Abstract

Description

Dispositif de commande d'un transistor JFET
La présente invention se rapporte à un dispositif de commande d'un transistor de type JFET.
Un transistor JFET est un interrupteur électronique de puissance connu qui comporte une grille de commande (G) dont la fonction est d'autoriser ou non le passage d'un courant entre un drain (D) et une source (S). Un tel transistor est de type normalement fermé (ou "Normally ON") si la tension VGS entre la grille et la source est proche de zéro. Cela signifie que le chemin drain-source est passant ou conducteur en l'absence de tension de commande VGS. Inversement un transistor JFET est de type normalement ouvert (ou "Normally OFF") si le chemin drain-source n'est pas conducteur en l'absence de tension VGS entre grille et source. Un transistor JFET normalement fermé nécessite l'application d'une tension
VGS entre grille et source qui soit négative pour être commandé à l'ouverture. Cette tension est typiquement comprise entre -5 Volts et -15 Volts.
Un transistor JFET normalement ouvert nécessite l'application d'une tension VGS entre grille et source qui soit positive pour être commandé à la fermeture. Cette tension positive est typiquement comprise entre +1 Volt et +3 Volts.
Les transistors JFETs étant relativement récents, il n'existe pas de dispositif directement adapté à leur commande. Il a donc été proposé dans le brevet US 6,661 ,276 de réaliser un dispositif de commande d'un transistor JFET normalement ouvert comportant un circuit de commande 10 de grille habituellement utilisé pour commander un transistor de type MOSFET. Ce dispositif de commande est représenté sur la figure 1 A annexée.
Comme précisé dans le document US 6,661 ,276, un transistor MOSFET classique nécessite une tension VGS supérieure à 10 Volts alors qu'un transistor JFET normalement ouvert nécessite une tension VGS comprise entre 1 et 3 Volts. De ce fait, le document de l'état de la technique propose d'adapter le circuit de commande 10 de grille d'un MOSFET à la commande d'un JFET en lui adjoignant un circuit spécifique. En référence à la figure 1A, le circuit de commande 10 de grille comporte ainsi une première borne de sortie 100 reliée à la grille du transistor JFET par l'intermédiaire du circuit spécifique et une seconde borne de sortie 101 connectée à la source (S) du transistor JFET. Le circuit spécifique utilisé pour adapter le circuit de commande 10 de grille à la commande du transistor JFET comporte pour sa part une résistance de grille Rg connectée à la grille (G) du transistor et montée en série avec un ensemble composé d'une seconde résistance R1 et d'un condensateur C1 en parallèle, cet ensemble étant connecté à la première borne de sortie 100 du circuit de commande 10. La résistance R1 est choisie pour limiter à une valeur acceptable, environ 100 mA, le courant dans la grille (G) après la commutation à l'état fermé du transistor JFET, et permettre une décharge suffisante et rapide du condensateur C1. Contrairement à un transistor MOSFET, un transistor JFET comporte intrinsèquement deux composants parasites montés entre sa grille et sa source et composés d'une diode grille-source Dgs et d'un condensateur grille-source Cgs en parallèle. Ces deux composants parasites ne sont pas décrits dans le document de l'art antérieur US 6,661 ,276. En considérant par exemple les données suivantes : tension de sortie Vs du circuit de commande égal à OV ou 15V, résistance de grille Rg d'une valeur de 10 Ohms,
- seconde résistance R1 d'une valeur de 100 Ohms,
- condensateur C1 d'une capacité de 10 nF et pouvant se charger à 12 V, - diode grille-source Dgs ayant une tension directe égale à 3 Volts,
Le fonctionnement à la fermeture et à l'état fermé du dispositif décrit dans l'art antérieur est le suivant :
La tension de sortie du circuit de commande 10 est commandée à 15 Volts pour la fermeture du transistor JFET. Au départ, lorsque les condensateurs C1 , Cgs du circuit ne sont pas chargés, toute la tension de sortie de 15 Volts s'applique sur la résistance de grille Rg qui fixe donc le courant à 1 ,5 A (figure 1 B).
Ensuite, une fois le condensateur C1 et le condensateur grille-source Cgs entièrement chargés, la tension de grille VGS du JFET est fixée à 3 Volts par la tension directe de la diode Dgs. Une tension de 12 Volts apparaît donc aux bornes de l'ensemble composé du condensateur C1 et de la résistance R1 en parallèle. Lorsque le condensateur grille-source Cgs est chargé, rien n'empêche donc un courant de 120 mA de circuler dans le circuit à travers la diode grille-source (figure 1 C). Or ce courant, qui peut atteindre quelques Ampères, peut détériorer la diode Dgs et entraîne des pertes par dissipation dans la résistance R1. Ceci est d'autant plus vrai que la valeur de la résistance R1 est choisie faible, ce qui est indispensable pour obtenir une commutation rapide du transistor JFET.
Le but de l'invention est de proposer un dispositif de commande d'un transistor JFET n'entraînant aucune perte par dissipation lorsque le transistor JFET est fermé et dans lequel la diode ne risque pas de se détériorer.
Ce but est atteint par un dispositif de commande d'un transistor JFET, comportant : un circuit de commande de grille comportant une première borne de sortie et une seconde borne de sortie reliée à la source du transistor JFET, - un premier ensemble composé d'un condensateur et d'une résistance de grille montés en série, ledit premier ensemble étant connecté entre la première borne de sortie du circuit de commande et la grille du transistor JFET,
- un second ensemble composé d'une diode et d'une résistance de décharge montées en série, ce second ensemble étant connecté d'une part entre le condensateur et la résistance de grille du premier ensemble et d'autre part à la seconde borne de sortie du circuit de commande de grille.
Selon une particularité, la diode est orientée passante de la source vers la grille du transistor JFET de manière à empêcher la circulation du courant à travers la résistance R1 lorsque le transistor JFET est commandé à l'état fermé.
Selon une autre particularité, le circuit de commande de grille est susceptible de délivrer une tension de quinze Volts pour la fermeture du transistor JFET.
Préférentiellement, le dispositif de commande de l'invention est adapté à la commande d'un transistor JFET de type normalement ouvert. Selon l'invention, le transistor JFET employé est par exemple fabriqué en carbure de silicium ou en nitrure de gallium ce qui lui permet de disposer d'une faible résistance à l'état passant.
D'autres caractéristiques et avantages vont apparaître dans la description détaillée qui suit se référant aux dessins annexés suivants : les figures 1 A à 1 C représentent le schéma d'un dispositif de commande utilisé dans l'art antérieur pour commander un transistor JFET, - les figures 2A à 2C et 3 représente le schéma du dispositif de commande de l'invention permettant de commander un transistor JFET.
Dans la mesure où les composants employés sont identiques, les références utilisées dans les dessins ont été conservées entre les figures 1 A à 1 C montrant l'état de la technique et les figures 2A à 2C et 3 montrant l'invention. Les figures 1 A à 1 C ont déjà été décrites ci-dessus.
Le dispositif de commande de l'invention représenté sur les figures 2A à 2C et 3 est destiné à la commande d'un transistor de type JFET normalement ouvert. Nous verrons qu'il peut également être employé pour la commande d'un transistor JFET normalement fermé. Selon l'invention, le transistor JFET commandé sera préférentiellement fabriqué dans un matériau à grande énergie de bande interdite ("Wide Gap Band Material"), par exemple en Carbure de Silicium ou Nitrure de Gallium, afin de présenter une faible résistance à l'état passant (RDSOΠ), donc de générer des pertes limitées, et de supporter des tensions importantes (supérieures à 600 V). De manière connue, un transistor JFET comporte une grille de commande (G) dont la fonction est d'autoriser ou non le passage d'un courant entre un drain (D) et une source (S).
Par ailleurs, il est connu que le transistor JFET comporte des composants parasites. Ces composants parasites sont constitués d'une diode grille-source Dgs et d'un condensateur grille-source Cgs placés en parallèle entre la grille (G) et la source (S) du transistor JFET. La diode Dgs est notamment orientée passante de la grille vers la source du transistor JFET. Plus précisément, les transistors JFETs normalement ouverts peuvent être employés dans des applications de commutation allant de quelques kilohertz à quelques centaines de kilohertz, tels que des applications de variation de vitesse, d'alimentation à découpage, ou d'alimentation sans interruption (UPS pour "Uninterriptible Power Supply").
Le dispositif de commande de l'invention comporte un circuit de commande 10 de grille, par exemple adapté à la commande d'un MOSFET/IGBT et par exemple susceptible de délivrer une tension de sortie Vs de 0 Volt ou une tension de sortie Vs positive de 15 Volts. Ce circuit de commande 10 de grille comporte par exemple une entrée alimentée par une source d'énergie, une première borne de sortie 100 et une seconde borne de sortie 101 reliée directement à la source du transistor JFET.
Etant donné qu'un transistor de type JFET normalement ouvert se commande à la fermeture avec une tension positive comprise entre 1 et 3 Volts, par exemple 3 Volts, il est nécessaire d'adapter le circuit de commande 10 de grille pour MOSFET/IGBT à la commande du transistor JFET. Pour cela, le dispositif de commande de l'invention comporte un circuit spécifique ajouté au circuit de commande 10 de grille en vue de pouvoir commander le transistor JFET. Comme déjà décrit ci- dessus, le circuit spécifique ajouté doit notamment permettre de limiter les pertes dans le dispositif de commande et donc d'optimiser l'efficacité énergétique de l'ensemble composé du dispositif de commande et du transistor JFET.
Afin de réduire au minimum les pertes, l'invention consiste à éviter d'avoir un courant circulant dans la grille du transistor JFET et donc dans le dispositif de commande en totalité. Pour cela le circuit spécifique utilisé dans l'invention comporte un premier ensemble composé d'un condensateur C1 et d'une résistance de grille Rg montés en série entre la première borne de sortie 100 du circuit de commande 10 de grille et la grille (G) du transistor JFET. Ainsi lorsque le condensateur grille-source Cgs et le condensateur C1 sont entièrement chargés, aucun courant ne circule dans le dispositif de commande.
Selon l'invention, pour la décharge, même partielle, du condensateur C1 , le circuit spécifique du dispositif de l'invention comporte un second ensemble composé d'une seconde résistance R1 et d'une diode D1 montés en série. Ce second ensemble est connecté d'une part entre le condensateur C1 et la résistance de grille Rg et d'autre part à la seconde borne de sortie 101 du circuit de commande 10. La diode D1 est montée passante de la source vers la grille du transistor JFET de manière à empêcher la circulation du courant à travers la résistance R1 lorsque le transistor JFET est commandé à l'état fermé. La résistance R1 de décharge du condensateur C1 n'est donc plus directement sur la ligne de commande de la grille (G) du transistor JFET et son positionnement en série avec la diode D1 permet de dissiper dans la résistance uniquement lors des cycles de décharge du condensateur C2. En considérant par exemple les données suivantes : tension de sortie Vs du circuit de commande égal à OV ou 15V, résistance de grille Rg d'une valeur de 10 Ohms,
- seconde résistance R1 d'une valeur de 100 Ohms,
- condensateur C1 d'une capacité de 10 nF et pouvant se charger à 12 V, - diode grille-source Dgs ayant une tension directe égale à 3 Volts,
Le fonctionnement du dispositif de commande de l'invention est le suivant :
A la fermeture, la tension appliquée par le circuit de commande 10 est de 15 Volts.
Au départ, les condensateurs C1 et Cgs ne sont pas encore chargés et toute la tension de 15 Volts s'applique donc sur la résistance de grille Rg. Cette résistance Rg ayant par exemple une valeur de 10 Ohms, le courant alimentant la grille du transistor JFET est donc de 1 ,5 A (figure 2B).
Lorsque les condensateurs C1 et Cgs sont entièrement chargés, la tension aux bornes du condensateur C1 est de 12 Volts et la tension aux bornes du condensateur Cgs est fixée par la tension directe de la diode Dgs à 3 Volts. La tension aux bornes de la résistance de grille Rg est donc de 0 Volt et aucun courant ne circule donc à travers cette résistance Rg et la grille du transistor JFET tant que le transistor JFET est maintenu à l'état fermé (figure 2C).
Lors de l'ouverture, la tension Vs appliquée en sortie du circuit de commande 10 est donc de 0 Volt. Une tension initiale de 12 Volts apparaît alors aux bornes de la résistance R2 permettant la décharge du condensateur C1 à travers la résistance R1 et la diode D1 (figure 3). Des pertes par dissipation apparaissent alors dans la résistance R2. Le condensateur grille-source Cgs se décharge également jusqu'à ce que toutes les tensions du circuit s'annulent. Le dispositif de commande de l'invention est également adapté à la commande d'un transistor JFET de type normalement fermé. Il suffit simplement de s'assurer que le transistor JFET reste à l'état ouvert, c'est-à-dire avec une tension VGS inférieure à son seuil de conduction (pouvant aller de -5 Volts à -3 Volts selon les fabricants) lorsque le circuit de commande 10 de grille délivre une tension de sortie Vs de 0 Volt. Pour cela, il est nécessaire de maintenir un niveau de charge suffisant dans le condensateur C1 . Pour maintenir un niveau de charge suffisant dans le condensateur C1 , il est possible de commander périodiquement le transistor JFET, par exemple en commutation rapide, afin de le recharger régulièrement ou d'employer un circuit de charge extérieur pour le condensateur C1 .
Le dispositif de commande de l'invention permet ainsi d'obtenir une commande d'un transistor JFET sans perte par dissipation lorsque le transistor JFET ne commute pas.
Il est bien entendu que l'on peut, sans sortir du cadre de l'invention, imaginer d'autres variantes et perfectionnements de détail et de même envisager l'emploi de moyens équivalents.

Claims

REVENDICATIONS
1. Dispositif de commande d'un transistor JFET, caractérisé en ce qu'il comporte
un circuit de commande (10) de grille comportant une première borne de sortie (100) et une seconde borne de sortie (101 ) reliée à la source (S) du transistor JFET, un premier ensemble composé d'un condensateur (C1 ) et d'une résistance de grille (Rg) montés en série, ledit premier ensemble étant connecté entre la première borne de sortie (100) du circuit de commande (10) et la grille (G) du transistor JFET, un second ensemble composé d'une diode (D1 ) et d'une résistance de décharge (R1 ) montées en série, ce second ensemble étant connecté d'une part entre le condensateur (C1 ) et la résistance de grille (Rg) du premier ensemble et d'autre part à la seconde borne de sortie (101 ) du circuit de commande (10) de grille.
2. Dispositif selon la revendication 1 , caractérisé en ce que la diode (D1 ) est orientée passante de la source (S) vers la grille (G) du transistor JFET.
3. Dispositif selon la revendication 1 ou 2, caractérisé en ce que le circuit de commande (10) de grille est susceptible de délivrer une tension de quinze Volts pour la fermeture du transistor JFET.
4. Dispositif selon l'une des revendications 1 à 3, caractérisé en ce que le transistor JFET est de type normalement ouvert.
5. Dispositif selon l'une des revendications 1 à 4, caractérisé en ce que le transistor JFET est fabriqué en carbure de silicium.
6. Dispositif selon l'une des revendications 1 à 4, caractérisé en ce que le transistor JFET est fabriqué en nitrure de gallium.
