Abstract

本実施形態に係る光変調器は、液晶を用いたSLMと比較して高速な変調を可能にする。当該光変調器は、基準面上の第1方向に沿って配置され複数の第1屈折率領域と、屈折率領域それぞれを囲む領域であって各屈折率領域の屈折率よりも低い屈折率を有する領域と、第1導電膜と、第2導電膜と、を備える。第1導電膜は、複数の屈折率領域から選択され、かつ、第1グループに属する少なくとも1つの屈折率領域において、第1方向に沿って配置された一対の側面のいずれか一方の上に設けられている。第2導電膜は、複数の屈折率領域から選択され、かつ、第2グループに属する少なくとも1つの屈折率領域において、第1導電膜と重複することなく一対の側面のいずれか一方の上に設けられている。

Description

光変調器
 本発明は、光変調器に関するものである。
 特許文献1には、入射光を変調する光変調器、および該光変調器を組み込んだ光変調装置が開示されている。この光変調器は、下地層と、パターン部と、可変屈折率部と、を備える。下地層は、第1屈折率材料からなる。パターン部は、下地層上に設けられ、複数の部分を有する。複数の部分は、第1屈折率材料と異なる屈折率を有するとともに導電性を有する第2屈折率材料からなる。可変屈折率部は、第2屈折率材料と異なる屈折率を有するとともに電界下で屈折率が変化する第3屈折率材料からなる。可変屈折率部は、パターン部の複数の部分間を充填する。また、非特許文献1には、ポッケルス効果を利用してUV光(波長355nm)を変調する光変調器が開示されている。

 発明者らは、従来の光変調器について検討した結果、以下のような課題を発見した。すなわち、近年、例えばレーザ加工や顕微鏡観察などの分野において、空間光変調器(Spatial Light Modulator:SLM)を用いて光を変調することにより、所望の時間波形や集光形状を得る技術が実現されている。例えばSLMとして、液晶層において光の位相を変調するLCOS(Liquid Crystal On Silicon)型のSLMが知られている。しかしながら、液晶を用いたこのようなSLMでは、制御信号の入力に対する応答が遅いため、高速変調を可能にするSLMが望まれる。
 本発明は、上述のような課題を解決するためになされたものであり、液晶を用いたSLMと比較して高速な変調が可能な光変調器を提供することを目的としている。
 上述の課題を解決するために、本発明の一実施形態に係る光変調器は、複数の屈折率領域と、第1導電膜と、第2導電膜と、を備える。複数の屈折率領域は、基準面上の第1方向に沿ってグレーティングを構成するよう一定の配列ピッチで該基準面上に順次配置されている。また、複数の屈折率領域それぞれは、非線形光学結晶を含むとともに第1方向に交差した状態で該第1方向に沿って順に配置された一対の側面を有する。第1導電膜は、複数の屈折率領域から選択され、かつ、第1グループに属する1またはそれ以上の屈折率領域において、一対の側面のうちいずれかの側面上に設けられる。同様に、第2導電膜は、複数の屈折率領域から選択され、かつ、第2グループに属する1またはそれ以上の屈折率領域において、第1導電膜と重複することなく一対の側面のうちいずれかの側面上に設けられている。更に、複数の屈折率領域それぞれは、該複数の屈折率領域それぞれの屈折率よりも低い屈折率を有する領域によって囲まれている。
 本発明の一実施形態に係る光変調器によれば、液晶を用いたSLMと比較して高速な変調が可能になる。

 [本願発明の実施形態の説明]
  最初に本願発明の実施形態の内容をそれぞれ個別に列挙して説明する。
 (1) 本実施形態に係る光変調器は、その一態様として、複数の屈折率領域(複数の第1屈折率領域)と、第1導電膜と、第2導電膜と、を備える。複数の屈折率領域は、基準面上の第1方向に沿ってグレーティングを構成するよう一定の配列ピッチで該基準面上に順次配置されている(隣接する屈折率領域同士は互いに離間した状態)。また、複数の屈折率領域それぞれは、非線形光学結晶を含むとともに第1方向に交差した状態で該第1方向に沿って順に配置された一対の側面を有する。第1導電膜は、複数の屈折率領域から選択され、かつ、第1グループに属する1またはそれ以上の屈折率領域において、一対の側面のうちいずれかの側面上に設けられる。同様に、第2導電膜は、複数の屈折率領域から選択され、かつ、第2グループに属する1またはそれ以上の屈折率領域において、第1導電膜と重複することなく一対の側面のうちいずれかの側面上に設けられている。すなわち、1つの連続する導電膜が一対の側面の双方に同時に設けられることはない。更に、複数の屈折率領域それぞれは、該複数の屈折率領域それぞれの屈折率よりも低い屈折率を有する領域によって囲まれている。
 上述のような構造を有する光変調器に、厚み方向(基準面に直交する第2方向)に沿って光が入射すると、複数の屈折率領域それぞれの屈折率および厚みの他、複数の屈折率領域の配列ピッチに対応する狭い波長域の光に対して高い反射率が得られる。また、第1導電膜と第2導電膜との間に電圧が印加されると、非線形光学結晶における電気光学効果によって、複数の屈折率領域の屈折率が該電圧の大きさに応じて変化する。すなわち、高い反射率が得られる波長域が該電圧の大きさに応じてシフトする。或る波長について見ると、印加電圧の大きさに応じて反射率が変化する。したがって、出射光の強度を、入射光の強度に対して任意に変調することができる(すなわち、光強度変調器を実現できる)。また、この変調作用は固体である非線形光学結晶の電気光学効果によって実現されるが、電圧信号の入力に対する非線形光学結晶の応答は、液晶の応答よりも格段に早い。つまり、上述のような構造を有する本実施形態に係る光変調器は、液晶を用いたSLMと比較して、制御信号の入力に対する応答が早く、高速な変調を可能にする。
 また、例えば紫外光のような高エネルギー光に対する液晶の耐性は低いので、液晶を用いたSLMの場合、実用上は、例えば400nm以上の波長域での使用に限定されてしまう。これに対し、紫外光のような高エネルギー光に対する非線形光学結晶の耐性は、液晶よりも格段に高い。したがって、本実施形態によれば、紫外光のような高エネルギー光に対して特に有用な光変調器の提供が可能になる。特に、波長355nmは、YAGレーザの3倍波に相当し、炭素繊維強化プラスチック(Carbon Fiber Reinforced Plastics:CFRP)のレーザ加工用途として極めて有用であると考えられる。CFRPは、例えば自動車産業や航空宇宙産業等における利用が拡大されている材料であり、今後、CFRPを紫外光によって加工することが望まれると考えられる。
 (2)なお、本実施形態の一態様として、第1グループに属する屈折率領域のうち少なくとも1つの屈折率領域は、第2グループにも属するものとする。また、本実施形態の一態様として、複数の屈折率領域それぞれにおいて、一対の側面のうち一方の上には第1導電膜が設けられており、該一対の側面のうち他方の上には第2導電膜が設けられていてもよい。
 すなわち、第1グループは、一対の側面のうちいずれかの側面に第1導電膜が設けられている屈折率領域が属するグループである。また、第2グループは、第1導電膜と重複することなく一対の側面のうちいずれかの側面に第2導電膜が設けられている屈折率領域が属するグループである。したがって、第1および第2グループの双方に属する屈折率領域は、その一対の側面の一方に第1導電膜が設けられるとともに、他方に第2導電膜が設けられる(第1導電膜と第2導電膜は重複配置されない)。逆に、第1および第2グループのいずれにも属さない屈折率領域の一対の側面には、第1および第2導電膜のいずれも設けられない。また、複数の屈折率領域の全てが第1および第2グループの双方に属していてもよい(複数の屈折率領域それぞれの側面に第1および第2導電膜が重複することなく設けられる)。
 (3) 本実施形態の一態様として、複数の屈折率領域それぞれを囲んでいる領域には、該複数の屈折率領域それぞれの屈折率よりも低い屈折率を有する材料が埋め込まれているのが好ましい。このような構成によって、複数の屈折率領域の周囲の一部に低屈折率領域を配置することができる。また、複数の屈折率領域の隙間を埋めることにより、光変調器の機械的強度を高めることが可能になる。
 (4) 本実施形態の一態様として、当該光変調器は、基準面を挟むように複数の屈折率領域に接した低屈折率層を更に備えてもよい。この場合、低屈折率層は、複数の屈折率領域それぞれの屈折率よりも低い屈折率を有する。このような構成によっても、複数の屈折率領域の周囲の一部に低屈折率領域を配置することが可能になる。また、このような低屈折率層が存在することにより、その上に複数の屈折率領域を容易に形成することができる。
 (5) 本実施形態の一態様として、複数の屈折率領域のうち第1方向に沿って隣接する2つの屈折率領域において、第1および第2導電膜の一方は、該隣接する2つの屈折率領域の互いに対面した側面と、該互いに対面した側面の間に位置する低屈折率層の一部に、連続的に設けられてもよい。このような構成により、第1および第2導電膜の形成が容易になる。
 (6) 本実施形態の一態様として、当該光変調器は、基準面に対して複数の屈折率領域の反対側の空間内において、該基準面に直交する第2方向に沿って複数の屈折率領域から離間した状態で設けられた光反射層を更に備えてもよい。この場合、複数の屈折率領域を囲む領域(複数の屈折率領域と光反射層との間の領域を含む)は、該複数の屈折率領域よりも低い屈折率を有する。したがって、複数の屈折率領域と光反射層との間に共振器構造が構成され、かつ、他方の光反射層となる複数の屈折率領域の光反射率は、上述のように第1および第2導電膜への電圧の印加によって可変となっている。このような非平衡ファブリペロー共振器構造により、光変調器に入射した光は、第1および第2導電膜への印加電圧の大きさに応じた位相で該光変調器から出射される。このように、本実施形態に係る光変調器によれば、入射光の位相を任意の大きさに変調することが可能になる(すなわち、光位相変調器を実現できる)。このような構造を有する光位相変調器もまた、液晶を用いたSLMと比較して、制御信号の入力に対する応答が早く、高速変調を可能にする。
 (7) 本実施形態の一態様として、光反射層は、金属膜または誘電体多層膜を含むのが好ましい。この場合、高い反射率を有する光反射層を容易に実現することが可能になる。
 (8) 本実施形態の一態様として、光反射層と複数の屈折率領域との光学距離(第2方向に沿って定義される)は、入射光の波長の1/4の整数倍であるのが好ましい。この場合、印加電圧の変化に伴う位相変化が急峻となるので、位相変調幅をより拡げることができる。例えば幅2π(rad)の位相変調も可能になる。
 (9) 本実施形態の一態様として、非線形光学結晶は、ニオブ酸リチウムおよびタンタル酸リチウムの少なくとも一方を含むのが好ましい。例えば非線形光学結晶がこれらの材料を含むことにより、上述のような当該光変調器の作用を好適に得られる。更に、本実施形態の一態様として、非線形光学結晶は、セシウム・リチウム・ボレートCLBO(CsLiB10)、β-メタホウ酸バリウムBBO(β-BaB)、およびホウ酸リチウムLBO(LiB)の少なくともいずれかを含んでもよい。
 (10) 本実施形態の一態様として、第1導電膜および第2導電膜それぞれは、光透過性を有するのが好ましい。この場合、第1導電膜および第2導電膜それぞれにおける光損失の低減が可能になる。すなわち、当該光変調器の光入出射効率の向上が期待できる。
 以上、この[本願発明の実施形態の説明]の欄に列挙された各態様は、残りの全ての態様のそれぞれに対して、または、これら残りの態様の全ての組み合わせに対して適用可能である。
 [本願発明の実施形態の詳細]
  以下、本実施形態に係る光変調器の具体的な構造を、添付図面を参照しながら詳細に説明する。なお、本発明はこれらの例示に限定されるものではなく、請求の範囲によって示され、請求の範囲と均等の意味および範囲内での全ての変更が含まれることが意図される。また、図面の説明において同一の要素には同一符号を付して重複する説明を省略する。
 図1は、本実施形態に係る光変調器1Aを示す平面図である。図2は、図1のII-II線に沿った光変調器1Aの断面図である。図1においては、理解の容易の為、図2に示された第2屈折率領域9の図示を省略している。図1および図2に示されたように、本実施形態の光変調器1Aは、基板3と、光反射層4と、低屈折率層5と、複数の第1屈折率領域7と、複数の第2屈折率領域9(複数の第1屈折率領域7それぞれを取り囲む領域)と、第1導電膜11と、第2導電膜12とを備える。
 基板3は、平坦な主面3aと、主面3aに対向する平坦な裏面3bとを有する平板状の部材である。主面3aと裏面3bとは互いに平行である。基板3は、例えば非線形光学結晶、若しくは非線形光学結晶以外の無機材料を主に含む。一例では、基板3は非線形光学結晶からなるか、または、非線形光学結晶以外の無機材料からなる。非線形光学結晶としては、例えばニオブ酸リチウム(LiNbO3)およびタンタル酸リチウム(LiTaO3)のうち少なくとも一方が挙げられる。更に、非線形光学結晶の例としては、セシウム・リチウム・ボレートCLBO(CsLiB10)、β-メタホウ酸バリウムBBO(β-BaB)、およびホウ酸リチウムLBO(LiB)でもよい。非線形光学結晶以外の無機材料としては、例えばシリコン(Si)が挙げられる。基板3の厚み(主面3aと裏面3bとの距離)は、例えば400~1000μmの範囲内である。
 光反射層4は、光変調器1Aを光位相変調器として用いる場合に設けられ、光変調器1Aを光強度変調器として用いる場合には設けられない。光反射層4が設けられる場合、基板3の主面3a上において、光反射層4は、厚み方向(基準面に直交する第2方向)に沿って光学距離Z1だけ後述する複数の第1屈折率領域7から離れた状態で設けられる。光反射層4と複数の第1屈折率領域7との好適な光学距離は、入射光の波長の1/4の整数倍である。一例では、光反射層4は基板3の主面3aに接している。光反射層4は、例えば金属膜によって構成され、一実施例ではアルミニウム(Al)膜である。この場合、光反射層4の厚みは、例えば10~150nmの範囲内である。なお、光反射層4は、基板3側から、Cr(10~100nm)/Au(10nm~150nm)/Cr(10~100nm)の多層金属構造を有してもよい。更に、光反射層4は、誘電体多層膜によって構成されてもよい。誘電体多層膜は、例えばSiO2とHfO2とが交互に積層されてなる。この場合、光反射層4の各層の光学膜厚は入射光の波長の1/4の整数倍であり、層数は例えば20層以上である。
 低屈折率層5は、基板3の主面3a上において、複数の第1屈折率領域7と光反射層4との間(または複数の第1屈折率領域7と基板3との間)に設けられている。低屈折率層5の、基板3側に位置する面とは反対側の面は、複数の第1屈折率領域7に接している。一例では、低屈折率層5の、基板3側に位置する面は、光反射層4に接している。その場合、複数の第1屈折率領域7と光反射層4との光学距離Z1は、低屈折率層5の光学膜厚によって定義される。低屈折率層5を構成する材料は、絶縁性を有しており、かつ、複数の第1屈折率領域7を構成する材料の屈折率よりも低い屈折率を有する。低屈折率層5は、非線形光学結晶以外の無機材料を主に含む。一例では、低屈折率層5は、非線形光学結晶以外の無機材料からなる。非線形光学結晶以外の無機材料としては、例えばSiO2若しくはSiNといった絶縁性の無機シリコン化合物が挙げられる。低屈折率層5の光学膜厚は、例えば入射光の波長の1/4の整数倍であることが望ましい。
 複数の第1屈折率領域7それぞれは、低屈折率層5上に設けられる。したがって、図1および図2の例では、低屈折率層5の上面(基板3側に位置する面とは反対側の面)が基準面に一致している。また、複数の第1屈折率領域7は、所定方向D1(基準面上の第1方向に一致)に沿って所定の配列ピッチで並んでいる。所定方向D1は、基板3の主面3aに沿った方向であり、一例では基板3の主面3aに平行な方向である。各第1屈折率領域7は、絶縁性を有し、非線形光学結晶を含む。一例では、各第1屈折率領域7は、非線形光学結晶からなる。非線形光学結晶としては、例えばLiNbO3およびLiTaO3のうち少なくとも一方が挙げられる。更に、非線形光学結晶の例として、CLBO(CsLiB10)、BBO(β-BaB)、およびLBO(LiB)などの適用可能である。
 複数の第1屈折率領域7は、該複数の第1屈折率領域7それぞれの屈折率よりも低い屈折率を有する領域によって囲まれている。すなわち、各第1屈折率領域7の下側(基板3側)には低屈折率層5が配置されており、各第1屈折率領域7の側面は後述する第2屈折率領域9によって囲まれている。各第1屈折率領域7の上側(基板3とは反対側)には大気が存在しており、大気の屈折率は第1屈折率領域7の屈折率よりも小さい。なお、本実施形態では各第1屈折率領域7の上面は露出しており大気に触れているが、各第1屈折率領域7の上面は無機シリコン化合物膜などの保護膜に覆われていてもよい。
 図1に示されたように、各第1屈折率領域7は、所定方向D1と交差する(例えば直交する)方向D2を長手方向とする平面形状を呈している。換言すると、複数の第1屈折率領域7は、それぞれの短手方向に沿って所定の間隔を取って並んでいる。複数の第1屈折率領域7の配列ピッチ(所定方向D1に沿った1つの第1屈折率領域の幅と、隣接する別の第1屈折率領域までの距離の和)は、例えば150~800nmの範囲内であり、入射光Linの波長に対してサブ波長グレーティングとして機能する周期に相当する。また、図2に示されたように、各第1屈折率領域7の厚み方向に沿った断面は、低屈折率層5側を長辺とする台形状を呈している。したがって、各第1屈折率領域7の各側面は、各第1屈折率領域7の厚み方向に対して傾斜している。そして、各第1屈折率領域7の所定方向D1における幅は低屈折率層5に近づくに従って次第に拡がっており、互いに隣り合う第1屈折率領域7の対向する側面間隔は、低屈折率層5から離れるに従って次第に拡がっている。
 なお、各第1屈折率領域7の厚み方向に沿った断面は台形状に限られず、例えば長方形状等であってもよい。第1屈折率領域7の断面形状が長方形状である場合、各第1屈折率領域7の各側面は、各第1屈折率領域7の厚み方向に沿う。また、各第1屈折率領域7の所定方向D1における幅は厚み方向に均一であり、互いに隣り合う第1屈折率領域7の対向する側面間隔もまた、厚み方向に均一である。また、複数の第1屈折率領域7は、低屈折率層5上に形成された非線形光学結晶を含む膜状部を介して互いに繋がっていてもよい。
 各第1屈折率領域7の厚み(すなわち低屈折率層5側の面からの第2方向に沿った高さ)は、例えば50nm~1μmの範囲内である。各第1屈折率領域7の所定方向D1における幅は例えば150~800nmの範囲内である。方向D2における長さは例えば5~20μmの範囲内である。低屈折率層5の上面に対する各第1屈折率領域7の側面の傾斜角θは、例えば70~90度の範囲内である。
 第1導電膜11および第2導電膜12は、光透過性を有する電極である。光透過性を有する導電性の材料としては、例えば酸化亜鉛(ZnO)系の導電材料(例えばZnOにAlが添加されたAZO)、ITO等が挙げられる。第1導電膜11は、各第1屈折率領域7の側面のうち所定方向D1と交差する一側面(第1側面)上に設けられ、第2導電膜12は、該一側面とは反対側の側面(第2側面)上に設けられている。
 具体的には、第1導電膜11は、図1に示されたように櫛歯型の平面形状を有しており、複数の電圧印加部11aと、複数の電圧印加部11aを相互に接続する接続部11bとを含む。複数の電圧印加部11aは、互いに隣り合う第1屈折率領域7の間隙部に設けられている部分であり、方向D2を長手方向とする形状を有する。図2に示されたように、本実施形態の各電圧印加部11aは、互いに隣り合う第1屈折率領域7のうち一方の第1屈折率領域7の側面上から、低屈折率層5上および他方の第1屈折率領域7の側面上に亘って連続して設けられている。また、接続部11bは、低屈折率層5上において、各第1屈折率領域7の両端(方向D2と交差する面を有する部分)のうち一方側に配置され、所定方向D1に沿って延在している。接続部11bは、複数の電圧印加部11aの一端に接続されている。各電圧印加部11aには、光変調器1Aの外部から接続部11bを介して電圧信号が与えられる。
 第2導電膜12もまた、櫛歯型の平面形状を有しており、複数の電圧印加部12aと、複数の電圧印加部12aを相互に接続する接続部12bとを含む。複数の電圧印加部12aは、互いに隣り合う第1屈折率領域7の間隙部に設けられている部分であり、方向D2を長手方向とする形状を有する。図2に示されたように、本実施形態の各電圧印加部12aは、互いに隣り合う第1屈折率領域7のうち一方の第1屈折率領域7の側面上から、低屈折率層5上および他方の第1屈折率領域7の側面上に亘って連続して設けられている。また、接続部12bは、低屈折率層5上において、各第1屈折率領域7の両端(方向D2と交差する面を有する部分)のうち他方側に配置され、所定方向D1に沿って延在している。接続部12bは、複数の電圧印加部12aの一端に接続されている。各電圧印加部12aには、光変調器1Aの外部から接続部12bを介して電圧信号が与えられる。
 図1に示されたように、第1導電膜11の各電圧印加部11aと第2導電膜12の接続部12bとの間には、これらを電気的に分離するための隙間が設けられている。同様に、第2導電膜12の各電圧印加部12aと第1導電膜11の接続部11bとの間にも、これらを電気的に分離するための隙間が設けられている。
 各第1屈折率領域7では、第1導電膜11の接続部11bと第2導電膜12の接続部12bとの間に印加される電圧によって、所定方向D1に沿った電界E1が形成される。第1導電膜11の接続部11bと第2導電膜12の接続部12bとは所定方向D1において交互に並んでいるので、互いに隣り合う第1屈折率領域7の電界E1の向きは互いに逆向きとなる。
 複数の第2屈折率領域9は、それぞれ複数の第1屈折率領域7間の領域を埋めている。より具体的には、各第2屈折率領域9は、第1導電膜11上および第2導電膜12上に設けられ、第1導電膜11および第2導電膜12を覆っている。そして、各第2屈折率領域9の上面(基板3とは反対側の面)と、各第1屈折率領域7の上面とは、互いに面一となっており、一つの平坦面を形成している。各第2屈折率領域9を構成する材料は、絶縁性を有しており、かつ、各第1屈折率領域7を構成する材料の屈折率よりも低い屈折率を有する。各第2屈折率領域9は、非線形光学結晶以外の無機材料を主に含む。一例では、各第2屈折率領域9は、非線形光学結晶以外の無機材料からなる。非線形光学結晶以外の無機材料としては、例えばSiO2、SiNなどの無機シリコン化合物が挙げられる。
 上述のような構造を備える本実施形態の光変調器1Aの動作について説明する。当該光変調器1Aでは、複数の第1屈折率領域7が所定方向D1に一定間隔で並んでおり、その周囲は低屈折率領域によって囲まれている。すなわち、複数の第1屈折率領域7は、所定方向D1に沿ってグレーティング(回折格子)を構成する。このような光変調器1Aに厚み方向(所定方向D1と交差する方向であって、図2の例では実質的には基準面に直交する方向)に沿って光Linが入射すると、第1屈折率領域7の屈折率、厚み、および配列ピッチに対応する狭い波長域の光Linに対して選択的に、高い反射率が得られる。
 図3(a)および図3(b)は、光変調器1Aが光強度変調器である場合(すなわち光反射層4を備えない場合)の、複数の第1屈折率領域7による光変調器1Aの反射特性の例を示すグラフである。また、図4(a)および図4(b)は、光変調器1Aが光位相変調器である場合(すなわち光反射層4を備える場合)の、複数の第1屈折率領域7による光変調器1Aの反射特性の例を示すグラフである。これらのグラフにおいて、横軸は波長(μm)を表し、縦軸は各第1屈折率領域7の厚み(図中、「グレーティング厚さ(μm)」と記す)を表す。なお、これらのグラフでは、複数の第1屈折率領域7の配列ピッチは216nmであり、第1屈折率領域7および第2屈折率領域9からなる層における第1屈折率領域7の充填率(デューティ比)は70%である。また、入射光Linの偏光方向はTE(すなわち、方向D2に沿った偏光方向)で、入射光Linは基板3の主面3aに対して垂直な方向から入射するものとする。図3(a)~図4(b)を参照すると、第1屈折率領域7の厚みが約180nm、かつ、入射光Linの波長が355nmであるとき(図3(a)および図4(a)中に示された2本の白線が交差した位置)、半値幅が狭く、かつ、反射率が高いピーク波形P1が生じていることがわかる。このようなピーク波形P1の波長域はHigh-Q特性領域と呼ばれる。このHigh-Q特性のため、入射光Linは第1屈折率領域7内に強く閉じ込められる。
 また、第1導電膜11と第2導電膜12との間に電圧が印加されると、非線形光学結晶における電気光学効果(ポッケルス効果)によって、複数の第1屈折率領域7の屈折率が該電圧の大きさに応じて変化する。すなわち、ピーク波形P1の波長域が該電圧の大きさに応じてシフトする。図5は、そのような現象を説明するためのグラフである。図5において、縦軸は反射率を表し、横軸は波長(μm)を表す。第1導電膜11と第2導電膜12との間の印加電圧を次第に大きくすると、ピーク波形P1は、図5中のP11の位置から次第にP12,P13の位置へ変化する。すなわち、入射光Linの波長を固定すると、印加電圧の大きさに応じて反射率が連続的に変化することになる。したがって、光変調器1Aが光強度変調器である場合(すなわち光反射層4を備えない場合)、印加電圧の大きさに応じて反射光(すなわち出射光Lout)の強度が変化する。故に、印加電圧を制御することにより、出射光Loutの強度を任意に変調することができる。そして、このような光変調器1Aが二次元状に配列されることによって、強度変調型の空間光変調器(SLM)が実現される。
 一方、光変調器1Aが光位相変調器である場合、複数の第1屈折率領域7の厚み方向には、光学距離Z1だけ複数の第1屈折率領域7から離れた状態で光反射層4が設けられる。そして、複数の第1屈折率領域7を囲む領域(複数の第1屈折率領域7と光反射層4との間の領域、すなわち低屈折率層5を含む)は、該複数の第1屈折率領域7の屈折率よりも低い屈折率を有する。したがって、複数の第1屈折率領域7と光反射層4との間に共振器構造が構成される。加えて、他方の光反射層となる複数の第1屈折率領域7の光反射率は、上述のように第1導電膜11および第2導電膜12への電圧の印加によって可変となっている。このような非平衡ファブリペロー共振器構造により、光変調器1Aに入射した光Linは、第1導電膜11および第2導電膜12への印加電圧の大きさに応じた位相で変調された後、出射光Loutとして光変調器1Aから出射される。このように、光変調器1Aが光位相変調器である場合、入射光Linの位相を任意の大きさに変調することができる。そして、このような光変調器1Aが二次元状に配列されることによって、位相変調型の空間光変調器(SLM)が実現される。
 図6(a)~図8(b)は、第1導電膜11と第2導電膜12との間に電圧を印加して、第1屈折率領域7の屈折率を±0.01の範囲内で変化させたときの、入射光Linに対する出射光Loutの位相変化を示すグラフである。なお、図6(a)および図6(b)は、屈折率変化量が-0.01である場合、図7(a)および図7(b)は、屈折率変化量が0である場合、図8(a)および図8(b)は、屈折率変化量が+0.01である場合をそれぞれ示す。また、図6(a)、図7(a)、および図8(a)は、振幅変化を表す。図6(b)、図7(b)、および図8(b)は、位相変化を表す。値の大小は、色の濃淡によって表現されている。縦軸は単位セル(グレーティングが1周期のみ)の場合におけるデバイスの厚み方向位置(入射光Linが-1μmの位置にあり、+2μmまでが基板3)、横軸は単位セルの所定方向D1における位置を示す。なお、これらのグラフにおいて、入射光Linの波長は355nmであり、低屈折率層5の厚み(すなわち複数の第1屈折率領域7と光反射層4との距離)は2μmである。図6(a)~図8(b)を参照すると、この場合、入射光Linに対する出射光Loutの位相変化量は約π/6(rad)すなわち30°であった。
 なお、本実施形態の光変調器1Aは、第1屈折率領域7の屈折率、厚み、および配列ピッチのうち少なくとも一つを調整することにより、290nm~5.5μmの広い波長域で使用可能である。この場合、波長355nm、波長532nm、波長1060nm、または波長1064nmでのレーザ加工が可能になる。また、光通信分野で使用される波長1.55μmでの動作も可能にする。変調速度は、櫛歯型電極である第1導電膜11および第2導電膜12のRC時定数によって決定され、例えば数GHz以上での動作が可能である。
 ここで、本実施形態の光変調器1Aを作製する方法について説明する。図9(a)~図11(b)は、光変調器1Aを作製する方法における各工程を示す断面図である。まず、図9(a)に示されたように、基板3が用意される。基板3の詳細は上述のとおりである。次に、図9(b)に示されたように、基板3の主面3a上に光反射層4が必要に応じて形成される。光反射層4が金属膜からなる場合、光反射層4は、例えば真空蒸着やスパッタ法により形成される。また、光反射層4が誘電体多層膜からなる場合、光反射層4は、例えば真空蒸着やスパッタ法により形成される。その後、光反射層4上(若しくは基板3の主面3a上)に、低屈折率層5がダイレクトボンディング法により形成される。低屈折率層5は例えばSiO2層である。続いて、非線形光学結晶を含む層にHeイオンを照射することで非線形光学結晶が改質される。このとき、Heイオンの加速電圧に依存して、改質される層の位置が決定される。その後、先にダイレクトボンディング法により形成された層(図9(b)を参照)に、改質された非線形光学結晶が更にダイレクトボンディングされる。その後、高温にすることにより非線形光学結晶の改質層を分離させて、図9(c)に示された非線形光学結晶を含む層71が形成される。これらの工程はイオンスライス技術として既に知られており、国外においてLNOI基板として入手が可能である。
 続いて、フォトリソグラフィまたは電子線リソグラフィによるエッチングマスクが層71上に形成される。該エッチングマスクを介して層71をエッチングすることにより、図10(a)に示されたように、複数の第1屈折率領域7が形成される。このとき、エッチングマスクのパターン形状は、複数の第1屈折率領域7の平面形状に対応する。また、エッチングは、低屈折率層5が露出するまで行われ、低屈折率層5の露出と同時に停止される。エッチングは、例えばドライエッチングである。このドライエッチングの条件により、各第1屈折率領域7の断面形状は長方形状となる。
 続いて、図10(b)に示されたように、複数の第1屈折率領域7の露出部分(側面上および上面上)、更に低屈折率層5の露出した上面上に、導電膜13が成膜される。導電膜13の構成材料は、第1導電膜11および第2導電膜12の構成材料と同じである。この工程では、導電膜13が、例えば原子層堆積(ALD)法のような、半導体プロセスにおいて使用される薄膜形成方法により形成される。
 続いて、図11(a)に示されたように、導電膜13上に誘電体層91が堆積される。誘電体層91は、複数の第2屈折率領域9と同じ材料からなる。ただし、誘電体層91の厚みは、複数の第2屈折率領域9の厚みよりも厚く、複数の第1屈折率領域7の頂部を含む全ての部分を覆ってもよい。或いは、複数の第1屈折率領域7の頂部が誘電体層91から露出してもよい。この工程では、誘電体層91が、例えば真空蒸着法やスパッタ法により形成される。
 続いて、誘電体層91、導電膜13のうち複数の第1屈折率領域7の上面上に形成された部分、および複数の第1屈折率領域7の頂部が研磨される。そして、図11(b)に示されたように、複数の第1屈折率領域7が導電膜13から露出した状態になる。この工程により、誘電体層91が分割されて複数の第2屈折率領域9が形成される。また、導電膜13が第1屈折率領域7を挟んで分割され、電圧印加部11aを含む第1導電膜11、および電圧印加部12aを含む第2導電膜12が形成される。以上の工程を経て、本実施形態の光変調器1Aが作製される。
 以上に説明した本実施形態の光変調器1Aによって得られる効果について説明する。光変調器1Aによる上述の変調動作は、固体である非線形光学結晶の電気光学効果によって実現される。そして、電圧信号の入力に対する非線形光学結晶の応答は、液晶の応答よりも格段に早い。したがって、本実施形態の光変調器1Aによれば、液晶を用いたSLMと比較して、制御信号の入力に対する応答が早く、高速な変調が可能となる。
 例えば紫外光のような高エネルギー光に対する液晶の耐性は低いので、液晶を用いたSLMの場合、実用上は、例えば400nm以上の波長域での使用に限定されてしまう。これに対し、紫外光のような高エネルギー光に対する非線形光学結晶の耐性は、液晶よりも格段に高い。したがって、本実施形態は、紫外光のような高エネルギー光に対して特に有用な光変調器1Aを提供できる。更に、波長355nmは、YAGレーザの3倍波に相当し、CFRPのレーザ加工用途として極めて有用であると考えられる。CFRPは、例えば自動車産業や航空宇宙産業等における利用が拡大されている材料であり、今後、CFRPを紫外光によって加工することが望まれると考えられる。
 本実施形態のように、複数の第1屈折率領域7間の領域は、複数の第1屈折率領域7の屈折率よりも低い屈折率を有する第2屈折率領域9で埋められてもよい。例えばこのような構成によって、複数の第1屈折率領域7の周囲の一部に低屈折率領域を配置することができる。また、複数の第1屈折率領域7の隙間を埋めることにより、光変調器1Aの機械的強度を高めることができる。
 本実施形態のように、複数の第1屈折率領域7に接しており、複数の第1屈折率領域7の屈折率よりも低い屈折率を有する低屈折率層5を光変調器1Aが備えてもよい。例えばこのような構成によって、複数の第1屈折率領域7の周囲の一部に低屈折率領域を配置することができる。また、このような低屈折率層5が存在することにより、その上に複数の第1屈折率領域7を容易に形成することができる。
 本実施形態のように、光反射層4は、金属膜若しくは誘電体多層膜を含んでもよい。この場合、高い反射率を有する光反射層4を容易に実現することができる。
 本実施形態のように、第1導電膜11および第2導電膜12は、互いに隣り合う一方の第1屈折率領域7の側面上から低屈折率層5上および他方の第1屈折率領域7の側面上に亘って連続して設けられてもよい。この構成により、第1導電膜11および第2導電膜12の形成が容易になる。
 本実施形態のように、非線形光学結晶は、ニオブ酸リチウムおよびタンタル酸リチウムの少なくとも一方を含んでもよい。更に、非線形光学結晶は、セシウム・リチウム・ボレート、β-メタホウ酸バリウム、およびホウ酸リチウムの少なくともいずれかを含んでもよい。例えば非線形光学結晶がこれらの材料を含むことにより、上述の光変調器1Aの作用を好適に奏することができる。なお、本実施形態では、印加電圧に対して屈折率が線形に変化するポッケルス効果を利用しているが、印加電圧に対して2次関数的に屈折率が変化するカー効果を利用してもよい。
 本実施形態のように、第1導電膜11および第2導電膜12は光透過性を有してもよい。これにより、第1導電膜11および第2導電膜12における光損失を低減し、光変調器1Aの光入出射効率を高めることができる。
 本実施形態のように、光反射層4と複数の第1屈折率領域7との光学距離Z1は、入射光Linの波長の1/4の整数倍であってもよい。この場合、印加電圧の変化に伴う位相変化が急峻となるので、位相変調幅をより拡げることができる。例えば幅2π(rad)の位相変調も可能になる。
 図12(a)~図14(b)は、入射光Linの波長を355nmとし、低屈折率層5の厚みを入射光Linの波長の1/4の整数倍(具体的には1.910μm)として、第1導電膜11と第2導電膜12との間に電圧を印加し、第1屈折率領域7の屈折率を±0.01の範囲内で変化させたときの、入射光Linに対する出射光Loutの振幅変化および位相変化を示すグラフである。なお、図12(a)および図12(b)は屈折率変化量が-0.01である場合、図13(a)および図13(b)は屈折率変化量が0である場合、図14(a)および図14(b)は屈折率変化量が+0.01である場合をそれぞれ示す。また、図12(a)、図13(a)、および図14(a)は、光変調器1Aを光強度変調器とした場合の振幅変化を表す。図12(b)、図13(b)、および図14(b)は、光変調器1Aを光位相変調器とした場合の位相変化を表す。値の大小は、色の濃淡によって表現されている。縦軸は単位セル(グレーティングが1周期のみ)の場合におけるデバイスの厚み方向位置(入射光Linが-1μmの位置にあり、+2μmまでが基板3)、横軸は単位セルの所定方向D1における位置を示す。図12(b)、図13(b)、および図14(b)を参照すると、低屈折率層5の光学膜厚を入射光Linの波長の1/4の整数倍とすることによって、入射光Linに対する出射光Loutの位相変化量を2π(rad)すなわち360°まで拡大できることがわかる。
 ここで、図15、図16(a)、および図16(b)を参照して、光変調器1Aを光位相変調器とした場合の位相変化の原理を説明する。図15は、1次元構造の非平衡ファブリペロー共振器構造を示す模式図である。この共振器構造60は、表面反射膜61と、裏面反射膜62と、これらの間に設けられたキャビティ63とを備える。表面反射膜61は、本実施形態における第1屈折率領域7および第2屈折率領域9によるグレーティング構造に相当し、その光反射率は1未満である。また、裏面反射膜62は、本実施形態における光反射層4に相当する。また、図16(a)および図16(b)は、入射光Linの波長と、位相変化量Φとの関係を示すグラフである。特に、図16(a)は、表面反射膜61の反射率を0.95とした場合を示し、図16(b)は、表面反射膜61の反射率を0.90とした場合を示す。
 図16(a)に示されたように、表面反射膜61の反射率が高い場合、或る波長領域において位相が急峻に変化する。光反射層4を設けた場合、図4(a)および図4(b)に示されたように極めて高い反射率を有する構造となるため、このように位相変化を急峻にできる。位相変化が急峻となる波長は、低屈折率層5の厚み(光学膜厚)によって決まる。各第1屈折率領域7に電圧が印加されると、表面反射膜61の反射率がわずかに変化する。これによって、複数の第1屈折率領域7により構成されるグレーティングの特性が変化し、表面反射膜61の反射率が変化する。その結果、位相を変調することができる。
 図17は、各第1屈折率領域7の屈折率変化量Δnと、入射光Linに対する出射光Loutの位相差との関係の一例を示すグラフである。なお、このグラフでは、基板3および各第1屈折率領域7をLiTaO3とし、光反射層4をAlとし、低屈折率層5をSiO2とした。この図17を参照すると、Δn=0からΔn=0.005(3Vの印加電圧に対応)までの僅かな屈折率変化の間に、180度から-180度まで、360度すなわち2π(rad)の位相差の変化を実現できることがわかる。
 (変形例)
  上述の実施形態では、複数の第1屈折率領域7同士の間隙部の全てにおいて、第1導電膜11の電圧印加部11aおよび第2導電膜12の電圧印加部12aのいずれかが設けられている。しかしながら、電圧印加部11a,12aは、複数の第1屈折率領域7同士の間隙部の一部にのみ設けられてもよい。図18は、上述の実施形態の一変形例に係る光変調器1Bを示す平面図である。この光変調器1Bでは、電圧印加部11a,12aが、複数の第1屈折率領域7同士の間隙部の一部にのみ設けられている。なお、本明細書において(以下の説明には限定されない)、各第1屈折率領域7の「側面」は、所定方向D1と交差した状態で該所定方向D1に沿って配置された面を意味し、方向D2(所定方向D1と直交する方向)と交差した状態で該方向D2に沿って配置された面は含まないものとする。また、電圧印加部11aが側面に設けられた第1屈折率領域のグループを第1グループとし、電圧印加部12aが側面に設けられた第1屈折率領域7のグループを第2グループとする。具体的な構成では、両側面に電圧印加部11a,12aが設けられた第1屈折率領域7(第1および第2グループの双方に属する第1屈折率領域)と、両側面に電圧印加部11a,12aが設けられた別の第1屈折率領域7との間に、電圧印加部11a,12aの一方が設けられていない、一またはそれ以上の第1屈折率領域7(第1および第2グループのいずれか一方のみに属する第1屈折率領域)と、電圧印加部11a,12aのいずれも設けられていない、一またはそれ以上の第1屈折率領域7(第1および第2グループのいずれにも属していない第1屈折率領域)が存在している。そして、両側面に電圧印加部11a,12aが設けられた第1屈折率領域7においては、電圧印加部11a,12aの並び順すなわち電圧の向きがいずれも同じ向きとなっている。例えばこのような構成であっても、上記実施形態と同様の作用効果を好適に奏することができる。

Claims (12)

  1.  基準面上の第1方向に沿ってグレーティングを構成するよう一定の配列ピッチで前記基準面上に順次配置された複数の屈折率領域であって、非線形光学結晶を含むとともに前記第1方向に交差した状態で前記第1方向に沿って順に配置された一対の側面を有する複数の屈折率領域と、
     前記複数の屈折率領域から選択され、かつ、第1グループに属する1またはそれ以上の屈折率領域において、前記一対の側面のうちいずれかの側面上に設けられた第1導電膜と、
     前記複数の屈折率領域から選択され、かつ、第2グループに属する1またはそれ以上の屈折率領域において、前記第1導電膜と重複することなく前記一対の側面のうちいずれかの側面上に設けられた第2導電膜と、
     を備え、
     前記複数の屈折率領域それぞれは、前記複数の屈折率領域それぞれの屈折率よりも低い屈折率を有する領域によって囲まれている、
     光変調器。
  2.  前記第1グループに属する前記屈折率領域のうち少なくとも1つの屈折率領域は、前記第2グループに属する、請求項1に記載の光変調器。
  3.  前記複数の屈折率領域それぞれにおいて、前記一対の側面のうち一方の上には前記第1導電膜が設けられており、前記一対の側面のうち他方の上には前記第2導電膜が設けられている、請求項1または2に記載の光変調器。
  4.  前記複数の屈折率領域それぞれを囲んでいる前記領域は、前記複数の屈折率領域それぞれの前記屈折率よりも低い屈折率を有する材料が埋め込まれている、請求項1~3のいずれか一項に記載の光変調器。
  5.  前記基準面を挟むように前記複数の屈折率領域に接した低屈折率層であって、前記複数の屈折率領域それぞれの前記屈折率よりも低い屈折率を有する低屈折率層を更に備える、請求項1~4のいずれか一項に記載の光変調器。
  6.  前記複数の屈折率領域のうち前記第1方向に沿って隣接する2つの屈折率領域において、前記第1導電膜および前記第2導電膜の一方は、前記隣接する2つの屈折率領域の互いに対面した側面と、前記互いに対面した側面の間に位置する前記低屈折率層の一部に、連続的に設けられている、請求項5に記載の光変調器。
  7.  前記基準面に対して前記複数の屈折率領域の反対側の空間内において、前記基準面に直交する第2方向に沿って前記複数の屈折率領域から離間した状態で設けられた光反射層を更に備える、請求項1~6のいずれか一項に記載の光変調器。
  8.  前記光反射層は、金属膜または誘電体多層膜を含む、請求項7に記載の光変調器。
  9.  前記第2方向に沿って定義される光学距離であって前記光反射層と前記複数の屈折率領域との光学距離は、入射光の波長の1/4の整数倍である、請求項7または8に記載の光変調器。
  10.  前記非線形光学結晶は、ニオブ酸リチウムおよびタンタル酸リチウムの少なくとも一方を含む、請求項1~9のいずれか一項に記載の光変調器。
  11.  前記非線形光学結晶は、セシウム・リチウム・ボレート、β-メタホウ酸バリウム、およびホウ酸リチウムの少なくともいずれかを含む、請求項1~9のいずれか一項に記載の光変調器。
  12.  前記第1導電膜および前記第2導電膜それぞれは、光透過性を有する、請求項1~11のいずれか一項に記載の光変調器。
