Description

表面検査方法および表面検査装置
 本発明は、球面の表面状態を検査する表面検査方法および表面検査装置に関する。
 金属やセラミックを材料とする球状部品は、産業機械、輸送機械および精密機器などの回転機構や摺動部に多用されており、回転精度や摺動性能を担保するため、精密な真球であることが求められている。例えば、ボールベアリング用の鋼球は、一般的な規格のひとつに、真球度が0.5μm以下、表面粗さRaが0.040μm以下といった、高い寸法精度が求められており、品質保証のため、精密な表面検査が必須となる。このため、産業用の球体部品に対しては、従来から種々の検査方法や検査装置が提案されている。
 特許文献1には、検査対象物の球体にレーザ光を照射しながら、球体およびレーザ光軸を同時に回転し、球体からの反射光量を検出して、球体の表面を検査する表面検査装置が記載されている。
 また、特許文献2には、球面ではないが、円筒部品の表面検査方法が記載されている。特許文献2では、魔鏡原理を利用し、円筒部品の表面に所定の幅および所定の厚さを有するシート状の照射光を照射して、円筒部品の表面からの反射光をスクリーンに投射し、スクリーンに形成された光学像を観察することで円筒部品の表面状態を検査している。

 球面の表面検査は、光が照射される位置や照射される光の入射角によって球面での反射角が変化する。球体を検査対象とする特許文献1に記載の従来技術では、楕円の焦点Aから照射された光が、楕円のもう一方の焦点Bの位置に配置される球面の一点に照射される。しかしながら、特許文献1では、焦点Bでの光の反射角は均一でないため、球面を同一の感度で検査することができなかった。また、特許文献1では、照明光が球面の一点(焦点B)にしか照射されないので、球面を一括して検査することができなかった。
 また、特許文献2には、円筒部品の表面を検査する方法が開示されているものの、球面の表面検査方法が開示されていない。
 本発明は、球面を同一な感度で一括に検査するための技術を提案する。
 上記課題を解決するために、代表的な本発明の表面検査方法の一つは、球面を有する検査対象物の球面に対し、光照射装置を用いて光を照射して、球面で反射した反射光をスクリーンに投射して光学像を形成し、光学像の輝度に基づいて球面の表面状態を検査する表面検査方法において、光照射装置によって、平行光を平行光の光軸を中心に円形になるように成形した円形光を、光軸が球面の中心を通るように球面に照射し、球面で反射した反射光をスクリーンの凹面となった被照射面に投射する、表面検査方法である。
 本発明によれば、球面を同一の感度で一括して検査することが可能となる。前述した以外の課題、方法および効果は、以下の実施形態の説明により明らかにされる。

 以下、図面を用いて、実施例を説明する。
<実施例1>
 以下、図1~8を用いて、実施例1の表面検査装置及び表面検査方法を説明する。図1は、実施例1の表面検査装置の構成を示す側面図であり、図2は、実施例1の表面検査装置の構成を示す正面図である。表面検査装置1は、球体100の球面に光を照射して、球面で反射した反射光を、環状かつ帯状の被照射面を有するスクリーン(以下、本実施例並びに後述する実施例3、6及び7において環状スクリーンと称する)105に投射して光学像を形成する。そして、表面検査装置1は、その光学像の輝度に基づいて球面の表面状態を検査する。
 表面検査装置1は、球体100に光を照射する光照射装置50を含む。光照射装置50は、平行光を生成する光生成装置(本実施例においてはレーザ光を生成するレーザ発振器を含む)101と、ビームエキスパンダ102、アキシコンレンズ103及びアキシコンレンズ104を含む光学装置51と、を含む。
 また、表面検査装置1は、環状スクリーン105、ラインセンサカメラ106、レンズ107、ラインセンサカメラ108、レンズ109、画像処理装置113、判定装置114、および、球体100の保持装置115(図6参照)、を備える。保持装置115の詳細は、後述する。
 アキシコンレンズ103およびアキシコンレンズ104の少なくとも一方は、Y軸方向に移動可能であり、アキシコンレンズ103とアキシコンレンズ104との距離(アキシコンレンズ間距離)aを任意の距離に設定することができる。すなわち、光学装置51は、アキシコンレンズ103とアキシコンレンズ104との間の距離を調整することが可能な構成を有する。
 また、ラインセンサカメラ106および108は、保持機構(図示せず)に保持され、Y軸方向に可変とする。ラインセンサカメラ106および108をY軸方向に可変とすることによって、ラインセンサカメラ106および108の位置を調整することができる。また、表面検査装置1は、上記した装置及び機構の動作を制御するコントローラ(図示せず)を有する。
 本実施例では、検査対象物が球体100であったが、検査対象物は、球面を有するものであれば、球体でなくても良い。例えば、検査対象物は、ピストンであっても良い。ピストンを回転させる例については、実施例6で詳細に説明する。また、球体100は、所定の反射率を有する素材であれば、金属、セラミックス、木材など材質は問わない。
 本実施例では、球体100の半径rは、15mmである。レーザ発振器101は、平行光を生成する光生成装置101を構成する(以下、光生成装置がレーザ発振器である場合について説明する)。レーザ発振器101は、波長670nm、ビーム径0.48mmの平行ビーム10を出力し、平行ビーム10の光軸10aは、球体100の中心点Oを通る。平行ビーム10は、光軸10aに平行な平行光である。平行光とは、ビーム内のどの光線も他の光線に平行になっている光を言う。レーザ発振器101の出力は、例えば1mW程度である。平行ビーム10は、シングルモードであり、出力ビームの強度分布はガウシアン分布で、1/e径をもってビーム径とする。すなわち、ビーム径は、ピーク強度から1/e(13.6%)に落ちた時の強度での幅としている。平行ビーム10は、ビームエキスパンダ102を介して、ビーム径をt0に拡張する。本実施例では、t0=1mmとする。
 光学装置51であるアキシコンレンズ103および104は、円錐型のプリズムレンズであり、互いに同形状且つ同材質である。また、光軸10aは、アキシコンレンズ103および104の円錐の頂点を通り且つ円錐の頂点は互いに向かい合っている。平行ビーム10がアキシコンレンズ103の平面側から入射し円錐面から出射する際、平行ビーム10は、円錐の稜線で屈折し、光軸10aに向かう。平行ビーム10が光軸10a横断後、平行ビーム10は、円環ビーム(円環光)になる。円環ビームの外径は、アキシコンレンズ103からの照射距離が離れるほど大きくなるが、円環の厚みは一定となる。このビーム特性は、ベッセルビームの特徴に近く、円環を形成するビーム強度は、照射距離に関わらず一定となる。続いて、円環ビームは、アキシコンレンズ104の円錐面に入射する。このとき、アキシコンレンズ104のプリズム角αは、アキシコンレンズ103と同一のため、円環ビームは、円錐の稜線で屈折後、円環ビームの光路は再び光軸10aと平行になる。光軸10aと平行な円環ビームを、以後、円環ビーム10bと表記する。円環ビーム10bは、光軸10aを中心とする円環状であって、その光軸10aは、球体100の中心Oを通る。このため、円環ビーム10bは、球体100の球面において同一の入射角で照射される。この入射角とは、円環ビーム10bの光軸10aと、円環ビーム10bが照射される球体100の球面上の法線方向とのなす角度を示す。また、球体100の半径rに対して、円環ビーム10bの厚みt1がt1<<rの時、球体100の環状の照明領域110の入射角は、後述する式(7)’で示すように、実質的に同一な入射角である。詳細は後述するが、本実施例の場合、r=15mmに対して、t1=0.502mmであるので、照明領域110への円環ビーム10bの入射角の範囲は、42.3°~45°となる。入射角の変化による環状スクリーン105上の輝度変化は0.5%以下に留まるため、実質的に同一の感度で検査可能となる。
 続いて、本実施例で形成される円環ビーム10bの厚みt1について説明を行う。本実施例では、アキシコンレンズ103および104のプリズム角αは、α=10°、波長670nmの照明光に対する屈折率nは、n=1.456である。平行ビーム10の光軸10aは、アキシコンレンズ103の円錐の頂点を通るため、アキシコンレンズ103の透過後の円環ビームの厚みは、平行ビーム10のビーム径t0の半分、すなわち0.5mmとなる。また、アキシコンレンズ104を透過した後の円環ビーム10bの厚みt1も、アキシコンレンズ104からの照射距離に関わらず一定となる。アキシコンレンズ103を透過した後の円環ビームの光路と光軸10aのなす角を図1のようにα’とすると、t1=t0/(2cosα’)となる。また、α’=sin-1(n×sinα)-αであるため、α=10°、n=1.456を代入し、t1=0.502mmと求まる。
 次に、円環ビーム10bの外径drとアキシコンレンズ間距離aの関係について説明を行う。アキシコンレンズ103および104の屈折率n、プリズム角度αを用いて、円環ビーム10bの外径drは、式(1)より求まる。

 式(1)で示すように、アキシコンレンズ間距離aを調節することで、外径drを調整することができる。図2には、球体100の球面の照明領域110を斜めのハッチングで示している。外径drを調整することにより、照明領域110を任意に変更することができる。
 次に、球体100の球面からの反射光を投射するスクリーンおよびスクリーン上の光学像を検出するカメラの配置について、図2および図3を用いて説明する。円環ビーム10bは、球体100の球面で反射され、光軸10a上の点O’を中心に放射状に進み、環状スクリーン105に投射される。環状スクリーン105は、反射光が照射される被照射面(本実施例においては光軸10a側)が凹面となるように構成されたスクリーンである。実施例1の環状スクリーン105は、光軸10aを中心とする円の周方向に沿って配置される円環状のスクリーンである。図3は、球体の照明状態を示す側面図である。環状スクリーン105は、半径L0かつY軸方向に幅Wを有する中空円筒形状をしている。また、環状スクリーン105の円筒軸は、光軸10aと一致している。環状スクリーン105は、球体100の中心Oからレーザ発振器101側に距離u0だけ離れた箇所に設置されている。また、環状スクリーン105は、拡散反射特性を持つ。本実施例では、スクリーン半径L0=50mm、スクリーン幅W=15mm、スクリーン距離u0=5mmとする。
 実施例1では、光軸10a側が凹面となる環状スクリーン105に反射光を投射したが、スクリーンは、環状でなくも良い。例えば、環状スクリーン105は、光軸10a側が凹面となっていれば良くて、半球形状であっても良い。
 図2に示すように、環状スクリーン105に投射された反射光によって形成される光学像は、レンズ107および109を介して、ラインセンサカメラ106および108にて環状スクリーン105の円周方向に走査され、観察される。ラインセンサカメラ106および108は、図2に示すように、X-Z平面上で回転軸11に対して同じ側になるように配置される。また、ラインセンサカメラ106および108を合わせた環状スクリーン105の円周方向の視野範囲111は、図2に示すように、少なくとも、環状スクリーン105の0°~(90°)~180°の180°分の範囲をカバーする。この場合、回転軸11を中心に球体100を1回転させると、ラインセンサカメラ106および108は、環状スクリーン105上の円周方向の視野範囲111の軸対称の領域も視野範囲に収める。このため、環状スクリーン105上の円周方向360°分を、ラインセンサカメラ106および108を合わせた視野範囲に収めることができる。これにより、球体100の照明領域110を全て観察することができる。なお、本実施例では、ラインセンサカメラ106とラインセンサカメラ108の観察光軸12aおよび12bは、光軸10aを通るように配置し、且つ、図2に示すように、環状スクリーン105の45°と135°の位置で交わるように配置する。また、レンズ107とラインセンサカメラ106とは、同軸に配置され、同様に、レンズ109とラインセンサカメラ108とは、同軸に配置されている。
 本実施例では、ラインセンサカメラ106および108を環状スクリーン105の外側を撮像するように配置したが、ラインセンサカメラ106および108の少なくとも一方を環状スクリーン105の内側を撮像するように配置しても良い。
 次に、図3を用いて、本実施例おける、円環ビーム10bの外径drと球体100の半径rとの関係および外径drとアキシコンレンズ間距離aとの関係について説明する。図3では、球体100と回転軸11の2つの交点をそれぞれ頂点T、頂点T’とする。円環ビーム10bの外輪にあたる平行光が球体100の球面に照射される位置を点Aとすると、本実施例では、角TOA=45°とした。この場合、点Aに照射された平行光は、光軸10aに対し、垂直な方向に反射し、環状スクリーン105の点A’に投射される。また、円環ビーム10bは、球体100の中心を通る光軸10aを中心に軸対称であるため、点Aと軸対称の位置を点Cとすると、角TOC=135°(角T’OC=45°)となる。球体100の球面上の点Cに照射された光は、点Aからの反射光と同様に、光軸10aに対し、垂直な方向に反射し、環状スクリーン105上の点C’に投射される。角TOAが45°未満の場合、球体100の球面からの反射光は回転軸11に向かって接近する方向に反射し、保持装置115と干渉する恐れがある。これを避けるため、本実施例では、角TOA=45°となるように円環ビーム10bを成形する。この場合、円環ビーム10bの外形drは、2×r×cos45°=1.414rとなる。
 図4は、図3の斜視図である。図3及び図4を参照して、本実施例の球体100の検査領域112について説明する。図4(a)には、球体100の表面に照射された円環ビーム10bの照明領域110が斜めのハッチングで示されている。また、回転軸11を中心に球体100を1回転させると、照明領域110を通過する球体100の表面領域は、図4(b)の斜めのハッチングで示される領域となる。図4(b)のハッチングで示される領域を検査領域112と呼ぶ。本実施例では、点Aと点Cとに挟まれた角AOC=90°の帯状の範囲が検査領域112となる。
 この場合、球体100の表面全面に対する、検査領域112の割合Sは、球体100の半径rと円環ビーム10bの外径drとを用いて式(2)で求まる。

 本実施例では、dr=2r×cos(45°)であるため、これを式(2)に代入し、 S=2r×cos(45°)/2r=cos(45°)=0.707と求まる。
 これにより、本実施例では、角TOA=45°となるように円環ビーム10bを形成すれば、球体100の半径rに関わらず、検査領域112は、球体100全面の70%程度となることが分かる。
 また、円環ビーム10bの外径drは、式(1)よりアキシコンレンズ間距離aにより調整することができる。本実施例の場合は、円環ビーム10bの外径drと球体100の半径rとは、dr=1.414rの関係にある。そのため、アキシコンレンズ間距離aは、アキシコンレンズ103および104の屈折率n、プリズム角αおよび球体100の半径rを用いて、式(3)で求まる。

 本実施例では、n=1.456、α=10°、r=15mmであるため、アキシコンレンズ間距離aは、133.00mmと定まる。球体100のサイズが変わり、半径rが変化しても、式(3)に従ってアキシコンレンズ間距離aを調整すれば、円環ビーム10bの外径drをdr=1.414rの関係を満たすようにすることができる。この場合、点Aからの反射光は光軸10aに対して環状スクリーン105上の点A’に垂直に投射される。ラインセンサカメラ106および108の観察光軸12aおよび12bが環状スクリーン105上の点A’と点C’を通る円周および点B’と点D’を通る円周に囲まれた帯状の範囲内に収まる。または、観察光軸12aおよび12bが当該帯状の範囲内に収まるように、ラインセンサカメラ106および108をY軸方向に移動させる。これにより、球体100の半径rが変化しても、同一の検査装置で球面の検査が可能となる。また、式(2)より、球体100の表面全面の一定の割合を検査することができる。
 続いて、図3及び図5を用いて、照明領域110への円環ビーム10bの入射角の範囲および照明領域110の光学像の拡大効果について説明する。球体100の球面で反射される反射光は、球面の湾曲により、環状スクリーン105の幅方向(球体回転方向)と、円周方向(球体回転軸方向)にそれぞれ拡大されて環状スクリーン105に投射される。図3は、球体100の球面に円環ビーム10bを照射し、球面から反射した反射光のY-Z平面の光路を示している。円環ビーム10bの外輪に当たる平行光は、点Aに照射され、点Aから反射した反射光は光軸10aに対して垂直に反射し、環状スクリーン105の点A’に投射される。一方、円環ビームの内輪に当たる平行光は、点Bに照射され、点Bから照射された反射光は環状スクリーン105の点B’に投射される。図3では、弧ABの角度をβ、光軸10aと環状スクリーン105との間の距離をL0とする。照明領域110への円環ビーム10bの入射角の範囲は、45°-β~45°、点Bからの反射光の環状スクリーン105への入射角は2βとなる。
 弧ABの長さをdAB、環状スクリーン105上のA’B’間の長さをdA’B’とすると、球体100の球面による、環状スクリーンの幅方向、すなわちY-Z平面上での拡大倍率M_YZは式(4)で示される。

 本実施例では、r=15mm、t1=0.502mm、L0=50mmとしており、式(4)~(7)より、M_YZ=5.99倍、β=2.7°と求まる。また、照明領域110への円環ビーム10bの入射角の範囲は42.3°~45°となり、点Bからの反射光の環状スクリーン105への入射角は5.4°となる。点A’には垂直に反射光が入射している。一方で、点B’には、入射角5.4°で斜めに反射光が入射しており、輝度は点A’に対して低下する。但し、点B’の輝度の低下量は(1-cos5.4°)×100=0.44%と微小であり、実質的に同一の感度で検査領域112を検査することができる。
 図5は、球体100の球面に円環ビーム10bを照射し、球面から反射した一部の反射光のX-Z平面の光路を示している。円環ビームの外輪に当たる光は、点Pおよび点Qに照射され、点Pおよび点Qから反射した反射光は、光軸10a上の点O’を中心に放射状に反射し、環状スクリーン105上の点P’および点Q’に投射される。球体100の球面による、環状スクリーン105の円周方向、すなわちX-Z平面上での拡大倍率M_XZは、点O’から点Pまでの距離と点O’から点P’までの距離の比に等しい。本実施例の場合、O’P間の距離r1は、r×cos45°であり、O’P’間の距離は、L0であるため、M_XZは式(8)で示される。

 以上より、環状スクリーン105上の光学像は、球体100の球面により環状スクリーンの円周方向および幅方向に拡大することが分かる。
 また、ラインセンサカメラ106および108のラインスキャンレートfを適切に調節すると、光学像の環状スクリーン105の幅方向の拡大倍率に対応した倍率で光学像の検査が可能となる。球体100の1回転当たりの回転時間をTと設定すると、ラインセンサカメラ106および108のスキャンレートfの最小値は、式(9)より算出される。なお、球体100の半径r、環状スクリーン105の半径L0、拡大倍率M、ラインセンサカメラ106および108の1画素に対する環状スクリーン105上の画素寸法c、とする。

 ここで、r=15mm、M=M_YZ=5.99、T=3s、c=0.1mmとするとラインセンサカメラ106および108のスキャンレートfは、1882Hz以上で駆動する必要がある。なお、本実施例では、画素寸法cは、環状スクリーン105の観察位置によらず一定と仮定し、計算している。
 次に、図6を用いて、実施例1の保持装置115について説明する。保持装置115は、回転軸11を中心に球体100を回転させることが可能な構成を有するように球体100を保持する装置である。保持装置115は、球体100の中心を通り、且つ光軸10aと直交する回転軸11を中心に球体100を回転させる。より具体的には、保持装置115は、球体100を保持する保持器116と、回転軸11を中心に保持器116を回転させる回転機構(例えば回転ステージ)117と、を有する。保持器116は、中空の円筒である。保持器116の外径dcは、dc/2<r×sin45°の条件を満たす。なぜなら、保持器116が円環ビーム10bに干渉してしまうからである。
 図7は、ラインセンサカメラ106で取得した光学像の模式図であり、球体100の頂点Tから頂点T’に向かって0°~90°の範囲、すなわち、頂点Tを上、頂点T’を下と定義した場合、球体100の上半分を検査した光学像である。図7の光学像の縦軸は、頂点Tから頂点T’に向かう球体100の回転軸方向であり、横軸は球体100の回転方向を示している。図7は、本実施例の条件に従い、半径r=15mmの球体100を3sで回転させ、ラインセンサカメラ106のスキャンレートf=1882Hzの条件に設定して検出した環状スクリーン105上の反射光強度分布を模している。光学像は、球体回転軸方向に4.71倍に拡大され、球体回転方向に5.99倍に拡大されている。
 図7の光学像では、球体100球面の凹凸欠陥が魔鏡原理によって輝度変化として顕在化されている。この光学像において、像31および像32が、輝点として検出されている。像31は、球体100の頂点Tと頂点T’の間、すなわち地球の赤道に当たる付近の欠陥である。像32は、球体100の頂点T付近の欠陥である。頂点Tに近づくにつれて、光学像は、球体100の回転方向に延びた形で検出される。これは、球面からの反射光を平面に投射して観察することで、歪みが発生するためである。回転軸11を中心に球体100を1回転させたとき、球体100の球面上半分では、頂点Tに近いほどが1周分の長さが短いため、回転方向の1画素あたりの長さが短くなり、見かけの画素分解能が増加する。図7に示した像31および32は、画像処理装置113によって抽出され、欠陥座標、欠陥寸法などの欠陥情報が記憶手段(図示せず)に記録される。画像処理装置113は、ラインセンサカメラ106および108によって取得された画像の輝度に基づいて、欠陥座標や欠陥寸法などの欠陥情報を出力する。この画像処理装置113は、球体100の表面の欠陥を検出する検出装置として機能する。
 判定装置114は、記憶手段(図示せず)に記憶された欠陥寸法(欠陥の大きさ、欠陥の深さ)に基づいて、欠陥の有無を判定する。例えば、判定装置114は、所定サイズ以上の大きさの欠陥または所定深さ以上の欠陥の深さがあれば、欠陥があると判定し、検査対象物が不良であると判定する。また、判定装置114は、検査対象物が良または不良であることを示す情報、検査対象物の欠陥の寸法や深さを示す情報、などを表示部などに出力することができる。なお、画像処理装置113及び判定装置114を含めて球体100の表面検査処理を実行する検査処理装置を構成する。この検査処理装置は、例えば表面検査装置1の全体の動作制御を行うコントローラ(図示せず)内に実装されていてもよいし、別個の情報処理装置として設けられていてもよい。
 最後に、環状スクリーン105の半径L0と欠陥検出性能との関係について説明する。図8(a)は、凹欠陥41に光を照射したときの集光作用を示している。凹欠陥41からの反射光は、光線が集光するため焦点近傍が明るくなる。深さd、幅Ldの凹面鏡の焦点距離Fは、式(10)で示される。

 なお、凹欠陥から距離L1の位置にスクリーンを設置すると、欠陥のない平坦面からの反射部に対して、凹欠陥からの集光部の相対的な反射光強度は、式(11)で示される。

 I(L1)は、魔鏡像上の輝度を示しており、I(L1)が大きいほど集光部は明るく、欠陥への感度が高いことを示す。ただし、本実施例では、光源に可干渉性の大きいレーザ光を使用しているため、環状スクリーン105上には、斑点状のランダムなノイズ(スペックル)が発生する。このスペックル強度の2σを環状スクリーン105上の光学像の平均輝度の±N%とする。本実施例では、欠陥由来の集光作用とスペックルを分離できる目安として、欠陥による集光部の明るさが周囲と比較して(1+N/100)倍程度になったときを検出可能とした。すなわち、I(L1)≧(1+N/100)の場合、欠陥を検出できる。式(11)より凹欠陥の焦点距離Fが既知の場合、式(12)を満たすとき、欠陥を輝点として検出可能と期待できる。

 本実施例では、例えば、スペックル強度の2σを±50%と見積もる。この場合、式(12)にN=50を代入すると、0.184F≦L1≦1.82Fの条件を満たすとき、欠陥を輝点として検出可能と期待できる。
 また、図8(b)は、凹欠陥41に光を照射したときの拡散作用を示している。凹欠陥41からの反射光は、焦点に集光後、続いて拡散し、光路が焦点距離の2倍を超えると該当箇所は暗くなる。凹欠陥の拡散効果により暗くなった箇所の反射光強度は、集光時と同じく式(11)で示される。

 例えば、直径0.5mm、深さ1μmの凹形状欠陥の場合、F=31.25mmであり、本実施例の装置では輝点として検出される。
 本実施例の形態によれば、以下の効果を得られる。
(1)球体100に円環状の円環ビーム10bを照射し、球面からの反射光を環状スクリーン105に投射し、環状スクリーン105の表面を観察することにより、球面の微小な凹凸を感度良く検出することができる。
(2)球体100に円環状の厚みがt1の円環ビーム10bを、球体100の半径rに対してt1<<rを満たすように照射することで、照明領域110内の照明光の入射角が実質的に同一となる。よって、球体100の検査領域112を実質的に同一の感度で検査することができる。
(3)アキシコンレンズ103および104の間の距離aを変えることで、円環ビーム10bの外径drを調整することができる。これにより、異なる直径の球体も同一の検査装置で検査することができる。
(4)環状スクリーン105が円環状であるため、球面で反射した円環ビーム10bの全てを環状スクリーン105に投射することができる。また、拡散反射特性を有する環状スクリーン105に投射するため、球体100の反射特性に依存せず、安定した光学像観察が可能となる。
(5)検出したい欠陥の寸法や形状が既知の場合、環状スクリーン105の半径L0を調節することで欠陥検出感度を高めることができる。
(6)球体100に照射される光を円環にすることによって、円形にするよりもエネルギー効率が良くなる。円形にするよりも円環の方が、光のエネルギー密度が高くなるので、感度良く球面を検査することができる。
(7)球面で反射した反射光を、光軸10a側が凹面となる環状スクリーン105に投射することによって、球面を同一の感度で検査することができる。
(8)円環ビーム10bの外径を、光路長に関わらず一定にし、且つ、円環ビーム10bの外径が球体100の直径の0.707倍になるように成形することによって、円環ビーム10bを光軸10aに対して、垂直な方向に反射することができる。
 実施例1の表面検査方法は、球面を有する球体100の球面に対し、光照射装置50を用いて光を照射して、球面で反射した反射光を環状スクリーン105に投射して光学像を形成し、光学像の輝度に基づいて球面の表面状態を検査する表面検査方法において、光照射装置50によって、平行ビーム10を平行ビーム10の光軸10aを中心に円形になるように成形した円環ビーム10bを、光軸10aが球面の中心を通るように球面に照射し、球面で反射した反射光を環状スクリーン105の凹面となった被照射面に投射する。
 実施例1の表面検査方法において、円環ビーム10bは円環状である。
 実施例1の表面検査方法において、円環ビーム10bの外径は、光路長に関わらず一定であり、且つ、外径が球面を有する球体の直径の0.707倍になるように成形される。
 実施例1の表面検査方法において、球体100を回転可能な保持装置115によって保持させ、球面の中心を通り且つ光軸10aと直交する回転軸11を中心に回転させる。
 実施例1の表面検査方法において、環状スクリーン105に投射された光学像をラインセンサカメラ106及び108で検出し、球面を有する球体100の半径をr、光軸10aと環状スクリーン105との間の距離をL0、ラインセンサカメラの1画素に対する環状スクリーン105での画素寸法をc、球体の1回転当たりの回転時間をT、ラインセンサカメラ106及び108のスキャンレートをfとした場合、f≧2πr×M/(T×c)を満たす条件でラインセンサカメラ106及び108を駆動する。

 実施例1の表面検査装置1は、球面を有する球体100を保持する保持装置115と、平行光を生成する光生成装置101と、平行ビーム10を平行ビーム10の光軸10aを中心に円形になるように成形し、円形になるように成形された円環ビーム10bを、光軸10aが球面の中心を通るように球面に照射する光学装置51と、球面からの反射光が投射され、反射光が照射される被照射面が凹面となるように構成された環状スクリーン105と、環状スクリーン105に形成された光学像の輝度に基づいて、球面の表面の欠陥を検出する画像処理装置113と、を備える。
 実施例1の表面検査装置1において、光学装置51は、平行ビーム10を円環状に成形するアキシコンレンズ103と、円環状に形成された円環光を光軸10aに対して平行で且つ所定の直径に成形するアキシコンレンズ104と、を有する。
 実施例1の表面検査装置1において、光学装置51は、アキシコンレンズ103とアキシコンレンズ104との距離を調整することが可能な構成を有する。
 実施例1の表面検査装置1において、保持装置115は、球体100を球面の中心を通り且つ光軸10aと直交する回転軸11を中心に回転させることが可能な構成を有する。
<実施例2>
 実施例1では、球面を実質的に同一な感度で検査可能で且つ検査対象の球体の直径が変化しても同一の検査装置で検査可能な表面検査装置について説明した。しかし、実施例1では、球面全面のうち、検査領域は一部にとどまっていた。
 実施例2では、球面全面が検査可能な表面検査装置2について、図9~図11を用いて説明する。図9は、実施例2の表面検査装置の構成を示す平面図である。本実施例では、実施例1の装置構成に加え、同形状の円環ビームを照射する同一の光照射装置を光照射装置60としてもう一式追加した。すなわち、表面検査装置2は、図9に示すように、2つの光照射装置50及び60として、2つの光生成装置(本実施例においてはレーザ発振器)101及び201と、2つのビームエキスパンダ102及び202、2つのアキシコンレンズ103及び203並びに2つのアキシコンレンズ104及び204からそれぞれなる2つの光学装置51及び61と、を有する。
 また、表面検査装置2は、2つの光照射装置50及び60に対応する、半円環状かつ帯状の被照射面を有する2つのスクリーン(以下、本実施例において半円環状スクリーンと称する)105b及び205bと、2つのラインセンサカメラ106及び206と、2つのレンズ107及び207と、2つのラインセンサカメラ108及び208と、2つのレンズ109及び209と、を備える。さらに、表面検査装置2では、第1の光照射装置50(光生成装置101及び光学装置51)と第2の光照射装置(他の光照射装置)60(他の光生成装置201及び他の光学装置61)に円環ビーム10bと20bを半円環状に成形するための遮光板121および221がそれぞれ追加されている。
 第1の光照射装置50の光軸10aと第2の光照射装置60の光軸20aとのそれぞれは、球体100の中心Oを通り且つお互いが90°の角度をなす。回転軸11bは、光軸10aおよび20aとそれぞれ135°および45°の角度をなし且つ回転軸11bを含む平面を挟んで光軸10aおよび20aが同じ側の位置に配置されるように設定する。また、回転軸11bは、光軸10aと光軸20aが作る平面上に存在する。これにより、球体100の頂点Tを球体100の上、頂点T’を球体100の下と定義すると、円環ビーム10bの検査範囲は、球体100の下半分、円環ビーム20bの検査範囲は、球体100の上半分となる。その結果、実施例2では、球体100の球面全面の検査が可能となる。
 図10は、球体100の照明状態を示す斜視図である。図10(a)では、説明のため、スクリーンの描写を省略している。本実施例では、球体100とアキシコンレンズ104との間に遮光板121を配置し、球体100とアキシコンレンズ104との間に遮光板221を配置する。遮光板121および221は、円環ビーム10bおよび20bを半円環ビーム10cおよび20cに成形している。図10(a)には、球体100の球面に照射された半円環ビーム10cの照明領域110cが斜めのハッチングで示されている。また、球体100の球面に照射された半円環ビーム20cの照明領域210cは、点線で囲まれた領域で示されている。
 本実施例では、図10(b)に示すように、半円環状スクリーン105bおよび205bは、半円環状になっている。球体100の球面に半円環ビーム10cおよび20cを照射し、その反射光を半円環状スクリーン105bおよび205bに投射する。これにより、半円環ビーム10cおよび20cの球体100の球面からの反射光同士がスクリーン上で干渉することおよびスクリーン同士の物理的な干渉を防いでいる。
 図11は、光軸10aまたは20a方向から球体100を観察した平面図であり、ラインセンサカメラとスクリーンとの位置関係を示している。また、照明領域110cと210cを斜めのハッチングで示している。ラインセンサカメラ106および108と半環状スクリーンの位置関係を図11(a)に示す。ラインセンサカメラ106および108は、半円環状スクリーン105bの外側の位置に配置する。実施例1と同じく、ラインセンサカメラ106および108の円周方向の視野範囲111は、少なくとも、図11(a)中の半円環状スクリーン105bの0°~(90°)~180°の180°分の範囲をカバーする。本実施例では、ラインセンサカメラ106およびラインセンサカメラ108の観察光軸12aおよび12bは、実施例1と同じく半円環状スクリーン105bの45°と135°の位置でそれぞれ交わるように設定する。図11(b)は、ラインセンサカメラ206および208と半円環状スクリーン205bの位置関係を示している。ラインセンサカメラ206および208と半円環状スクリーン205bとの位置関係、および、ラインセンサカメラ206および208の円周方向の視野範囲211は、ラインセンサカメラ106および108と半円環状スクリーン105bとの関係と同じである。また、ラインセンサカメラ206および208の観察光軸22aおよび22bの角度も、ラインセンサカメラ106および108と半円環状スクリーン105bとの関係と同じである。
 本実施例は、球体100に円環状の半円環ビーム10cおよび20cを照射し、球面からの反射光を半円環状スクリーン105bおよび205bに投射する。これにより、半円環状スクリーン105bおよび205bの表面を観察することにより、実施例1の効果に加え、球面全面を検査が可能となる。
 また、実施例2の変形例となる表面検査装置2’を図12と図13を用いて説明する。図12は、本実施例の変形例である表面検査装置2’を示す平面図である。表面検査装置2’は、光軸10aと光軸20aが同軸上に存在し、かつ、球体100の中心Oを通る。また、レーザ発振器101とレーザ発振器201は、球体100の中心O挟んで反対側に位置する。回転軸11bは、光軸10aまたは20aと45°の角度をなしており、光軸10a、回転軸11b、半円環状スクリーン105cの円筒軸は同じ平面上に存在する。図13は、球体100の球面に半円環ビーム10cおよび20cを照射した状態を説明するための拡大斜視図である。図12には、球体100の球面に照射された半円環ビーム10cおよび20cの照明領域110cおよび210cをハッチングで示している。表面検査装置2’では、半円環ビーム10cと20cは光軸10aと回転軸11bが作る平面に対して同じ側を照射する。この構造により、光軸10aを挟んで半円環状スクリーン105cと反対側に空間が生じるため、球体100を検査領域に搬送することが容易になる。
 実施例2の表面検査方法は、光照射装置50とは異なる光照射装置60によって、円環ビーム10bとは異なる円環ビーム20bを円環ビーム20bの光軸20aを中心に円形になるように成形した円環ビーム20bを、その光軸20aが球面の中心を通るように球面に照射し、球面で反射した円環ビーム20bの反射光を、半円環状スクリーン105bとは異なる半円環状スクリーン205bの凹面となった被照射面に投射すること、を有する。
 実施例2の表面検査装置2及び2’は、光生成装置101及び光学装置51に加えて、円環ビーム20bを生成する光生成装置201と、円環ビーム20bを円環ビーム20bの光軸20aを中心に円形になるように成形し、円形になるように成形された円環ビーム20bを、円環ビーム20bの光軸20aが球面の中心を通るように球面に照射する光学装置61と、を備える。
<実施例3>
 実施例1では、球面をほぼ同一の感度で検査可能且つ検査対象の球体の直径が変化しても同一の検査装置で検査可能な表面検査装置について説明した。しかし、実施例1では、球面全面のうち、検査領域は、一部にとどまる。また、実施例2およびその変形例では、円環ビームを照射する光学系を2つ組み合わせることで、球体100の球面全面を検査可能な装置について説明した。しかし、実施例2およびその変形例では、光学系が2つ必要であるので、装置が大型化する。
 実施例3では、検査装置を大型化することなく、検査領域を実施例1よりも拡張することができる表面検査装置3について図14~16を用いて説明する。図14は、表面検査装置3の側面図である。表面検査装置3においては、光照射装置70は、実施例1の表面検査装置のアキシコンレンズ104と球体100の間に配置されたアキシコンレンズ301を備えた光学装置71を有する。実施例3では、アキシコンレンズ301は、実施例1のアキシコンレンズ103および104と同形状且つ同材質とする。また、アキシコンレンズ301は、図示しない移動機構により、Y軸方向に移動できるものとする。アキシコンレンズ301の円錐軸は、光軸10aと一致し且つ円錐の頂点は、球体100の方を向いている。この場合、アキシコンレンズ301の円錐の稜線を通過した円環ビーム10bは、光軸10aに向かう方向に屈折し、アキシコンレンズ103の外径drは、光軸10aを中心として光路長に比例して小さくなる。
 図15は、球体100の照明状態を示す拡大図である。図15では、アキシコンレンズ301を透過した後の円環ビーム10bのうち、外輪にあたる光10d’のみを図示している。なお、光10d’と光軸10aのなす角をγとおく。すなわち、球体100の球面に対する、光10d’の入射角は45°-γとなる。実施例3の場合、アキシコンレンズ301は、アキシコンレンズ103および104と同形状且つ同材質のため、γは、実施例1の図1または実施例3の図14中のα’と等しくなり、γ=α’=sin-1(n×sinα)となる。実施例3では、α=10°、n=1.456のため、γ=4.65°となる。アキシコンレンズ間距離aおよびアキシコンレンズ301を適切な位置に移動し、光10d’が球体100の頂点Tから45°-γ移動した位置にある点A1に照射したとき、点A1からの反射光は、光軸10aに対し、垂直方向に反射する。これにより、反射光が回転軸11と干渉することなく、環状スクリーン105上の点A1’に投射される。
 次に、図16を用いて、点A1に光10d’を照射するための、アキシコンレンズ間距離aおよびアキシコンレンズ301の円錐の頂点と球体100の中心点Oとの間の距離bの一例を説明する。例えば、円環ビーム10bの外径drを30mmとすると、式(1)にn=1.456、α=10°を代入し、a=188.07mmと求まる。

 次に、円環ビーム10bは、アキシコンレンズ301を透過すると、光軸10aに向かって、円環の外径が縮小する円環ビーム10dとなる。この縮小量は、アキシコンレンズ301と球体100との間の距離に比例する。円環ビーム10dが点A1に到達したときの外径をdr’とすると、図16より、式(17)および(18)が成立する。

 式(17)および(18)にdr=30mm、α=10°、γ=4.65°を代入すると、b=50.98mmとなる。実施例3において、アキシコンレンズ103および104の間の距離をa=188.07mm、アキシコンレンズ301の円錐の頂点と球体100の中心Oの間の距離をb=50.98mmとすれば、球体100からの反射光が回転軸11に干渉しない。その結果、検査領域を実施例1の検査領域112より拡大することができる。
 この場合、球体100の検査領域の割合Sは、球体100の球面全面に対し、球体100の半径r、弧TA1’の中心角45°-γおよびγ=4.65°を用いて、式(2)を変形して求められる。

 式(2)’の結果より、実施例1にアキシコンレンズ301を追加し、円環ビーム10bにγの入射角をつけると、実施例1の場合と比較して検査領域を拡大することができる。
 第3の実施例の表面検査装置3は、実施例1の効果に加え、さらに装置を大型化することなく検査領域を拡大することができる。
 実施例3の表面検査方法において、円環ビーム10bの外径は、光路長に比例して縮小し、円環ビーム10dと光軸10aのなす角をγ(ただし、0°<γ<45°)、球面を有する球体の半径をrとした場合、円環ビーム10dが球体100に照射されたときの円形光の外径が、2r×cos(45°-γ)となるように円形光を成形する。
 実施例3の表面検査装置3において、光学装置71は、円環ビーム10bの外径を光路長に比例して縮小するアキシコンレンズ301を備える。
<実施例4>
 実施例4の表面検査装置4を、図17を用いて説明する。実施例1では、環状スクリーン105が湾曲し、死角ができるため、2台のラインセンサカメラ用いて環状スクリーン105上の光学像の観察を行っていた。実施例4では、環状スクリーン105に投射される光学像を死角なく1台のラインセンサカメラで検出する。
 表面検査装置4は、実施例1の表面検査装置1の環状スクリーン105を円弧状かつ帯状の被照射面を有するスクリーン(以下、本実施例において円弧スクリーンと称する)105dに置き換えている。図17は、表面検査装置4をレーザ発振器101から見た正面図である。円弧スクリーン105dは、十分に大きな半径L0’をもつ円弧の一部であり、光軸10a側が凹状になっている。円弧スクリーン105dの中心点Odは、球体100の中心点Oと比較し、ラインセンサカメラ106から遠い位置にあり、OとOdは、L0’-u1だけ離れている。球体100の球面上の点Aおよび点Bから反射した光は、回転軸11と平行な反射光となり、円弧スクリーン105dに投射される箇所をそれぞれ点A1’および点B1’とする。弧ABからの反射光を観察できれば、球体100を回転軸11を中心に回転させた場合、回転軸11に対称な領域も観察できるため、照明領域110のすべての領域が検査可能となる。弧ABからの反射光は円弧スクリーン105dでは、弧A’B’の照明領域に投射される。実施例4では、弧A’B’の角度δが比較的小さいため、一台のラインセンサカメラ106で死角なく円弧スクリーン105d上の必要な領域の光学像を観察することができる。例えば、L0’=120mm、L0’-u1=90mmの場合、球体100の半径がr=15mm、円環ビーム10bの外径drが1.414rであることを用いて、δ=82.8°となる。そして、ラインセンサカメラ106と円弧スクリーン105d間の距離が十分離れていれば、一台で円弧スクリーン105d上の弧A1’B1’が視野範囲になる。
<実施例5>
 実施例5では、球体100の半径rが変化しても、同じ倍率で検査可能な表面検査装置5について、図18を用いて説明する。本実施例では、実施例1と同様に、球体100からの反射光は球体100の回転軸方向、回転方向にそれぞれ拡大されて環状スクリーンに投射される。特に、球体100の回転軸方向は、式(8)より環状スクリーンと光軸10aの距離L0と球体100の半径rから求まる。

 実施例5では、スクリーンは、中空の円錐台形状かつ帯状の被照射面を有する円錐台スクリーン105eであって、円錐台スクリーン105eの円錐軸は光軸10aと一致する。円錐台スクリーン105eは、Y軸方向(光軸10a方向)に移動可能な構成を有する。この構造により、球体100の半径rが変化しても、円錐台スクリーン105eをY軸方向(光軸方向)に動かすことで円錐台スクリーン105eの投射面までの距離L0を調節し、円錐台スクリーン105eに投射される光学像の回転軸方向の倍率M_XZを一定にできる。また、表面検査装置5では、球体100の保持装置401は、円錐台スクリーン105eの中空のうち、円環ビーム10bの照射方向と反対側の方向から挿入できる形態とする。
 以上の構造により、表面検査装置5では、実施例1の効果に加え、球体100の半径rに関わらず、同一の倍率で球体100の表面を検査することができる。
 実施例5の表面検査装置5の円錐台スクリーン105eは、中空の円錐台形状であって、光軸10aから円錐台スクリーン105eの投射面までの距離が可変となるよう光軸10aの方向に移動可能な構成を有する。
<実施例6>
 実施例1の保持装置115は、球体100を回転させるように構成されている。本発明の検査対象物は、球体100に限らず、球面を有する部材であれば球体に限定されない。例えば、球面を有するピストンが、検体対象物であっても良い。図19は、実施例6の表面検査装置の保持装置615の構成を示す図である。実施例6の保持装置615は、ピストン100bを回転可能に保持することが可能である。
 ピストン100bは、テーパ形状の本体部に球面を有する球体部100cが一体的に形成されたような形状を有する。表面検査装置1は、保持装置615の構成及び配置をピストン100bに合わせることで、ピストン100bを検査対象物とし、この球体部100cを検査対象部とすることが可能である。すなわち、光照射装置50は、ピストン100bの球体部100cに円環ビームが照射されるように構成されることができる。
 より具体的には、保持装置615は、ピストン100bを、回転機構を含んだ回転可能な保持器617に設置される。ラインセンサカメラ108とレンズ109は、観察光軸12bが環状スクリーン105に対して45°の角度をなすように配置されている。また、ラインセンサカメラ106とレンズ107も、観察光軸12aが環状スクリーン105に対して45°の角度をなすように配置されている。
 また、保持装置615は、保持器617に加え、揺動可能な揺動機構(例えば本実施例においてはゴニオステージ)618を有する。本実施例においては、保持器617の回転機構(例えば回転ステージ)と揺動機構618のゴニオステージとは、一体的に形成されている。揺動機構618によって回転軸11を揺動させる(ピストン100bを傾ける)ことによって、球体部100cの頂点Tの方まで検査範囲を拡大することができる。
<実施例7>
 実施例7の表面検査装置7は、球体100に対して、円形に形成された光を照射する光照射装置80を有する。図20を用いて、実施例7の表面検査装置7を説明する。円環状の円環ビーム10bを球体100に照射する実施例1とは異なり、本実施例では、球体100に照射される光は、円形になるように成形された円形光である。図20に示すように、表面検査装置7は、光生成装置(レーザ発振器)101、ビームエキスパンダのみからなる光学装置702、環状スクリーン105、ラインセンサカメラ106、レンズ107、ラインセンサカメラ108、レンズ109を備える。表面検査装置7においては、光学装置702は、実施例1で示したアキシコンレンズ103および104を備えていない。光学装置702は、ビーム径を拡大または縮小させるビームエキスパンダ(光学システム)である。光学装置702は、ケプラー式ビームエキスパンダでも、ガリレオ式ビームエキスパンダでも良い。実施例6の光学装置702は、対物レンズ702aと、像側レンズ702bと、を有している。対物レンズ702aに入射する平行光は、対物レンズ702aと像側レンズ702bとの間にある焦点で集光し、対物レンズ702aから照射距離が離れるほど円形光の径が大きくなる。そして、像側レンズ702bに入射した円形光は、像側レンズ702bを通過すると再び光軸10aと平行で且つ円形の円形光10eになる。円形光10eの光軸10aは、球面の中心Oを通過する。
 本実施例のように、球体100に照射される光を円形にすることによっても、円環状の光を照射する場合と同様に、球体100の表面検査を行うことが可能となる。
 また、例えば実施例7のように円形の光を用いて表面検査を行う場合、又は上記した種々の実施例のように複数の位置から球体100に光を照射する場合など、また、球体100の一部のみを検査する場合など、によって、球体100を回転させることが不要となる場合がある。また、揺動機構618についても同様である。すなわち、保持装置115、401及び615は、回転機構117又は揺動機構618を有する必要はなく、検査対象物を所定の位置に保持するように構成されていればよい。
 なお、本発明は上記した実施例に限定されるものではなく、様々な変形例が含まれる。例えば、上記した実施例は本発明を分かりやすく説明するために詳細に説明したものであり、必ずしも説明した全ての構成を備えるものに限定されるものではない。また、ある実施例の構成の一部を他の実施例の構成に置き換えることが可能であり、また、ある実施例の構成に他の実施例の構成を加えることも可能である。また、各実施例の構成の一部について、他の構成の追加・削除・置換をすることが可能である。

Claims (15)

  1.  球面を有する検査対象物の前記球面に対し、光照射装置を用いて光を照射して、前記球面で反射した反射光をスクリーンに投射して光学像を形成し、前記光学像の輝度に基づいて前記球面の表面状態を検査する表面検査方法において、
     前記光照射装置によって、
     平行光を前記平行光の光軸を中心に円形になるように成形した円形光を、前記光軸が前記球面の中心を通るように前記球面に照射し、
     前記球面で反射した前記反射光を前記スクリーンの凹面となった被照射面に投射することを特徴とする表面検査方法。
  2.  請求項1に記載の表面検査方法において、前記円形光は円環状である、表面検査方法。
  3.  請求項1に記載の表面検査方法において、前記円形光の外径は、光路長に関わらず一定であり、且つ、前記外径が前記球面を有する球体の直径の0.707倍になるように成形される、表面検査方法。
  4.  請求項1に記載の表面検査方法において、前記円形光の外径は、光路長に比例して縮小し、前記円形光と前記光軸のなす角をγ(ただし、0°<γ<45°)、前記球面を有する球体の半径をrとした場合、円形光が前記球体に照射されたときの前記円形光の外径が、2r×cos(45°-γ)となるように前記円形光を成形する、表面検査方法。
  5.  請求項1に記載の表面検査方法において、前記検査対象物を回転可能な保持装置によって保持させ、前記球面の中心を通り且つ前記光軸と直交する回転軸を中心に回転させること、を有する表面検査方法。
  6.  請求項5に記載の表面検査方法において、前記スクリーンに投射された前記光学像をラインセンサカメラで検出し、前記球面を有する球体の半径をr、前記光学像の前記スクリーン上での拡大倍率をM、前記ラインセンサカメラの1画素に対する前記スクリーンでの画素寸法をc、前記球体の1回転当たりの回転時間をT、前記ラインセンサカメラのスキャンレートをfとした場合、f≧2πr×M/(T×c)を満たす条件で前記ラインセンサカメラを駆動すること、を有する表面検査方法。
  7.  請求項5に記載の表面検査方法において、前記球面の欠陥を凹面鏡とみなしたときの焦点距離をF、前記球面から前記スクリーンまでの距離をL1とした場合、前記スクリーンでの前記光学像において、欠陥由来の輝度変化を前記スクリーン上のスペックルノイズと分離して検出する条件として、スペックルノイズの強度の2σが前記スクリーン上の光学像の平均輝度に対して±N%であるとき、

  8.  請求項1の表面検査方法において、
     前記光照射装置とは異なる他の光照射装置によって、
     前記平行光とは異なる他の平行光を前記他の平行光の光軸を中心に円形になるように成形した他の円形光を、その光軸が前記球面の中心を通るように前記球面に照射し、
     前記球面で反射した前記他の円形光の反射光を、前記スクリーンとは異なる他のスクリーンの凹面となった被照射面に投射すること、を有する表面検査方法。
  9.  球面を有する検査対象物を保持する保持装置と、
     平行光を生成する光生成装置と、
     前記平行光を前記平行光の光軸を中心に円形になるように成形し、円形になるように成形された円形光を、前記光軸が前記球面の中心を通るように前記球面に照射する光学装置と、
     前記球面からの反射光が投射され、前記反射光が照射される被照射面が凹面となるように構成されたスクリーンと、
     前記スクリーンに形成された光学像の輝度に基づいて、前記球面の表面の欠陥を検出する検出装置と、を備えることを特徴とする表面検査装置。
  10.  請求項9に記載の表面検査装置において、前記光学装置は、前記平行光を円環状に成形する第1のアキシコンレンズと、前記円環状に形成された円環光を前記光軸に対して平行で且つ所定の直径に成形する第2のアキシコンレンズと、を有する、表面検査装置。
  11.  請求項10に記載の表面検査装置において、前記光学装置は、前記第1のアキシコンレンズと前記第2のアキシコンレンズとの距離を調整することが可能な構成を有する、表面検査装置。
  12.  請求項10に記載の表面検査装置において、前記保持装置は、前記検査対象物を前記球面の中心を通り且つ前記光軸と直交する回転軸を中心に回転させることが可能な構成を有する、表面検査装置。
  13.  請求項10に記載の表面検査装置において、
     他の平行光を生成する他の光生成装置と、
     前記他の平行光を前記他の平行光の光軸を中心に円形になるように成形し、円形になるように成形された円形光を、前記他の平行光の光軸が前記球面の中心を通るように前記球面に照射する他の光学装置と、を備える、表面検査装置。
  14.  請求項10に記載の表面検査装置において、前記光学装置は、前記円環光の外径を光路長に比例して縮小する第3のアキシコンレンズを備える、表面検査装置。
  15.  請求項9に記載の表面検査装置において、前記スクリーンは、中空の円錐台形状であって、前記光軸から前記スクリーンの投射面までの距離が可変となるよう前記光軸の方向に移動可能な構成を有する、表面検査装置。
