは、可視光を発光するQDであり、QD14aの粒径および組成を適宜調整することによって、発光波長を制御することが可能である。
 EML14は、図示しないリガンドを含んでいてもよく、QD14aの表面(あるいは表面近傍)には、リガンドが配位していてもよい。EML14にリガンドが含まれていることで、QD14a同士の凝集を抑制できるので、目的とする光学特性を発現させ易い。
 なお、本開示において、「リガンド」とは、配位する機能を有する化合物を示す。EML14にQD14aとリガンドとがともに含まれている場合は、リガンドの少なくとも一部がQD14aに配位しているとみなす。本開示では、QD14aの表面に配位している分子またはイオンだけでなく、配位可能だが配位していない分子またはイオンも含めて「リガンド」と称する。
 リガンドとしては、従来公知の各種リガンドを用いることができ、特に限定されない。リガンドは、例えば、オレイルアミン(略称:OA)、ドデカンチオール(略称:DDT)、トリオクチルホスフィン(略称:TOP)、ドデシルアミン(略称:DAM)等の有機リガンドであってもよい。また、ハロゲンリガンド(例えば、Cl、Br、F)等の無機リガンドであってもよい。
 ETL15は、電子輸送性材料を含み、EML14への電子輸送効率を高める電子輸送機能を有する電荷輸送層である。上記電子輸送性材料には、電子輸送性を有するナノ粒子15aが用いられる。
 なお、本開示において、「ナノ粒子」とは、最大幅が1000nm未満の粒子からなるドット(粒子)を意味する。ナノ粒子の形状は、上記最大幅を満たす範囲であればよく、特に制約されず、球状の立体形状(円状の断面形状)に限定されるものではない。例えば、多角形状の断面形状、棒状の立体形状、枝状の立体形状、表面に凹凸を有する立体形状でもよく、または、それらの組合せでもよい。
 このようなナノ粒子15aとしては、例えば、ZnO、MgZnO等のナノ粒子が挙げられ、そのなかでも、ZnOナノ粒子(以下、「ZnO-NP」と記す)が一般的に用いられる。
 図1では、一例として、発光素子1が、陽極11と陰極16との間に設けられた全ての機能層に、3.0eV以上のEgおよび200W/mK以上の熱伝導率を有する第1材料21が含まれている場合を例に挙げて図示している。このため、図1に示す例では、HIL12、HTL13、EML14、およびETL15が、それぞれ第1材料21を含んでいる。
 本実施形態によれば、発光素子1が、陽極11と陰極16との間に、第1材料21を含む層を少なくとも1層含むことで、前述したように、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性の高い発光素子1を提供することができる。そして、図1に示すように、陽極11と陰極16との間の全ての機能層が第1材料21を含むことで、熱拡散性がさらに改善され、さらに信頼性が高い発光素子1を提供することができる。
 Egが3.0eV未満、あるいは、熱伝導率が100W/mK未満である場合、上述した効果を十分に得ることができない。特に、Egが3.0eV未満であると、非発光再結合および励起子消光を招来するおそれがある。
 熱伝導率は、例えば、サーモウェーブアナライザTAにより測定することができる。なお、第1材料21の熱伝導率は、材料に固有の値であるため、上記測定装置で測定ができない場合は、例えば、カタログに記載のスペック等、一般的に公開されている値を使用してもよい。
 熱伝導率は、高いほど熱拡散性に優れる。このため、熱伝導率の上限は、高いほど望ましく、特に限定されるものではない。しかしながら、一般的に熱伝導率が高いと言われるダイヤモンドの熱伝導率は、1000~2000W/mKである。また、最近の研究で、熱伝導率がダイヤモンドを超えると言われているカーボンナノチューブの熱伝導率は、3000W/mKと言われている。このため、現状、熱伝導率の上限値は、3000W/mKであることから、第1材料21の熱伝導率は、現状、3000W/mK以下であり、一般的には、2000W/mK以下であると言える。但し、上述したように、熱伝導率の上限は、高いほど望ましい。したがって、3000W/mKを越える熱伝導率を有する第1材料21があれば、そのような第1材料21を用いてもよいことは、言うまでもない。
 また、Egは、株式会社日立ハイテクサイエンス製の分光光度計「U-3900」(型式)により測定した。Egは、製造条件、ナノ粒子の粒径等によって変化する。例えば材料・結晶系が同じであればナノ粒子の粒径を小さくするほどEgは大きくなる。Egは、上記測定装置で測定ができない場合は、例えば、カタログに記載のスペック等、一般的に公開されている値を使用してもよい。
 第1材料21は、QD14aの価電子帯上端(VBM)の値よりも大きな(深い)VBMの値を有し、QD14aの伝導帯下端(CBM)の値よりも小さい(浅い)CBMの値を有していればよい。しかしながら、非発光再結合および励起子消光を十分に抑制するためには、上述したように3.0eV以上のEgを有していることが望ましい。また、第1材料21は、ZnO-NP等のETL15の価電子帯上端(VBM)の値よりも大きなVBMの値を有し、HTL13の伝導帯下端(CBM)の値よりも小さい(浅い)CBMの値を有していることが望ましい。これにより、電子・正孔の対極へのリークを防ぎ、QD14aへの電荷注入効率を向上させることができる。なお、ここで、VBMの値とは、真空準位とVBMとにおける電子のエネルギー準位の差の絶対値を示す。また、CBMの値とは、真空準位とCBMとにおける電子のエネルギー準位の差の絶対値を示す。
 EML14が第1材料21を含む場合、Egが大きければ大きいほどキャリアの閉じ込め効果が高く、発光効率を向上させることができる。しかしながら、EML14のようなQD層に集まるはずのキャリアは、PL(フォトルミネッセンス)およびEL(エレクトロルミネッセンス)の何れにおいても、該QD層の周囲のEgが小さい層に逃げて行ってしまう(つまり、キャリア拡散する)。なお、ここで、QD層の周囲とは、QD層に隣接している層に限定されない。例えば、QD層/薄いHTL/Egが小さい層/HTL/HIL等の積層構造を有する場合でも、キャリア拡散が起きる可能性がある。このため、QD層以外の機能層であっても、該機能層のEgが大きいと、該機能層にはキャリアが拡散せず、発光効率を向上させることができる。このため、第1材料21が何れの機能層に含まれる場合であっても、第1材料21は、Egが大きいほど望ましい。
 このように、Egの上限も、大きいほど望ましく、特に限定されるものではない。なお、Egが大きいと絶縁体になる。3.0eV以上のEgを有する第1材料21は、絶縁体である。一般的に知られている絶縁体でかつEgが大きな絶縁体としては、例えば、SiOが挙げられる。SiOのEgは、8.9eVである。したがって、Egの上限値は、現状、約9eV、好適には10eVと考えることができる。しかしながら、3000W/mKであることから、第1材料21の熱伝導率は、現状、3000W/mK以下であり、一般的には、2000W/mK以下であると言える。但し、上述したように、Egの上限は、高いほど望ましい。したがって、10eVを越えるEgを有する第1材料21があれば、そのような第1材料21を用いてもよいことは、言うまでもない。
 上述したようにEML14が第1材料21を含む場合、EML14における第1材料21の含有率は、EML14の断面積比率で、25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。これにより、QD層であるEML14の熱伝導率を高めて熱拡散性を向上させ、局所的な熱の集中を抑制することができるので、QD14aの劣化、ひいては発光素子1の劣化を軽減することができる。
 また、HTL13が第1材料21を含む場合、HTL13における第1材料21の含有率は、HTL13の断面積比率で25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。同様に、ETL15が第1材料21を含む場合、ETL15における第1材料21の含有率は、ETL15の断面積比率で25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。何れの場合にも、QD層に隣接する電荷輸送層の熱伝導率を高めて熱拡散性を向上させ、局所的な熱の集中を抑制することができるので、QD14aの劣化、ひいては発光素子1の劣化を軽減することができる。
 第1材料21は、上述したように陽極11と陰極16との間の何れの機能層に含まれていてもよく、電荷注入層である例えばHIL12に含まれていてもよい。HIL12が第1材料21を含む場合、HIL12における第1材料21の含有率は、HIL12の断面積比率で25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。これにより、EML14と陽極11との間に設けられたHIL12の熱伝導率を高めて熱拡散性を向上させ、局所的な熱の集中を抑制することができるので、QD14aの劣化、ひいては発光素子1の劣化を軽減することができる。
 このように、陽極11と陰極16との間の機能層がそれぞれ第1材料21を含む場合、それぞれの機能層における第1材料21の含有率は、何れも、それぞれの機能層の断面積比率で25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。
 第1材料21の含有率を、このように断面積比率で25%以上、80%以下とすることで、第1材料21を含む機能層の熱伝導率を高めて熱拡散性を向上させ、局所的な熱の集中を抑えることができる。この結果、QD14aの劣化、ひいては発光素子1の劣化を軽減することができる。また、第1材料21の含有率を、上記断面積比率で45%以上、80%以下とすることで、熱拡散性を飛躍的に向上させることができる。なお、上記効果については、後で、具体例を挙げてより詳細に説明する。
 一方、断面積比率で80%を超える第1材料21を混和すると、該第1材料21を含む層全体の電気抵抗が高くなり、高抵抗化に繋がる。また、上述したように機能層が、第1材料のみからなる第1材料層以外の機能層であり、熱拡散機能以外の、例えば、電荷輸送機能等の機能を有する機能層である場合、該機能層に本来含まれる、電荷輸送材料等の機能材料の量が少なくなりすぎて、本来の機能を十分に発揮することができなくなるおそれがある。
 上記第1材料21の断面積比率は、次式(1)
 (第1材料21を含む層における第1材料21全体の断面積/第1材料21を含む層全体の断面積)×100%‥(1)
で求めることができる。
 上記第1材料21の断面積比率は、例えば、該第1材料21を含む層の断面の電子顕微鏡像を確認することにより、該断面における第1材料21が存在する部分と母材の存在する部分との面積比から決定することができる。
 この場合、上記第1材料21の断面積比率は、例えば、透過電子顕微鏡(TEM)を使用し、着目する層厚み×200nmのTEM断面像内での、上記第1材料21を含む層中の第1材料21の面積比を計算することで求めることができる。
 また、上記第1材料21の断面積比率は、該第1材料21を含む層における第1材料21の体積比率から決定することもできる。例えば、体積比率が50%である場合、十分に広い断面で切断した場合の面積比率も、当然確率的に50%となる。
 したがって、第1材料21を含む層における第1材料21の体積比率は、上記断面積比率同様、次式(2)
 (第1材料21を含む層における第1材料21全体の断面積/第1材料21を含む層全体の断面積)×100%‥(2)
で求めてもよい。
 さらに、直接的な体積の算出の方法として、チルト可能なTEMを使用し、例えば、着目する層厚み×200nm(長さ)×100nm(厚み)の領域内での第1材料21の体積比率を、複数の角度から撮像したTEM像から形成されるホログラム像から算出する方法を用いてもよい。
 この場合も勿論、第1材料21を含む層における第1材料21の体積比率は、上記断面積比率同様、上述した式(2)で求めることができる。
 第1材料21は、上記条件を満足する材料であればよいが、好適には、例えば、BN(窒化ホウ素)が挙げられる。BNは、絶縁体および半導体のなかでも、非常に高い熱伝導率を有する物質の一つである。また、BNは、安定性が非常に高い。BNは、例えば、酸化環境下で900℃で加熱しても分解されない化学安定性を有している。このため、第1材料21として例えばBNを一定量混和させることで、熱伝導率を大幅に改善することができるとともに、電流リークパスの形成を抑制することができる。
 BNは、幾つかの結晶構造を有する。上記第1材料21としては、BNのなかでも、c-BN(立方晶窒化ホウ素)およびh-BN(六方晶窒化ホウ素)が特に好ましい。
 c-BNナノ粒子は、図2に示す結晶構造を有している。c-BNナノ粒子は、ダイヤモンドと同様の構造を有し、その熱伝導率は740W/mKであり、Egは、6.4eVである。
 また、h-BNは、図3に示す結晶構造を有している。バルクのh-BNは、単原子層のh-BNが、c軸上で弱く結合している構造を有している。バルクのh-BNは、その結晶をテープ等で剥がすことで、単層または数原子層のh-BNに分離することができる。以下、この単層または数原子層に分離されたh-BNを、「h-BNナノシート」と称する。
 c-BNナノ粒子が異方性を有していないのに対し、h-BNナノシート(例えば単層のh-BN)は、異方性を有し、c軸方向とa軸方向とで熱伝導率が大きく異なる。膜面垂直方向(膜厚方向)であるh-BNナノシートの積層方向における、単層のh-BNの熱伝導率(k)は、30W/mK程度である。膜面方向である、h-BNナノシートの主面に平行な方向の単層のh-BNの熱伝導率(k//)は、600W/mKである。また、h-BNナノシートのEgは、6.0eVである。
 また、h-BNナノシートは、図3に示すように、B原子とN原子とが緻密に並んだ網目状構造を有している。h-BNナノシートは、不純物に対し、膜面垂直方向に高いバリア性を有し、膜面垂直方向への、例えば、酸素分子、水分子、並びに、その他不純物の透過を防ぐことができる。したがって、第1材料21は、h-BNナノシートを含むことが望ましい。
 但し、第1材料21は、BNに限定されるものではない。Egが3.0eV以上で、かつ、熱伝導率が200W/mK以上である第1材料であれば、同様に適用できる。第1材料21は、上述したように異方性を有していても有していなくてもよい。熱伝導率は、全ての方向において200W/mK以上である必要はなく、何れかの方向で200W/mK以上であればよい。
 QD14aのEgは、発光ピーク波長が短いほど大きい。発光素子1を、例えば、赤色光を発する赤色画素、緑色光を発する緑色画素、青色光を発する青色画素を有するフルカラーの表示装置の光源として用いる場合、発光ピーク波長が最も短い青色画素には、青色発光するQD14aが用いられる。青色発光するQD14aのEgは、2.7eV程度である。このため、Egが3.0eV以上あれば、QD14aの種類に拘らず、発光材料中での励起子発光を阻害しない。熱伝導率が200W/mK以上あれば、低第1材料と混和させた場合にも、十分な熱伝導性を確保することができる。
 図1では、一例として、各機能層が、それぞれ、第1材料21として、図1中、「21a」で示すc-BNナノ粒子、および、図1中、「21b」で示すh-BNナノシートを含む場合を例に挙げて図示している。以下、c-BNナノ粒子を「c-BNナノ粒子21a」と称する。また、h-BNナノシートを「h-BNナノシート21b」と称する。
 図1に示すように熱伝導率が異なる2つの物質の混合物の熱伝導率の算出には、Euckenが提案する次式(3)
K=K(1+2φA/1-φA)‥(3)
 (但し、A=(1-K/K)(2K/K+1))
を適用することができる。
 熱伝導率Kの球形粒子が熱伝導率Kの連続媒体中に体積分率φで均一に分散しており、分散粒子は互いに十分に離れた状態であるとき、混合物の熱伝導率Kは、上記式(3)で求めることができる。
 なお、図1では、上述したように、各機能層がc-BNナノ粒子21aおよびh-BNナノシート21bの両方を含んでいる場合を例に挙げて図示している。しかしながら、各機能層は、c-BNナノ粒子21aおよびh-BNナノシート21bの何れか一方のみを含んでいてもよい。
 また、上述したように第1材料21がh-BNナノシート21bである場合、該第1材料21を含む層の厚み方向の断面の単位面積当たりにおけるh-BNナノシートの平均の膜厚は、2nm以下であることが望ましい。なお、h-BNナノシート21bは、6原子層で約2nmとなる。このため、h-BNナノシート21bは、6原子層以下であることが望ましい。
 h-BNナノシート21bは絶縁体である。h-BNナノシート21bの上記平均の膜厚を、トンネル電流が十分に流れる膜厚とすることで、絶縁体混和による高電圧化を抑制することができる。
 なお、h-BNナノシート21bの上記平均の膜厚は、例えば、TEMを使用し、着目する層厚み×200nmのTEM断面像内での、h-BNナノシート21bを含む層中のh-BNナノシート21bの平均膜厚を計算することで算出することができる。
 〔製造方法〕
 本開示の一態様に係る発光素子の製造方法は、第1電極を形成する工程と、第2電極を形成する工程と、を含み、第1電極を形成する工程と第2電極を形成する工程との間に、第1材料21を含む層を形成する工程を含む。
 以下に、図1に示す発光素子1の製造方法を例に挙げて、本開示の一態様に係る発光素子の製造方法について説明する。
 図4は、図1に示す発光素子1の製造方法を示すフローチャートである。
 図1に示す発光素子1は、上述したように、陽極11を下層電極とし、陰極16を上層電極とするコンベンショナル構造を有し、HIL12、HTL13、EML14、およびETL15が、それぞれ第1材料21を含んでいる。
 このため、図1に示す発光素子1の製造方法では、図4に示すように、まず、基板10上に陽極11を形成する(ステップS1)。
 次いで、陽極11上に、複数の機能層を形成する。具体的には、図4に示すように、機能層として、まず、第1材料21を含むHIL12を形成する(ステップS2)。次いで、第1材料21を含むHTL13を形成する(ステップS3)。次いで、第1材料21を含むEML14を形成する(ステップS4)。次いで、第1材料21を含むETL15を形成する(ステップS5)。なお、図1に示す発光素子1では、上述したように、HIL12、HTL13、EML14、およびETL15が、それぞれ第1材料21を含む場合を例に挙げて図示している。しかしながら、前述したように、本開示の一態様に係る発光素子1は、陽極11と陰極16との間に、第1材料21を含む層を少なくとも1層備えていればよい。したがって、機能層の形成工程では、第1材料21を含む層を少なくとも1層形成すればよい。
 その後、陰極16を形成する(ステップS6)。これにより、図1に示す発光素子1が形成される。上記方法によれば、各第1材料21が混和された層での熱伝導率が大幅に向上し、熱の蓄積による各層の劣化(具体的には、各層の構成材料の劣化)、特に、EML14におけるQD14aの劣化を抑制することができ、信頼性の改善を図ることができる。
 陽極11および陰極16の形成方法は、従来と同じである。陽極11および陰極16は、例えば、蒸着法、スパッタリング法、インクジェット法等により成膜することができる。
 発光素子1を構成する各機能層は、塗布によって成膜することができる。各機能層の成膜には、例えば、スピンコート法、真空蒸着法、インクジェット、またはインプリント法等を用いることができる。
 HIL12は、陽極11上に、例えばPEDOT:PSS等のHIL材料と、第1材料21とを含む分散液を塗布した後、ベークで溶媒を揮発することによって形成することができる。HTL13は、HIL12上に、例えばTFB等のHTL材料と、第1材料21とを含む分散液を塗布した後、ベークで溶媒を揮発することによって形成することができる。EML14は、HTL13上に、QD14aと、第1材料21とを含む分散液を塗布した後、ベークで溶媒を揮発することによって形成することができる。ETL15は、EML14上に、ETL材料として用いられる、例えばZnO-NP等のナノ粒子15aと、第1材料21とを含む分散液を塗布した後、ベークで溶媒を揮発することによって形成することができる。なお、EML14の形成に用いられる分散液は、前述したようにリガンドを含んでいてもよい。また、ETL15の形成に用いられる分散液も、ナノ粒子15aの分散性を向上させるため、リガンドを含んでいてもよい。また、この際の第1材料21の溶媒への分散性を調整するために、第1材料21の表面にリガンドを含んでいてもよい。
 これらHIL12、HTL13、EML14、およびETL15に含まれる第1材料21は、それぞれ同じであってもよく、異なっていてもよい。また、EML14およびETL15に含まれるリガンドも、それぞれ同じであってもよく、異なっていてもよい。
 これら機能層の形成に用いられる各分散液に含まれる塗布溶媒には、極性溶媒を用いることができる。ここで、極性溶媒とは、比誘電率が10以上の溶媒を示す。上記溶媒としては、例えば、エタノール、メタノール、水等が挙げられる。
 上述したように、第1材料21には、c-BNナノ粒子21aやh-BNナノシート21bが好適に用いられる。これらc-BNナノ粒子21aおよびh-BNナノシート21bも極性溶媒に分散できる。このため、各機能層の材料と例えばこれらBNとを任意の割合になるように調液した分散液を塗布して成膜することで、任意のBN混合割合を有する機能層をそれぞれ成膜することができる。
 なお、図1に示す例では、h-BNナノシート21bの結晶のc軸方向がランダムな方向を向いている場合を例に挙げて示している。しかしながら、成膜条件によって、h-BNナノシート21bは、ある確率をもって、一定量、結晶のc軸方向を特定の方向に配向させることが可能である。具体的には、例えば、上記分散液を塗布する際に、例えば特定の方向に外力を加えることで、h-BNナノシート21bを特定の方向に意図的に配向させることが可能である。なお、h-BNナノシート21bと異なり、c-BNナノ粒子21aは、異方性を有しておらず、特別、配向を揃える必要はない。
 各機能層の材料と、c-BNナノ粒子21aおよびh-BNナノシート21b等のBNとを混和させた状態では、h-BNナノシート21bの結晶のc軸方向は、ランダムな方向を向いている。このため、各分散液中のh-BNナノシート21bは、ランダムに配向している。したがって、例えば、各分散液を成膜する際に、分散液の流動が少ない条件で成膜を行う等することで、h-BNナノシート21bがランダムに配向した機能層となる。
 (効果)
 次に、上記発光素子1による効果について説明する。
 前述したように、QLEDと称される発光素子は、EMLとしてQD層を備えている。本願発明者らの考察によれば、現在QLEDに採用されている構造の多くは、抵抗の大部分をQD層が占めており、駆動の際の発熱は、QD層から主に生じると考えられる。
 図5は、陽極11と陰極16との間に、第1材料21を含む層が設けられていない比較用の発光素子100における各層の低熱伝導性に起因するジュール熱の蓄積について説明する図である。
 図5では、一例として、発光素子100が、基板10上に、陽極11、HIL12、HTL13、EML14、ETL15、陰極16を、下層側からこの順に備えている場合を例に挙げて図示している。比較用の発光素子100は、陽極11と陰極16との間の機能層が何れも第1材料21を含んでいない点を除けば、図1に示す発光素子1と同じ構成を有している。
 QD14aの熱伝導率は、通常、1W/m・K未満(例えば0.3W/m・K以下)である。また、QD層であるEML14の上下層であるHTL13およびETL15も、一般的に、熱伝導率が20W/m・Kよりも大幅に低い材料で構成されている。
 例えば、前述したようにETL15にはZnO-NPが使用されることが一般的であるが、ナノ粒子の結晶粒は、バルクよりも細かく、界面でフォノン散乱が生じる。また、ナノ粒子同士はバルク内部の結晶粒と比べ、材料同士が十分に接触しておらず、空隙があり、熱が伝達し難い。このため、ZnOバルクの熱伝導率は20W/m・Kであるが、ZnO-NP層の熱伝導率は、それよりも大幅に低い値であると考えられる。
 また、HTL13には有機材料が使用されることが多い。前述したように、HTL13には、例えば、p-TPDあるいはTFB等が用いられる。したがって、HTL13の熱伝導率は、何れも、エポキシ樹脂やアクリル樹脂等と同等の0.3W/m・K未満であると考えられる。
 同様に、HIL12にも有機材料が使用されることが多い。前述したように、HIL12には、例えば、PEDOT:PSS等が用いられる。したがって、HIL12の熱伝導率も、0.3W/m・K未満であると考えられる。
 このため、これらの機能層に挟まれているQD層は、図5に示すように電流注入時のジュール熱の蓄積が生じ易く、かつ、現状の素子構成ではQD層で局所的に発生した熱を効率的にQD層の外に逃がすことはできない。このため、QD層は、高輝度発光させる際等に、急速な劣化が生じ易い。
 しかしながら、上述したように例えばボトムエミッション型の発光素子では、ETL15の上層は、100nm程度の金属膜を使用する。ITOの熱伝導率が10W/m・Kであるのに対し、Alの熱伝導率は237W/m・Kであり、Agの熱伝導率は420W/m・Kである。このように熱伝導率が高く、また厚みの大きな金属膜は、前述したように、熱容量が大きな熱浴として十分に機能する。
 そこで、例えば、ETL15にBN等の第1材料21を混入させることで、ETL15の熱伝導率を改善し、QD層と陰極16との間の熱拡散性を高め、QD層から熱を逃がすことが可能となる。
 例えばZnO-NPの熱伝導率を20W/mKとし、ZnO-NPからなるETL15に、熱伝導率を740W/mKのc-BNナノ粒子を、前記断面積比率で25%混ぜ込むと、前記式(3)より、c-BNナノ粒子を含むETL15の熱伝導率は、41W/mKと、2倍になる。また、ZnO-NPからなるETL15に、上記c-BNナノ粒子を、前記断面積比率で45%混ぜ込むと、前記式(3)より、c-BNを含むETL15の熱伝導率は、62.6W/mKと、3倍程度に向上させることができる。したがって、この場合、陰極16とc-BNナノ粒子を含むETL15とにおける熱伝導率および熱容量が駆動温度付近で一定であると仮定すると、熱浴である陰極16に熱を拡散する能力を3倍に高めることができる。この結果、高電流駆動時のEML14での温度上昇を、約3分の1に改善することができる。
 そして、劣化量が温度差に対して線形上昇すると仮定すると、熱伝導率を3倍にすれば信頼性が3倍に向上することになる。なお、QD劣化の主因の1つとしては、加熱によるリガンドの脱離が挙げられる。しかしながら、このリガンドの脱離は、アレニウスの法則にしたがい、温度上昇に対して指数関数的に加速すると考えられる。このため、実際には、高温域では、さらなる信頼性の向上が望める。
 なお、ここでは、ETL15に第1材料21としてc-BNナノ粒子を混入させる場合を例に挙げて説明したが、c-BNナノ粒子以外の第1材料21を用いる場合にも、同様に、第1材料21による熱拡散性の向上効果を得ることができる。また、QD層に第1材料21を混入させる場合も同様である。
 またQD層の下層に関しても、ボトムエミッション型の発光素子で、下層電極である陽極にITOを採用する場合、上述したように上記金属膜の熱伝導率には遠く及ばないものの、導電性を有するITOで形成された下層電極と基板10とが存在する。このため、QD層の下層側においても、EML14と陽極11との間の機能層の熱伝導率を改善し、図1に示すように、例えばQD層やHTL13、HIL12等の熱拡散性を高めれば、QD層から十分に熱を逃がすことが可能になる。また、この際に、熱拡散性を高めるためにITO膜厚を薄膜化、例えば50nm以下等にしてもよい。
 ここで、加熱温度とQD14aの劣化との関係性について、図6および図7を参照して以下に説明する。
 図6および図7では、それぞれ、QD14aの単膜をガラス上に作製して封止した発光素子に、図6あるいは図7に示すように一定の温度で加熱した後、室温に戻った後の上記発光素子の光学特性を、リガンドを種々変更して測定した。
 リガンドには、図6および図7に示すように、前述した、OA、DDT、TOP、DAM、Br、Perを用いた。なお、図6および図7中、「DDT+TOP」は、リガンドとして、DDTとTOPとを、1:1の割合で併用したことを示す。
 図6は、上記発光素子の光学特性としてPLQYを測定した結果であり、量子ドット薄膜である上記QD14aの単膜の加熱温度とPLQYとの関係を示している。図7は、量子ドット薄膜である上記QD14aの単膜の光学特性としてPL発光寿命を測定した結果であり、上記QD14aの単膜の加熱温度とPL発光寿命との関係を示している。なお、本開示において「PL発光寿命」とは、「PL発光強度が初期強度の1/eになるまでの時間」を示し、欠陥が発生した場合、非発光遷移の発生により寿命は短くなる。この「PL発光寿命」は、理論的には、同じQDで測定した場合、発光効率と比例関係にある。
 PLQYの測定には、浜松ホトニクス株式会社製の絶対PL量子収率測定装置「C9920-02」(型式)を用いた。PL発光寿命の測定には、浜松ホトニクス株式会社製の小型蛍光寿命測定装置「Quantaurus-Tau」(登録商標)を用いた。
 図6および図7に示すように、QD14aの劣化は線形ではなく、室温を基準として加熱温度が上昇するにつれ、指数関数的にQD14aの劣化が進む。
 また、図8は、評価用の発光素子として作製した、比較用の発光素子の信頼性試験の結果を示すグラフである。
 評価用の発光素子は、以下の方法により作製した。まず、ガラス基板上に、陽極としてITO膜を30nmの厚みで形成した。次いで、上記ITO膜上に、NiO(酸化ニッケル)を、エタノールに分散させてなる分散液を塗布し、大気中で1時間ベークして溶媒を揮発させた。これにより、HTLとして、43nmの厚みのNiO層を形成した。その後、アセトンにポリメチルメタクリレート(略称:PMMA)を0.9mg/mlの割合で混合したものを塗布し、PMMA層をNiO上に形成した。次いで、該PMMA層上に、QDとしてCdSeを含む分散液を塗布し、ベークして溶媒を揮発させた。これにより、緑色に発光する、44nmの厚みのQD層を形成した。次いで、該QD層上に、直径12nmのZnO-NPを含む分散液を塗布し、ベークして溶媒を揮発させることで、ETLとして、50nmの厚みのZnO-NP層を形成した。次いで、該ZnO-NP層上に、陰極として、100nmの厚みのAlを形成した。
 信頼性試験は、評価用の発光素子に11.03mA/cmの測定電流を流したときの該発光素子の初期輝度(1000cd/m)を100%とし、上記測定電流を流した時間(h)と電圧(V)および初期輝度に対する輝度(%)との関係を測定した。信頼性試験の測定には、システム技研株式会社製のOLED寿命評価装置「EAS-10G」(型式)を用いた。
 また、図9は、局所的に熱蓄積することで素子が部分的に変質し、リーク(素子リーク)したときの、図8で用いたQLED素子の信頼性試験後のQDの光学顕微鏡像を示す図である。
 一般的に、発光素子におけるQD層の層厚は、20~約40nmであり、また、QD自体の粒径(直径)は、例えば10~15nm程度である。QD層形成工程において、QDを含む分散液を塗布する際に、QDがある層数で完全に緻密に整列するとは考え難く、部分的にQDが例えば一層分、薄い場所が生じる場合があると考えられる。これは、仮に、QD層が30nmであり、QDの直径が15nmであった場合、QD層が一層分、他の部分よりも薄くなっている部分に関しては、他の領域のQD層の層厚の半分になってしまうことを意味する。このことから、発光素子のQD層では、ナノスケールで見ると、局所的に電流の流れ易い部分が少なからず存在する。また、発光素子内の直列抵抗は、QD層が殆どの部分を占めていると考えられるため、QD層が薄く(ETLが代わりに厚く)なっている部分は、電流が流れ易い。
 このようにQD層が薄くなっている部分(例えばピンホール)が存在すると、駆動時には、その抵抗の低さから、QD層が薄くなっている部分に電流が優先的に流れ、ジュール熱が他の部分よりも多く生じる。
 例えばQDの表面に多量の有機リガンドが配位している場合、QDの熱伝導率は、有機物の熱伝導率に近く、前述したように例えば0.3W/m・K以下になっていると考えられる。そのため、QD層の膜面方向の熱伝導は十分ではなく、QD層の薄い部分に、熱が蓄積し易い。特に、ピンホール部分は抵抗が低いため、ジュール発熱が大きく、熱が局所的に発生し、蓄積する。
 このため、例えばピンホールが生じている部分のQD層の劣化が局所的に進行すると、QD層が変質したり変化したりすることでリーク電流が上昇していき、図8に示すように、発光特性の急激な劣化をもたらす。また、図9に示すように、QDの急激な劣化をもたらす。
 リーク電流の上昇は、最終的には大きなリークパスに成長し、結果的に、発光素子に流れる電流が殆ど電流リークパスを通過して、発光素子が光らなくなることがある。
 QDの温度による劣化は温度上昇に対して非線形である。このため、ピンホール部分等での熱集中を抑制することで、発光素子全体としても信頼性が向上する。
 本実施形態によれば、上述したように陽極11と陰極16との間の機能層に第1材料21を混和して、陽極11と陰極16との間の熱拡散性を改善することで、上述した問題を解決することができる。
 また、図10は、比較用の第1材料としてグラフェン(graphene)を用いた比較用の発光素子200の問題点について説明する図である。図11は、図10に示す比較用の発光素子200の各層のエネルギーバンドを、BNのエネルギーバンドと併せて示す図である。
 図10では、一例として、発光素子200が、基板10上に、陽極11、HIL12、HTL13、EML14、ETL15、陰極16を、下層側からこの順に備えている場合を例に挙げて図示している。また、比較用の発光素子200では、一例として、ETL15にグラフェンを混在させている場合を例に挙げて図示している。
 グラフェンも、h-BN同様、高い熱伝導率を有する材料の一つである。また、疎水性、耐紫外線、ガスバリア性等のバリア性能も備えていることから、混和による熱伝導向上並びにバリア性の発現が期待できる。
 しかしながら、前記したように、グラフェンは金属的な導電性を有しており、図10に示すように、例えばETL15に、「221」で示すグラフェンを混在させると、グラフェンを伝って電流が流れてしまい、電流リークが発生してしまう。また、図11に示すように、グラフェンは、Egが無く、しかも、その仕事関数が、QD14aのEg内に存在する。このため、前述したように、非発光再結合や励起子消光を招来する。また、グラフェンは、化学的な安定性があまり高くない。このため、発光素子200の駆動中に酸化あるいは分解されてしまい、熱伝導性や上述したバリア性能を保持できないという欠点もある。このため、グラフェンは、上述した本開示の一態様に係る効果の発現に適さない。
 これに対し、第1材料21は、3.0eV以上のEgを有し、図11に示すように、QD14aのEgよりも大きい。このため、非発光再結合および励起子消光を招来しない。しかも、図11に示すように、BNは、ZnO-NP等のETL15のVBMの値と同等の深さのVBMの値を有し、HTL13のCBMの値よりも小さい(浅い)CBMの値を有している。
 また、c-BNナノ粒子21aおよびh-BNナノシート21b等のBNは、絶縁体であり、電流リークパスを形成しない。しかも、BNは、前述したように、安定性が非常に高い。
 したがって、本実施形態によれば、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性の高い、発光素子1を提供することができる。
 また、本実施形態によれば、高輝度発光時のQD14aの劣化を抑制することで、高輝度時の発光効率の低下を抑制することができる。さらに、上述したようにQD14aの劣化を抑制することで、PL(フォトルミネッセンス)発光寿命が長く、高い輝度を有する光を出射することができるとともに、より高いPLQY(フォトルミネッセンス量子収率)を実現することができる。
 また、前述したように、h-BNナノシート21bは、バリア効果を有している。このため、プロセス系中に含まれる大気、溶剤中の酸素、発光素子1内に僅かに残留する酸素等からの各層に対する攻撃を抑制することができる。また、例えば不純物等の拡散を抑制することで、各層の材料と不純物との反応を妨げ、信頼性をさらに向上させることができる。
 前述したように、図1では、h-BNナノシート21bの結晶のc軸方向がランダムな方向を向いている場合を例に挙げて図示した。このようにランダムな方向を向いたh-BNナノシート21bのなかには、例えば、結晶のc軸方向が膜厚方向に配向したh-BNナノシート21bも含まれる。このように、機能層が、例えば、結晶のc軸方向が膜厚方向に配向したh-BNナノシート21bを含むことで、図1に熱流を矢印で示すように、該h-BNナノシート21bを含む層での膜厚方向の熱伝導率を改善し、膜厚方向の熱拡散性を大幅に向上させることができる。
 なお、ランダムな方向を向いたh-BNナノシート21bのなかには、例えば、結晶のc軸方向が膜面方向に配向したh-BNナノシート21bも含まれる。このように、機能層が、結晶のc軸方向が膜面方向に配向したh-BNナノシート21bを含む場合、該h-BNナノシート21bを含む層での膜面方向の熱伝導率を改善し、膜面方向の熱拡散性を大幅に向上させることができる。また、機能層が、結晶のc軸方向が膜面方向に配向したh-BNナノシート21bを含むことで、バリア機能を大幅に向上させることができる。
 何れにしても、本実施形態によれば、上述したように熱の蓄積による各層の劣化(具体的には、各層の構成材料の劣化)、特に、EML14におけるQD14aの劣化を抑制することができ、信頼性が高い発光素子1を提供することができる。
 〔実施形態2〕
 図12は、本実施形態に係る発光素子31の一例を模式的に示す断面図である。
 前述したように、h-BNナノシート21bは、該h-BNナノシート21bを含む分散液を塗布する際に、例えば特定の方向に外力を加える等することで、成膜条件によって、ある確率をもって、一定量、結晶のc軸方向を特定の方向に配向させることが可能である。
 図12に示す発光素子31では、h-BNナノシート21bの大半が、その結晶のc軸方向が該h-BNナノシート21bを含む機能層の膜面方向に配向している。この点を除けば、図12に示す発光素子31は、図1に示す発光素子1と同じである。
 前述したように、例えばQD層に、該QD層が薄くなっている部分(例えばピンホール)が存在すると、QD層の膜面方向の熱伝導が十分でない場合、駆動時に、このQD層が薄くなっている部分に電流が優先的に流れ、熱が蓄積し易い。このため、発光素子の上記膜面方向の熱伝導率を向上させることによっても、QD14aの劣化並びに発光素子の劣化を抑制することが可能である。
 図13は、本実施形態に係る発光素子31における、第1材料21を含む層の形成方法の一例を模式的に示す断面図である。なお、図13では、第1材料21を含む層としてQD層(つまり、EML14)を例に挙げて、該QD層の形成工程の一部を示している。
 図12に示す構成は、溶液プロセスで比較的安易に達成される。本実施形態では、第1材料21を含む層を形成する工程で、h-BNナノシート21bを膜面方向に配向させるため、図13に示すように、該第1材料21を含む分散液33を、その下層(下地層)であるHTL13の膜面方向に平行な方向に流動させる。
 前述したように、c-BNナノ粒子21aおよびh-BNナノシート21bは、極性溶媒に分散可能である。分散液33における溶媒32には、前述した極性溶媒を用いることができる。
 そこで、第1材料21を含む層を形成する工程では、まず、各層の材料(図13に示す例ではQD14a)と、第1材料21と、溶媒32とを、各層の材料と第1材料21とが任意の割合になるように混合する。これにより、各層の材料と第1材料21と溶媒32とを含む分散液33を調液する。このとき、分散液33の粘度を調整する等して、例えば、該分散液33を滴下したときに、分散液33が下層の膜面方向に平行に流動するように、該分散液33を調液する。これにより、分散液33を滴下すると、分散液33が、落下によって受ける外力によって、下層の膜面方向に平行に流動して広がる。この分散液33の落下時におけるh-BNナノシート21bの挙動、並びに、分散液33の流動によるh-BNナノシート21bの流動によって、分散液33中のh-BNナノシート21bは、その多くが、下層の膜面方向に平行に配向する。なお、下層の膜面方向は、基板面に平行な方向、あるいは、電極面に平行な方向と言い換えることができる。これにより、本実施形態によれば、h-BNナノシート21bを、該分散液33を塗布してなる塗布膜の膜面方向に配向させることができる。
 ここで、図12に示すように、h-BNナノシート21bを含む層の膜面に平行な面と該h-BNナノシート21bとがなす角度をθとする。第1材料21を含む分散液33を該分散液33の滴下によって生じる外力によって下層の膜面方向に平行な方向に流動させると、h-BNナノシート21bを含む層の厚み方向の断面の角度θの平均値を、45度未満とすることができる。なお、該h-BNナノシート21bを含む層には、θ=0のh-BNナノシート21bも複数存在するとよい。なお、角度θの平均値の測定に際しては、厚み方向の断面観察において、100nmの幅で測定対象の層内に存在するh-BNナノシート21bについて測定し、算術平均すればよい。また、「h-BNナノシート21bを含む層の膜面に平行な面と該h-BNナノシート21bとがなす角度」とは、断面観察においては、断面と層の膜面に平行な面との交線を直線Aとし、断面とh-BNナノシート21bとの交線を直線Bとすると、直線Aと直線Bとのなす角度のことを意味するものとしてよい。なお、h-BNナノシート21bを含む層の厚み方向の断面の角度θの平均値は、30度以下であればより好ましく、15度以下であればさらに好ましい。
 前述したように、h-BNナノシート21bは、膜面垂直方向に高いバリア性を有し、膜面垂直方向への、酸素分子、水分子、並びに、その他不純物の透過を防ぐことができる。したがって、このように、h-BNナノシート21bを、このようにh-BNナノシート21bを含む層の膜面方向あるいは膜面方向に近い方向に配向させることで、その膜面垂直方向である、各機能層の積層方向への不純物拡散を防ぐことができる。
 なお、このようにh-BNナノシート21bを、各機能層の膜面方向に配向させる場合、h-BNナノシートは、その膜内方向に、50nm×50nm以上の大きさを有していることが好ましく、100nm×100nm以上の大きさを有していることがより好ましい。
このようにh-BNナノシート21bが、その膜内方向に十分な大きさ(言い換えれば、十分な面積)を有することで、不純物拡散をより効果的に抑制することができる。
 なお、ここで、h-BNナノシートが、その膜内方向に、50nm×50nm以上の大きさを有しているとは、h-BNナノシートが、50nm×50nmの正方形を、シート面内に含むだけの広い面の領域を有していることを示す。一つの辺が50nm未満である場合、50nm×50nmに相当する面積を有していても、50nm×50nm以上の大きさを有しているとは言えない。同様に、h-BNナノシートが、その膜内方向に、100nm×100nm以上の大きさを有しているとは、h-BNナノシートが、100nm×100nmの正方形を、シート面内に含むだけの広い面の領域を有していることを示す。
 h-BNナノシート21bが、その膜内方向に、50nm×50nm以上の大きさ、望ましくは100nmx100nm以上の大きさを有していることで、多くの面積を、バリア層として一つの繋がったh-BNナノシート21bでカバーすることができる。この結果、高いバリア効果を発現することができる。
 なお、上記h-BNナノシート21bの大きさは、以下の方法で観測できる。例えば、チルト可能なTEMを使用し、チルト機能を使用したTEM像と、発光素子31の全積層厚み×切り出し片厚み100nm×膜面方向の長さ200nmの容積内に存在するh-BNナノシート21bの大きさおよび立体配置とを観測する。これにより、h-BNナノシート21bの最大の大きさを観測することができる。なお、前述した体積比率の観測同様、ホログラム像を作製して観測してもよい。
 なお、本実施形態でも、実施形態1と同じ理由で、第1材料21を含む層の厚み方向の断面の単位面積当たりにおけるh-BNナノシートの平均の膜厚は、2nm以下(6原子層以下)であることが望ましい。
 また、本実施形態でも、実施形態1と同じ理由で、本実施形態でも、第1材料21を含む層における第1材料21の含有率は、何れも、それぞれの層の断面積比率で25%以上、80%以下であることが望ましく、45%以上、80%以下であることがより望ましい。
 実施形態1では第1材料21としてc-BNナノ粒子21aを用いた場合を例に挙げて、断面積比率と熱伝導率の向上効果との関係について具体的に説明した。しかしながら、第1材料21としてh-BNナノシート21bを用いた場合にも、膜面方向において、同様の効果を得ることができる。例えばZnO-NPの熱伝導率を20W/mKとすると、ZnO-NP層にh-BNナノシート21bを前記断面積比率で例えば25%混ぜ込むと、前記式(3)より、膜面方向の熱伝導率を、約2倍に向上させることができる。また、上記ZnO-NP層にh-BNナノシート21bを前記断面積比率で例えば45%混ぜ込むと、前記式(3)より、膜面方向の熱伝導率を、約3倍に向上させることができる。
 なお、図12でも、各機能層がc-BNナノ粒子21aおよびh-BNナノシート21bの両方を含んでいる場合を例に挙げて図示しているが、各機能層は、h-BNナノシートのみを含んでいてもよい。また、本実施形態でも、第1材料21は、陽極11と陰極16との間の機能層の少なくとも1層に混和されていればよく、陽極11と陰極16との間に、第1材料21を含む層を少なくとも1層備えていればよい。
 本実施形態によれば、上述したように、h-BNが混和された層での膜面方向の熱伝導率が大幅に向上し、熱拡散性が向上することで、局所的な熱の蓄積による劣化を抑えることができる。また、Egについては、実施形態1で説明した通りであり、本実施形態によれば、非発光再結合および励起子消光を増加させることなく、従来よりも熱拡散性が改善された、信頼性が高い、発光素子31を提供することができる。
 また、h-BNナノシート21bは、前述したように、B原子とN原子とが緻密に並んだ網目状構造を有しており、膜面垂直方向への、酸素分子、水分子、並びに、その他不純物の透過を防ぐことができる。しかも、h-BNナノシート21bは、陽極11と陰極16との間に設けられている。このため、本実施形態によれば、作製プロセス中、並びに、駆動中に、QD層や他の機能層に不純物が到達し難い発光素子31を提供することができる。
 なお、h-BNは、特に、空隙が多い、ナノ粒子からなる層に混入させることで、発光素子31内での不純物のマイグレーションをより抑制することができる。これにより、不純物が関わる劣化を抑制し、より一層、信頼性を改善することができる。以下に、より詳細に説明する。
 図14は、前述した、陽極11と陰極16との間に、第1材料21を含む層が設けられていない比較用の発光素子100における不純物移動の問題点を説明する図である。
 QLEDと称される発光素子は、図14に示す比較用の発光素子100のように、QD層であるEML14およびETL15がナノ粒子で構成され、ナノ粒子の隙間から不純物が、素子内部まで侵入可能である。
 例えば、ZnO-NPの直径が8nmの場合、ZnO-NP間の隙間は、たとえ最密充填になったとしても直径1.24nmの粒子が通過できる大きさを有している。酸素分子の直径は0.296nm、水分子の直径は0.38nmであることから、酸素分子および水分子は、ZnO-NP間の隙間を通過する。
 このため、図14に示すように、製造条件によっては、例えば、発光素子31の製造プロセス中に、外部から、大気中の酸素や水分が、ETL15を介してEML14内に侵入してしまう。また、発光素子31の製造プロセス中に、例えば水等のプロセス溶剤が下層に浸透し、EML14内に侵入してQD14aを劣化させてしまう場合もある。さらには、HIL12やHTL13等の、陽極11と陰極16との間に設けられた、EML14の下層側の機能層からも、例えば水等の残留溶媒がEML14内に拡散移動する。
 また、Ag、Al等の金属の原子も、上述したZnO-NP間の隙間よりも小さく、上記隙間を通過する。このため、例えば、蒸着あるいはスパッタ等による陰極16の形成時に、陰極16から、電極材料である金属原子が、ETL15内、あるいはETL15を介してEML14内に侵入することがある。また、陽極11からも、駆動中に、例えば、ITOのInやSn等のカチオンが上層に拡散移動することで、EML14内に侵入することがある。このような陰極16あるいは陽極11からの電極材料の移動は、発光素子31内の機能層と電極材料とが反応したり、電極の短絡を引き起こしたりする。
 図15は、陽極11と陰極16との間に、第1材料21を含む層が設けられていない発光素子の陰極16、ETL15、およびEML14(QD層)に含まれる元素を、オージェ電子分光分析(AES)により測定した結果を示す図である。
 上記測定には、以下の方法により作製した発光素子を用いた。まず、ガラス基板上に、陽極としてITO膜を30nmの厚みで形成した。次いで、上記ITO膜上に、HILとして45nmのCuSCN層を形成した。次いで、CuSCN層上に、HILとして40nmのP-TPD層を形成した。次いで、P-TPD層上に、Cdを含有する、赤色に発光するQDをオクタンに分散させてなる分散液を塗布し、ベークすることで、30nmの厚みのQD層を形成した。次いで、該QD層上に、ETLとして、直径12nmのZnO-NPからなる、57nmの厚みのZnO-NP層を形成した。次いで、該ZnO-NP層上に、陰極として、100nmの厚みのAlを形成した。
 上記測定では、上記発光素子を、陰極側からArイオンによりエッチングしていき、エッチングにより飛び出た元素を分析することで、各層に含まれる元素を確認した。図15は、このときのエッチング時間と、検出された元素(原子)の比率との関係を示している。
 なお、図15中、「Al(pure)」とは金属Alを示し、「Al(Al)」とはアルミナ中のAlを示し、「Al(total)」とは、それらの合計を示す。また、「Zn(pure)」とは金属Znを示し、「Zn(ZnO)」とは酸化亜鉛中のZnを示し、「Zn(total)」とは、それらの合計を示し、「O」、「C」、「F」は、それぞれの元素を示す。
 図15に示す結果から、ZnOと同時にAlが大量に検出されており、電極材料であるAlがZnO-NP層の内部やQD層周辺まで侵入していることが判った。このようなZnO-NP層への電極材料の侵入は、時間の経過によって、QD層とAlとの反応を引き起こす可能性がある。また、デンドライトのようなAlの結晶が形成された場合、電流リークの原因となったり、QD層等、下層の劣化を引き起こしたりする可能性が高い。
 また、図16は、サンプルとして、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、陰極(Ag)の蒸着レートを変更して作製したときの、蒸着レートと駆動電圧E(V)と輝度L(cd/m)との関係を示すグラフである。図17は、サンプルとして、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、Agの蒸着レートを変更して作製したときの、蒸着レートと駆動電圧E(V)と駆動電流の電流密度J(mA/cm)との関係を示すグラフである。図18は、サンプルとして、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、Agの蒸着レートを変更して作製したときの、蒸着レートと駆動電流の電流密度J(mA/cm)と輝度L(cd/m)との関係を示すグラフである。図19は、サンプルとして、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、Agの蒸着レートを変更して作製したときの、蒸着レートと駆動電流の電流密度J(mA/cm)と外部量子効率EQE(%)との関係を示すグラフである。図16~図18は、Agを、0.2Å/sおよび0.4Å/sの蒸着レートで、それぞれ複数回、25nmまで作製したときのグラフを示し、同じ符号は同じサンプルを示している。
 なお、輝度Lの測定には、社内で組み立てたLED輝度測定装置を用いた。EQEは、測定した輝度Lと注入した電流、および、発光スペクトルから算出した。
 また、図20は、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、Agの蒸着レートを0.2Å/sとして製造したときの上記発光素子のEL発光像を示す図である。図21は、図15に示す測定に用いた発光素子と電極以外同じ構成を有する発光素子を、Agの蒸着レートを0.4Å/sとして製造したときの上記発光素子のEL発光像を示す図である。なお、これらEL発光像の撮像には、オリンパスマーケティング株式会社製の落射顕微鏡装置を用いた。
 例えば図17に示す結果から、Agの蒸着レートを速くすると、低電圧でのJ-V(電流-電圧)曲線の乱れ、つまりリーク電流が、増加することが判る。また、図20および図21に示す結果から、Agの蒸着レートを速くすると、ダークスポットが顕著になることが判る。
 これは、Agの蒸着レートが速い場合(つまり、蒸着源の加熱温度をより高くしてAgを蒸着した場合)、Ag原子の蒸着時のエネルギー(原子の運動エネルギー)がそれだけ大きくなり、より多くのAgがZnO-NP内部に侵入し、ZnO-NP層内、さらにはQD層内に侵入したAgによる電流パスができることを示す。このような電流リークパスができると、発光効率の低下が生じる。また、局所的に電流が流れ易くなる等、電流の流れが不均一になり、信頼性が低下する一因となる。
 前述したように、h-BNナノシート21bは、不純物に対し、膜面垂直方向に高いバリア性を有する。このため、図14で説明したような不純物の素子内部への侵入を防ぐことができる。これにより、QD14aの劣化を抑制し、また長期信頼性の観点からも、素子内部の水や酸素の量を減らすことができる。また、特に、上述した膜面方向に配向されたh-BNナノシート21bの、機能層への混和、なかでも、HTL13やETL15への混和は、電極作成の際の、上述したような金属原子の侵入の防止に、特に有効である。
 また、QLEDと称される発光素子は、素子全体の厚みが、例えば約100~200nmと非常に薄く、数V程度の電圧でも、電界強度はとても大きいものとなる。例えば、5Vで50MV/mになる。そのため、特に、長時間駆動時に内部に存在する不純物イオンが容易に移動して、発光素子内部の各材料と意図しない反応をしてしまい、発光素子が劣化してしまう。
 したがって、上述したように、陽極11と陰極16との間に、膜面方向に配向されたh-BNナノシート21bが存在すると、該h-BNナノシート21bを含む層を横切る不純物の量を大幅に減らすことができる。したがって、意図しない化学反応を抑制することができ、発光素子31の信頼性をさらに改善することができる。このように、陽極11と陰極16との間に、膜面方向に配向されたh-BNナノシート21bが存在すると、発光素子31の製造後にも、上述した不純物の移動を抑制することができる。
 〔実施形態3〕
 実施形態1、2では、第1材料21を、陽極11と陰極16との間に設けられた機能層の少なくとも1層に混入させることで、陽極11と陰極16との間に、第1材料21を含む層を少なくとも1層設ける場合を例に挙げて説明した。しかしながら、前述したように、上記機能層は、第1材料21からなる第1材料層を少なくとも1層含んでいてもよい。
 図22は、本実施形態に係る発光素子41の一例を模式的に示す断面図である。また、図23は、本実施形態に係る発光素子51の一例を模式的に示す断面図である。
 これら発光素子41および発光素子51は、以下に示す点を除けば、実施形態1または実施形態2に示す発光素子と同じ構成を有している。
 図22に示す発光素子41は、例えばEML14とETL15との間に、第1材料21からなる第1材料層22を備えている。
 なお、図22では、一例として、第1材料21がh-BNナノシート21bである場合を例に挙げて図示している。しかしながら、本実施形態は、これに限定されるものではない。第1材料層22は、h-BNナノシート21bに代えて、あるいは、h-BNナノシート21bに加えて、c-BNナノ粒子21aを含んでいてもよい。また、第1材料層22の形成位置は、陽極11と陰極16との間であれば、特に限定されるものではない。また、第1材料層22は、例えば、陽極11と陰極16との間に、例えばHIL12、HTL13、EML14、ETL15のうち何れか1層あるいは複数層を挟んで設けられていてもよく、陽極11と陰極16との間に、複数層設けられていてもよい。例えば、陽極11、HIL12、HTL13、EML14、ETL15、陰極16の各層の間に、それぞれ第1材料層22が形成されていても構わない。第1材料層22の層数は、特に限定されない。
 このように、第1材料21を含む層は、第1材料21のみを含む単一の層として形成されていてもよく、何れにしても、陽極11と陰極16との間に、第1材料21を含む層が少なくとも1層設けられていることで、実施形態1、2で説明した効果と同様の効果を得ることができる。
 但し、前述したように、BNは絶縁体であり、第1材料層22の層厚が2nmを超えると、膜面方向に垂直な方向(膜厚方向)にトンネル電流が流れなくなるおそれがあり、高電圧化(高抵抗化)し、発光素子としての使用が困難となるおそれがある。このため、第1材料層22の層厚は、2nm以下とすることが望ましい。
 したがって、機能層として第1材料層22を設ける場合、熱伝導性の向上効果を高めるためには、2nm以下の第1材料層22を、第1材料層22以外の機能層を挟むように形成することが、より望ましい。
 一方、図23に示す発光素子51は、例えばETL15に、第1材料21として例えばh-BNナノシート21bを混和させている。この場合、例えばETL15に、膜厚2nm以下のh-BNナノシート21bを分散させることで、h-BNナノシート21b上をトンネル電流が流れることができるようになる。このため、h-BNナノシート21bは、大きな抵抗にならず、高い体積比率でh-BNナノシート21bをETLに混和させることができ、膜面方向に十分な熱伝導性を、容易に確保することができる。
 〔実施形態4〕
 前述したように、本開示の一態様に係る発光素子は、例えば、表示装置あるいは照明装置等の発光デバイスの光源として用いられてよい。
 本開示の一態様に係る発光デバイスは、本開示の一態様に係る発光素子を少なくとも1つ備えていればよい。以下では、本開示の一態様に係る発光デバイスとして、本開示の一態様に係る発光素子を複数備えた表示装置を例に挙げて説明するが、本実施形態は、これに限定されるものではない。
 図24は、本実施形態に係る表示装置61(発光デバイス)の要部の概略構成の一例を示す断面図である。
 表示装置61は、複数の画素を有している。各画素には、それぞれ発光素子が設けられている。各画素の間には、画素分離膜として、隣り合う画素を仕切る絶縁性のバンクBKが設けられている。表示装置61は、基板10として、駆動素子層が形成されたアレイ基板を備え、該基板10上に、発光波長が異なる複数の発光素子および上記バンクBKを含む発光素子層が積層された構成を有している。
 発光素子層は、画素毎に設けられた複数の発光素子を備え、基板10上に、これら発光素子の各層が積層された構造を有している。この場合、基板10には、例えば、絶縁性基板上に、駆動素子層として、例えば、複数のTFTを有するTFT層が設けられたTFT基板(アレイ基板)が用いられる。
 図24に示す表示装置61は、画素として、赤色光を発する赤色画素PRと、緑色光を発する緑色画素PGと、青色光を発する青色画素PBとを含んでいる。
 赤色画素PRには、発光素子として、赤色光を発する赤色発光素子が設けられている。緑色画素PGには、発光素子として、緑色発光素子が設けられている。青色画素PBには、発光素子として、青色発光素子が設けられている。
 以下では、実施形態1~3同様、上記発光素子が、陽極11を下層電極とし、陰極16を上層電極とするコンベンショナル構造を有している場合を例に挙げて説明する。しかしながら、本実施形態でも、上記発光素子は、陰極を下層電極とし、陽極を上層電極とするインバーテッド構造を有していてもよい。
 赤色発光素子は、基板10上に、陽極11、HIL12、HTL13、EML14R、ETL15R、および陰極16が、この順に積層された構成を有している。緑色発光素子は、基板10上に、陽極11、HIL12、HTL13、EML14G、ETL15G、および陰極16が、この順に積層された構成を有している。青色発光素子は、基板10上に、陽極11、HIL12、HTL13、EML14B、ETL15B、および陰極16が、この順に積層された構成を有している。
 EML14Rは、赤色光を発する赤色EMLであり、QD14aとして、赤色光を発する赤色QD14aRを含んでいる。EML14Gは、緑色光を発する緑色EMLであり、QD14aとして、緑色光を発する緑色QD14aGを含んでいる。EML14Bは、青色光を発する青色EMLであり、QD14aとして、青色光を発する青色QD14aBを含んでいる。なお、同一の発光素子(同一の画素)は、同種のQD14aを備えている。
 陽極11は、いわゆる画素電極として機能し、基板10上に、発光素子毎(言い替えれば、画素毎)に島状に設けられている。一方、陰極16は、共通電極として、全発光素子(言い替えれば全画素)に共通に設けられている。各発光素子は、各画素を点灯させる光源として機能する。
 EML14R、EML14G、およびEML14Bは、画素毎に塗り分けられており、バンクBKによって、島状に分離されている。同様に、ETL15R、ETL15G、およびETL15Bも画素毎に塗り分けられており、バンクBKによって、島状に分離されている。バンクBKは、例えば、ポリイミド、アクリル樹脂等の有機材料を塗布した後にフォトリソグラフィによってパターニングすることで形成される。
 図24では、一例として、ETL15R、ETL15G、ETL15Bにのみ、第1材料21として、h-BNナノシート21bを混和させた場合を例に挙げて図示している。
 図24に示す表示装置61は、上述したように発光素子を複数備え、発光ピーク波長が短い波長帯域の光を発する発光素子ほど、第1材料21を含む層における断面積比率での第1材料21の含有率を大きくしている。
 EML14R、EML14G、およびEML14Bは、発光ピーク波長が短い波長帯域の光を発するEMLほど、QD14aのEgが大きい。このため、発光ピーク波長が短い波長帯域の光を発するEMLほど、発光閾値電圧が高く、発熱量が大きい。
 発光閾値電圧は、発光素子にかける電圧を上げていった場合に、該発光素子が発光を開始する電圧を示し、素子構造が最適化されており、理想的な場合、発光閾値電圧は、QD14aのEgを電圧換算した値となる。
 QD14aのEgは、QD14aRのEg<QD14aGのEg<QD14aBのEgである。このため、この場合、図15に示すように、赤色発光素子<緑色発光素子<青色発光素子の順に、各発光素子における、第1材料21を含む層における断面積比率での第1材料21の含有率を大きくする。
 なお、図24では、第1材料21を含む層がETL15である場合を例に挙げて図示しているが、第1材料21を含む層は、ETL15以外の層であってもよい。
 このように、QD14aのEgが大きいほど第1材料21を含む層における断面積比率での第1材料21の含有率を大きくすることで、駆動電圧がより大きな発光素子における、より大きなジュール熱を十分に拡散させ、局所的な蓄熱を十分に抑制することが可能となる。
 なお、本実施形態では、発光デバイスがフルカラーの表示装置である場合を例に挙げたが、本実施形態は、これに限定されるものではない。上記技術は、発光ピーク波長が異なる複数の発光素子を有する発光デバイス全般に適用が可能である。
 つまり、第1波長帯域の光を発する第1発光素子と、上記第1発光素子よりも発光ピーク波長が短い第2波長帯域の光を発する第2発光素子とを含む複数の発光素子を備えた発光デバイスにおいて、上記第2発光素子における第1材料21を含む層の断面積比率での第1材料21の含有率を、第1発光素子における第1材料21を含む層の断面積比率での第1材料21の含有率よりも大きくすればよい。これにより、上述した効果を得ることができる。
 本開示は上述した各実施形態に限定されるものではなく、請求項に示した範囲で種々の変更が可能であり、異なる実施形態にそれぞれ開示された技術的手段を適宜組み合わせて得られる実施形態についても本開示の技術的範囲に含まれる。さらに、各実施形態にそれぞれ開示された技術的手段を組み合わせることにより、新しい技術的特徴を形成することができる。

Claims (16)

  1.  第1電極と第2電極とを備え、
     上記第1電極と上記第2電極との間に、3.0eV以上のバンドギャップおよび200W/mK以上の熱伝導率を有する第1材料を含む層が少なくとも1層設けられていることを特徴とする発光素子。
  2.  第1電極と第2電極とを備え、
     上記第1電極と上記第2電極との間に、c-BNナノ粒子を含む第1材料を含む層が少なくとも1層設けられていることを特徴とする発光素子。
  3.  上記第1材料がh-BNナノシートをさらに含むことを特徴とする請求項2に記載の発光素子。
  4.  第1電極と第2電極とを備え、
     上記第1電極と上記第2電極との間に、h-BNナノシートを含む第1材料を含む層が少なくとも1層設けられていることを特徴とする発光素子。
  5.  上記第1電極と上記第2電極との間に、量子ドットを含む発光層を少なくとも備え、
     少なくとも上記発光層が上記第1材料を含むことを特徴とする請求項1~4の何れか1項に記載の発光素子。
  6.  上記第1電極と上記第2電極との間に、量子ドットを含む発光層を少なくとも備えるとともに、
     上記第1電極と上記発光層との間、並びに、上記第2電極と上記発光層との間、の少なくとも一方に電荷輸送層を備え、
     上記電荷輸送層、並びに、上記発光層、のうち少なくとも1層が上記第1材料を含むことを特徴とする請求項1~4の何れか1項に記載の発光素子。
  7.  上記第1電極と上記第2電極との間に複数層の機能層を備え、
     上記複数層の機能層全てが上記第1材料を含むことを特徴とする請求項1~4の何れか1項に記載の発光素子。
  8.  上記第1材料を含む層における断面積比率での上記第1材料の含有率が、25%以上、80%以下であることを特徴とする請求項1~7の何れか1項に記載の発光素子。
  9.  上記第1材料を含む層の厚み方向の断面の単位面積当たりにおける上記h-BNナノシートの平均の膜厚が、2nm以下であることを特徴とする請求項3または4に記載の発光素子。
  10.  上記第1材料を含む層の厚み方向の断面の単位面積当たりにおける、上記第1材料を含む層の膜面に平行な面と上記h-BNナノシートとがなす角度の平均値が45度未満であることを特徴とする請求項3、4、9の何れか1項に記載の発光素子。
  11.  上記h-BNナノシートは、その膜内方向の大きさが50nm×50nm以上であることを特徴とする請求項3、4、9、10の何れか1項に記載の発光素子。
  12.  上記h-BNナノシートは、その膜内方向の大きさが100nm×100nm以上であることを特徴とする請求項3、4、9~11の何れか1項に記載の発光素子。
  13.  請求項1~12の何れか1項に記載の発光素子を少なくとも1つ備えていることを特徴とする発光デバイス。
  14.  上記発光素子として複数の発光素子を備えるとともに、
     上記複数の発光素子は、第1波長帯域の光を発する第1発光素子と、上記第1発光素子よりも発光ピーク波長が短い第2波長帯域の光を発する第2発光素子とを含み、
     上記第2発光素子における上記第1材料を含む層の断面積比率での上記第1材料の含有率が、上記第1発光素子における上記第1材料を含む層の断面積比率での上記第1材料の含有率よりも大きいことを特徴とする請求項13に記載の発光デバイス。
  15.  第1電極を形成する工程と、
     第2電極を形成する工程と、を含み、
     上記第1電極を形成する工程と上記第2電極を形成する工程との間に、
     3.0eV以上のバンドギャップおよび200W/mK以上の熱伝導率を有する第1材料を含む層を形成する工程を含むことを特徴とする発光素子の製造方法。
  16.  上記第1材料を含む層を形成する工程では、上記第1材料を含む分散液を、該第1材料を含む層の下層の膜面方向に平行な方向に流動させることを特徴とする請求項15に記載の発光素子の製造方法。
