Description
本発明は、封止シート、封止構造体及び封止構造体の製造方法に関する。
電子機器の軽薄短小化に伴って、半導体パッケージの小型化及び薄型化が進んでいる。上述した半導体パッケージは、半導体素子等の被封止体を熱硬化性樹脂封止材で封止することで得られる。半導体パッケージの薄型化に伴い、被封止体を封止する封止樹脂も薄型化が進んでいる。
従来から、LOC(Lead On Chip)方式、QFP(Quad Flat Package)方式等と呼ばれる半導体パッケージがあり、LOC方式、QFP方式等の半導体パッケージよりも、さらに小型化及び軽量化したCSP(Chip Size Package)方式、BGA(Ball Grid Array)方式等の半導体パッケージの開発が行われている。最近では、半導体素子の回路面が半導体配線基板側に向けられている、いわゆるフェイスダウン型パッケージであるフリップチップ方式、ウエハレベルCSP(WL-CSP)方式等が開発されている。
上述した半導体パッケージでは、金型を用いたトランスファー成型法又はコンプレッション成型法により、固形の熱硬化性樹脂封止材を成型することで被封止体の封止を行っている。この場合、金型の構造、封止樹脂への離型剤の添加等により、金型からの半導体パッケージの離型性を得ている。
また、BGA方式及びWL-CSP方式では、金型からの半導体パッケージの離型性を向上するため、樹脂製離型フィルムが用いられる(例えば、特許文献1参照)。このように離型フィルムを使用する成型方法を、「フィルムアシスト成型」という。
上述した半導体パッケージでは、金型を用いたトランスファー成型法又はコンプレッション成型法により、固形の熱硬化性樹脂封止材を成型することで被封止体の封止を行っている。この場合、金型の構造、封止樹脂への離型剤の添加等により、金型からの半導体パッケージの離型性を得ている。
また、BGA方式及びWL-CSP方式では、金型からの半導体パッケージの離型性を向上するため、樹脂製離型フィルムが用いられる(例えば、特許文献1参照)。このように離型フィルムを使用する成型方法を、「フィルムアシスト成型」という。
また、フリップチップ方式、ウエハレベルCSP方式等で封止された半導体パッケージには突起状電極を有するものがあり、その突起部の保護及び突起間の充てんのため、エポキシ樹脂及び無機フィラーを主体とした封止用シートが提案されている(例えば、特許文献2及び特許文献3参照)。
コンプレッション成型法により被封止体の封止を行う場合、固形の熱硬化性樹脂封止材として、主に粉体状の熱硬化性樹脂封止材が用いられる。しかし、粉体状の熱硬化性樹脂封止材から粉塵が飛散し、コンプレッション成型法に用いられる金型を汚染する場合がある。また、粉体状の材料を用いて被封止体を封止した場合、半導体パッケージにおける封止樹脂の表面に、熱硬化性樹脂封止材が粉体状であることに起因するムラの生ずることがある。
また、封止用シートを用いて被封止体を封止するには、封止用シートを金型のキャビティ部の形状に即した形状に切断して用いる必要があり、作業効率に劣る場合がある。

本発明の一形態は上記従来の事情に鑑みてなされたものであり、金型の汚染が防止され、封止樹脂表面のムラが生じにくく、且つ、被封止体を封止する際の作業効率に優れる封止シート並びにこの封止シートを用いた封止構造体及び封止構造体の製造方法を提供することを目的とする。
前記課題を達成するための具体的手段は以下の通りである。

本発明の一形態によれば、金型の汚染が防止され、封止樹脂表面のムラが生じにくく、且つ、被封止体を封止する際の作業効率に優れる封止シート並びにこの封止シートを用いた封止構造体及び封止構造体の製造方法を提供することができる。
以下、本発明を実施するための形態について詳細に説明する。但し、本発明は以下の実施形態に限定されるものではない。以下の実施形態において、その構成要素(要素ステップ等も含む)は、特に明示した場合を除き、必須ではない。数値及びその範囲についても同様であり、本発明を制限するものではない。

基材又は層の厚みは、マイクロメーター等を用いて測定することができる。本開示において、基材又は層の厚みを直接測定可能な場合には、マイクロメーターを用いて測定する。一方、複数の層が積層した状態における当該複数の層のうちの1つの層の厚み又は複数の層の総厚みを測定する場合には、電子顕微鏡を用いて、測定対象の断面を観察することで測定してもよい。
基材又は層の厚みは、マイクロメーター等を用いて測定することができる。本開示において、基材又は層の厚みを直接測定可能な場合には、マイクロメーターを用いて測定する。一方、複数の層が積層した状態における当該複数の層のうちの1つの層の厚み又は複数の層の総厚みを測定する場合には、電子顕微鏡を用いて、測定対象の断面を観察することで測定してもよい。
本開示において「平均粒子径」は、レーザー回折散乱式粒度分布測定法による体積累積の粒度分布曲線において、小粒子径側からの累積が50%となる粒子径(50%D)として求められる。例えば、レーザー光散乱法を利用した粒子径分布測定装置(例えば、株式会社島津製作所製、「SALD-3000」)を用いて測定することができる。
<封止シート>
本開示の封止シートは、基材と、離型層と、封止樹脂層と、をこの順に有し、前記基材の厚み方向から観察したときに、前記封止樹脂層が、前記離型層上の一部に設けられるものである。
本開示の封止シートを用いることにより、金型の汚染が防止され、封止樹脂表面のムラが生じにくく、且つ、半導体素子等の被封止体を封止する際の作業効率が優れたものとなる。

(基材)
封止シートは、基材を有する。基材としては、平板状であれば特に限定されず、当該技術分野で使用されている樹脂含有基材から適宜選択することができる。金型の形状に対する追従性を向上する観点からは、延伸性に優れる樹脂含有基材を使用することが好ましい。
封止材による半導体素子等の被封止体の封止が高温(100℃~200℃程度)で行われることを考慮すると、基材は、この温度以上の耐熱性を有することが望ましい。また、封止シートを金型に装着する際及び成型中の樹脂が流動する際に封止樹脂のシワ、封止シートの破れ等の発生を抑制するためには、高温時の弾性率、伸び等を考慮して基材を選択することが望ましい。
封止シートは、基材を有する。基材としては、平板状であれば特に限定されず、当該技術分野で使用されている樹脂含有基材から適宜選択することができる。金型の形状に対する追従性を向上する観点からは、延伸性に優れる樹脂含有基材を使用することが好ましい。
封止材による半導体素子等の被封止体の封止が高温(100℃~200℃程度)で行われることを考慮すると、基材は、この温度以上の耐熱性を有することが望ましい。また、封止シートを金型に装着する際及び成型中の樹脂が流動する際に封止樹脂のシワ、封止シートの破れ等の発生を抑制するためには、高温時の弾性率、伸び等を考慮して基材を選択することが望ましい。
基材は、耐熱性及び高温時の弾性率の観点から、ポリエステル樹脂を含むことが好ましい。ポリエステル樹脂としては、例えば、ポリエチレンテレフタレート樹脂、ポリエチレンナフタレート樹脂及びポリブチレンテレフタレート樹脂並びにこれらの共重合体及び変性樹脂が挙げられる。
基材としては、ポリエステル樹脂を平板状に成型したものが好ましく、ポリエステルフィルムであることがより好ましく、金型への追従性の観点からは、2軸延伸ポリエステルフィルムであることがさらに好ましい。
基材の平均厚みは特に限定されず、5μm~100μmであることが好ましく、10μm~70μmであることがより好ましい。平均厚みが5μm以上であると、取扱い性に優れ、シワが生じ難い傾向にある。平均厚みが100μm以下であると、成型時の金型への追従性に優れるため、成型された半導体パッケージのシワ等の発生が抑制される傾向にある。
基材としては、ポリエステル樹脂を平板状に成型したものが好ましく、ポリエステルフィルムであることがより好ましく、金型への追従性の観点からは、2軸延伸ポリエステルフィルムであることがさらに好ましい。

封止シートは、離型層を有する。離型層は、基材の一方の面側に設けられる。離型層を構成する成分は特に限定されるものではなく、当該技術分野で使用されている各種材料を組み合わせて用いることができる。
離型層は、例えば、樹脂粒子及びバインダーを含有してもよく、必要に応じてその他の成分を含有してもよい。

-樹脂粒子-
樹脂粒子を構成する樹脂の種類は特に限定されるものではない。樹脂粒子は、(メタ)アクリル樹脂、ポリオレフィン樹脂、ポリスチレン樹脂、ポリ(メタ)アクリロニトリル樹脂及びシリコーン樹脂からなる群より選択される少なくとも一種を含むことが好ましい。半導体パッケージに対する離型性の観点からは、樹脂粒子は、(メタ)アクリル樹脂、ポリスチレン樹脂及びポリ(メタ)アクリロニトリル樹脂からなる群より選択される少なくとも一種を含むことがより好ましい。
半導体パッケージ表面外観の均一性の観点から、樹脂粒子は、離型層形成用組成物の調製に使用され得る有機溶媒(例えば、トルエン、メチルエチルケトン及び酢酸エチル)に不溶性又は難溶性であることが好ましい。ここで、有機溶媒に不溶性又は難溶性とは、JIS K6769:2013に準拠するゲル分率試験において、トルエン等の有機溶媒中に樹脂粒子を分散して50℃で24時間保持した後のゲル分率が97%以上であることをいう。
樹脂粒子を構成する樹脂の種類は特に限定されるものではない。樹脂粒子は、(メタ)アクリル樹脂、ポリオレフィン樹脂、ポリスチレン樹脂、ポリ(メタ)アクリロニトリル樹脂及びシリコーン樹脂からなる群より選択される少なくとも一種を含むことが好ましい。半導体パッケージに対する離型性の観点からは、樹脂粒子は、(メタ)アクリル樹脂、ポリスチレン樹脂及びポリ(メタ)アクリロニトリル樹脂からなる群より選択される少なくとも一種を含むことがより好ましい。
半導体パッケージ表面外観の均一性の観点から、樹脂粒子は、離型層形成用組成物の調製に使用され得る有機溶媒(例えば、トルエン、メチルエチルケトン及び酢酸エチル)に不溶性又は難溶性であることが好ましい。ここで、有機溶媒に不溶性又は難溶性とは、JIS K6769:2013に準拠するゲル分率試験において、トルエン等の有機溶媒中に樹脂粒子を分散して50℃で24時間保持した後のゲル分率が97%以上であることをいう。
(メタ)アクリル樹脂としては、(メタ)アクリル単量体の重合体又は共重合体が挙げられ、(メタ)アクリル酸樹脂、(メタ)アクリル酸エステル樹脂(例えば、アルキル(メタ)アクリレート樹脂、及びジメチルアミノエチル(メタ)アクリレート樹脂)等が挙げられる。(メタ)アクリル単量体が共重合体の場合には、(メタ)アクリル単量体以外の単量体が共重合成分として含まれていてもよい。

(メタ)アクリル単量体以外の単量体としては、スチレン、α-メチルスチレン、シクロヘキシルマレイミド、ビニルトルエン、塩化ビニル、酢酸ビニル、N-ビニルピロリドン、ブタジエン、イソプレン、クロロプレン等が挙げられる。これら単量体は1種を単独で用いても、2種以上を併用してもよい。
ポリオレフィン樹脂としては、オレフィン単量体の重合体又は共重合体であれば特に限定されない。具体的には、ポリエチレン、ポリプロピレン、ポリメチルペンテン等が挙げられる。
ポリスチレン樹脂としては、スチレン又はスチレン誘導体の重合体又は共重合体が挙げられる。スチレン誘導体としては、α-メチルスチレン、4-メチルスチレン、2-メチルスチレン、3-メチルスチレン、2-エチルスチレン、3-エチルスチレン、4-エチルスチレン等のアルキル鎖を持つアルキル置換スチレン、2-クロロスチレン、3-クロロスチレン、4-クロロスチレン等の塩素置換スチレン、4-フルオロスチレン、2,5-ジフルオロスチレン等のフッ素置換スチレン、ビニルナフタレンなどが挙げられる。
ポリ(メタ)アクリロニトリル樹脂としては、(メタ)アクリロニトリル単量体の重合体又は共重合体が挙げられる。
有機溶媒に対する樹脂粒子の溶解性を抑制する観点からは、樹脂粒子に含まれる樹脂は架橋樹脂であることが好ましい。

ポリスチレン樹脂としては、スチレン又はスチレン誘導体の重合体又は共重合体が挙げられる。スチレン誘導体としては、α-メチルスチレン、4-メチルスチレン、2-メチルスチレン、3-メチルスチレン、2-エチルスチレン、3-エチルスチレン、4-エチルスチレン等のアルキル鎖を持つアルキル置換スチレン、2-クロロスチレン、3-クロロスチレン、4-クロロスチレン等の塩素置換スチレン、4-フルオロスチレン、2,5-ジフルオロスチレン等のフッ素置換スチレン、ビニルナフタレンなどが挙げられる。
ポリ(メタ)アクリロニトリル樹脂としては、(メタ)アクリロニトリル単量体の重合体又は共重合体が挙げられる。
有機溶媒に対する樹脂粒子の溶解性を抑制する観点からは、樹脂粒子に含まれる樹脂は架橋樹脂であることが好ましい。
樹脂粒子の平均粒子径は、1μm~55μmであることが好ましい。樹脂粒子の平均粒子径が1μm以上であると、離型層の表面に充分に凹凸を形成することが可能であり、成型した半導体パッケージ表面外観の均一性が向上し封止材のフロー跡が抑制される傾向にある。また、樹脂粒子の平均粒子径が55μm以下であると、離型層中に樹脂粒子を固定するために離型層の厚みを過度に大きくする必要がなくコストの観点で好ましい。
樹脂粒子の平均粒子径は、半導体パッケージ表面外観の観点から、55μm以下であることが好ましく、50μm以下であることがより好ましい。樹脂粒子の平均粒子径は、コストの観点から、1μm以上であることが好ましく、2μm以上であることがより好ましい。
樹脂粒子の平均粒子径は、半導体パッケージ表面外観の観点から、55μm以下であることが好ましく、50μm以下であることがより好ましい。樹脂粒子の平均粒子径は、コストの観点から、1μm以上であることが好ましく、2μm以上であることがより好ましい。
離型層に含まれる樹脂粒子の形状は、特に限定はされず、球形、楕円形、不定形等のいずれであってもよい。
樹脂粒子の具体例としては、アクリル樹脂粒子であるタフチックFH-S010(東洋紡株式会社製)等のタフチックシリーズが挙げられる。
離型層に含まれる樹脂粒子の含有率は、5体積%~65体積%であることが好ましい。
含有率が5体積%以上であると、離型層表面に充分に凹凸を形成することが可能であり、成型した半導体パッケージ表面外観の均一性が向上して封止材のフロー跡を抑制する効果が充分得られる傾向にある。この観点から、樹脂粒子の含有率は10体積%以上であることがより好ましく、20体積%以上であることがさらに好ましい。
また、含有率が65体積%以下であると、離型層中の後述するバインダーにより樹脂粒子が固定されやすくなり、樹脂粒子の脱落の可能性が低下し、成型した半導体パッケージ表面への汚染を抑制でき、且つ経済的にも好ましい傾向にある。この観点から、樹脂粒子の含有率は60体積%以下であることがより好ましく、50体積%以下であることがさらに好ましい。
含有率が5体積%以上であると、離型層表面に充分に凹凸を形成することが可能であり、成型した半導体パッケージ表面外観の均一性が向上して封止材のフロー跡を抑制する効果が充分得られる傾向にある。この観点から、樹脂粒子の含有率は10体積%以上であることがより好ましく、20体積%以上であることがさらに好ましい。
また、含有率が65体積%以下であると、離型層中の後述するバインダーにより樹脂粒子が固定されやすくなり、樹脂粒子の脱落の可能性が低下し、成型した半導体パッケージ表面への汚染を抑制でき、且つ経済的にも好ましい傾向にある。この観点から、樹脂粒子の含有率は60体積%以下であることがより好ましく、50体積%以下であることがさらに好ましい。
樹脂粒子の含有率は、例えば、下記方法により測定することができる。
25℃における離型層の質量(Wc)を測定し、その離型層をトルエン等の有機溶媒で溶解して、残存した樹脂粒子の25℃における質量(Wf)を測定する。次いで、電子比重計又は比重瓶を用いて、25℃における樹脂粒子の比重(df)を求める。次いで、同様の方法で25℃における離型層の比重(dc)を測定する。次いで、離型層の体積(Vc)及び残存した樹脂粒子の体積(Vf)を求め、(式1)に示すように残存した樹脂粒子の体積を離型層の体積で除すことで、樹脂粒子の体積比率(Vr)として求める。

-バインダー-
離型層に含まれていてもよいバインダーの種類は特に限定されるものではない。離型層がバインダーを含むことにより、樹脂粒子が離型層内に固定される。
バインダーは、半導体パッケージとの離型性、耐熱性等の観点から、(メタ)アクリル樹脂又はシリコーン樹脂であることが好ましく、架橋型(メタ)アクリル樹脂(以下、「架橋型(メタ)アクリル共重合体」とも称する)であることがより好ましい。
離型層に含まれていてもよいバインダーの種類は特に限定されるものではない。離型層がバインダーを含むことにより、樹脂粒子が離型層内に固定される。
バインダーは、半導体パッケージとの離型性、耐熱性等の観点から、(メタ)アクリル樹脂又はシリコーン樹脂であることが好ましく、架橋型(メタ)アクリル樹脂(以下、「架橋型(メタ)アクリル共重合体」とも称する)であることがより好ましい。
(メタ)アクリル樹脂は、アクリル酸ブチル、アクリル酸エチル、2-エチルヘキシルアクリレート等の低ガラス転移温度(Tg)モノマーを主モノマーとし、アクリル酸、メタクリル酸、ヒドロキシエチルメタクリレート、ヒドロキシエチルアクリレート、アクリルアミド、アクリロニトリル等の官能基モノマーと共重合することで得られるアクリル共重合体であってもよい。また、架橋型(メタ)アクリル共重合体は、上記モノマー又は(メタ)アクリル樹脂を、架橋剤を使用して架橋することにより製造することができる。
架橋型(メタ)アクリル共重合体の製造に使用される架橋剤としては、イソシアネート化合物、メラミン化合物、エポキシ化合物等の公知の架橋剤が挙げられる。また、(メタ)アクリル樹脂中に緩やかに広がった網目状構造を形成するために、架橋剤は3官能、4官能等の多官能架橋剤であることがより好ましい。
架橋型(メタ)アクリル共重合体の製造に使用される架橋剤としては、イソシアネート化合物、メラミン化合物、エポキシ化合物等の公知の架橋剤が挙げられる。また、(メタ)アクリル樹脂中に緩やかに広がった網目状構造を形成するために、架橋剤は3官能、4官能等の多官能架橋剤であることがより好ましい。
上記のような架橋剤を使用して製造される架橋型(メタ)アクリル共重合体は緩やかに広がった網目状構造を有するので、この架橋型(メタ)アクリル共重合体を離型層のバインダーとして使用すると、離型層の延伸性が向上し、基材の延伸性を阻害することが抑制されるため、コンプレッション成型時の封止シートの金型に対する追従性を向上することができる。
この観点から、架橋型(メタ)アクリル共重合体の製造において使用される架橋剤の量は、(メタ)アクリル樹脂100質量部に対して、3質量部~100質量部であることが好ましく、5質量部~70質量部であることがより好ましい。架橋剤の量が3質量部以上であるとバインダーの強度が確保されるため汚染を防ぐことができる傾向にある。架橋剤の量が100質量部以下であると、架橋型(メタ)アクリル共重合体の柔軟性が向上し、離型層の延伸性が向上する傾向にある。
この観点から、架橋型(メタ)アクリル共重合体の製造において使用される架橋剤の量は、(メタ)アクリル樹脂100質量部に対して、3質量部~100質量部であることが好ましく、5質量部~70質量部であることがより好ましい。架橋剤の量が3質量部以上であるとバインダーの強度が確保されるため汚染を防ぐことができる傾向にある。架橋剤の量が100質量部以下であると、架橋型(メタ)アクリル共重合体の柔軟性が向上し、離型層の延伸性が向上する傾向にある。
-その他の成分-
離型層は、必要に応じて、溶媒、アンカリング向上剤、架橋促進剤、帯電防止剤、着色剤等をさらに含んでいてもよい。

離型層の平均厚みは特に限定されず、使用する樹脂粒子の平均粒子径との関係を考慮して適宜設定される。離型層の平均厚みは、0.1μm~100μmであることが好ましく、1μm~50μmであることがより好ましい。
離型層の平均厚みが使用する樹脂粒子の平均粒子径より極端に薄い状態でなければ、離型層中に樹脂粒子を固定することが困難になりにくく、樹脂粒子が脱落する可能性が高くなりにくい。そのため、成型した半導体パッケージ表面への離型層による汚染が生じにくい傾向にある。また、離型層の平均厚みが使用する樹脂粒子の平均粒子径より極端に厚い状態でなければ、成型した半導体パッケージ表面外観の均一性を向上する効果、封止材のフロー跡を抑制する効果等が得られやすい傾向にある。また、経済的にも不利益となりにくい傾向にある。
尚、本開示における離型層の平均厚みとは乾燥状態での平均厚みを意味し、封止シートの離型層を上記の層の厚みの測定方法で測定することができる。

(封止樹脂層)
封止シートは封止樹脂層を有する。封止樹脂層は、例えば、熱硬化性成分及び無機充填材を含有する熱硬化性樹脂組成物を含むものであってもよい。

封止樹脂層に用いられるエポキシ樹脂は、1分子中に2個以上のグリシジル基を有するものであれば特に制限なく用いることができる。エポキシ樹脂としては、ビスフェノールA型エポキシ樹脂、ビスフェノールAP型エポキシ樹脂、ビスフェノールAF型エポキシ樹脂、ビスフェノールB型エポキシ樹脂、ビスフェノールBP型エポキシ樹脂、ビスフェノールC型エポキシ樹脂、ビスフェノールE型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールG型エポキシ樹脂、ビスフェノールM型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビスフェノールP型エポキシ樹脂、ビスフェノールPH型エポキシ樹脂、ビスフェノールTMC型エポキシ樹脂、ビスフェノールZ型エポキシ樹脂、ビスフェノールS型エポキシ樹脂(ヘキサンジオールビスフェノールSジグリシジルエーテル等)、ノボラックフェノール型エポキシ樹脂、ビフェニル型エポキシ樹脂、ナフタレン型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、ビキシレノール型エポキシ樹脂(ビキシレノールジグリシジルエーテル等)、水添ビスフェノールA型エポキシ樹脂(水添ビスフェノールAグリシジルエーテル等)、これら樹脂の二塩基酸変性ジグリシジルエーテル型エポキシ樹脂、脂肪族エポキシ樹脂などが挙げられる。エポキシ樹脂は、1種を単独で用いても、2種以上を併用してもよい。
封止樹脂層に用いられるエポキシ樹脂のエポキシ当量としては、130g/eq~240g/eqであることが好ましく、150g/eq~210g/eqであることがより好ましい。
エポキシ樹脂のエポキシ当量は、臭化水素酸を用いたオキシラン酸素の定量方法により測定されたオキシラン酸素含有率(質量%)から換算された値をいう。

封止樹脂層に用いられるエポキシ樹脂の含有率は、優れた強度を有する硬化物が得られやすい観点から、熱硬化性樹脂の全質量を基準として、50質量%以上であることが好ましく、80質量%以上であることがより好ましく、90質量%以上であることがさらに好ましい。エポキシ樹脂の含有率は、熱硬化性樹脂の全質量を基準として100質量%であってもよい。
熱硬化性樹脂の含有率は、優れた流動性が得られやすい観点から、熱硬化性樹脂組成物の全質量(有機溶媒の質量を除く)を基準として、1質量%以上が好ましく、5質量%以上がより好ましい。熱硬化性樹脂の含有率は、封止樹脂層の割れ及びひびの発生を抑制しやすい観点から、熱硬化性樹脂組成物の全質量(有機溶媒の質量を除く)を基準として、30質量%以下が好ましく、25質量%以下がより好ましく、20質量%以下がさらに好ましい。
硬化剤は、グリシジル基と反応する官能基を1分子中に2個以上有するものであれば特に制限なく用いることができる。硬化剤としては、フェノール樹脂、酸無水物等が挙げられる。硬化剤は、1種を単独で用いても、2種以上を併用してもよい。
フェノール樹脂は、1分子中に2個以上のフェノール性水酸基を有するものであれば、特に制限はなく公知のフェノール樹脂を用いることができる。フェノール樹脂としては、例えば、フェノール類及びナフトール類からなる群より選択される少なくとも一種とアルデヒド類とを酸性触媒下で縮合又は共縮合させて得られる樹脂(例えば、フェノールノボラック樹脂及びナフトールノボラック樹脂)、ビフェニル骨格型フェノール樹脂、パラキシリレン変性フェノール樹脂、メタキシリレン・パラキシリレン変性フェノール樹脂、メラミン変性フェノール樹脂、テルペン変性フェノール樹脂、ジシクロペンタジエン変性フェノール樹脂、シクロペンタジエン変性フェノール樹脂、多環芳香環変性フェノール樹脂、キシリレン変性ナフトール樹脂等が挙げられる。フェノール類としては、フェノール、クレゾール、キシレノール、レゾルシノール、カテコール、ビスフェノールA、ビスフェノールF等が挙げられる。ナフトール類としては、α-ナフトール、β-ナフトール、ジヒドロキシナフタレン等が挙げられる。アルデヒド類としては、ホルムアルデヒド、アセトアルデヒド、プロピオンアルデヒド、ベンズアルデヒド、サリチルアルデヒド等が挙げられる。
市販のフェノール樹脂としては、DIC株式会社製の「フェノライトLF2882」、「フェノライトLF2822」、「フェノライトTD-2090」、「フェノライトTD-2149」、「フェノライトVH-4150」及び「フェノライトVH4170」;三井化学株式会社製の「XLC-LL」及び「XLC-4L」;新日鉄住金化学株式会社製の「SN-100」、「SN-300」、「SN-395」及び「SN-400」;エア・ウォーター株式会社製の「SKレジンHE910」;旭有機材工業株式会社製の「PAPS-PN2」;明和化成株式会社製の「DL-92」等が挙げられる。
硬化剤の含有率は、熱硬化性樹脂の硬化性に優れる観点から、熱硬化性樹脂組成物の全質量(有機溶媒の質量を除く)を基準として、1質量%~20質量%であることが好ましく、2質量%~15質量%であることがより好ましく、3質量%~10質量%であることがさらに好ましい。
エポキシ樹脂のグリシジル基の当量(エポキシ当量)と、硬化剤のグリシジル基と反応する官能基(例えばフェノール性水酸基)の当量(例えば水酸基当量)との比率(エポキシ樹脂のグリシジル基の当量/硬化剤のグリシジル基と反応する官能基の当量)は、0.7~2.0であることが好ましく、0.8~1.8であることがより好ましく、0.9~1.7であることがさらに好ましい。比率が上記範囲にある場合、未反応のエポキシ樹脂及び/又は未反応の硬化剤が残存しにくく、所望の硬化膜特性が得られやすい。
熱硬化性成分は、硬化促進剤を含んでいてもよい。硬化促進剤としては、特に制限はない。硬化促進剤としては、アミン系の硬化促進剤及びリン系の硬化促進剤からなる群より選択される少なくとも一種が好ましい。特に、硬化促進剤としては、誘導体が豊富である観点、及び、所望の活性温度が得られやすい観点から、アミン系の硬化促進剤が好ましく、イミダゾール化合物、脂肪族アミン及び脂環族アミンからなる群より選択される少なくとも一種がより好ましく、イミダゾール化合物がさらに好ましい。硬化促進剤は、1種を単独で用いても、2種以上を併用してもよい。
硬化促進剤の含有率は、エポキシ樹脂及び硬化剤の合計量を基準として、0.01質量%~5質量%が好ましく、0.1質量%~3質量%がより好ましく、0.3質量%~1.5質量%がさらに好ましい。硬化促進剤の含有率が0.01質量%以上である場合、充分な硬化促進効果が得られやすい。硬化促進剤の含有量が5質量%以下である場合、封止樹脂層を製造する際の工程(例えば塗工及び乾燥)中、又は、封止シートの保管中に封止樹脂層の硬化が進行しにくく、封止樹脂層の割れ、及び、溶融粘度の上昇に伴う成型不良を防止しやすい。
熱硬化性樹脂組成物は、25℃で液状の樹脂(例えば、液状エポキシ樹脂)を含有することが好ましい。液状の樹脂の含有率は、封止樹脂層の成膜性に優れる観点から、熱硬化性樹脂の全質量を基準として、20質量%以上が好ましく、30質量%以上がより好ましく、50質量%以上がさらに好ましい。液状の樹脂の含有率は、封止シートのタック性が過剰に高まることを抑制しやすい観点、及び、エッジフュージョンを抑制しやすい観点から、熱硬化性樹脂の全質量を基準として、95質量%以下が好ましく、90質量%以下がより好ましく、85質量%以下がさらに好ましい。液状エポキシ樹脂の含有率は、熱硬化性樹脂の全質量を基準として100質量%であってもよい。
無機充填材としては、従来公知の無機充填材が使用でき、特定のものに限定されない。無機充填材の構成材料としては、例えば、硫酸バリウム;チタン酸バリウム;無定形シリカ、結晶性シリカ、溶融シリカ、球状シリカ等のシリカ類;タルク;クレー;炭酸マグネシウム;炭酸カルシウム;酸化アルミニウム;水酸化アルミニウム;窒化ケイ素;窒化アルミニウムなどが挙げられる。無機充填材の構成材料は、表面改質等により、樹脂中の分散性の向上効果、及び、ワニス中での沈降抑制効果が得られやすい観点、並びに、比較的小さい熱膨張率を有することから所望の硬化膜特性が得られやすい観点から、シリカ類が好ましい。無機充填材は、1種を単独で用いても、2種以上を併用してもよい。
無機充填材は、表面改質されていてもよい。表面改質の手法としては、特に限定されない。処理が簡便であり、官能基の種類が豊富であり、所望の特性を付与しやすい観点から、シランカップリング剤を用いた表面改質が好ましい。
シランカップリング剤としては、アルキルシラン、アルコキシシラン、ビニルシラン、エポキシシラン、アミノシラン、アクリルシラン、メタクリルシラン、メルカプトシラン、スルフィドシラン、イソシアネートシラン、サルファーシラン、スチリルシラン、アルキルクロロシラン等が挙げられる。市販の無機充填材のうち、シランカップリング剤を用いて表面改質された無機充填材としては、株式会社アドマテックス製の「SC5500-SXE」、「SC2500-SXJ」等が挙げられる。シランカップリング剤は、1種を単独で用いても、2種以上を併用してもよい。
シランカップリング剤の具体例としては、メチルトリメトキシシラン、ジメチルジメトキシシラン、トリメチルメトキシシラン、メチルトリエトキシシラン、メチルトリフェノキシシラン、エチルトリメトキシシラン、n-プロピルトリメトキシシラン、ジイソプロピルジメトキシシラン、イソブチルトリメトキシシラン、ジイソブチルジメトキシシラン、イソブチルトリエトキシシラン、n-ヘキシルトリメトキシシラン、n-ヘキシルトリエトキシシラン、シクロヘキシルメチルジメトキシシラン、n-オクチルトリエトキシシラン、n-ドデシルトリメトキシシラン、フェニルトリメトキシシラン、ジフェニルジメトキシシラン、トリフェニルシラノール、メチルトリクロロシラン、ジメチルジクロロシラン、トリメチルクロロシラン、n-オクチルジメチルクロロシラン、テトラエトキシシラン、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-(2-アミノエチル)アミノプロピルトリメトキシシラン、3-(2-アミノエチル)アミノプロピルメチルジメトキシシラン、3-フェニルアミノプロピルトリメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、3-グリシドキシプロピルトリエトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、ビス(3-(トリエトキシシリル)プロピル)ジスルフィド、ビス(3-(トリエトキシシリル)プロピル)テトラスルフィド、ビニルトリアセトキシシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、ビニルトリイソプロポキシシラン、アリルトリメトキシシラン、ジアリルジメチルシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジメトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-メルカプトプロピルメチルジメトキシシラン、3-メルカプトプロピルトリエトキシシラン、N-(1,3-ジメチルブチリデン)-3-アミノプロピルトリエトキシシラン、アミノシラン(フェニルアミノシラン等)などが挙げられる。これらのシランカップリング剤は、1種を単独で用いても、2種以上を併用してもよい。
無機充填材の平均粒子径は、特に制限されないが、0.01μm~50μmが好ましく、0.1μm~25μmがより好ましく、0.3μm~10μmがさらに好ましい。無機充填材の平均粒子径が0.01μm以上である場合、無機充填材の凝集が容易に抑制されて、無機充填材を容易に充分に分散できる。無機充填材の平均粒子径が50μm以下である場合、無機充填材の沈降(例えばワニス中での沈降)を容易に抑制でき、均質な封止樹脂層を形成しやすい傾向にある。
無機充填材の含有率は、熱硬化性樹脂組成物の全質量(有機溶媒の質量を除く)を基準として、95質量%以下が好ましく、90質量%以下がより好ましい。無機充填材の含有率がこの範囲であると、封止構造体の低反りを実現しつつ、良好な流動性を確保できる傾向にある。また、封止シートの製造の際の乾燥工程において封止樹脂層の割れを容易に抑制可能である効果、及び、被封止体を封止しやすくなる効果を好適に得ることができる傾向にある。無機充填材の含有率は、被封止体と封止部との熱膨張率の差によって封止構造体の反りが大きくなることを容易に防止できる観点から、50質量%以上が好ましく、60質量%以上がより好ましく、65質量%以上がさらに好ましい。これらの観点から、無機充填材の含有量は、50質量%~95質量%が好ましく、60質量%~90質量%がより好ましく、65質量%~90質量%がさらに好ましい。
熱硬化性樹脂組成物は、必要に応じてエラストマー(可とう剤)を含有してもよい。エラストマーを用いることにより、封止後の反り(例えば封止構造体の反り量)、及び、封止構造体における封止樹脂層の割れを効果的に低減することができる。
エラストマーとしては、例えば、シリコーン系、スチレン系、オレフィン系、ウレタン系、ポリエステル系、ポリエーテル系、ポリアミド系、ポリブタジエン系等の熱可塑性エラストマー;NR(天然ゴム)、NBR(アクリロニトリル-ブタジエンゴム)、アクリルゴム、ウレタンゴム、シリコーンパウダー等のゴム粒子;メタクリル酸メチル-スチレン-ブタジエン共重合体(MBS)、メタクリル酸メチル-シリコーン共重合体、メタクリル酸メチル-アクリル酸ブチル共重合体等のコア-シェル構造を有するゴム粒子などが挙げられる。エラストマーは、分散性及び溶解性に優れる観点から、スチレンブタジエン粒子、シリコーンパウダー、シリコーンオイル及びシリコーンオリゴマからなる群より選択される少なくとも一種が好ましい。エラストマーは、1種を単独で用いても、2種以上を併用してもよい。
エラストマーの平均粒子径に特に制限はない。エラストマーの平均粒子径は、電子部品間の埋め込み性(例えば、eWLB(embedded Wafer Level Ball Grid Array)用途の埋め込み性)に優れる観点から、50μm以下であることが好ましい。エラストマーの平均粒子径は、分散性に優れる観点から、0.1μm以上であることが好ましい。
エラストマーとしては市販品を用いてもよい。エラストマーの市販品としては、例えば、株式会社カネカ製のKANE ACE(「KANE ACE」は登録商標)の「Bシリーズ」、「Mシリーズ」及び「FMシリーズ」(いずれも商品名);信越化学工業株式会社製の「KMPシリーズ」等が挙げられる。市販のエラストマーの中には、エラストマー単体ではなく、予め液状樹脂(例えば、液状エポキシ樹脂)中に分散しているものもあるが、問題なく用いることができる。このような市販品としては、株式会社カネカ製の「MX-136」、「MX-965」等が挙げられる。
熱硬化性樹脂組成物は、本発明の効果を損なわない範囲で、他の添加剤をさらに含有してもよい。このような添加剤の具体例としては、顔料、染料、離型剤、酸化防止剤、表面張力調整剤等を挙げることができる。
封止樹脂層は、基材の厚み方向から観察したときに、離型層上の一部に設けられる。そのため、封止シートの封止樹脂層の設けられた側の面を観察したときに、封止樹脂層の設けられていない領域が存在することになる。
離型層の面積に対する封止樹脂層の面積の比率は、基材の厚み方向から観察したときに、5%~60%であってもよく、8%~50%であってもよく、10%~40%であってもよい。
封止樹脂層による金型の汚染を効率的に防ぐため、封止樹脂層は、金型のキャビティ部の形状に即した形状となるように離型層上に設けられていることが好ましい。
本開示においては、キャビティ部を形成する第一の金型及び第二の金型における、第一の金型の第二の金型と向き合う面又は第二の金型の第一の金型と向き合う面に、基材が接触した状態となるように本開示の封止シートを配置したときに、封止樹脂層が、基材の厚み方向から観察したときに、キャビティ部の形状に即した形状とされてもよい。
離型層の面積に対する封止樹脂層の面積の比率は、基材の厚み方向から観察したときに、5%~60%であってもよく、8%~50%であってもよく、10%~40%であってもよい。
封止樹脂層による金型の汚染を効率的に防ぐため、封止樹脂層は、金型のキャビティ部の形状に即した形状となるように離型層上に設けられていることが好ましい。

(着色層)
封止シートは、必要に応じて着色層を有してもよい。1層又は2層以上の着色層が、離型層と封止樹脂層との間に設けられてもよい。
樹脂封止された半導体パッケージでは、製造ロット番号、ロゴマーク等の各種識別情報が封止樹脂表面に印字されている。封止樹脂表面への印字方法の一つとして、封止樹脂表面をレーザーで彫ることで印字するレーザーマーキング法が行われている。レーザーマーキング法とは、レーザー光により封止樹脂表面を削り取り印字を行う技術である。
着色層のレーザーマーキング法等によって除去された部分が、識別情報として認識される。着色層を構成する成分は特に限定されるものではなく、当該技術分野で使用されている各種材料を組み合わせて用いることができる。
封止シートは、必要に応じて着色層を有してもよい。1層又は2層以上の着色層が、離型層と封止樹脂層との間に設けられてもよい。

着色層は、例えば、着色剤と熱硬化性樹脂と硬化剤とを含有するものであってもよい。着色層は、硬化促進剤、熱可塑性樹脂、無機充填材、カップリング剤等のその他の成分を含有してもよい。
着色層は、1層であってもよく、2層以上であってもよい。着色層が2層以上である場合には、各着色層に含まれる着色剤は、同じであっても異なっていてもよく、異なっていることが好ましい。

本開示において着色層が「熱硬化性を示す」とは、示差走査熱量分析により求められる着色層の発熱量が20J/g以上であることをいう。
着色層の発熱量を測定するための条件は、以下の通りである。
示差走査熱量計(例えば、TA instruments Q1000)に測定対象の着色層10mgを配置し、5℃/分の昇温速度で室温(25℃)から300℃まで加熱して、昇温過程でのDSC曲線を得る。得られたDSC曲線に現れる発熱ピークの温度を、着色層の示差走査熱量分析により求められる発熱ピークとする。また、DSC曲線に現れる発熱ピークの面積から、発熱ピークの発熱量を算出する。
着色層は、封止シートから薬さじ等によって削り取ることで取得することができる。
着色層の発熱量は、30J/g~60J/gであることが好ましく、40J/g~50J/gであることがより好ましい。
着色層が2層以上である場合には、着色層全体の発熱量が上記範囲にあることがよい。着色層全体の発熱量を測定するには、封止シートから2層以上の着色層を一まとめに削り取ったものを測定用試料として用いればよい。
本開示において着色層が「熱硬化性を示す」とは、示差走査熱量分析により求められる着色層の発熱量が20J/g以上であることをいう。

着色層の平均厚みは、3μm~100μmであることが好ましく、5μm~60μmであることがより好ましい。
着色層が2層以上である場合には、各着色層における着色層の平均厚みが上記範囲にあることがよい。

着色層は、着色剤を含んでもよい。着色剤としては、各種の有機顔料、無機顔料等を用いることができる。着色剤としては、黒色顔料、白色顔料、イエロー顔料、マゼンタ顔料、シアン顔料、赤色顔料、青色顔料、緑色顔料等が挙げられる。これらの中でも、封止樹脂表面に印字された各種情報の視認性の観点から、黒色顔料及び白色顔料が好ましい。
黒色顔料としては、アセチレンブラック、ケッチェンブラック等のカーボンブラック、チタンブラック、アニリンブラックなどが挙げられる。
白色顔料としては、塩基性炭酸鉛(2PbCO3・Pb(OH)2)、酸化亜鉛(ZnO)、酸化チタン(TiO2)、チタン酸ストロンチウム(SrTiO3)等が挙げられる。

着色層が2層である場合、本開示の封止シートは、基材と、離型層と、黒色顔料を含む着色層と、白色顔料を含む着色層と、封止樹脂層とをこの順に有するものであることが好ましい。このような構成の封止シートを用いて半導体パッケージを成型すると、半導体パッケージの表面に、白色顔料を含む着色層と黒色顔料を含む着色層とがこの順に転写される。着色層が転写された半導体パッケージの表面にレーザー光を照射することにより、黒色顔料を含む着色層中の樹脂を昇華させて、着色層表面を削り取ることが可能となる。このときに、黒色顔料を含む着色層が削り取られた箇所からは白色顔料を含む着色層が現れるため、コントラストが高く、視認性のよい印字が可能となる。
レーザーマーキング法に使用されるレーザーとしては、主に炭酸ガスレーザーとYAGレーザーとがある。レーザーマーキング法に使用されるレーザーは、YAGレーザーであることが多いため、着色層に含まれる黒色顔料としては、YAGレーザーにより揮発し易いカーボンブラックを使用することが好ましい。
着色層における着色剤の含有率は、例えば、着色剤として黒色顔料が用いられた場合、4質量%~10質量%であることが好ましく、6質量%~9質量%であることがより好ましい。
着色層における着色剤の含有率は、例えば、着色剤として白色顔料が用いられた場合、30質量%~60質量%であることが好ましく、40質量%~50質量%であることがより好ましい。

着色層に用いられるエポキシ樹脂のエポキシ当量としては、130g/eq~240g/eqであることが好ましく、150g/eq~210g/eqであることがより好ましく、170g/eq~190g/eqであることがさらに好ましい。

多官能エポキシ樹脂としては、三菱ケミカル株式会社製、商品名:Epon 1031S等、チバスペシャリティーケミカルズ社製、商品名:アラルダイト0163等、ナガセ化成株式会社製、商品名:デナコールEX-611、614、614B、622、512、521、421、411、321等が挙げられる。グリシジルアミン型エポキシ樹脂としては、三菱ケミカル株式会社製、商品名:エピコート604等、新日化エポキシ製造株式会社製、商品名:YH-434等、三菱ガス化学株式会社製、商品名:TETRAD-X、TETRAD-C等、住友化学工業株式会社製、商品名:ELM-120等が挙げられる。
複素環含有エポキシ樹脂としては、チバスペシャリティーケミカルズ社製、商品名:アラルダイトPT810等、UCC社製、商品名:ERL4234、4299、4221、4206等、日産化学工業株式会社製、商品名:TEPIC-S等が挙げられる。
脂環式エポキシ樹脂としては、株式会社ダイセル製、商品名:EHPE-3150、CEL2021P、CEL2000等が挙げられる。
着色層における熱硬化性樹脂の含有率は、5質量%~50質量%であることが好ましく、10質量%~40質量%であることがより好ましく、20質量%~30質量%であることがさらに好ましい。
着色層が2層以上である場合には、各着色層における熱硬化性樹脂の含有率が上記範囲にあることが好ましい。

着色層は、硬化剤を含んでもよい。硬化剤は、通常用いられている公知の硬化剤を使用することができる。熱硬化性樹脂がエポキシ樹脂である場合、硬化剤としては、アミン類、ポリアミド、酸無水物、ポリスルフィド、三フッ化ホウ素、ビスフェノールA、ビスフェノールF、ビスフェノールS等のフェノール性水酸基を1分子中に2個以上有するビスフェノール類、フェノールノボラック樹脂、ビスフェノールAノボラック樹脂、クレゾールノボラック樹脂等のフェノール樹脂などが挙げられる。
これらの中でも、フェノール樹脂、酸無水物、アミン類等が好ましい。
着色層は、硬化剤を含んでもよい。硬化剤は、通常用いられている公知の硬化剤を使用することができる。熱硬化性樹脂がエポキシ樹脂である場合、硬化剤としては、アミン類、ポリアミド、酸無水物、ポリスルフィド、三フッ化ホウ素、ビスフェノールA、ビスフェノールF、ビスフェノールS等のフェノール性水酸基を1分子中に2個以上有するビスフェノール類、フェノールノボラック樹脂、ビスフェノールAノボラック樹脂、クレゾールノボラック樹脂等のフェノール樹脂などが挙げられる。
これらの中でも、フェノール樹脂、酸無水物、アミン類等が好ましい。
硬化剤として用いられるフェノール樹脂としては、DIC株式会社製、商品名:フェノライトLF2882、フェノライトLF2822、フェノライトTD-2090、フェノライトTD-2149、フェノライトVH-4150、フェノライトVH4170等、三井化学株式会社製、商品名:XLC-LL、XLC-4L等が挙げられる。これらは1種を単独で用いても、2種以上を併用してもよい。
硬化剤として用いられる酸無水物としては、無水フタル酸、無水マレイン酸、テトラヒドロ無水フタル酸、ヘキサヒドロ無水フタル酸、3-メチルテトラヒドロ無水フタル酸、4-メチルテトラヒドロ無水フタル酸、3-メチルヘキサヒドロ無水フタル酸、4-メチルヘキサヒドロ無水フタル酸、無水ハイミック酸、無水メチルハイミック酸、無水クロレンド酸、無水コハク酸、無水トリメリット酸、無水ピロメリット酸、トリアルキルテトラヒドロ無水フタル酸マレイン酸付加物、ベンゾフェノンテトラカルボン酸二無水物、水素化メチルナジック酸無水物、ドデセニルコハク酸無水物等が挙げられる。これらは1種を単独で用いても、2種以上を併用してもよい。

熱硬化性樹脂と硬化剤との配合比率としては、それぞれの未反応分を少なく抑え、かつ硬化反応を十分に進行させる観点から、熱硬化性樹脂に含まれる熱硬化性官能基の当量数と硬化剤に含まれる官能基の当量数との比(熱硬化性樹脂の当量数/硬化剤の当量数)は、0.6~1.4の範囲に設定することが好ましく、0.7~1.3の範囲に設定することがより好ましく、0.8~1.2の範囲に設定することがさらに好ましい。
着色層が2層以上である場合には、各着色層における比(熱硬化性樹脂の当量数/硬化剤の当量数)が上記範囲にあることがよい。

-硬化促進剤-
着色層は、硬化促進剤を含んでもよい。硬化促進剤としては、各種イミダゾール類を用いることが好ましい。イミダゾールとしては、2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシメチルイミダゾール、1-シアノエチル-2-フェニルイミダゾール、1-シアノエチル-2-フェニルイミダゾリウムトリメリテート等が挙げられる。イミダゾール類は、四国化成工業株式会社から、2E4MZ、2PZ-CN、2P4MHZ-PW、2PZ-CNS等という商品名で市販されている。
また、硬化促進剤として、有機ホスフィン化合物を用いることもできる。有機ホスフィン化合物としては、具体的には、トリフェニルホスフィン、ジフェニル(p-トリル)ホスフィン、トリス(アルキルフェニル)ホスフィン、トリス(アルコキシフェニル)ホスフィン、トリス(アルキルアルコキシフェニル)ホスフィン、トリス(ジアルキルフェニル)ホスフィン、トリス(トリアルキルフェニル)ホスフィン、トリス(テトラアルキルフェニル)ホスフィン、トリス(ジアルコキシフェニル)ホスフィン、トリス(トリアルコキシフェニル)ホスフィン、トリス(テトラアルコキシフェニル)ホスフィン、トリアルキルホスフィン、ジアルキルアリールホスフィン、アルキルジアリールホスフィン等が挙げられる。
着色層に硬化促進剤が含有される場合、着色層における硬化促進剤の含有率は、0.5質量%~5.0質量%であることが好ましく、1.0質量%~4.0質量%であることがより好ましく、1.5質量%~3.0質量%であることがさらに好ましい。
着色層が2層以上である場合には、各着色層における硬化促進剤の含有率が上記範囲にあることが好ましい。

-熱可塑性樹脂-
着色層は、熱可塑性樹脂を含んでもよい。熱可塑性樹脂としては、例えば、ポリイミド樹脂、(メタ)アクリル樹脂、ウレタン樹脂、ポリフェニレンエーテル樹脂、ポリエーテルイミド樹脂、フェノキシ樹脂、変性ポリフェニレンエーテル樹脂、ポリスチレン樹脂、ポリエチレン樹脂、ポリエステル樹脂、ポリアミド樹脂、ブタジエンゴム、アクリルゴム、ポリカーボネート樹脂、ポリフェニレンエーテル樹脂、及びこれらの混合物が挙げられるが、熱可塑性樹脂はこれら具体例に限定されるものではない。
着色層に熱可塑性樹脂が含有される場合、着色層における熱可塑性樹脂の含有率は、3.0質量%~8.0質量%であることが好ましく、4.0質量%~7.0質量%であることがより好ましく、5.0質量%~6.5質量%であることがさらに好ましい。
着色層が2層以上である場合には、各着色層における熱可塑性樹脂の含有率が上記範囲にあることが好ましい。

カップリング剤の具体例としては、イソプロピルトリイソステアロイルチタネート、イソプロピルトリス(ジオクチルパイロホスフェート)チタネート、イソプロピルトリ(N-アミノエチル-アミノエチル)チタネート、テトラオクチルビス(ジトリデシルホスファイト)チタネート、テトラ(2,2-ジアリルオキシメチル-1-ブチル)ビス(ジトリデシルホスファイト)チタネート、ビス(ジオクチルパイロホスフェート)オキシアセテートチタネート、ビス(ジオクチルパイロホスフェート)エチレンチタネート、イソプロピルトリオクタノイルチタネート、イソプロピルジメタクリルイソステアロイルチタネート、イソプロピルトリドデシルベンゼンスルホニルチタネート、イソプロピルイソステアロイルジアクリルチタネート、イソプロピルトリ(ジオクチルホスフェート)チタネート、イソプロピルトリクミルフェニルチタネート、テトライソプロピルビス(ジオクチルホスファイト)チタネート等のチタネート系カップリング剤などが挙げられる。シラン系カップリング剤の具体例は、封止樹脂層の項で挙げられたシランカップリング剤を用いることができる。これらカップリング剤は、1種を単独で用いても、2種以上を併用してもよい。
着色層にカップリング剤が含有される場合、着色層におけるカップリング剤の含有率は、0.1質量%~5.0質量%であることが好ましく、1.0質量%~4.0質量%であることがより好ましく、2.0質量%~3.0質量%であることがさらに好ましい。
着色層が2層以上である場合には、各着色層におけるカップリング剤の含有率が上記範囲にあることがよい。
着色層にカップリング剤が含有される場合、着色層におけるカップリング剤の含有率は、0.1質量%~5.0質量%であることが好ましく、1.0質量%~4.0質量%であることがより好ましく、2.0質量%~3.0質量%であることがさらに好ましい。
着色層が2層以上である場合には、各着色層におけるカップリング剤の含有率が上記範囲にあることがよい。
(その他の構成)
基材が金型表面に接触する層である場合、用いる材料によっては封止シートを金型から剥離するためにより大きな剥離力が必要となることがある。この様に金型から剥離しにくい材料を基材に使用する場合には、金型から封止シートを剥離しやすくするように調整することが好ましい。例えば、基材の離型層の設けられる面とは反対の面、つまり基材の金型側の面に、金型からの離型性を向上させるために梨地加工等の表面加工をしたり、新たに別の離型層(第2離型層)を設けたりしてもよい。第2離型層の材料としては、耐熱性、金型からの剥離性等を満たす材料であれば特に限定せず、離型層と同じ材料を使用してもよい。第2離型層の平均厚みは、特に限定されず、0.1μm~100μmであることが好ましい。
基材が金型表面に接触する層である場合、用いる材料によっては封止シートを金型から剥離するためにより大きな剥離力が必要となることがある。この様に金型から剥離しにくい材料を基材に使用する場合には、金型から封止シートを剥離しやすくするように調整することが好ましい。例えば、基材の離型層の設けられる面とは反対の面、つまり基材の金型側の面に、金型からの離型性を向上させるために梨地加工等の表面加工をしたり、新たに別の離型層(第2離型層)を設けたりしてもよい。第2離型層の材料としては、耐熱性、金型からの剥離性等を満たす材料であれば特に限定せず、離型層と同じ材料を使用してもよい。第2離型層の平均厚みは、特に限定されず、0.1μm~100μmであることが好ましい。
さらに、必要に応じて、離型層と基材との間、基材と第2離型層との間等に、離型層又は第2離型層のアンカリングを向上するためのプライマ層、帯電防止層等の層を設けてもよい。
封止シートの封止樹脂層上には、保護フィルムを設けてもよい。保護フィルムとしては、ポリテトラフルオロエチレンフィルム、ポリエチレンテレフタレートフィルム、ポリエチレンフィルム、ポリプロピレンフィルム、ポリメチルペンテンフィルム、ポリイミドフィルム等のプラスチックフィルムなどが挙げられる。
封止シートの封止樹脂層上には、保護フィルムを設けてもよい。保護フィルムとしては、ポリテトラフルオロエチレンフィルム、ポリエチレンテレフタレートフィルム、ポリエチレンフィルム、ポリプロピレンフィルム、ポリメチルペンテンフィルム、ポリイミドフィルム等のプラスチックフィルムなどが挙げられる。

(封止シートの製造方法)
封止シートは、公知の方法により製造することができる。例えば、離型層を構成する成分を含有する離型層形成用組成物を基材の片面に付与し乾燥して基材上に離型層を形成した後、必要に応じて着色層を構成する成分を含有する着色層形成用組成物を離型層上に付与し乾燥して離型層上に着色層を形成し、封止樹脂層を構成する成分を含有する封止樹脂層形成用組成物をさらに付与し乾燥して離型層又は必要に応じて設けられる着色層上に封止樹脂層を形成することで、封止シートを製造してもよい。
その他の方法としては、離型層を構成する成分を含有する離型層形成用組成物を一の基材の片面に付与し乾燥して一の基材上に離型層を形成する。次いで、封止樹脂層を構成する成分を含有する封止樹脂層形成用組成物を他の基材の片面に付与し乾燥して他の基材上に封止樹脂層を形成する。そして、一の基材上の離型層と他の基材上の封止樹脂層とが接触するように両者を貼り合わせて、封止シートを製造してもよい。この場合、離型層上又は封止樹脂層上に着色層を設けてもよい。両者を貼り合わせるには、ロールラミネータを用いることができる。
離型層形成用組成物、着色層形成用組成物又は封止樹脂層形成用組成物の調製に使用する溶媒は特に限定されず、離型層、着色層又は封止樹脂層を構成する各成分を分散又は溶解可能である有機溶媒であることが好ましい。有機溶媒としては、トルエン、メチルエチルケトン、酢酸エチル、メチルイソブチルケトン、イソオクタン等が挙げられる。
封止シートは、公知の方法により製造することができる。例えば、離型層を構成する成分を含有する離型層形成用組成物を基材の片面に付与し乾燥して基材上に離型層を形成した後、必要に応じて着色層を構成する成分を含有する着色層形成用組成物を離型層上に付与し乾燥して離型層上に着色層を形成し、封止樹脂層を構成する成分を含有する封止樹脂層形成用組成物をさらに付与し乾燥して離型層又は必要に応じて設けられる着色層上に封止樹脂層を形成することで、封止シートを製造してもよい。

付与された離型層形成用組成物、着色層形成用組成物又は封止樹脂層形成用組成物を乾燥する方法は特に限定されず、公知の乾燥方法を使用することができる。例えば、50℃~150℃で0.1分~60分乾燥させる方法でもよい。
着色層形成用組成物を乾燥する際の乾燥温度及び乾燥時間を適宜調整することで、着色層が熱硬化性を示す状態を維持することができる。着色層形成用組成物の乾燥温度及び乾燥時間は、着色層形成用組成物に含まれる成分の種類及び量に鑑みて適宜設定することができる。
付与された離型層形成用組成物、着色層形成用組成物又は封止樹脂層形成用組成物を乾燥する方法は特に限定されず、公知の乾燥方法を使用することができる。例えば、50℃~150℃で0.1分~60分乾燥させる方法でもよい。
着色層形成用組成物を乾燥する際の乾燥温度及び乾燥時間を適宜調整することで、着色層が熱硬化性を示す状態を維持することができる。着色層形成用組成物の乾燥温度及び乾燥時間は、着色層形成用組成物に含まれる成分の種類及び量に鑑みて適宜設定することができる。
<封止構造体及びその製造方法>
本開示の封止構造体は、被封止体と、前記被封止体を封止する封止部と、を備え、前記封止部が、本開示の封止シートの前記封止樹脂層又はその硬化物とされたものである。

圧着の後、積層された封止シートの平滑化処理を行ってもよい。平滑化処理は、市販のラミネーターによって行うことができる。なお、積層と平滑化処理は、上記の市販の真空ラミネーターを用いて連続的に行ってもよい。
硬化工程では、例えば、封止樹脂層を熱硬化させることができる。封止樹脂層の熱硬化条件は特に限定されるものではない。例えば、封止樹脂層に含有される成分の種類等によっても異なるが、硬化温度は90℃~250℃の範囲、硬化時間は1分~360分の範囲とすることができる。
キャビティ部を形成する第一の金型及び第二の金型を用いて、封止工程が実施されてもよい。この場合、第一の金型の第二の金型と向き合う面又は第二の金型の第一の金型と向き合う面に基材が接触した状態となるように、本開示の封止シートを配置する。さらに、被封止体がキャビティ内に位置するように、第一の金型及び第二の金型の間に封止前の被封止体を配置する。
第一の金型及び第二の金型を用いた封止工程は、トランスファー成型法であってもコンプレッション成型法であってもよい。トランスファー成型法又はコンプレッション成型法に本開示の封止シートを用いることで、半導体パッケージにおける封止樹脂表面の外観が向上する。

以下、本発明を実施例により具体的に説明するが、本発明はこれらの実施例に限定されるものではない。
(封止樹脂層用塗液の調製)
組成Aを有するワニス(ワニス状樹脂組成物)を以下のとおり調製した。
まず、10Lのポリエチレン容器に有機溶剤:メチルエチルケトンを172g入れた。無機充填材:酸化アルミニウム粒子(住友化学株式会社製、商品名:AA-1.5、平均粒子径:1.5μm)を542g前記容器に加えた後、撹拌羽根で無機充填材を分散して分散液を得た。この分散液に、熱硬化性樹脂:ビスフェノールF型エポキシ樹脂(三菱ケミカル株式会社製、商品名:jER806、エポキシ当量:160g/eq、25℃にて液状を示すエポキシ樹脂)を48g、熱硬化性樹脂:ナフタレン骨格含有多官能固形エポキシ樹脂(DIC株式会社製、商品名:EXA-4750、エポキシ当量:182g/eq、25℃にて液状を示さないエポキシ樹脂)を12g、及び、硬化剤:フェノールノボラック樹脂(旭有機材工業株式会社製、商品名:PAPS-PN2、フェノール性水酸基当量:104g/eq、25℃にて液状を示さないフェノール樹脂)を38g加えて撹拌した。硬化剤が溶解したことを確認した後、硬化促進剤:2-フェニル-4-メチルイミダゾール(四国化成工業株式会社製、商品名:2P4MZ)を0.8g加えてさらに1時間撹拌して混合液を得た。この混合液をナイロン製#200メッシュ(開口75μm)でろ過し、ろ液を採取して封止樹脂層用塗液を調製した。

(封止樹脂層の形成)
この封止樹脂層用塗液を、平均厚みが38μmのポリエチレンテレフタレートフィルムにコンマコータで塗布した後、100℃で3分乾燥させることで平均厚みが200μmの封止樹脂シートを作製した。

(離型層形成用塗布液の調製)
アクリル樹脂粒子を2種(平均粒子径10μmの粒子及び平均粒子径3μmの粒子)と、ポリアクリロニトリル樹脂粒子(平均粒子径7μmの粒子)とを、各々10質量部づつメチルエチルケトン(MEK)8.0質量部及びトルエン2.0質量部の混合溶媒に加え撹拌した。この混合液に、熱硬化性樹脂としてアクリル樹脂(モノマー成分:アクリル酸アルキルエステル)100質量部、熱硬化剤として多官能イソシアネート化合物(イソシアネート基含有率:7.4質量%)17.4質量部を加え、撹拌により混合することで、離型層形成用塗布液を調製した。
アクリル樹脂粒子を2種(平均粒子径10μmの粒子及び平均粒子径3μmの粒子)と、ポリアクリロニトリル樹脂粒子(平均粒子径7μmの粒子)とを、各々10質量部づつメチルエチルケトン(MEK)8.0質量部及びトルエン2.0質量部の混合溶媒に加え撹拌した。この混合液に、熱硬化性樹脂としてアクリル樹脂(モノマー成分:アクリル酸アルキルエステル)100質量部、熱硬化剤として多官能イソシアネート化合物(イソシアネート基含有率:7.4質量%)17.4質量部を加え、撹拌により混合することで、離型層形成用塗布液を調製した。
(プライマ層形成用塗布液の調製)
基材と離型層の接着強度を高めるため、離型層と基材の間にプライマ層を作製するためのプライマ層形成用塗布液を以下のようにして調製した。
トルエンとイソオクタンとの混合溶媒(質量基準で9:1)100質量部にアクリル樹脂(モノマー成分:アクリル酸エチル、アクリル酸ブチル及びアクリロニトリル、重量平均分子量50万)65.4質量部と架橋反応触媒(ジノルマルオクチルスズジラウレート)34.6質量部とを加え、撹拌して混合することでプライマ層形成用塗布液を調製した。
基材と離型層の接着強度を高めるため、離型層と基材の間にプライマ層を作製するためのプライマ層形成用塗布液を以下のようにして調製した。
トルエンとイソオクタンとの混合溶媒(質量基準で9:1)100質量部にアクリル樹脂(モノマー成分:アクリル酸エチル、アクリル酸ブチル及びアクリロニトリル、重量平均分子量50万)65.4質量部と架橋反応触媒(ジノルマルオクチルスズジラウレート)34.6質量部とを加え、撹拌して混合することでプライマ層形成用塗布液を調製した。
(離型フィルムの作製)
プライマ層形成用塗布液を、基材である平均厚みが25μmの2軸延伸ポリエステルフィルムにコンマコータを用いて0.5g/m2塗布した後、離型層形成用塗布液をコンマコータを用いて9.5g/m2塗布し、100℃で2分乾燥した。このようにして、離型フィルムを作製した。離型層の平均厚みは10.0μmであった。
プライマ層形成用塗布液を、基材である平均厚みが25μmの2軸延伸ポリエステルフィルムにコンマコータを用いて0.5g/m2塗布した後、離型層形成用塗布液をコンマコータを用いて9.5g/m2塗布し、100℃で2分乾燥した。このようにして、離型フィルムを作製した。離型層の平均厚みは10.0μmであった。
(実施例評価用一体シートの形成)
離型フィルムを140mm×300mmに、封止樹脂シートを金型のサイズに合わせて35mm×130mmに裁断し、離型フィルムの離型層と封止樹脂層が接する状態でロールラミネータを用いて貼り合わせ、実施例の評価用一体シートを作製した。
なお、ロールラミネータの条件は下記の通りである。
ラミネート圧力:0.4MPa
ラミネート温度:40℃
ラミネート速度:2m/min
離型フィルムを140mm×300mmに、封止樹脂シートを金型のサイズに合わせて35mm×130mmに裁断し、離型フィルムの離型層と封止樹脂層が接する状態でロールラミネータを用いて貼り合わせ、実施例の評価用一体シートを作製した。
なお、ロールラミネータの条件は下記の通りである。

(比較例2評価用一体シートの形成)
離型フィルムを140mm×300mmに、封止樹脂シートを離型フィルムと同じ大きさに裁断し、離型フィルムの離型層と封止樹脂層が接する状態でロールラミネータを用いて貼り合わせ、比較例2の評価用一体シートを作製した。

実施例及び比較例2では、評価用一体シートを、上型にダミー基板をセットしたコンプレッション成型金型の下型に装着し、ダミー基板と評価用一体シートの封止樹脂層とが対向するように両者を配置した。評価用一体シートを真空でコンプレッション成型金型の上型に固定した後、型締めし、封止樹脂層を成型(コンプレッション成型)した。金型温度は140℃、成型圧力は4.8MPa、成型時間は600秒とした。
一方、比較例1では、離型フィルムを、上型にダミー基板をセットしたコンプレッション成型金型の下型に装着し、ダミー基板と離型フィルムの離型層とが対向するように両者を配置した。離型フィルムを真空でコンプレッション成型金型の上型に固定した後、型締めし、粉末の封止材を成型(コンプレッション成型)した。金型温度は165℃、成型圧力は6.86MPa(70kgf/cm2)、成型時間は180秒とした。
下記方法により、コンプレッションモールドを実施した。
実施例及び比較例2では、評価用一体シートを、上型にダミー基板をセットしたコンプレッション成型金型の下型に装着し、ダミー基板と評価用一体シートの封止樹脂層とが対向するように両者を配置した。評価用一体シートを真空でコンプレッション成型金型の上型に固定した後、型締めし、封止樹脂層を成型(コンプレッション成型)した。金型温度は140℃、成型圧力は4.8MPa、成型時間は600秒とした。
一方、比較例1では、離型フィルムを、上型にダミー基板をセットしたコンプレッション成型金型の下型に装着し、ダミー基板と離型フィルムの離型層とが対向するように両者を配置した。離型フィルムを真空でコンプレッション成型金型の上型に固定した後、型締めし、粉末の封止材を成型(コンプレッション成型)した。金型温度は165℃、成型圧力は6.86MPa(70kgf/cm2)、成型時間は180秒とした。
(金型汚染の評価)
前述のようにして作製した評価用一体シート及び離型フィルムを用いて、コンプレッション成型法を行ったときの、金型の汚染の程度を目視にて観察した。このとき封止樹脂が金型を汚染する場合を「汚染有り」、汚染しない場合を「汚染なし」と判定した。

(成型ムラの評価)
目視観察により、コンプレッション成型法によって得られた成型物の離型層と接していた側の表面が一様になっているものを「ムラなし」、一様にならず模様が出てしまうものを「ムラ有り」とした。

離型フィルムに封止樹脂シートを金型のサイズに合わせて搭載した実施例では、予め金型の大きさに即した形状の封止樹脂シートを搭載しているため、封止材の秤量及び散布する工程を短縮し、金型から封止樹脂シートがはみ出すことなく成型することが可能だった。また、成型物の外観を見ると、一様な外観になっていた。
離型フィルムに封止樹脂シートを金型のサイズに合わせて搭載した実施例では、予め金型の大きさに即した形状の封止樹脂シートを搭載しているため、封止材の秤量及び散布する工程を短縮し、金型から封止樹脂シートがはみ出すことなく成型することが可能だった。また、成型物の外観を見ると、一様な外観になっていた。

離型フィルムと粉末の封止樹脂を用いた比較例1では、粉末の封止樹脂を所定量だけ秤量し、金型内に散布する工程が必要だった。金型の汚染については、粉末の封止樹脂を金型へ散布する際に粉塵が発生し、金型の汚染が発生してしまった。成型物の外観についても、封止樹脂が流動した跡とみられる模様が発生してしまっていた。
離型フィルムの全面に封止樹脂シートを搭載した比較例2では、封止樹脂の秤量及び散布する工程を短縮することができたが、装置内の金型以外の箇所に封止樹脂が接触してしまい、成型工程を実施することができなかった。

以上の結果より、本開示の封止シートを使用すると、成型工程を短縮し、金型の汚染がなく一様な外観の成型物を得られることがわかる。

Claims (5)
- 基材と、離型層と、封止樹脂層と、をこの順に有し、
前記基材の厚み方向から観察したときに、前記封止樹脂層が、前記離型層上の一部に設けられる封止シート。 - キャビティ部を形成する第一の金型及び第二の金型における、前記第一の金型の前記第二の金型と向き合う面又は前記第二の金型の前記第一の金型と向き合う面に、前記基材が接触した状態となるように配置されたときに、
前記封止樹脂層が、前記基材の厚み方向から観察したときに、前記キャビティ部の形状に即した形状とされる請求項1に記載の封止シート。 - 前記離型層と前記封止樹脂層との間に、着色層を有する請求項1又は請求項2に記載の封止シート。
- 被封止体と、前記被封止体を封止する封止部と、を備え、
前記封止部が、請求項1~請求項3のいずれか1項に記載の封止シートの前記封止樹脂層又はその硬化物である封止構造体。 - 請求項1~請求項3のいずれか1項に記載の封止シートの前記封止樹脂層又はその硬化物である封止部により被封止体を封止する工程を備える、封止構造体の製造方法。
