Abstract

실시 예는 생체 데이터 측정 장치에 관한 것이다.
최근 생활 수준의 향상과 의료기술의 발전에 따라 전 세계적으로 고령화의 추세가 두드러지고 있다. 이와 같은 인구 고령화와 동반하여 만성 질환 발병률이 증가하고 있고, 고령 사회의 또 다른 문제점으로, 핵가족화에 따른 가족 부양 능력 감퇴로 인한 독거 노인의 증가와 고독사가 중요한 사회적 이슈(issue)로 대두되고 있다.
고혈압, 당뇨병, 뇌혈관질환, 심장질환 등의 만성 질환자는 지속적으로 증가하고 있다. 그 원인으로는 특히 건강과 관련된 식이, 운동 등 개인이나 집단의 건강 행태에 의한 질병 발생이 거의 절반 이상을 차지한다. 따라서 현대 의학의 생물의학적 모델에 의한 접근만으로는 이러한 만성 질환을 해결하기 어려우며 새로운 질병 관리 방법, 즉 생활 습관 개선을 통한 건강 위험 인자 제거라는 건강 증진적 접근이 요구된다.
독거 노인 케어(care)는 활동량 감지 센서나 방문 간호를 통해 수동적으로 이루어지고 있다. 최근에는 심박 등의 생체 신호를 측정하여 독거 노인의 건강 관리 및 고독사를 예방하는 능동적 케어 방법이 등장하였다.
그리고 만성 질환의 예방 또는 대체 요법으로 걷기 등의 개인 수준의 운동 요법이 성황리에 이루어지고 있다. 이러한 운동 요법에 있어서 일반적으로 보수계나 운동 칼로리계를 휴대하여 운동량의 목표를 체크(check)하지만, 최근에는 운동 시의 심박수 등을 실시간으로 계측하여 운동자의 심박 부담을 추정하는 방법도 제안되고 있다.
심박수 계측 방법에는 크게 피에조(piezo) 소자 등을 이용하는 압전식, 자기 접합 터널(MTJ: Magnetic Tunnel Junction) 소자를 이용하는 자기식, 필름형 압박센서를 이용하는 압박식, 생체 전기 임피던스를 이용하는 임피던스식, 광 센서를 이용하는 광학식 등이 있으며, 최근에는 손목이나 목에 착용이 가능한 손목시계형 심박 측정 장치가 제안되고 있다.
기존의 심박 측정 장치의 경우 광을 인체의 혈관에 조사하고, 인체를 투과하거나 반사되어 수신된 광을 이용하여 심박을 측정하고 있다. 그러나, 기존의 심박 측정 장치의 경우, 조사되는 광의 인체에 침투율과 수광율은 인종별, 성별, 나이별, 체중별 또는 피부 조직별로 달라지므로 정확한 심박수를 측정하기 어려울 수 있다.
실시 예는 인종, 성별, 나이, 체중 또는 피부 조직 등에 크게 영향을 받지 않고 정확한 생체 데이터를 산출할 수 있는 생체 데이터 측정 장치를 제공한다.
실시 예에 의한 생체 데이터 측정 장치는, 사용자의 인체에 50 ㎚ 이상의 반치폭을 갖는 그린 광을 조사하는 광 조사부; 상기 광 조사부로부터 조사된 후 상기 인체에서 반사 또는 상기 인체에서 투과된 광을 수광하는 수광부; 및 상기 수광된 광을 이용하여 상기 사용자의 생체 데이터를 계산하는 제어부를 포함할 수 있다.
예를 들어, 상기 반치폭의 하한 파장은 500㎚보다 작고, 상기 반치폭의 상한 파장은 520㎚보다 클 수 있다.

광 변환부(124)는 광원(122)으로부터 방출되는 광의 제1 반치폭(wh1)을 50 ㎚ 이상의 제2 반치폭(wh2)으로 변환한 후, 50 ㎚ 이상의 반치폭을 갖는 광을 그린 광으로서 인체(U)로 조사한다. 예를 들어, 제2 반치폭(wh2)은 도 3b에 도시된 바와 같이 50 ㎚ 이상일 수 있다.
즉, 도 3a 및 도 3b를 참조하면, 광 변환부(124)는 광의 제1 반치폭(wh1)을 제2 반치폭(wh2)으로 변환하기 위해 제1 반치폭(wh1)의 하한 파장(WL) 및 상한 파장(WH)을 조정하였다. 특히, 광 변환부(124)는 상한 파장(WH)보다 하한 파장(WL)을 상대적으로 더 많이 조정하지만, 실시 예는 이에 국한되지 않는다.
도 4는 도 1에 도시된 광 조사부(120)의 다른 실시 예(120B)에 의한 단면도를 나타낸다.
다른 실시 예에 의하면, 광 조사부(120B)는 50 ㎚ 이상의 제2 반치폭(wh2)을 갖는 광을 방출하여 그린 광으로서 인체로 조사할 수 있다. 이를 위해, 광 조사부(120B)는 도 4에 도시된 바와 같은 발광 소자를 포함할 수 있다. 즉, 발광 소자 자체에서 50 ㎚ 이상의 제2 반치폭(wh2)을 갖는 그린 광을 방출할 수 있다. 즉, 도 4에 도시된 광 조사부(120B)는 도 2에 도시된 광원(122) 및 광 변환부(124)가 일체화된 경우에 해당한다.
도 4에 도시된 광 조사부(120B)는 수평형 본딩 구조를 갖는 발광 소자인 것으로 도시되어 있지만, 실시 예는 발광 소자의 특정한 본딩 형태에 국한되지 않는다. 즉, 다른 실시 예에 의하면, 광 조사부(120B)를 구현하는 발광 소자는 수직형 본딩 구조 또는 플립칩형 본딩 구조를 가질 수도 있다.
도 4에 도시된 광 조사부(120B)는 기판(210), 발광 구조물(220), 제1 및 제2 전극(242, 224)을 포함할 수 있다.
기판(210)은 도전형 물질 또는 비도전형 물질을 포함할 수 있다. 예를 들어, 기판(210)은 사파이어(Al203), GaN, SiC, ZnO, GaP, InP, Ga203, GaAs 및 Si 중 적어도 하나를 포함할 수 있다.
예를 들어, 기판(210)이 실리콘 기판일 경우, (111) 결정면을 주면으로서 가질 수 있다. 실리콘 기판일 경우, 대구경이 용이하며 열전도도가 우수하지만, 실리콘과 질화물계 발광 구조물(220) 간의 열 팽창 계수의 차이 및 격자 부정합에 의해 발광 구조물(220)에 크랙(crack)이 발생하는 등의 문제점이 발생할 수도 있다. 이를 방지하기 위해, 기판(210)과 발광 구조물(220)의 사이에 버퍼층(또는, 전이층)(미도시)이 배치될 수 있다. 버퍼층은 예를 들어 Al, In, N 및 Ga로 구성되는 군으로부터 선택되는 적어도 하나의 물질을 포함할 수 있으나, 이에 국한되지 않는다. 또한, 버퍼층은 단층 또는 다층 구조를 가질 수도 있다.
발광 구조물(220)은 기판(210) 위에 배치된다. 발광 구조물(220)은 기판(210) 위에 순차적으로 배치된 제1 도전형 반도체층(222), 활성층(224) 및 제2 도전형 반도체층(226)을 포함할 수 있다.
제1 도전형 반도체층(222)은 기판(210) 위에 배치된다. 제1 도전형 반도체층(222)은 제1 도전형 도펀트가 도핑된 Ⅲ-Ⅴ 족 또는 Ⅱ-Ⅵ 족 등의 화합물 반도체로 구현될 수 있으며, 제1 도전형 도펀트가 도핑될 수 있다. 제1 도전형 반도체층(222)이 n형 반도체층인 경우, 제1 도전형 도펀트는 n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되지 않는다.
예를 들어, 제1 도전형 반도체층(222)은 AlxInyGa(1-x-y)N (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 제1 도전형 반도체층(222)은 GaN, InN, AlN, InGaN, AlGaN, InAlGaN, AlInN, AlGaAs, InGaAs, AlInGaAs, GaP, AlGaP, InGaP, AlInGaP, InP 중 어느 하나 이상을 포함할 수 있다.
활성층(224)은 제1 도전형 반도체층(222)과 제2 도전형 반도체층(226) 사이에 배치될 수 있다. 활성층(224)은 제1 도전형 반도체층(222)을 통해서 주입되는 전자(또는, 정공)와 제2 도전형 반도체층(226)을 통해서 주입되는 정공(또는, 전자)이 서로 만나서, 활성층(224)을 이루는 물질 고유의 에너지 밴드에 의해서 결정되는 에너지를 갖는 빛을 방출하는 층이다.
활성층(224)은 단일 우물 구조, 다중 우물 구조, 단일 양자 우물 구조, 다중 양자 우물 구조(MQW: Multi Quantum Well), 양자 선(Quantum-Wire) 구조, 또는 양자 점(Quantum Dot) 구조 중 적어도 어느 하나로 형성될 수 있다.
활성층(224)의 우물층/장벽층은 InGaN/GaN, InGaN/InGaN, GaN/AlGaN, InAlGaN/GaN, GaAs(InGaAs)/AlGaAs, GaP(InGaP)/AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지 않는다. 우물층은 장벽층의 밴드갭 에너지보다 낮은 밴드갭 에너지를 갖는 물질로 형성될 수 있다. 즉, 활성층(224)은 서로 교호적으로 배치된 복수의 우물층 및 복수의 장벽층을 포함할 수 있다.
활성층(224)의 위 또는/및 아래에는 도전형 클래드층(미도시)이 형성될 수 있다. 도전형 클래드층은 활성층(224)의 장벽층의 밴드갭 에너지보다 더 높은 밴드갭 에너지를 갖는 반도체로 형성될 수 있다. 예를 들어, 도전형 클래드층은 GaN, AlGaN, InAlGaN 또는 초격자 구조 등을 포함할 수 있다. 또한, 도전형 클래드층은 n형 또는 p형으로 도핑될 수 있다.
제2 도전형 반도체층(226)은 활성층(224) 위에 배치될 수 있다. 제2 도전형 반도체층(226)은 반도체 화합물로 형성될 수 있으며, Ⅲ-Ⅴ 족 또는 Ⅱ-Ⅵ 족 등의 화합물 반도체로 구현될 수 있다. 예컨대, 제2 도전형 반도체층(226)은 InxAlyGa1-x-yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 제2 도전형 반도체층(226)에는 제2 도전형 도펀트가 도핑될 수 있다. 제2 도전형 반도체층(226)이 p형 반도체층인 경우, 제2 도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba 등을 포함할 수 있다.
제1 도전형 반도체층(222)은 p형 반도체층으로, 제2 도전형 반도체층(226)은 n형 반도체층으로 구현할 수 있다. 또는, 제1 도전형 반도체층(222)은 n형 반도체층으로, 제2 도전형 반도체층(226)은 p형 반도체층으로 구현할 수도 있다.
발광 구조물(220)은 n-p 접합 구조, p-n 접합 구조, n-p-n 접합 구조, p-n-p 접합 구조 중 어느 한 구조로 구현할 수 있다.
또한, 광 조사부(120B)는 전자 차단층(EBL:Electron Blocking Layer)(230)을 더 포함할 수 있다. 전자 차단층(230)은 활성층(224)과 제2 도전형 반도체층(226) 사이에 배치될 수 있다. 전자 차단층(230)은 제2 도전형 반도체층(226)보다 더 큰 에너지 밴드 갭을 갖고 있으므로, 제1 도전형 반도체층(222)으로부터 제공되는 전자가 활성층(224)에서 재결합되지 않고 제2 도전형 반도체층(226)으로 오버플로우되는 것을 효과적으로 방지할 수 있다. 따라서, 전자 차단층(230)은 오버플로잉으로 인해 소모되는 전자를 감소시킴으로써 광 조사부(120B)의 광효율을 향상시킬 수 있다.
전자 차단 효과를 얻기 위해서는 전자 차단층(230)은 큰 에너지 밴드갭과 적절한 두께를 가져야 한다. 이러한 전자 차단층(230)으로는 제2 도전형 AlGaN 또는 InAlGaN 층이 주로 사용될 수 있으나, 실시 예는 이에 국한되지 않는다.
경우에 따라 전자 차단층(230)은 생략될 수도 있다.
한편, 제2 도전형 반도체층(226), 활성층(224) 및 제1 도전형 반도체층(222)의 일부를 메사 식각하여 노출된 제1 도전형 반도체층(222) 위에 제1 전극(242)이 배치될 수 있다. 제2 전극(224)은 제2 도전형 반도체층(226) 위에 배치될 수 있다. 제1 및 제2 전극(242, 244) 각각은 예를 들어, 알루미늄(Al), 티타늄(Ti), 크롬(Cr), 니켈(Ni), 구리(Cu), 금(Au) 중 적어도 하나를 포함하여 단층 또는 다층 구조로 형성될 수 있다.
이하, 제2 반치폭(wh2)을 갖는 광을 방출하는 도 4에 도시된 광 조사부(120B)의 활성층(224)에 대해 다음과 같이 설명한다.
도 5는 도 4에 도시된 활성층(224)을 확대 도시한 단면도를 나타낸다.
도 5를 참조하면, 활성층(224)은 서로 교호적으로 배치된 장벽층(B1, B2, B3, B4, ..) 및 우물층(W1, W2, W3, ...)을 포함함을 알 수 있다.
제1 우물층은 전자 차단층(EBL)(230)과 제1 도전형 반도체층(222) 사이에 배치되고, 제2 우물층은 제1 우물층과 제1 도전형 반도체층(222) 사이에 배치되고, 제3 우물층은 제2 우물층과 제1 도전형 반도체층(222) 사이에 배치된다. 즉, 제1, 제2 및 제3 우물층의 순서로 전자 차단층(EBL)(230)으로부터 멀어지는 방향으로 배치된다. 이하, 설명의 편의상, 제1, 제2 및 제3 우물층은 도 5에 도시된 W1, W2 및 W3에 각각 해당하는 것으로 설명하지만, 실시 예는 이에 국한되지 않는다. 즉, 제1 우물층은 W1이고, 제2 우물층은 W2 내지 W6 중 어느 하나일 수 이고 제3 우물층은 W3 내지 W6 중에서 제2 우물층이 아닌 층으로서 제2 우물층보다 전자 차단층(EBL)(230)으로부터 멀리 배치되는 층일 수 있다.
제1 장벽층(B1)은 전자 차단층(EBL)(230)과 제1 우물층(W1) 사이에 배치되고, 제2 장벽층(B2)은 제1 우물층(W1)과 제2 우물층(W2) 사이에 배치되고, 제3 장벽층(B3)은 제2 우물층(W2)과 제3 우물층(W3) 사이에 배치되고, 제4 장벽층(B4)은 제3 우물층(W3)과 제4 우물층(W4) 사이에 배치될 수 있다.
이하, 광은 우물층(W1, W2, W3, ...)에서 방출되기 보다는 전도 대역의 제1 우물층(W1, W2, W3, ...)에 갇힌 캐리어가 에너지 밴드갭에서 정공과 재결합할 때 방출된다. 그러나, 설명의 편의상 이러한 현상을 "광이 우물층에서 방출되는 것"으로 표현하기로 한다.
실시 예에 의하면, 복수의 우물층(W1, W2, W3, ...) 중 적어도 2개의 우물층에서 각각 방출되는 적어도 2개의 광의 파장은 서로 다를 수 있다. 이로 인해, 활성층(224)에서 방출되는 광의 제2 반치폭(wh2)은 50 ㎚ 이상이 될 수 있다.
도 6a 내지 도 6c는 도 5에 도시된 활성층(224)의 실시 예에 의한 에너지 밴드를 나타낸다. 여기서, Ec는 전도 대역을 나타내며, 비록 도시되지는 않았지만, 전도 대역(Ec)의 아래에 동일한 형상의 가전자 대역(valence band)(Ev)이 배치된다. 통상적으로 전도 대역(Ec)과 가전자 대역(Ev) 간의 레벨차를 "밴드갭 에너지"라 칭한다.
도 6a 내지 도 6c를 참조하면, 복수의 우물층(W1, W2, W3, ..) 중 제1, 제2 및 제3 우물층(W1, W2, W3)에서 각각 방출되는 제1 내지 제3 광(L1, L2, L3)의 파장은 서로 다를 수 있다.
실시 예에 의하면, 제1 내지 제3 광(L1, L2, L3) 중 어느 하나의 피크 파장의 범위는 480 ㎚를 포함하고, 제1 내지 제3 광(L1, L2, L3) 중 다른 하나의 피크 파장의 범위는 520 ㎚를 포함하고, 제1 내지 제3 광(L1, L2, L3) 중 나머지 하나의 피크 파장의 범위는 500 ㎚를 포함할 수 있다.
이와 같이, 제1 내지 제3 우물층(W1, W2, W3)에서 480 ㎚, 500 ㎚ 및 520 ㎚의 파장을 갖는 제1 내지 제3 광(L1, L2, L3)이 방출될 경우, 활성층(224)에서 방출되는 광의 제2 반치폭(wh2)은 50 ㎚ 이상이 될 수 있다.
먼저, 도 6a를 참조하면, 제1 우물층(W1)에서 480 ㎚의 피크 파장을 갖는 제1 광(L1)이 방출되고, 제2 우물층(W2)에서 500 ㎚의 피크 파장을 갖는 제2 광(L2)이 방출되고, 제3 우물층(W3)에서 520 ㎚의 피크 파장을 갖는 제3 광(L3)이 방출될 수 있다. 이와 같이, 제2 우물층(W2)의 에너지 밴드갭은 제3 우물층(W3)의 에너지 밴드갭보다 클 수 있다.
도 6b를 참조하면, 제1 우물층(W1)에서 480 ㎚의 피크 파장을 갖는 제1 광(L1)이 방출되고, 제2 우물층(W2)에서 520 ㎚의 피크 파장을 갖는 제2 광(L2)이 방출되고, 제3 우물층(W3)에서 500 ㎚의 피크 파장을 갖는 제3 광(L2)이 방출될 수 있다.
도 7은 도 6c에 도시된 바와 같은 형상의 전도 대역(Ec)을 갖는 활성층(224)으로부터 방출되는 광(LT)의 파장별 세기를 나타내는 그래프로서, 횡축은 파장을 나타내고, 종축은 세기를 나타낸다. 특히, 도 7은 빛의 세기 즉, 강도를 백분률화하여 나타낸 그래프이다.
도 6c 및 도 7을 참조하면, 제1 우물층(W1)에서 500 ㎚의 피크 파장을 갖는 제1 광(L1)이 방출되고, 제2 우물층(W2)에서 520 ㎚의 피크 파장을 갖는 제2 광(L2)이 방출되고, 제3 우물층(W3)에서 480 ㎚의 피크 파장을 갖는 제3 광(L3)이 방출될 수 있다. 이와 같이, 제1 우물층(W1)에서 방출되는 제1 광(L1)의 피크 파장은 제2 우물층(W2)에서 방출되는 제2 광(L2)의 피크 파장과 제3 우물층(W3)에서 방출되는 제3 광(L3)의 피크 파장의 중간일 수 있다.
또한, 도 6b 또는 도 6c에 도시된 바와 같이 제3 우물층(W3)의 에너지 밴드갭(또는, 전도 대역(Ec)의 에너지 레벨)은 제2 우물층(W2)의 에너지 밴드갭보다 클 수 있다.
만일, 전자 차단층(230)으로부터 제1 우물층(W1)이 위치한 방향으로 정공의 주입이 원할할 경우 도 6c에 도시된 바와 같이, 제1 우물층(W1)에서 방출되는 제1 광(L1)의 파장이 제2 광(L2)과 제3 광(L3)의 중간 정도인 것이 바람직하다. 따라서, 이 경우에는 도 6c에 도시된 바와 같은 에너지 레벨의 형태를 갖도록 활성층(224)을 형성한다.
그러나, 전자 차단층(230)으로부터 제1 우물층(W1) 쪽으로 정공의 주입이 원할하지 않을 경우 도 6a에 도시된 바와 같이 제1 우물층(W1)에서 방출되는 제1 광(L1)의 파장을 제2 및 제3 광(L2, L3)의 파장보다 낮게 한다. 따라서, 전자 차단층(230)으로부터 제1 우물층(W1) 쪽으로 정공이 원할히 넘어갈 수 있게 된다.
또한, 전자 차단층(230)으로부터 제1 우물층(W1) 쪽으로 정공의 원할한 주입을 위해, 전자 차단층(230)과 제1 우물층(W1) 사이에 배치된 제1 장벽층(B1)의 두께(t0)를 줄일 수도 있다.
또한, 전자 차단층(230)으로부터 정공의 주입이 원할해지도록 하기 위해서, 전자 차단층(230)을 제2 도전형 도펀츠 예를 들어 Mg로 도핑시키는 도핑 농도 및 도핑 효율이 높아야 한다. 예를 들어, 전자 차단층(EBL)(230)의 도핑 농도는 1 x E17 원자수/㎤ 내지 1 x E22 원자수/㎤일 수 있으나, 실시 예는 이에 국한되지 않는다.
도 6a 내지 도 6c에 도시된 바와 같이, 서로 다른 피크 파장을 갖는 3개의 제1, 제2 및 제3 광(L1, L2, L3)이 제1, 제2 및 제3 우물층(W1, W2, W3)에서 각각 방출될 경우 활성층(224)에서 방출되는 광의 제2 반치폭(wh2)은 50 ㎚ 이상이 될 수 있다. 예를 들어, 도 6c에 도시된 바와 같이 제1 내지 제3 광(L1, L2, L3)이 제1 내지 제3 우물층(W1, W2, W3)에서 각각 방출될 경우, 도 7에 도시된 바와 같은 광(LT)이 활성층(224)에서 방출될 수 있다.
도 6a 내지 도 6c에 도시된 제1 내지 제3 우물층(W1, W2, W3) 중에서 제1 우물층(W1)의 에너지 밴드갭이 가장 낮지 않다, 즉, 제1 우물층(W1)의 깊이가 가장 깊지 않다. 왜냐하면, 제1 우물층(W1)의 에너지 밴드갭이 가장 낮을 경우 정공이 제2 및 제3 우물층(W2, W3)으로 건너가기 어려워져서 대부분의 광이 제1 우물층(W1)에서 방출되어, 인체(U)를 향해 조사되는 광의 상측 세기 부분(UP)이 플랫(flat)한 형태를 갖기 어려울 수 있다. 즉, 제1 우물층(W1)의 에너지 밴드갭이 클수록(즉, 제1 우물층(W1)의 깊이가 얕을수록) 정공이 제1 우물층(W1)을 지나가 제2 또는 제3 우물층(W2, W3)으로 건너갈 확률이 높아질 수 있다. 따라서, 제1 내지 제3 우물층(W1, W2, W3) 중에서 제1 우물층(W1) 대신에 제2 또는 제3 우물층(W2, W3)이 가장 작은 에너지 밴드갭을 가질 수 있다. 도 7에 도시된 광(LT)에서 상측 세기 부분(UP)을 플랫하게 하기 위해, 제1 광(L1)의 파장을 조절할 수 있다.
또한, 전자 차단층(230)으로부터 제1 우물층(W1) 쪽으로 정공의 원할한 주입을 위해, 도 6c에 도시된 바와 같이 제2 우물층(W2)의 에너지 밴드 갭을 가장 작게하고 제3 우물층(W3)의 에너지 밴드갭을 가장 크게 할 수 있다. 이때, 제1 내지 제3 장벽층(B1, B2, B3) 중 적어도 하나의 두께를 조절하여 제1 내지 제3 우물층(W1, W2, W3)에 정공을 균형있게 주입함으로써 상측 세기 부분(UP)이 플랫한 형상을 갖도록 할 수 있다.
또한, 전자 차단층(230)으로부터 제1 우물층(W1) 쪽으로 정공의 주입이 원할하지 않을 경우, 도 6a에 도시된 바와 같이 제2 우물층(W2)의 에너지 밴드갭을 제3 우물층(W3)의 에너지 밴드 갭보다 크게 하거나, 장벽층(B1 내지 B3)의 에너지 밴드 갭의 크기를 줄이거나 두께를 줄일 수 있다. 여기서, 장벽층(B1 내지 B3)이 InGaN으로 구현될 경우, In의 조성을 높임으로써 장벽층(B1 내지 B3)의 에너지 밴드 갭의 크기를 줄일 수 있다.
전술한 도 6a 내지 도 6c에 도시된 바와 같이, 서로 다른 파장을 갖는 복수의 광을 방출시키기 위해, 제1 내지 제3 우물층(W1, W2, W3)은 다양한 레벨의 에너지 전도 대역(Ec)을 갖지만, 실시 예는 이에 국한되지 않는다. 즉, 서로 다른 파장을 갖는 복수의 광은 다양한 방법으로 생성될 수 있다. 예를 들어, 제1 내지 제3 우물층(W1, W2, W3)이 InGaN을 포함할 경우 In의 조성을 변경하거나, 제1 내지 제3 우물층(W1, W2, W3)의 두께(t1, t2, t3)를 조정하여, 서로 다른 파장을 갖는 복수의 광이 활성층(224)에서 방출되도록 할 수 있다.
한편, 광 조사부(120, 120A, 120B)로부터 방출되는 광의 반치폭의 하한 파장(WL)은 500㎚보다 작고, 광 조사부(120, 120A, 120B)로부터 방출되는 광의 반치폭의 상한 파장(WH)은 520㎚보다 클 수 있다. 예를 들어, 도 3b을 참조하면, 반치폭(wh2)의 하한 파장(WL)은 대략 465 ㎚로서 500 ㎚보다 작고, 반치폭(wh2)의 상한 파장(WH)은 대략 525 ㎚로서 520 ㎚보다 큼을 알 수 있다. 또한, 도 7을 참조하면, 반치폭(wh2)의 하한 파장(WL)은 대략 473 ㎚로서 500 ㎚보다 작고, 반치폭(wh2)의 상한 파장(WH)은 526 ㎚로서 520 ㎚보다 큼을 알 수 있다.
또한, 실시 예에 의하면, 광 조사부(120, 120A, 120B)로부터 방출되는 광의 반치폭의 파장 범위는 520㎚의 파장을 포함하도록 결정될 수 있다. 예를 들어, 도 3b를 참조하면 광의 반치폭(wh2)의 파장 범위는 465 ㎚ 내지 525 ㎚로서, 이 범위 내에 520 ㎚의 파장이 포함됨을 알 수 있다. 또한, 도 7을 참조하면, 광의 반치폭(wh2)의 파장 범위는 473 ㎚ 내지 526 ㎚로서, 이 범위 내에 520 ㎚의 파장이 포함됨을 알 수 있다.
또한, 실시 예에 의하면, 광 조사부(120, 120A, 120B)로부터 방출되는 반치폭 내에서 그린 광의 세기는 골과 마루가 반복되는 형태를 가질 수 있다. 예를 들어, 도 3b를 참조하면, 반치폭(wh2) 내에서 광의 세기는 골(valley)(V1)과 마루(peak)(P1, P2)가 반복되는 형태를 가질 수 있다. 또한, 도 7을 참조하면, 반치폭(wh2) 내에서 광의 세기는 골(V2, V3)과 마루(P3, P4, P5)가 반복되는 형태를 가질 수 있다.
또한, 골의 최소값은 마루의 최대값의 80% 이상일 수 있다. 예를 들어, 도 3b를 참조하면, 골(V1)의 최소값은 마루(P1, P2)의 최대값(P2)의 80% 이상임을 알 수 있다. 또한, 도 7을 참조하면, 골(V2, V3)의 최소값(V3)은 마루(P3, P4, P5)의 최대값(P3 또는 P5)의 80% 이상임을 알 수 있다.
또한, 골과 마루의 세기 차는 10% 이내일 수 있다. 예를 들어, 도 3b를 참조하면, 골(V1)의 세기와 마루(P1, P2)의 세기의 차이는 광의 세기의 최대치(100%)의 10% 이내일 수 있다. 이와 같이 반치폭(wh2) 내에서 상위 강도 레벨의 편차가 작을수록, 광의 세기 형상은 플랫(flat)할 수 있다.
한편, 수광부(130)는 광 조사부(120, 120A, 120B)로부터 조사된 후 인체(U)에서 반사되거나 투과된 광을 수광하는 역할을 한다. 즉, 수광부(130)는 일종의 포토 다이오드(photo diode)에 의해 구현될 수 있다.
제어부(140)는 수광부(130)에서 수광된 광을 이용하여 사용자의 생체 데이터를 계산하고, 계산된 생체 데이터를 출력한다. 여기서, 생체 데이터란, 예를 들어 사용자의 심박수(또는, 맥박수)일 수 있으나, 실시 예는 이에 국한되지 않는다.
도 8은 도 2에 도시된 제어부(140)의 일 실시 예(140A)에 의한 블럭도로서, 잡음 제거부(142), 증폭부(144) 및 데이터 계산부(146)를 포함할 수 있다.
도 8을 참조하면, 잡음 제거부(142)는 인체(U)에서 반사 또는 투과되어 입력단자 IN을 통해 수광된 광에서 민감하게 변동하는 파장 대역을 측정 데이터로서 자르고, 잘라진 데이터의 잡음을 제거하고, 잡음이 제거된 결과를 증폭부(144)로 출력한다.
여기서, 제어부(140, 140A)에서 계산하고자 하는 생체 데이터가 사용자의 심박수에 해당할 경우, 잡음 제거부(142)로 들어오는 수광된 광은 일종의 광용적맥파(photo-plethysmography, PPG) 신호일 수 있다.
심장 박동에 의하여 생성된 압력에 의해 혈관 내에서 혈액의 흐름이 생기며, 이 심장 박동이 발생할 때마다 압력은 손가락, 발가락, 귓불 등 신체의 말단 모세혈관까지 작용한다. 신체 말단 모세혈관의 동맥 혈액은 세포조직으로 혈액을 공급하고, 정맥을 통해 다시 심장으로 되돌아간다. 따라서 심장 박동이 발생할 때마다 신체 말단의 혈관에서 동맥 혈량이 증가하고 줄어드는 상태가 반복된다.
광 조사부(120, 120A, 120B)에서 인체(U)로 광을 조사할 경우, 혈액, 뼈, 조직에서 빛의 흡수가 발생하고 일부 광은 인체(U)를 투과 또는 인체(U)에서 반사하여 수광부(130)에 도달한다. 수광부(130)에서 검출된 광은 인체(U)에서 흡수된 광량만큼 차감되어 수신된다. 따라서, 수광부(130)에서 수신된 광의 광량 변화가 혈류 변화를 반영하게 된다. 이처럼, 수광부(130)에서 검출된 광의 광량을 측정함으로써 심장 박동에 동기화된 혈류량 변화를 검출할 수 있다. 즉, 수광부(130)에서 수신된 광 신호는 심장 박동에 따른 혈류량의 변화이며 '맥파'라고 부를 수 있다.
따라서, 수광부(130)에서 수광된 광을 이용하여 생체 데이터를 추출하는 전술한 실시 예는 EEG(Electroencephalography), ECG(Electrocardiography), EMG(Electromyography), PPG(Photoplethysmography), 호흡, EOG(Electrooculography) 등 다양한 분야에 적용될 수 있다.
일반적으로 PPG 신호의 경우 소정의 주파수 대역 예를 들어, 0.04 ㎐에서 0.4 ㎐까지의 주파수 대역에서 활성화될 수 있다. 이러한 활성 주파수 대역 이외에서 발생하는 잡음을 제거하기 위해, 잡음 제거부(142)로서 저역 통과 필터 또는 대역 통과 필터 등이 사용될 수 있다.
잡음 제거부(142)는 전기 신호의 잡음에 의해 발생하는 잡음, 인체(U) 내에서 발생할 수 있는 생체 전위에 의한 잡음, 사용자의 움직임에 의한 잡음 등 다양한 주파수 대역의 잡음을 제거하는 기능을 수행할 수 있으나, 실시 예는 잡음 제거부(142)에서 제거되는 잡음의 종류에 국한되지 않는다.
증폭부(144)는 잡음 제거부(142)에서 잡음이 제거된 결과를 증폭하고, 증폭된 결과를 데이터 계산부(146)로 출력한다. 잡음이 제거된 결과의 신호 레벨은 미약할 수 있다. 따라서, 증폭부(144)는 미약한 신호 레벨을 증폭시키는 역할을 한다. 따라서, 잡음이 제거된 결과의 신호 레벨이 미약하지 않을 경우 증폭부(144)는 생략될 수도 있다.
데이터 계산부(146)는 증폭부(144)에서 증폭된 결과를 이용하여 사용자의 생체 데이터를 계산하고, 계산된 생체 데이터를 출력단자 OUT를 통해 출력할 수 있다.
또한, 제어부(140)는 광 조사부(120, 120A, 120B)의 발광이나 수광부(130)의 수광을 제어할 수도 있다. 즉, 제어부(140)의 제어 하에 광 조사부(120, 120A, 120B)는 광을 방출할 수 있다. 또한, 제어부(140)의 제어 하에, 수광부(130)는 인체(U)로부터 반사된 광을 수신할 수도 있다.
또한, 다시 도 2를 참조하면, 알림부(150)는 제어부(140)에서 계산된 생체 데이터를 시각적 또는 청각적 중 적어도 하나의 방법으로 사용자에게 알릴 수 있다.
또한, 제어부(140)에서 계산된 생체 데이터는 사용자에게 제공될 수 있을 뿐만 아니라 원거리에 위치한 의료진에게 제공될 수도 있다. 이를 위해, 알림부(150)는 원거리에 위치한 의료진에게 계사된 생체 데이터를 전송하는 통신부(미도시)를 포함할 수도 있다.
다시 도 1을 참조하면, 하우징(housin)(110)은 사용자의 손목 등에 착용 가능한 형태를 가질 수 있으며, 서로 인접하여 배치된 광 조사부(120, 120A, 120B) 및 수광부(130)를 수용할 수 있다. 하우징(110)은 일종의 벨트일 수 있으나, 실시 예는 하우징(110)의 특정한 형태에 국한되지 않는다.
도 1의 경우, 광 조사부(120, 120A, 120B)와 수광부(130)는 인체(U)의 동일면(U1)에 나란히 배열된다. 이는, 수광부(130)가 인체(U)로부터 반사된 광을 수광하기 위해서이다. 그러나, 다른 실시 예에 의하면, 수광부(130)가 인체(U)를 투과한 광을 수신할 경우, 광 조사부(120, 120A, 120B)는 인체(U)의 제1 면(U1)에 배치되고, 수광부(130)는 제1 면(U1) 반대측의 제2 면(U2)에 배치될 수 있다. 이 경우, 하우징(110)은 제1 및 제2 면(U1, U2)에 각각 배치된 광 조사부(120, 120A, 120B)와 수광부(130)를 모두 수용하기에 적합한 형태를 가질 수 있다.
인체(U)의 생체 데이터 예를 들어 심박수를 측정하기 위해 인체(U)에 광을 주입하고, 인체(U)로부터 반사되는 광 또는 인체(U)를 투과하는 광을 이용하여 심박수를 측정할 때, 인종, 성별, 나이, 체중, 또는 피부 조직에 따라 인체(U)에 주입되는 광의 민감도가 달라질 수 있다.
도 9a 및 도 9b는 인체의 부위별 AC/DC 비율을 강도의 함수로서 보여주는 그래프이다. 여기서, AC/DC 비율이란, 광의 강도의 직류 성분(DC)에 대한 교류 성분(AC)의 비율을 나타낸다.
도 9a에 도시된 바와 같이, 광을 손목으로 조사할 경우 그린(Green) 광의 AC/DC 비율이 비교적 높게 나타난다. 반면에, 도 9b에 도시된 바와 같이, 광을 이마에 조사할 경우 블루 광의 AC/DC 비율이 비교적 높게 나타난다. 이는, 인체의 측정 부위에 따라 혈류 변화를 측정할 수 있는 스킨 깊이(skin depth)가 달라지기 때문이다.
이를 고려하여, 실시 예에 의한 생체 데이터 측정 장치(100)는 50 ㎚ 이상의 넓은 반치폭을 갖는 그린 광을 이용하여 생체 데이터를 측정한다. 그린 광은 넓은 파장 대역을 가지므로, 인종, 성별, 나이, 체중 또는 피부 조직에 크게 영향을 받지 않고 생체 데이터를 정확하게 산출할 수 있다.
이상에서 실시 예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시 예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시 예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
발명의 실시를 위한 형태는 전술한 "발명의 실시를 위한 최선의 형태"에서 충분히 설명되었다.
실시 예에 의한 생체 데이터 측정 장치는, EEG(Electroencephalography), ECG(Electrocardiography), EMG(Electromyography), PPG(Photoplethysmography), 호흡, EOG(Electrooculography) 등 다양한 분야에 적용될 수 있다.

Claims (12)

  1. 사용자의 인체에 50 ㎚ 이상의 반치폭을 갖는 그린 광을 조사하는 광 조사부;
    상기 광 조사부로부터 조사된 후 상기 인체에서 반사 또는 상기 인체에서 투과된 광을 수광하는 수광부; 및
    상기 수광된 광을 이용하여 상기 사용자의 생체 데이터를 계산하는 제어부를 포함하는 생체 데이터 측정 장치.
  2. 제1 항에 있어서, 상기 반치폭의 하한 파장은 500㎚보다 작고,
    상기 반치폭의 상한 파장은 520㎚보다 크고,
    상기 반치폭 내에서 상기 그린 광의 세기는 골과 마루가 반복되는 형태를 갖고, 상기 골의 최소값은 상기 마루의 최대값의 80% 이상인 생체 데이터 측정 장치.
  3. 제1 항에 있어서, 상기 광 조사부는
    기판; 및
    상기 기판 위에 순차적으로 배치된 제1 도전형 반도체층, 활성층 및 제2 도전형 반도체층을 포함하는 발광 구조물을 포함하고,
    상기 활성층은 서로 교호적으로 배치된 복수의 우물층 및 복수의 장벽층을 포함하고,
    상기 복수의 우물층 중 적어도 2개의 우물층에서 각각 방출되는 적어도 2개의 광의 파장은 서로 다른 생체 데이터 측정 장치.
  4. 제3 항에 있어서, 상기 적어도 2개의 우물층은 적어도 3개의 우물층을 포함하고,
    상기 적어도 3개의 우물층은 서로 다른 파장을 갖는 적어도 3개의 광을 방출하고, 상기 적어도 3개의 광은 제1 내지 제3 광을 포함하고,
    상기 제1 내지 제3 광 중 어느 하나의 피크 파장의 범위는 480 ㎚를 포함하고,
    상기 제1 내지 제3 광 중 다른 하나의 피크 파장의 범위는 520 ㎚를 포함하고,
    상기 제1 내지 제3 광 중 나머지 하나의 피크 파장의 범위는 500 ㎚를 포함하는 생체 데이터 측정 장치.
  5. 제3 항에 있어서, 상기 광 조사부는
    상기 활성층과 상기 제2 도전형 반도체층 사이에 배치된 전자 차단층을 더 포함하고,
    상기 적어도 2개의 우물층은
    상기 전자 차단층과 상기 제1 도전형 반도체층 사이에 배치된 제1 우물층;
    상기 제1 우물층과 상기 제1 도전형 반도체층 사이에 배치된 제2 우물층; 및
    상기 제2 우물층과 상기 제1 도전형 반도체층 사이에 배치된 제3 우물층을 포함하고,
    상기 제1 내지 제3 우물층 중에서 상기 제2 또는 제3 우물층이 가장 작은 에너지 밴드갭을 갖는 생체 데이터 측정 장치.
  6. 제5 항에 있어서, 상기 제1 우물층에서 방출되는 제1 광의 피크 파장은 상기 제2 우물층에서 방출되는 제2 광의 피크 파장과 상기 제3 우물층에서 방출되는 제3 광의 피크 파장 사이에 존재하고,
    상기 제1 우물층에서 방출되는 제1 광의 파장은 상기 제2 우물층에서 방출되는 제2 광의 파장과 상기 제3 우물층에서 방출되는 제3 광의 파장보다 낮고,
    상기 전자 차단층의 도핑 농도는 1 x E17 원자수/㎤ 내지 1 x E22 원자수/㎤인 생체 데이터 측정 장치.
  7. 제5 항에 있어서, 상기 제2 우물층의 에너지 밴드갭은 상기 제3 우물층의 에너지 밴드갭보다 큰 생체 데이터 측정 장치.
  8. 제5 항에 있어서, 상기 제1 내지 제3 우물층 중에서, 상기 제2 우물층의 에너지 밴드갭이 가장 작고 상기 제3 우물층의 에너지 밴드갭이 가장 큰 생체 데이터 측정 장치.
  9. 제5 항에 있어서, 상기 제3 우물층의 에너지 밴드갭은 상기 제2 우물층의 에너지 밴드갭보다 큰 생체 데이터 측정 장치.
  10. 제1 항에 있어서,
    상기 광 조사부 및 상기 수광부가 서로 인접하여 배치된 하우징을 포함하고,
    상기 제어부는
    상기 수광된 광을 이용하여 상기 사용자의 심박수를 산출하는 생체 데이터 측정 장치.
  11. 제1 항에 있어서, 상기 광 조사부는
    50 ㎚보다 적은 반치폭을 갖는 광을 방출하는 광원; 및
    상기 광원으로부터 방출되는 상기 광의 반치폭을 50 ㎚ 이상으로 변환한 후 상기 그린 광으로서 상기 인체로 조사하는 광 변환부를 포함하고,
    상기 광원과 상기 광 변환부는 일체형인 생체 데이터 측정 장치.
  12. 제11 항에 있어서, 상기 광 변환부는
    상기 광원으로부터 방출되는 광의 반치폭의 하한 파장과 상한 파장을 변환하여, 50 ㎚이상의 반치폭을 갖는 상기 그린 광을 생성하고,
    상기 상한 파장보다 상기 하한 파장을 상대적으로 더 많이 변환하는 생체 데이터 측정 장치.
