Abstract
Nach zumindest einer Ausführungsform wird ein optoelektronisches Bauelement angegeben, das ein Gehäuse (20), einen strahlungemittierenden oder strahlungempfangenden Halbleiterchip (10), der in dem Gehäuse (20) angeordnet ist, und ein optisches Element (50), das in einem Strahlengang des Bauelements angeordnet ist, umfasst. Das optische Element (50) weist ein amphiphiles Blockcopolymer (55), das Polysiloxan als hydrophobes Polymer sowie ein damit vernetztes hydrophiles Polymer enthält, auf. Des Weiteren weist das optische Element (50) wärmeleitende Nanopartikel (60) auf, die in dem amphiphilen Blockcopolymer (55) verteilt vorliegen und ein Material umfassen, das aus einer Gruppe ausgewählt ist, die ein Metall, ein Metalloxid, ein Metallhydroxid undeine Kombination hiervon umfasst.

Beschreibung
Optoelektronisches Bauelement, optisches Element und deren Herstellungsverfahren
Die Erfindung betrifft ein optoelektronisches Bauelement, ein optisches Element für ein solches Bauelement sowie Verfahren zur Herstellung des optischen Elements und des Bauelements. In optoelektronischen Bauelementen, zum Beispiel lichtemittierenden Dioden (LED) , werden häufig Silikone als
Vergussmaterialien eingesetzt. Herkömmliche Silikone weisen jedoch eine geringe Wärmeleitfähigkeit von etwa 0,2 W/ (m*K) auf, sodass es aufgrund von thermischer Belastung beim
Betrieb des Bauelements auf längere Sicht zur Versprödung und Rissbildung im Silikonverguss kommen kann. Hierdurch wird die Lichtausbeute des Bauelements beeinträchtigt und dessen
Lebensdauer gesenkt, da Feuchtigkeit oder schädigende Gase in das Bauelement eindringen können.
Um diese nachteiligen Effekte zu mildern, werden einem
Vergusssilikon gegebenenfalls sphärische Si02~Partikel , insbesondere im μιη-Bereich, zugesetzt, wodurch die
Wärmeleitfähigkeit des Vergusses moderat erhöht wird. In der Regel beträgt diese weniger als 0,4 W/ (m*K) . Allerdings können Si02~Partikel eine sorgfältige Anpassung des
Brechungsindexes des Silikons erfordern, da sonst aufgrund von Lichtstreuung die Lichtausbeute des Bauelements stark gesenkt wird. Es sind daher optoelektronische Bauelemente beziehungsweise optische Elemente hierfür wünschenswert, die eine weiter verbesserte Wärmeleitfähigkeit und nach
Möglichkeit wenig Lichtstreuung im optischen Element
aufweisen, was eine hohe Lichtausbeute ermöglicht.
Eine zu lösende Aufgabe besteht daher darin, ein optoelek¬ tronisches Bauelement anzugeben, dessen optisches Element eine verbesserte Wärmeleitfähigkeit aufweist und nach
Möglichkeit eine geringe Lichtstreuung verursacht. Weitere Aufgaben sind es, ein Herstellungsverfahren für das
optoelektronische Bauelement und für ein solches optisches Element sowie das optische Element selbst anzugeben.
Zumindest eine dieser Aufgaben wird durch das optoelek- tronische Bauteil, das optische Element sowie den Verfahren zu deren Herstellung gemäß den unabhängigen Ansprüchen gelöst. Unteransprüche geben vorteilhafte Ausgestaltungen an.
Es wird ein optoelektronisches Bauelement angegeben. Nach zumindest einer Ausführungsform umfasst das optoelektronische Bauelement :
ein Gehäuse;
einen strahlungemittierenden oder strahlungempfangenden Halbleiterchip, der in dem Gehäuse angeordnet ist;
- ein optisches Element, das in einem Strahlengang des
Bauelements angeordnet ist;
wobei das optische Element ein amphiphiles Blockcopolymer, das Polysiloxan als hydrophobes Polymer sowie ein damit vernetztes hydrophiles Polymer enthält, und
wärmeleitende Nanopartikel , die in dem amphiphilen
Blockcopolymer verteilt vorliegen und ein Material umfassen, das aus einer Gruppe ausgewählt ist, die ein Metall, ein Metalloxid, ein Metallhydroxid und eine Kombination hiervon umfasst .
Das optoelektronische Bauelement kann anmeldungsgemäß auch kurz als "Bauelement" bezeichnet werden. Analog können das amphiphile Blockcopolymer kurz als "Blockcopolymer", die
wärmeleitenden Nanopartikel als "Nanopartikel " und der strahlungemittierende oder strahlungempfangende Halbleiter¬ chip als "Halbleiterchip" oder "Chip" bezeichnet werden. Unter dem Begriff "auf" wird anmeldungsgemäß sowohl die direkte, also unmittelbare Anordnung von Elementen mit einer gemeinsamen Grenzfläche verstanden als auch eine mittelbare Anordnung, bei der weitere Elemente zwischen den aufeinander angeordneten Elementen vorhanden sein können. In analoger Form ist ein Element "zwischen" einem ersten und einem zweiten Element angeordnet, wenn das Element auf dem ersten Element und das zweite Element auf der vom ersten Element abgewandten Seite des Elementes angeordnet ist, wobei "auf" wie vorstehend beschrieben verstanden wird.
Als "Strahlengang des Bauelements" werden mögliche Pfade verstanden, über die Strahlung vom Halbleiterchip aus dem Bauelement hinaus gelangen und/oder ausgekoppelt werden kann beziehungsweise bei strahlungempfangenden Halbleiterchips in das Bauelement eingekoppelt und zum Chip gelangen kann.
Anmeldungsgemäß werden die Begriffe "Strahlengang" und
"Strahlengang des Bauelements" synonym verwendet.
Die amphiphilen Eigenschaften des Blockcopolymers beruhen darauf, dass es ein hydrophobes Polymer und ein damit vernetztes hydrophiles Polymer enthält. Hierdurch weist das Blockcopolymer sowohl hydrophobe als auch hydrophile
Eigenschaften beziehungsweise Bereiche auf. Synonyme für "Polymer" sind in diesem Fall "Polymerkette" oder
"Polymerstrang"; es sind polymere, miteinander vernetzte Molekülteile des Blockcopolymers, von denen es jeweils mehrere enthalten kann. "Hydrophob" und "hydrophil" sind gängige Bezeichnungen aus dem Bereich der Chemie und den
Materialwissenschaften und werden im Rahmen dieser Anmeldung entsprechend benutzt. Hydrophobe Substanzen, Materialien oder Molekülteile sind also nicht oder nur im geringen Maße mit Wasser mischbar, in Wasser löslich beziehungsweise gehen mit Wasser im Wesentlichen nur van-der-Waals-Wechselwirkungen ein. Hydrophile Substanzen, Materialien oder Molekülteile verhalten sich umgekehrt und können in der Regel mit Wasser auch Wasserstoffbrückenbindungen eingehen. Überraschend wurde gefunden, dass in dem amphiphilen Netzwerk des Blockcopolymers wärmeleitende Nanopartikel in situ, also direkt in dem Blockcopolymer, zum Beispiel per chemischer Reaktion, erzeugt werden können. Die Folge davon ist, dass die wärmeleitenden Nanopartikel insbesondere fein und homogen im optischen Element verteilt vorliegen. Ungewünschte
Agglomeration oder Sedimentation können dabei weitgehend oder vollständig vermieden werden. Im Gegensatz hierzu werden bei der Fertigung herkömmlicher optischer Elemente vorgefertigte Partikel mit einem Silikon vermischt, sodass diese
agglomerieren und absinken können.
Ein weiterer Vorteil der in-situ-Erzeugung der Nanopartikel ist, dass sehr geringe Partikelgrößen realisiert werden können. Nanopartikel weisen anmeldungsgemäß einen mittleren Durchmesser von weniger als 100 nm auf. Um in herkömmlichen Silikonen derart kleine Partikel fein verteilt einzubringen, sind mitunter stundenlange Mischprozesse notwendig. Die
Gefahr von Agglomeration und Sedimentation bleibt dabei dennoch erhalten.
Aufgrund der in dem amphiphilen Blockcopolymers, genauer in den Kavitäten des Netzwerkes, vorliegenden wärmeleitenden Nanopartikel ist die Wärmeleitfähigkeit innerhalb des
optischen Elements signifikant erhöht, sodass Wärmeenergie durch das optische Element hindurch besser abgeführt werden kann. Das Gemisch aus amphiphilen Blockcopolymer und darin verteilten Nanopartikeln kann in der Regel eine Wärmeleit- fähigkeit von > 0,4 W/ (m*K) , insbesondere > 0,6 W/ (m*K) , aufweisen. Die Wärmeleitfähigkeit kann beispielsweise im Bereich von 0,4 bis 5 W/ (m*K) , insbesondere 0,6 bis
3 W/ (m*K) , liegen, sodass diese signifikant im Vergleich zu herkömmlichen Silikonen, die mit Si02~Partikeln versetzt sind, erhöht ist. In der Regel können mindestens 80 Gew-%, insbesondere mindestens 90 Gew-%, zum Beispiel mindestens 95 Gew-%, der polymeren Verbindungen im optischen Element ein amphiphiles Blockcopolymeren sein (Gew-% = Gewichtsprozent) . Es können auch sämtliche polymeren Verbindungen im optischen Element amphiphile Blockcopolymere sein.
Die hohe Wärmeleitfähigkeit im optischen Element kann insbe¬ sondere auf die wärmeleitenden Nanopartikel zurückgeführt werden. Als "wärmeleitend" werden gemäß zumindest einer
Ausführungsform Materialien verstanden, die eine Wärmeleitfähigkeit von > 3 W/ (m*K) , insbesondere > 5 W/ (m*K) ,
aufweisen. Die Wärmeleitfähigkeit der Nanopartikel kann bevorzugt > 10 W/ (m*K) betragen. Das Material der Nanopartikel beziehungsweise die Nano¬ partikel an sich können weitgehend, zum Beispiel zu
mindestens 90 Gew-%, insbesondere mindestens 95 Gew-%, oder vollständig aus einem Metall, einem Metalloxid, einem
Metallhydroxid oder einer Kombination hiervon bestehen. Das "Metall" kann ein Metall im eigentlichen Sinne und/oder ein Halbmetall, insbesondere ein Metall im eigentlichen Sinne, sein. Ebenso kann das zugrundeliegende Metall im "Metalloxid" und im "Metallhydroxid" ein Metall im eigentlichen Sinne oder
ein Halbmetall sein, wobei es insbesondere ein Metall im eigentlichen Sinne ist. Zu den Halbmetallen werden Bor (B) , Silicium (Si) , Germanium (Ge) , Arsen (As) , Antimon (Sb) , Selen (Se) und Tellur (Te) gezählt. "Metalle im eigentlichen Sinne" sind also Alkalimetalle, Erdalkalimetalle, Übergangs¬ metalle und die Elemente der dritten bis sechsten Hauptgruppe mit höherer Ordnungszahl als die Halbmetalle der jeweiligen Hauptgruppe. Es kann dabei insbesondere aus den Übergangs¬ metallen ausgewählt sein kann.
Aufgrund der verbesserten Wärmeleitfähigkeit kann Wärmenergie effektiv durch das optische Element hindurch, zum Beispiel von dem Halbleiterchip weg, an die Oberfläche des optischen Elementes abgeführt werden. Das optische Element kann insbe- sondere wärmeleitend mit dem Halbleiterchip verbunden sein, was beispielsweise in Form eines zumindest teilweise
umhüllenden Vergusses ausgeführt sein kann. Durch die
verbesserte thermische Leitfähigkeit beziehungsweise das verbesserte thermische Management im optischen Element werden Schäden aufgrund von Hitzeeinwirkung während des Betriebs des Bauelements, insbesondere Versprödung und Rissbildung, vermieden oder zumindest hinausgezögert. Hierdurch wird die Lebensdauer des Bauelements erhöht und über einen langen Zeitraum hinweg eine hohe Lichtdurchlässigkeit durch das optische Element gewährleistet. Im Falle von lichtemittieren¬ den Bauelementen kann also auch eine hohe Lichtausbeute über einen langen Zeitraum erhalten bleiben.
Die wärmeleitenden Nanopartikel weisen insbesondere einen mittleren Durchmesser auf, der deutlich kleiner als die
Wellenlänge sichtbaren Lichts (ca. 400 bis 800 nm) ist, sodass an ihnen kaum oder gar keine Lichtstreuung erfolgt. Somit wirken sich die wärmeleitenden Nanopartikel auch kaum
oder gar nicht negativ auf die Transmission von Licht durch das optische Element aus. Eine aufwendige Anpassung des
Brechungsindexes, wie sie bei einem herkömmlichen optischen Element aus Silikon mit Si02~Partikeln oftmals notwendig ist, entfällt daher. In dem anmeldungsgemäßen optischen Element wird daher aufgrund der Kombination von amphiphilen
Blockcopolymer und wärmeleitenden Nanopartikeln, die
insbesondere in situ im Blockcopolymer erzeugt werden können, die Wärmeleitfähigkeit signifikant erhöht und dennoch eine hohe Transmission von Licht beziehungsweise ein hohe
Lichtausbeute gewährleistet.
Die Polymere beziehungsweise Polymerketten des amphiphilen Blockcopolymers können im Mittel mindestens 100 monomere Einheiten, insbesondere mindestens 500 monomere Einheiten, aufweisen. Das hydrophobe Polymer im amphiphilen Blockcopolymer ist ein Polysiloxan, also ein Silikon, sodass die monomeren Einheiten Siloxane sind. Dabei kann das Polysiloxan insbesondere ein Poly (dialkylsiloxan) , ein Polyalkyl- arylsiloxan, ein Poly (diarylsiloxan) und eine Kombination hiervon sein. "Aryl"-Substituenten umfassen anmeldungsgemäß auch substituierte aromatische Substituenten. "Alkyl"- Substituenten können linear, verzweigt oder auch cyclisch ausgebildet sein.
Gemäß einer weiteren Ausbildungsform sind die Substituenten des Polysiloxans aus Methyl, Cyclohexyl, Phenyl und einer Kombination hiervon ausgewählt. Das Polysiloxan kann zum Beispiel Poly (dimethylsiloxan) , Poly (dicyclohexylsiloxan) , ein Polymethylphenylsiloxan, Poly (diphenylsiloxan) und eine Kombination hiervon sein. Es kann insbesondere ein
Poly (dimethylsiloxan) sein.
Gemäß einer weiteren Ausführungsform liegt in dem amphiphilen Blockcopolymer das hydrophobe Polymer zu dem hydrophilen Polymer in einem Massenverhältnis von 50:50 bis 95:5,
insbesondere von 60:40 bis 90:10, vor. Das amphiphile
Blockcopolymer enthält daher überwiegend Polysiloxane, also hydrophobe Polymeranteile und weist daher auch die positiven Eigenschaften von Polysiloxanen auf. Diese zeichnen sich insbesondere dadurch aus, dass sie eine hohe Dichtigkeit gegenüber Luftfeuchtigkeit und schädlichen Gasen, zum
Beispiel Sauerstoff, aufweisen und transparent sind. Das amphiphile Blockcopolymer kann hydrophobe Polymere (Poly¬ siloxane) und hydrophile Polymere in einem Verhältnis von mindestens 70:30, insbesondere mindestens 80:20, aufweisen. Überraschend wurde gefunden, dass selbst bei einem solch hohen Anteil an Polysiloxan, also hydrophoben Polymeren im Blockcopolymer, eine gleichmäßige Verteilung und in-situ- Erzeugung der wärmeleitenden Nanopartikel in dem
Blockcopolymer möglich ist, ohne dass es dabei zur
nennenswerten Agglomeration der Nanopartikel kommt.
Gemäß einer weiteren Ausführungsform ist das hydrophile
Polymer aus einer Gruppe ausgewählt, die Polyethylenglykol (PEG), Polyacrylamide wie zum Beispiel Poly (N-isopropyl- acrylamid) , Polyacrylsäure, Poly (methylvinylether-alt- maleinsäureanhydrid) , Poly (methylvinylether-alt-maleinsäure) , Poly (isobuten-co-maleinsäure) , Poly (2-ethylacrylsäure) ,
Poly (2-hydroxyethylmethacrylat ) , Poly (2-propylacrylsäure) und eine Kombination hiervon umfasst. Das hydrophile Polymer ist bevorzugt aus einer Gruppe ausgewählt, die Polyethylenglykol, Polyacrylsäure, Poly (methylvinylether-alt-maleinsäure- anhydrid) und eine Kombination hiervon umfasst.
Die angegebenen hydrophilen Polymere des Blockcopolymers ermöglichen insbesondere eine effektive Erzeugung und gleich¬ mäßige, homogene Verteilung der wärmeleitenden Nanopartikel . Die Bestandteile des Blockcopolymers, also die hydrophilen und hydrophoben Polymere beziehungsweise Polymerketten können mittels NMR-Spektroskopie nachgewiesen werden.
Die Herstellung eines amphiphilen Blockcopolymers ist
beispielsweise in der Publikation G. Lin, X. Zhang, S.R.
Kumar, J.E. Mark, Silicon 2009, Vol. 1, 173-181 beschrieben, deren Offenbarungsgehalt insofern hiermit durch Rückbezug aufgenommen wird.
Gemäß einer weiteren Ausführungsform weisen die Nanopartikel einen mittleren Durchmesser von < 50 nm, insbesondere von 5 bis 40 nm, auf. Dieser ist um ein Vielfaches kleiner als die Wellenlänge des sichtbaren Lichtes, welches daher an den Nanopartikeln kaum oder gar nicht gestreut wird. Der mittlere Partikeldurchmesser kann über Schnitte durch das optische Element und anschließende Analyse mit dem Rasterelektronen¬ mikroskop REM (Scanning Electron Microscope, SEM) bestimmt werden. Der geringe Durchmesser und die homogene Verteilung der Nanopartikel im optischen Element kann insbesondere auf die in-situ-Erzeugung im amphiphilen Blockcopolymer
zurückgeführt werden, wie es weiter unten anhand des
anmeldungsgemäßen Herstellungsverfahrens beschrieben wird.
Gemäß einer weiteren Ausführungsform umfassen die
Nanopartikel ein Material, das aus einer Gruppe ausgewählt ist, die Cobalt, Gold, Silber, Platin, Lanthanoidhydroxid, Lanthanoidoxid, Aluminiumoxid, und eine Kombination hiervon umfasst. Die Nanopartikel können weitgehend, also zu
mindestens 90 Gew-% oder vollständig aus dem Material
bestehen. Der Nachweis der Materialien kann über Pulver- diffraktometrie sowie über energiedispersive Röntgenspektro- skopie EDX erfolgen. Den Lanthanoiden werden Lanthan und die vierzehn im Periodensystem nachfolgenden Elemente von Cer bis Lutetium zugerechnet. Es wird bevorzugt Lanthan als
Lanthanoid eingesetzt. Die Nanopartikel umfassen bevorzugt ein Material, das aus einer Gruppe ausgewählt ist, die
Cobalt, Gold, Platin, Silber, Lanthanhydroxid (La (OH) 3) , und eine Kombination hiervon umfasst. Die Nanopartikel umfassen besonders bevorzugt ein Material, das aus einer Gruppe ausgewählt ist, die Cobalt, Gold, Silber, Lanthanhydroxid (La (OH) 3) , und eine Kombination hiervon umfasst.
Gemäß einer weiteren Ausführungsform enthält das optische Element bis zu 40 Vol-% wärmeleitende Nanopartikel (Vol-% = Volumenprozent) . Das optische Element kann einen Gehalt an Nanopartikeln im Bereich von 5 bis 35 Vol-% aufweisen. Es weist zum Beispiel eine Konzentration von mindestens 10 Vol-% auf, wodurch bereits ein deutlicher Anstieg der Wärmeleit- fähigkeit des optischen Elementes erhalten wird. Bei höheren Konzentrationen an Nanopartikeln steigt die Wärmeleitfähigkeit weiter an. In der Regel werden bei elektrisch leitenden Nanopartikeln, also bei Nanopartikeln, die, wie oben beschrieben, zumindest weitgehend aus Metall oder einem anderen elektrisch leitfähigen Material bestehen, ein Gehalt von bis zu 20 Vol-% eingesetzt, um die Ausbildung von
elektrisch leitenden Pfaden zu vermeiden, sodass Kurzschlüsse beim Betrieb des Bauelementes innerhalb des optischen
Elements vermieden werden können. Wenn das optische Element von den mit Strom betriebenen Teilen des Bauelements
elektrisch isoliert ist, können auch höhere Konzentrationen an elektrisch leitenden Nanopartikeln vorhanden sein.
Gemäß einer weiteren Ausführungsform bilden die Nanopartikel in dem optischen Element Perkolationspfade aus. Unter
Perkolationspfaden werden zusammenhängende Pfade von
Partikeln verstanden. Solche Perkolationspfade werden in der Regel statistisch ab einer Konzentration von ca. 28 bis 35 Vol-% Nanopartikel im optischen Element ausgebildet. Da sich die Perkolationspfade durch das optische Element erstrecken, kann über sie eine ausgesprochen effektive Abfuhr von
Wärmeenergie erfolgen. Über die Perkolationspfade kann beispielsweise Hitze von dem Halbleiterchip an die Oberfläche des optischen Elementes und damit aus dem System oder hin zu einer gegebenenfalls im Bauelement vorhandenen Wärmesenke erfolgen. Die Perkolationspfade können innerhalb des
optischen Elementes ein Netzwerk ausbilden, sodass zusammen mit dem amphiphilen Blockcopolymer ein interpenetrierendes Netzwerk erhalten wird.
Gemäß einer weiteren Ausführungsform umfasst das optische Element Konvertermaterialien enthaltende Partikel. Konverter- materialien werden insbesondere in lichtemittierenden
Ausführungsformen des Bauelements eingesetzt und dienen dazu, eine vom Halbleiterchip emittierte Strahlung erster
Wellenlänge anteilig oder vollständig hin zu einer zweiten, längeren Wellenlänge zu konvertieren (sogenannte "Down
Conversion" ) . Das anmeldungsgemäße Bauelement kann somit
Licht mit einem beliebigen Farbeindruck, beispielsweise weiß, emittieren. Die Konvertermaterialien enthaltenden Partikel können fein verteilt im optischen Element vorliegen
(sogenannte Volumenkonversion) . Im Rahmen der vorliegenden Anmeldung ist die Wahl des Konvertermaterials nicht
beschränkt. Es können grundsätzlich alle dem Fachmann
bekannten und für ein lichtemittierendes Bauelement, zum Beispiel eine LED, geeigneten Konvertermaterialien eingesetzt
werden. Geeignete Konvertermaterialien sind zum Beispiel in der WO 98/12757 AI beschrieben, deren Offenbarungsgehalt insofern hiermit durch Rückbezug aufgenommen wird.
Konvertermaterialien werden anmeldungsgemäß nicht zu den wärmeleitenden Nanopartikeln gezählt.
Aufgrund der guten Wärmeleitfähigkeit des anmeldungsgemäßen optischen Elements kann die durch Konversion gebildete
Wärmeenergie (Konversionswärme) von den Konvertermaterialien gut abgeführt werden. Hierdurch wird zum einen eine hohe Konstanz des Farborts im CIE-Diagramm, also ein geringer temperaturabhängiger Farbortshift für die vom Bauelement emittierte Strahlung erhalten. Des Weiteren können Alterungsschäden sowie ÜberhitZungserscheinungen aufgrund von Konversionswärme bei dem Bauelement weitgehend oder vollständig vermieden werden. In einem herkömmlichen optischen Element, zum Beispiel ein Silikonverguss , kann sich die Konversions¬ wärme stauen und dadurch zu Schäden führen, da Silikone aufgrund der geringen Wärmeleitfähigkeit eher als thermische Isolatoren wirken.
Gemäß einer Weiterbildung dieser Ausführungsform umfasst das optische Element Konvertermaterialien enthaltende Partikel, die mit den Nanopartikeln zusammen Perkolationspfade aus¬ bilden. Nach dieser Ausführungsform liegt also innerhalb des optischen Elements ein interpenetrierendes Netzwerk aus dem amphiphilen Blockcopolymer zum einen und den Perkolations- pfaden aus Partikeln mit Konvertermaterialien und den wärmeleitenden Nanopartikeln zum anderen vor. Da die Konvertermaterialpartikel in die Perkolationspfade integriert sind, kann über diese Pfade besonders effektiv die Konversionswärme abgeführt werden. Dies führt zu den oben genannten Vorteilen, nämlich die Vermeidung von Überhitzung sowie einem sehr
stabilen Farbort der vom Bauelement emittierten Strahlung. Bei dieser Ausführungsform des anmeldungsgemäßen Bauelements kann das optische Element insgesamt bis zu 50 Vol-% an
Konvertermaterialien enthaltenden Partikeln und Nanopartikeln zusammen enthalten. Der Gehalt kann im Bereich von 15 bis 45 Vol-%, insbesondere 20 bis 40 Vol-%, liegen. Wenn die
Konvertermaterialien selbst nicht elektrisch leitend sind, können die Perkolationspfade auch mit metallischen
Nanopartikeln zusammen ausgebildet werden, ohne dass
Kurzschlüsse im Betrieb des Bauelements erfolgen.
Gemäß einer weiteren Ausführungsform ist das optische Element ein Verguss, der den Halbleiterchip zumindest teilweise umhüllt. Der Halbleiterchip kann beispielsweise hierfür in einer Ausnehmung des Gehäuses angeordnet sein, die dann mit dem optischen Element teilweise oder vollständig ausgefüllt ist. Das optische Element kann bei dieser Ausführungsform auch zu einer Linse ausgeformt sein. Es kann auch eine vom Verguss separate Linse im Strahlengang angeordnet sein. Durch den direkten Kontakt zwischen Halbleiterchip und dem
optischen Element kann ein effektiver Wärmetransport
erfolgen. Diese Ausführungsform eignet sich auch zur so genannten Volumenkonversion, bei der Konvertermaterialien enthaltende Partikel im optischen Element verteilt vorliegen.
Gemäß einer weiteren Ausführungsform ist das Bauelement eine Licht emittierende Diode (LED) oder es umfasst diese.
Das Bauelement kann des Weiteren Bestandteile und Elemente umfassen, die üblicherweise zum erfolgreichen Betrieb eines optoelektronischen Bauelements verwendet werden. Es weist insbesondere die notwendigen elektrisch leitenden Anschlüsse, zum Beispiel Leiterrahmen, Bondpad, Bonddraht oder ähnliches,
auf, um den Halbleiterchip zu kontaktieren. Die Art des
Gehäuses ist anmeldungsgemäß ebenfalls nicht beschränkt. Es besteht bevorzugt aus einem strahlungs- und hitzebeständigen Material. Es kann reflektierende Materialien umfassen, um die Lichtauskopplung zu erhöhen. Das Gehäuse kann beispielsweise mit einem Trägersubstrat verbunden sein beziehungsweise dieses umfassen.
Falls ein lichtstreuendes optisches Element gewünscht ist, kann dieses auch Streupartikel, zum Beispiel aus Ti02, ZrÜ2, AI2O3 und eine Kombination hiervon umfassen. Streupartikel weisen in der Regel einen mittleren Durchmesser von mehr 400 nm, zum Beispiel 400 nm bis 7 μιτι, auf. Die Streupartikel werden daher anmeldungsgemäß nicht zu den Nanopartikeln gezählt.
Als ein weiterer Aspekt der Anmeldung wird ein Verfahren zur Herstellung eines optischen Elements für ein optoelektronisches Bauelement angegeben. Gemäß zumindest einer
Ausführungsform umfasst das Verfahren die Schritte:
A) Bereitstellen eines amphiphilen Blockcopolymers , das
Polysiloxan als hydrophobes Polymer sowie ein damit vernetztes hydrophiles Polymer enthält;
B) Einbringen einer Lösung, einer Suspension oder einer
Dispersion einer Präkursors in einem ersten Lösungsmittel;
C) Umwandeln des Präkursors in wärmeleitende Nanopartikel; und
D) Zumindest teilweises Entfernen des ersten Lösungsmittels, wobei das optische Element ausgebildet wird, bei dem wärme- leitende Nanopartikel in dem amphiphilen Blockcopolymer verteilt vorliegen und ein Material umfassen, das aus einer Gruppe ausgewählt ist, die ein Metall, ein Metalloxid, ein Metallhydroxid und eine Kombination hiervon umfasst.
Das Verfahren zur Herstellung des optischen Elementes kann auch kurz als "Verfahren" bezeichnet werden. Über das
Verfahren kann ein optisches Element hergestellt werden, das Bestandteil mindestens einer der vorstehend beschriebenen Ausführungsformen des anmeldungsgemäßen Bauelementes ist, sodass die oben gemachten Ausführungen auf das Verfahren übertragen werden können und auch dafür Geltung haben. Dies bezieht sich insbesondere auf die genannten Materialien, Eigenschaften und Vorteile des optischen Elementes.
Die Verfahrensschritte A) , B) , C) und D) können in der hier angegebenen Reihenfolge hintereinander durchgeführt werden oder jeweils auch teilweise oder vollständig überlappen.
Letzteres kann insbesondere für die Schritte B) , C) und D) gelten. Beispielsweise kann die Umwandlung des Präkursors in wärmeleitende Nanopartikel bereits beginnen, wenn der Schritt B) noch nicht vollständig abgeschlossen ist. Dies kann beispielsweise der Fall sein, wenn die Lösung, Suspension oder Dispersion zuvor erhitzt wurde oder der Schritt B) bei erhöhten Temperaturen erfolgt. Erhöhte Temperaturen sind Temperaturen höher als Raumtemperatur (25°C). Ebenso oder stattdessen können auch die Schritte C) und D) überlappen. Das heißt, es kann beispielsweise noch während der Umwandlung des Präkursors in die wärmeleitenden Nanopartikel zumindest ein Teil des verwendeten Lösungsmittels entfernt werden.
Unter einem "Präkursor" (Precursor) wird eine chemische
Vorstufe, ein Edukt oder eine Ausgangsverbindung verstanden. Es ist ein Material, eine Verbindung oder ein Gemisch von Verbindungen, aus denen im Schritt C) in der Regel durch eine chemische Reaktion die wärmeleitenden Nanopartikel bezie¬ hungsweise deren Material gebildet wird. Die Erzeugung der
Nanopartikel erfolgt also in der Regel "in situ" (an Ort und Stelle), also erst unmittelbar im amphiphilen Blockcopolymer.
Es wurde überraschend gefunden, dass ungewünschte
Agglomeration und Sedimentation, wie sie beim Vermischen von Partikeln mit einem herkömmlichen Silikon auftreten können, hierdurch (weitgehend) vermieden werden. Sondern die in-situ- Erzeugung der wärmeleitenden Nanopartikel in dem amphiphilen Blockcopolymer des optischen Elementes bewirkt vielmehr eine homogene Verteilung und nur wenig agglomerierte Nanopartikel. Diese Vorteile beruhen auf der Kombination mehrerer Ursachen, wie im Folgenden dargestellt ist.
Das im Schritt A) bereitgestellte amphiphile Blockcopolymer weist ein Polysiloxan als hydrophobes Polymer auf, welches mit einem hydrophilen Polymer zumindest teilweise vernetzt ist. Die Polymerketten im amphiphilen Blockcopolymer bilden eine Art Netzwerk aus, in dem Hohlräume oder Kavitäten vorhanden sind.
Es sind insbesondere die hydrophilen Polymerketten des
Blockcopolymers , die es ermöglichen, im Schritt B) die
Lösung, Suspension oder Dispersion in das Blockcopolymer einzubringen. Das Blockcopolymer kann durch das Lösungs- mittel, insbesondere im Bereich der hydrophilen Polymere, aufgeschwemmt beziehungsweise aufgequollen werden. Das erste Lösungsmittel kann insbesondere ein polares Lösungsmittel sein. Durch das Aufschwemmen werden in der Regel die
Hohlräume oder Kavitäten im Blockcopolymer aufgeweitet. Der Präkursor, zum Beispiel ein Metallsalz, kann so gleichmäßig in dem Blockcopolymer verteilt werden, sodass auch die wärmeleitenden Nanopartikel homogen verteilt ausgebildet werden. Dies ist durch herkömmliche Mischverfahren mit Partikeln von
einem Durchmesser < 100 nm nicht oder nur eingeschränkt möglich. Somit werden durch das einfache Aufschwemmen des amphiphilen Blockcopolymers mit der Lösung, Suspension oder Dispersion des Präkursors langwierige, mitunter mehrstündige Mischprozesse überflüssig, wodurch das Herstellungsverfahren weniger arbeitsintensiv, schneller und wirtschaftlicher wird.
Im Verfahrensschritt B) kann die Lösung, Suspension oder Dispersion auf das amphiphile Blockcopolymer gegeben werden. Hierzu kann auch ein Überdruck (größer als Atmosphärendruck) angewandt werden, um das "Aufschwemmen" oder "Quellen" des Blockcopolymers zu beschleunigen. Der Präkursor kann
insbesondere in dem ersten Lösungsmittel gelöst sein. Das erste Lösungsmittel kann ein reines Lösungsmittel oder ein Lösungsmittelgemisch sein.
Im Schritt C) werden dann die Präkursor-Verbindungen in die wärmeleitenden Nanopartikel umgewandelt, was in der Regel mittels einer chemischen Reaktion geschieht. Im Zuge dieser Umwandlung können die Nanopartikel auch abgeschieden, gefällt oder zumindest teilweise kristallisiert werden. Im Schritt C) können beispielsweise erhöhte Temperaturen angewandt und/oder Reagenzien zugesetzt werden, sodass andere Bedingungen als im Schritt B) vorliegen und die Umwandlung erfolgt. Des Weiteren kann zusätzlich oder alternativ zum Beispiel mit UV-Strahlung bestrahlt werden. Der geringe mittlere Partikeldurchmesser und die homogene Verteilung der Nanopartikel kann
insbesondere auf deren Erzeugung auf kleinstmöglicher Ebene durch eine chemische Reaktion zurückgeführt werden, welche unmittelbar in dem (aufgeschwemmten) amphiphilen Blockcopolymer erfolgt. Die entstehenden Nanopartikel können dabei insbesondere durch die hydrophilen Polymere des Blockcopoly-
mers stabilisiert werden, wodurch eine ungewollte Agglomeration vermieden wird.
Im Verfahrensschritt D) wird das erste Lösungsmittel
weitgehend oder vollständig entfernt, wobei das optische
Element ausgebildet wird. In der Regel verbleiben allenfalls Spuren des verwendeten Lösungsmittels im optischen Element, wobei die Spuren weniger als 2 Gew-%, insbesondere weniger als 1 Gew-%, des ursprünglich eingesetzten ersten Lösungs- mittels ausmachen können. Um das erste Lösungsmittel zu entfernen, kann beispielsweise ein verminderter Druck und/oder eine erhöhte Temperatur eingesetzt werden. Es kann beispielsweise ein verminderter Druck von 50 bis 800 mbar, insbesondere 70 bis 500 mbar, zum Beispiel 90 bis 150 mbar, angelegt werden. Hierbei kann auf 30°C bis 75°C, insbesondere 40°C bis 60°C, zum Beispiel 50°C, erwärmt werden.
Im Zuge des Verfahrensschritts D) kann das optische Element beziehungsweise das amphiphile Blockcopolymer auch gehärtet werden. Das Härten beziehungsweise ein Härtungsschritt als
Unterschritt schließt sich in der Regel an ein Entfernen von Lösungsmitteln an. Dabei kann eine weitere Vernetzung der Polymere erfolgen. Zum Härten kann beispielsweise für mindestens eine Stunde, zum Beispiel 1 bis 4 h, auf
mindestens 120°C, insbesondere 120°C bis 170°C, bevorzugt 120°C bis 160°C, erhitzt werden. In der Regel wird für mehrere Stunden auf etwa 150°C erhitzt. Es wird insbesondere ein dichtes, hartes und thermisch belastbares optisches Element ausgebildet, das zudem eine hohe Wärmeleitfähigkeit und Transmission für sichtbares Licht zeigt.
Während des Schritts D) , unter Umständen auch schon während des Schritts C) , können sich bei ausreichender Konzentration
an Nanopartikeln Perkolationspfade in dem amphiphilen Block- copolymer beziehungsweise dem entstehenden optischen Element ausbilden. Hierzu können, wie oben beschrieben, entsprechende Konzentrationen an Nanopartikeln und gegebenenfalls auch Partikel mit Konvertermaterialien eingesetzt werden. Es kann beispielsweise im Schritt B) der Präkursor im ersten
Lösungsmittel gelöst vorliegen und Partikel mit oder aus Konvertermaterial darin suspendiert sein. Alternativ können auch Konvertermaterialien bereits im Schritt A) im bereitge- stellten Blockcopolymer verteilt vorliegen und müssen nicht im Schritt B) eingebracht werden.
Gemäß einer weiteren Ausführungsform ist der Präkursor aus einer Gruppe ausgewählt, die ein Metallcarbonyl , ein
Metallazid, ein Metallhalogenid, ein Metalloxid, ein
Metallhydroxid, ein Metallacetat , ein Metallsulfat, ein
Metallnitrat und eine Kombination hiervon umfasst.
Metallazide sind grundsätzlich für die anmeldungsgemäßen Anwendungen geeignet, können aber mitunter eine Gefahr für die Arbeitssicherheit darstellen. Der Präkursor ist bevorzugt aus einer Gruppe ausgewählt, die ein Metallcarbonyl, ein Metallhalogenid, ein Metalloxid, ein Metallhydroxid, ein Metallacetat, ein Metallsulfat, ein Metallnitrat und eine Kombination hiervon umfasst. Dabei schließen die genannten Verbindungstypen auch mögliche Derivate, zum Beispiel Solvate oder Hydrate, mit ein.
Aus den Präkursoren kann durch chemische Reaktion das
Material der wärmeleitenden Nanopartikel ausgebildet werden, also ein Metall, ein Metalloxid oder ein Metallhydroxid.
Beispielsweise kann aus einem Metallcarbonyl durch thermische Zersetzung das Metall freigesetzt werden, wobei Kohlenmonoxid (CO) entweichen kann. Ein gasförmiges Nebenprodukt kann zum
Beispiel in Schritt C) und/oder D) ausgetrieben werden.
Ähnlich verhält es sich bei einem Metallazid, bei dem
ebenfalls das Metall an sich und Stickstoff als Reaktions¬ produkte entstehen. Metallhalogenide, Metallacetate oder Metallnitrate können beispielsweise durch Zusatz eines
Reduktionsmittels in das zugrundeliegende Metall überführt werden. Metalloxide beziehungsweise Metallhydroxide können nach dem Einbringen des Präkursors in das amphiphile
Blockcopolymer zum Beispiel gefällt und/oder kristallisiert werden, wobei Metallhydroxide gegebenenfalls auch in ein Metalloxid überführt werden können.
Gemäß einer Weiterbildung dieser Ausführungsform ist der Präkursor aus einer Gruppe ausgewählt, die Dicobaltokta- carbonyl, Silbertetrachloroaurat , Lanthanoidchlorid,
Lanthanoidoxid, Cobaltacetat , Aluminiumsulfat, Silbernitrat, Dihydrogenhexachloroplatinat (Hexachloridoplatinsäure,
H2PtCl6) , und eine Kombination hiervon umfasst. Als Lantha¬ noidchlorid und Lathanoidoxid werden bevorzugt Lanthanchlorid beziehungsweise Lanthanoxid eingesetzt. Dihydrogenhexachloro¬ platinat wird hier zu den Metallhalogeniden gezählt.
Die bevorzugten Präkursoren können durch die oben
beschriebenen chemischen Reaktionen in ein Metall, ein
Metallhydroxid oder ein Metalloxid überführt werden.
Beispielsweise ergibt die thermische Zersetzung von Dicobalt- oktacarbonyl elementares Cobalt. Silbertetrachloroaurat kann mit hydridischen Verbindungen zu Silber und Gold reduziert werden. Silbernitrat kann mit einem Reduktionsmittel oder durch Bestrahlung, zum Beispiel mit UV-Strahlung, zu Silber umgesetzt werden. Lanthanoidchlorid beziehungsweise
Lanthanoidoxid können beispielsweise als Lanthanoidhydroxid (Ln(OH)3) gefällt und kristallisiert werden. Aufgrund von
thermischer Einwirkung kann sich aus dem Lanthanoidhydroxid auch eine Lanthanoidoxid-Verbindung bilden. Aus Aluminiumsulfat kann Aluminiumoxid gebildet werden. Gemäß einer weiteren Ausführungsform wird im Schritt C) zum Umwandeln auf mindestens 40 °C erhitzt. Die Temperatur kann insbesondere in dem Bereich von 40°C bis 180°C, insbesondere 40°C bis 100°C oder 100°C bis 160°C, zum Beispiel bei ca. 150°C, liegen. Reduktionsreaktionen benötigen in der Regel niedrigere Temperaturen von 40°C bis 100°C, insbesondere 45°C bis 80°C, bevorzugt 45 bis 60°C. Thermische Zersetzungen benötigen in der Regel höhere Temperaturen, also größer 100°C, insbesondere 100°C bis 160°C. Bei einer solchen
Ausführungsform können beispielsweise die Schritte C) und D) teilweise oder vollständig zusammenfallen. Bei solchen
Temperaturen ist eine gewisse Härtung des amphiphilen
Blockcopolymers möglich.
Gemäß einer weiteren Ausführungsform erfolgt die Umwandlung im Schritt C) mittels eines Reagenzes, das aus einer Gruppe ausgewählt ist, die einen Katalysator, ein Reduktionsmittel, eine Base und eine Kombination hiervon umfasst. Das Reagenz kann insbesondere ein Reduktionsmittel sein. Ein Reduktions¬ mittel kann insbesondere eine hydridische Verbindung, EDTA oder Hydrazin sein. Das Reagenz kann insbesondere aus einer Gruppe ausgewählt sein, die Natriumborhydrid, Hydrazin, Triethylamin, ein Nitrat, EDTA, Natriumhydroxid,
Kaliumhydroxid und eine Kombination hiervon umfasst. Natriumborhydrid (NaBH4) eignet sich beispielsweise, um halogenidhaltige Verbindungen wie Silbertetrachloroaurat zu Silber und Gold zu reduzieren, die dann als Gemisch vorliegen können. Basen wir Natriumhydroxid (NaOH) oder Kaliumhydroxid
(KOH) können verwendet werden, um aufgrund einer pH-Änderung Lanthanoidhydroxide, insbesondere Lanthanhydroxid, zu fällen. Cobaltacetat kann mit einer Kombination von Triethylamin und Natriumborhydrid oder einer Kombination Triethylamin und Hydrazin zu Cobalt umgesetzt werden. Die Umsetzung von
Aluminiumsulfat und Nitrat ergibt Aluminiumoxid. Silbernitrat kann mit Natriumboyhydrid oder EDTA zu Silber umgesetzt werden. Dihydrogenhexachloroplatinat ergibt zum Beispiel in der Reaktion mit Natriumborhydrid Nanopartikel enthaltend Platin.
Gemäß einer weiteren Ausführungsform erfolgt im Schritt C) eine der folgenden Rektionen:
Silbertetrachloroaurat mit Natriumborhydrid zu Gold,
- Lanthanchlorid zu Lanthanhydroxid,
Cobaltacetat mit Triethylamin und Natriumborhydrid zu
Cobalt,
Cobaltacetat mit Triethylamin und Hydrazin zu Cobalt, Aluminiumsulfat mit Nitrat zu Aluminiumoxid,
- Silbernitrat mit Natriumboyhydrid zu Silber,
Silbernitrat mit EDTA zu Silber,
Silbernitrat unter Bestrahlung, zum Beispiel mit UV- Strahlung, zu Silber, oder
Dihydrogenhexachloroplatinat mit Natriumborhydrid zu
Platin.
Der Übersichtlichkeit halber wird hier auf die Angabe
sämtlicher Nebenprodukte verzichtet. Diese Reaktionstypen sind an und für sich dem Fachmann bekannt. Gemäß einer weiteren Ausführungsform umfasst das Verfahren als zusätzlichen Verfahrensschritt E) einen Waschschritt, bei dem ein zweites Lösungsmittel in das amphiphile Blockcopoly- mer eingebracht und wieder entfernt wird. Ein solcher Wasch-
schritt kann zum Entfernen von Nebenprodukten beziehungsweise Zersetzungsprodukten der Umwandlung im Schritt C) dienen. Der Schritt E) kann vor dem Schritt D) durchgeführt werden. Es sind Ausführungsformen denkbar, in denen aus formaler Sicht der Schritt E) den Schritt D) unterbricht, also, dass
zunächst das erste Lösungsmittel zumindest teilweise entfernt wird, zum Waschen ein zweites Lösungsmittel eingebracht und anschließend das zweite Lösungsmittel zusammen mit einem etwaigen Rest ersten Lösungsmittels entfernt wird. Ein Härten beziehungsweise Härtungsschritt, wie er oben beschrieben ist, wird in der Regel nach dem Waschschritt durchgeführt. Das zweite Lösungsmittel kann ein reines Lösungsmittel oder ein Lösungsmittelgemisch sein. Liegen erstes und zweites
Lösungsmittel nebeneinander vor, so können diese mitunter nicht mehr unterscheidbar sein. Sie können zusammen auch nur als "Lösungsmittel" bezeichnet werden.
Im Schritt E) kann ebenso wie im Schritt B) das amphiphile Blockcopolymer durch das Lösungsmittel aufgeschwemmt werden. Es können Nebenprodukte, zum Beispiel Salze, die aufgrund der Reaktion in Schritt C) gebildet werden, in dem zweiten
Lösungsmittel gelöst oder suspendiert und dann zusammen mit dem zweiten Lösungsmittel entfernt werden. Ebenso können flüchtige Nebenprodukte durch einen Waschschritt ausgetrieben werden. Das Entfernen des zweiten Lösungsmittels kann
mechanisch oder über die Gasphase, zum Beispiel durch Anlegen eines Vakuums, erfolgen. Um das zweite Lösungsmittel zu entfernen, kann beispielsweise ein verminderter Druck
und/oder eine erhöhte Temperatur eingesetzt werden. Es kann beispielsweise ein verminderter Druck von 50 bis 800 mbar, insbesondere 70 bis 500 mbar, zum Beispiel 90 bis 150 mbar, angelegt werden. Hierbei kann auf 30°C bis 75°C, insbesondere 40°C bis 60°C, zum Beispiel 50°C, erwärmt werden. Der
Schritt E) bewirkt, dass die Konzentration an Neben- oder Zersetzungsprodukten im optischen Element beziehungsweise in dem amphiphilen Blockcopolymer verringert wird. Zu diesem Zweck können auch mehrere Waschschritte durchgeführt werden.
Gemäß einer weiteren Ausführungsform sind das erste
Lösungsmittel und/oder das zweite Lösungsmittel unabhängig voneinander aus einer Gruppe ausgewählt, die Wasser, einen Alkohol und eine Kombination hiervon umfasst. In diesen Lösungsmitteln können die verwendeten Präkursoren gut gelöst beziehungsweise suspendiert werden. Sie werden darin
insbesondere gelöst. Des Weiteren eignen sich diese
Lösungsmittel, um beispielsweise Partikel, die Konverter¬ materialien enthalten, zu suspendieren, sodass diese
ebenfalls in das optische Element eingebracht werden können.
Gemäß einer Weiterbildung dieser Ausführungsform wird eine Kombination von Wasser und Alkohol als erstes Lösungsmittel und/oder als zweites Lösungsmittel verwendet. Es kann insbesondere ein Verhältnis von Wasser zu Alkohol im Bereich von 20:80 bis 80:20 verwendet werden. Der Alkohol kann zum Beispiel Methanol, Ethanol oder eine Kombination hiervon, insbesondere jedoch Methanol, sein. Wasser-Alkohol-Gemische sind in der Lage, die oben genannten Präkursor-Verbindungen zu lösen beziehungsweise zu suspendieren und erlauben ein gleichmäßiges Aufschwemmen des amphiphilen Blockcopolymers. Hierfür ist insbesondere ein Alkoholanteil im Lösungsmittel hilfreich, da Alkohole besser als Wasser mit dem hydrophoben Polymer des Blockcopolymers wechselwirken.
Als weiterer Aspekt der Anmeldung wird ein Verfahren zur Herstellung eines optoelektronischen Bauelements mit einem
optischen Element angegeben. Nach zumindest einer Ausführungsform umfasst das Verfahren die Schritte:
Bereitstellen eines Gehäuses in dem ein
strahlungemittierender oder strahlungempfangender
Halbleiterchip angeordnet ist; und
Erzeugen eines optischen Elements nach einem Verfahren gemäß zumindest einer anmeldungsgemäßen Ausführungsform, insbesondere gemäß einem der Ansprüche 9 bis 15, in einem Strahlengang des Bauelements.
Es können so insbesondere Bauelemente nach zumindest einer Ausführungsform der Anmeldung hergestellt werden.
Das optische Element wird bevorzugt in einer Ausnehmung des Gehäuses, in der auch der Halbleiterchip angeordnet ist erzeugt, sodass ein Verguss ausgebildet wird der den
Halbleiterchip zumindest teilweise umhüllt. Als Bauelement kann insbesondere eine LED mit einem lichtemittierenden
Halbleiterchip hergestellt werden.
Die vorteilhaften Eigenschaften des optischen Elements können weitgehend auf das anmeldungsgemäße Herstellungsverfahren zurückgeführt werden. Es wird also auch ein optisches Element angegeben, das durch ein Verfahren nach zumindest einer
Ausführungsform, insbesondere einem Verfahren gemäß einem der Ansprüche 9 bis 15, erhältlich ist.
Nachfolgend wird die Erfindung unter Bezugnahme auf die
Zeichnungen, insbesondere anhand von exemplarischen
Ausführungsformen, näher erläutert. Dabei sind gleiche, gleichartige oder gleich wirkende Elemente mit den gleichen Bezugszeichen versehen. Die Figuren und die Größenverhältnisse der in den Figuren dargestellten Elemente untereinander
sind nicht als maßstäblich zu betrachten. Vielmehr können einzelne Elemente zur besseren Darstellbarkeit und/oder für eine bessere Verständlichkeit übertrieben groß und/oder vereinfacht dargestellt sein.

In Figur 1 ist stellvertretend ein Bauelement nach einer Ausführungsform der Anmeldung am Beispiel einer LED gezeigt. Das Bauelement umfasst hier ein Gehäuse 20 in Verbindung mit einem Trägersubstrat 15. Das Gehäuse 20 kann eine Keramik oder einen hitze- und strahlungsbeständigen Kunststoff umfassen. In einer Ausnehmung 25 des Gehäuses 20 ist ein Halbleiterchip 10 angeordnet, der im Betrieb des Bauelements
Strahlung emittiert. Die Seitenwände der Ausnehmung 25 sind hier abgeschrägt und können ein reflektierendes Material umfassen. Der Halbleiterchip 10 kann über elektrisch leitende Anschlüsse 30, 31 und einen Bonddraht 32 bestromt werden. Das Bauelement kann weitere herkömmliche Elemente umfassen, auch wenn diese nicht im Einzelnen dargestellt sind, beispiels¬ weise eine (aufgesetzte) Linse oder ein Konversionselement.
Das optische Element 50 ist als Verguss beziehungsweise
Volumenverguss ausgebildet. Es umhüllt den Halbleiterchip 10 und füllt die Ausnehmung 25 aus. Es kann nach einer
anmeldungsgemäßen Ausführungsform des Verfahrens direkt in der Ausnehmung 25 des Gehäuses 20 erzeugt werden. In dem Bauelement nach Figur 1 (und ebenso auch in dem nach Figur 2) kann prinzipiell jede anmeldungsgemäße Ausführungsform eines optischen Elements 50 ausgebildet sein. Es sind daher nur schematisch (und stark vergrößert) wärmeleitende Nanopartikel 60 aus einem Metall, einem Metalloxid oder einem Metall¬ hydroxid homogen im amphiphilen Blockcopolymer 55 verteilt dargestellt. Das Blockcopolymer 55 kann zum Beispiel aus miteinander vernetzten Polysiloxan- und Polyethylenglykol- Polymeren bestehen.
Die Nanopartikel 60 weisen einen mittleren Durchmesser von < 100 nm, insbesondere < 50 nm auf. Sie sind homogen im
Blockcopolymer 55 verteilt und insbesondere kaum agglomeriert oder sedimentiert , sodass daraus keine (oder nur wenige) Strukturen entstehen, an denen sichtbares Licht gestreut wird. Bevorzugte Materialien für die Nanopartikel 60 sind Cobalt, Gold, Silber, Platin, Lanthanoidhydroxid, zum
Beispiel Lanthanhydroxid. Die Nanopartikel 60 können
Perkolationspfade ausbilden, die sich durch eine sehr hohe Wärmeleitfähigkeit auszeichnen (hier nicht gezeigt) .
Perkolationspfade können mit dem Blockcopolymer 55 ein interpenetrierendes Netzwerk ausbilden. Im Falle von
Nanopartikeln 60 aus Metall können diese beispielsweise in einer Konzentration von bis zu 20 Vol-% vorliegen.
Das optische Element 50 zeichnet sich durch eine hohe Wärme¬ leitfähigkeit von > 0,4 W/ (m*K) , insbesondere von 0,4 bis 5 W/ (m*K) , aus, sodass Wärme gut von dem Halbleiterchip 10 an die Oberfläche des optischen Elementes 50 abgeführt und an die Umgebung abgegeben werden kann. Da Schäden wie Ver- sprödung oder Rissbildung aufgrund von Hitzeeinwirkung oder Überhitzung reduziert werden, weist das Bauelement eine hohe Lebensdauer auf. Da die Nanopartikel 60 kaum oder gar klein sichtbares Licht streuen, werden sehr hohe Lichtausbeuten für das Bauelement zusätzlich zu dem verbesserten thermischen Management erhalten.
In Figur 2 ist ein weiteres Bauelement mit einem optischen Element 50 nach zumindest einer Ausführungsform gezeigt, das dem Bauelement aus Figur 1 ähnelt. Das optische Element 50 ist hier als Verguss mit einer Linse 51 ausgeformt. In dem optischen Element 50 liegen Konvertermaterialien enthaltende Partikel 70 vor, sodass das optische Element 50 zur
Volumenkonversion ausgebildet ist. Im Betrieb des Bauelements kann die erzeugte Konversionswärme aufgrund der hohen
Wärmeleitfähigkeit des optischen Elements 50 effektiv vom Konvertermaterial 70 abgeführt werden. Eine Überhitzung wird dadurch vermieden und ein stabiler Farbort im CIE-Diagramm für die konvertierte Strahlung erhalten.
Die Konvertermaterialien enthaltende Partikel 70 können mit den Nanopartikeln 60 zusammen Perkolationspfade ausbilden, was eine effektive Ableitung der Konversionswärme ermöglicht,
die in der Regel höher ist als bei Ausführungsformen ohne Perkolationspfade . Wenn die Konvertermaterialien 70 selbst nicht elektrisch leitend sind, können die Perkolationspfade auch mit metallischen Nanopartikeln 60 zusammen ausgebildet werden, ohne dass Kurzschlüsse im Betrieb des Bauelements erfolgen .
Die Figur 3A zeigt eine schematische Darstellung eines amphiphilen Blockcopolymers 55, wie es beispielsweise im Schritt A) des oben beschriebenen Verfahrens bereitgestellt wird. Konvertermaterialien enthaltende Partikel 70 können darin verteilt vorliegen (nicht gezeigt) . In dem Netzwerk des Blockcopolymers 55 liegen Hohlräume oder Kavitäten 56 vor (hier als Ellipsen dargestellt) .
In Figur 3B ist eine schematische Darstellung eines
amphiphilen Blockcopolymers 55 gezeigt, wie es im Schritt B) des Verfahrens vorliegen kann. Die Hohlräume oder Kavitäten 56 im Blockcopolymer 55 sind durch das "Aufschwemmen", also dem Einbringen der Lösung, Suspension oder Dispersion eines Präkursors vergrößert. Der Präkursor kann sich so gleichmäßig im Blockcopolymer 55 verteilen.
In den Figuren 3C und 3D sind schematische Darstellungen von Ausschnitten aus anmeldungsgemäßen optischen Elementen 50 gezeigt, wie sie nach dem Schritt D) des Verfahrens
beziehungsweise im fertigen Bauelement, zum Beispiel wie in Figur 1 oder 2 gezeigt, vorliegen können. In Figur 3C bilden die in situ erzeugten Nanopartikel 60 Perkolationspfade, die zusammen mit dem Blockcopolymer 55 ein interpenetrierendes Netzwerk ausbilden. Die Nanopartikel 60 berühren sich dabei zumindest teilweise, was hier der Übersichtlichkeit halber nicht dargestellt ist. In Figur 3D ist in analoger Form
dargestellt, das Konvertermaterialien enthaltende Partikel 70 zusammen mit den Nanopartikeln 60 Perkolationspfade
ausbilden, wodurch die Konversionswärme effektiv abgeführt werden kann und die oben beschriebenen Vorteile erhalten werden .
Ausführungsbeispiele : Beispiel 1 :
1) Ein Gemisch aus Wasser, Methanol, Cobaltacetat und
Triethylamin wird bei etwa 40°C in ein Polymersystem
(amphiphiles Blockcopolymer) mit Poly (dimethylsiloxan) und Polyethylenglycol im Verhältnis 70:30 eingebracht, wobei das Polymersystem aufquillt.
2) Anschließend wird eine wässrige Natriumborhydridlösung
zugegeben .
3) Das erhaltene Gemisch wird für etwa 30 min auf 40°C bis 60°C erhitzt (sogenannte "Staging Time"), wobei Cobalt gebildet wird.
4) Die Lösungsmittel werden im Vakuum, etwa 100 mbar, bei
Temperaturen von etwa 50 °C entfernt. Hierbei werden die Lösungsmittel nahezu vollständig entfernt.
5) Das Polymersystem wird noch einmal mit Wasser versetzt, sodass es aufquillt, und
6) die Lösungsmittel anschließend im Vakuum von etwa 100 mbar bei Temperaturen von etwa 50 °C entfernt.
7) Abschließend wird das Gemisch gehärtet. Hierzu wird für 1 bis 4 h auf 120°C bis 160°C erhitzt.
Durch dieses Verfahren wird ein optisches Element aus
amphiphilen Blockcopolymer aus Poly (dimethylsiloxan) und Polyethylenglycol und darin verteilt vorliegenden Nano-
Partikel aus Cobalt mit einem mittleren Durchmesser von < 50 nm ausgebildet. Das Verfahren kann direkt in einem Gehäuse, zum Beispiel einer LED, beziehungsweise in einer Ausnehmung des Gehäuses mit einem darin angeordneten Halbeiterchip durchgeführt werden, sodass als optisches Element ein Verguss gebildet wird, der den Halbleiterchip umhüllt.
Beispiel 2 : In Schritt 1) wird ein Gemisch aus Wasser, Methanol und
Silbernitrat eingebracht. Schritt 2) wird nicht durchgeführt. Als Schritt 3) wird für 5 bis 10 min mit UV-Strahlung
bestrahlt. Ansonsten wird die Vorgehensweise aus Beispiel 1 übernommen, um ein optisches Element mit Nanopartikeln aus Silber zu erzeugen.
Beispiel 3:
In Schritt 1) wird ein Gemisch aus Wasser, Methanol,
Silbertetrachloroaurat und Triethylamin eingebracht.
Ansonsten wird die Vorgehensweise aus Beispiel 1 übernommen, um ein optisches Element mit Gold-haltigen Nanopartikeln herzustellen . Die Erfindung ist nicht durch die Beschreibung anhand der
Ausführungsbeispiele auf diese beschränkt. Vielmehr umfasst die Erfindung jedes neue Merkmal sowie jede Kombination von Merkmalen, was insbesondere jede Kombination von Merkmalen in den Patentansprüchen und jede Kombination in den
Ausführungsbeispielen beinhaltet, auch wenn dieses Merkmal oder diese Kombination selbst nicht explizit in den
Patentansprüchen oder Ausführungsbeispielen angegeben ist.
Diese Patentanmeldung beansprucht die Priorität der deutschen Patentanmeldung 102012108828.4, deren Offenbarungsgehalt hiermit durch Rückbezug aufgenommen wird.
Claims
Optoelektronisches Bauelement, umfassend:
ein Gehäuse (20);
einen strahlungemittierenden oder strahlungempfangenden Halbleiterchip (10), der in dem Gehäuse (20) angeordnet ist;
ein optisches Element (50), das in einem Strahlengang des Bauelements angeordnet ist;
wobei das optische Element (50)
ein amphiphiles Blockcopolymer (55) , das Polysiloxan als hydrophobes Polymer sowie ein damit vernetztes
hydrophiles Polymer enthält, und
wärmeleitende Nanopartikel (60) aufweist, die in dem amphiphilen Blockcopolymer (55) verteilt vorliegen und ein Material umfassen, das aus einer Gruppe ausgewählt ist, die ein Metall, ein Metalloxid, ein Metallhydroxid und eine Kombination hiervon umfasst.
Bauelement nach Anspruch 1,
wobei in dem amphiphilen Blockcopolymer (55) das
hydrophobe Polymer zu dem hydrophilen Polymer in einem Massenverhältnis von 50:50 bis 95:5, insbesondere von 60:40 bis 90:10, vorliegt.
Bauelement nach Anspruch 1 oder 2,
wobei das hydrophile Polymer aus einer Gruppe gewählt ist, die Polyethylenglykol (PEG) , Polyacrylamide,
Polyacrylsäure, Poly (methylvinylether-alt- maleinsäureanhydrid) , Poly (methylvinylether-alt- maleinsäure) , Poly (isobuten-co-maleinsäure) , Poly (2- ethylacrylsäure) , Poly (2-hydroxyethylmethacrylat ) ,
Poly (2-propylacrylsäure) und eine Kombination hiervon umfasst .
Bauelement nach einem der vorstehenden Ansprüche, wobei die Nanopartikel (60) einen mittleren Durchmesser von < 50 nm, insbesondere von 5 nm bis 40 nm, aufweisen.
Bauelement nach einem der vorstehenden Ansprüche, wobei die Nanopartikel (60) ein Material umfassen, das aus einer Gruppe ausgewählt ist, die Cobalt, Gold,
Silber, Platin, Lanthanoidhydroxid, Lanthanoidoxid, Aluminiumoxid und eine Kombination hiervon umfasst.
Bauelement nach einem der vorstehenden Ansprüche, wobei die Nanopartikel (60) in dem optischen Element (50) Perkolationspfade ausbilden.
Bauelement nach einem der vorstehenden Ansprüche, wobei das optische Element (50) Konvertermaterialien enthaltende Partikel (70) umfasst, die mit den
Nanopartikeln (60) zusammen Perkolationspfade ausbilden.
Bauelement nach einem der vorstehenden Ansprüche, wobei das optische Element (50) ein Verguss ist, der den
Halbleiterchip (10) zumindest teilweise umhüllt.
Verfahren zur Herstellung eines optischen Elements (50) für ein optoelektronisches Bauelement, umfassend die Schritte :
A) Bereitstellen eines amphiphilen Blockcopolymers (55) , das Polysiloxan als hydrophobes Polymer sowie ein damit vernetztes hydrophiles Polymer enthält;
B) Einbringen einer Lösung, einer Suspension oder einer Dispersion eines Präkursors in einem ersten
Lösungsmittel ;
C) Umwandeln des Präkursors in wärmeleitende
Nanopartikel (60); und
D) Zumindest teilweises Entfernen des ersten
Lösungsmittels ,
wobei das optische Element (50) ausgebildet wird, bei dem wärmeleitende Nanopartikel (60) in dem amphiphilen Blockcopolymer (55) verteilt vorliegen und ein Material umfassen, das aus einer Gruppe ausgewählt ist, die ein Metall, ein Metalloxid, ein Metallhydroxid und eine Kombination hiervon umfasst.
Verfahren nach Anspruch 9,
wobei der Präkursor aus einer Gruppe ausgewählt ist, die ein Metallcarbonyl , ein Metallazid, ein Metallhalogenid, ein Metalloxid, ein Metallhydroxid, ein Metallacetat , ein Metallsulfat, ein Metallnitrat und eine Kombination hiervon umfasst.
Verfahren nach Anspruch 10,
wobei der Präkursor aus einer Gruppe gewählt ist, die Dicobaltoktacarbonyl, Silbertetrachloroaurat ,
Lanthanoidchlorid, Lanthanoidoxid, Cobaltacetat ,
Aluminiumsulfat, Silbernitrat, Dihydrogenhexachloro- platinat und eine Kombination hiervon umfasst.
Verfahren nach einem der Ansprüche 9 bis 11,
wobei im Schritt C) zum Umwandeln auf mindestens 40 °C erhitzt wird.
Verfahren nach einem der Ansprüche 9 bis 12, wobei die Umwandlung im Schritt C) mittels eines Reagenz erfolgt, das aus einer Gruppe ausgewählt ist, die einen Katalysator, ein Reduktionsmittel, eine Base und eine Kombination hiervon umfasst.
Verfahren nach einem der Ansprüche 9 bis 13,
das als zusätzlichen Verfahrensschritt E) einen
Waschschritt umfasst, bei dem ein zweites Lösungsmittel in das amphiphile Blockcopolymer (55) eingebracht und wieder entfernt wird.
Verfahren nach einem der Ansprüche 9 bis 14,
wobei das erste Lösungsmittel und/oder das zweite
Lösungsmittel unabhängig voneinander aus einer Gruppe ausgewählt sind, die Wasser, einen Alkohol und eine Kombination hiervon umfasst.
Verfahren zur Herstellung eines optoelektronischen
Bauelements mit einem optischen Element (50), umfassend die Schritte:
Bereitstellen eines Gehäuses (20), in dem ein strahlungemittierender oder strahlungempfangender Halbleiterchip (10) angeordnet ist;
Erzeugen eines optischen Elements (50) nach einem Verfahren gemäß einem der Ansprüche 9 bis 15 in einem Strahlengang des Bauelements.
17. Optisches Element (50), das durch ein Verfahren nach
einem der Ansprüche 9 bis 15 erhältlich ist.
