Abstract
Description
- The invention relates to a semiconductor device and method for fabricating the same, and more particularly to a magnetoresistive random access memory (MRAM) and method for fabricating the same.
- Magnetoresistance (MR) effect has been known as a kind of effect caused by altering the resistance of a material through variation of outside magnetic field. The physical definition of such effect is defined as a variation in resistance obtained by dividing a difference in resistance under no magnetic interference by the original resistance. Currently, MR effect has been successfully utilized in production of hard disks thereby having important commercial values. Moreover, the characterization of utilizing GMR materials to generate different resistance under different magnetized states could also be used to fabricate MRAM devices, which typically has the advantage of keeping stored data even when the device is not connected to an electrical source.
- The aforementioned MR effect has also been used in magnetic field sensor areas including but not limited to for example electronic compass components used in global positioning system (GPS) of cellular phones for providing information regarding moving location to users. Currently, various magnetic field sensor technologies such as anisotropic magnetoresistance (AMR) sensors, GMR sensors, magnetic tunneling junction (MTJ) sensors have been widely developed in the market. Nevertheless, most of these products still pose numerous shortcomings such as high chip area, high cost, high power consumption, limited sensibility, and easily affected by temperature variation and how to come up with an improved device to resolve these issues has become an important task in this field.
- According to an embodiment of the present invention, a method for fabricating semiconductor device includes the steps of: forming a magnetic tunneling junction (MTJ) on a substrate; forming a first inter-metal dielectric (IMD) layer around the MTJ; forming an etch stop layer on the first IMD layer; forming a second IMD layer on the etch stop layer; forming a patterned hard mask on the second IMD layer; performing a first etching process to form a contact hole in the second IMD layer for exposing the etch stop layer; performing a second etching process to remove the patterned hard mask; performing a third etching process to remove the etch stop layer and the first IMD layer for exposing the MTJ; and forming a metal interconnection in the contact hole.
- According to another aspect of the present invention, a semiconductor device includes: a magnetic tunneling junction (MTJ) on a substrate; a first inter-metal dielectric (IMD) layer around the MTJ; a metal interconnection on and directly contacting the MTJ; a second IMD layer on the first IMD layer and around the metal interconnection; and a metal oxide layer on the second IMD layer and around the metal interconnection.
- These and other objectives of the present invention will no doubt become obvious to those of ordinary skill in the art after reading the following detailed description of the preferred embodiment that is illustrated in the various figures and drawings.

FIGS. 1-9 illustrate a method for fabricating a MRAM device according to an embodiment of the present invention. -
FIG. 10 illustrates a structural view of a semiconductor device according to an embodiment of the present invention. - Referring to
FIGS. 1-3 ,FIGS. 1-3 illustrate a method for fabricating a semiconductor device, or more specifically a MRAM device according to an embodiment of the present invention. As shown inFIG. 1 , asubstrate 12 made of semiconductor material is first provided, in which the semiconductor material could be selected from the group consisting of silicon (Si), germanium (Ge), Si-Ge compounds, silicon carbide (SiC), and gallium arsenide (GaAs), and aMTJ region 14 and alogic region 16 are defined on thesubstrate 12. - Active devices such as metal-oxide semiconductor (MOS) transistors, passive devices, conductive layers, and interlayer dielectric (ILD)
layer 18 could also be formed on top of thesubstrate 12. More specifically, planar MOS transistors or non-planar (such as FinFETs) MOS transistors could be formed on thesubstrate 12, in which the MOS transistors could include transistor elements such as gate structures (for example metal gates) and source/drain region, spacer, epitaxial layer, and contact etch stop layer (CESL). TheILD layer 18 could be formed on thesubstrate 12 to cover the MOS transistors, and a plurality of contact plugs could be formed in theILD layer 18 to electrically connect to the gate structure and/or source/drain region of MOS transistors. Since the fabrication of planar or non-planar transistors and ILD layer is well known to those skilled in the art, the details of which are not explained herein for the sake of brevity. - Next,
metal interconnect structures ILD layer 18 on theMTJ region 14 and theedge region 16 to electrically connect the aforementioned contact plugs, in which themetal interconnect structure 20 includes an inter-metal dielectric (IMD)layer 24 andmetal interconnections 26 embedded in theIMD layer 24, and themetal interconnect structure 22 includes astop layer 28, anIMD layer 30, andmetal interconnections 32 embedded in thestop layer 28 and theIMD layer 30. - In this embodiment, each of the
metal interconnections 26 from themetal interconnect structure 20 preferably includes a trench conductor and each of themetal interconnections 32 from themetal interconnect structure 22 on the MTJregion 14 includes a via conductor. Preferably, each of themetal interconnections metal interconnect structures IMD layers stop layer 28 according to a single damascene process or dual damascene process. For instance, each of themetal interconnections barrier layer 34 and ametal layer 36, in which thebarrier layer 34 could be selected from the group consisting of titanium (Ti), titanium nitride (TiN), tantalum (Ta), and tantalum nitride (TaN) and themetal layer 36 could be selected from the group consisting of tungsten (W), copper (Cu), aluminum (Al), titanium aluminide (TiAl), and cobalt tungsten phosphide (CoWP). Since single damascene process and dual damascene process are well known to those skilled in the art, the details of which are not explained herein for the sake of brevity. In this embodiment, themetal layers 36 are preferably made of copper, theIMD layers stop layers 28 is preferably made of nitrogen doped carbide (NDC), silicon nitride, silicon carbon nitride (SiCN), or combination thereof. - Next, a MTJ stack 38 or stack structure is formed on the
metal interconnect structure 22, acap layer 40 is formed on the MTJ stack 38, and anothercap layer 42 formed on thecap layer 40. In this embodiment, the formation of the MTJ stack 38 could be accomplished by sequentially depositing afirst electrode layer 44, afixed layer 46, a barrier layer 48, afree layer 50, and asecond electrode layer 52 on theIMD layer 30. In this embodiment, thefirst electrode layer 44 and thesecond electrode layer 52 are preferably made of conductive material including but not limited to for example Ta, Pt, Cu, Au, Al, or combination thereof. Thefixed layer 46 could be made of antiferromagnetic (AFM) material including but not limited to for example ferromanganese (FeMn), platinum manganese (PtMn), iridium manganese (IrMn), nickel oxide (NiO), or combination thereof, in which thefixed layer 46 is formed to fix or limit the direction of magnetic moment of adjacent layers. The barrier layer 48 could be made of insulating material including but not limited to for example oxides such as aluminum oxide (AlOx) or magnesium oxide (MgO). Thefree layer 50 could be made of ferromagnetic material including but not limited to for example iron, cobalt, nickel, or alloys thereof such as cobalt-iron-boron (CoFeB), in which the magnetized direction of thefree layer 50 could be altered freely depending on the influence of outside magnetic field. Preferably, thecap layer 40 andcap layer 42 are made of different materials. For instance, thecap layer 40 is preferably made of silicon nitride and thecap layer 42 is made of silicon oxide, but not limited thereto. - Next, a patterned
mask 54 is formed on thecap layer 42. In this embodiment, the patternedmask 54 could include an organic dielectric layer (ODL) 56, a silicon-containing hard mask bottom anti-reflective coating (SHB) 58, and a patternedresist 60. - Next, as shown in
FIG. 2 , one or more etching process is conducted by using the patternedmask 54 as mask to remove part of thecap layers IMD layer 30 to form aMTJ 62 on theMTJ region 14, in which thefirst electrode layer 44 at this stage preferably becomes abottom electrode 76 for theMTJ 62 while thesecond electrode layer 52 becomes atop electrode 78 for theMTJ 62 and thecap layers mask 54 as mask to remove part of thecap layers mask 54, and then conducts an ion beam etching (IBE) process by using the patternedcap layer 42 as mask to remove part of the MTJ stack 38 and part of theIMD layer 30 to form MTJ 62. Due to the characteristics of the IBE process, the top surface of theremaining IMD layer 30 is slightly lower than the top surface of themetal interconnections 32 after the IBE process and the top surface of theIMD layer 30 also reveals a curve or an arc. - It should also be noted that when the IBE process is conducted to remove part of the
IMD layer 30, part of themetal interconnections 32 are removed at the same time so that a firstslanted sidewall 64 and a secondslanted sidewall 66 are formed on themetal interconnections 32 adjacent to theMTJ 62, in which each of the firstslanted sidewall 64 and the secondslanted sidewall 66 could further include a curve (or curved surface) or a planar surface. - Next, as shown in
FIG. 3 , aliner 68 is formed on the MTJ 62 to cover the surface of theIMD layer 30. In this embodiment, theliner 68 is preferably made of silicon nitride (SiN), but could also be made of other dielectric material including but not limited to for example silicon oxide, silicon oxynitride, or silicon carbon nitride. - It should be noted that in contrast to reacting silane (SiH4) with ammonia gas (NH3) to form the
liner 68 made of SiN in conventional art, the present invention preferably replaces silane with silicon tetrachloride (SiCl4) by reacting SiCl4 with NH3 to form theliner 68 after the MTJ 62 is formed. Since byproduct such as hydrogen gas (H2) produced during the formation of theliner 68 by reacting silane (SiH4) with ammonia gas (NH3) would affect the magnetic property and performance of theMTJ 62, the present invention replaces the conventional approach of using silane with silicon tetrachloride (SiCl4) so that hydrogen chloride (HCl) gas would be produced instead of hydrogen gas. By using the approach it would be desirable to prevent hydrogen gas from influencing the magnetic property of theMTJ 62 underneath. - Referring to
FIGS. 4-9 ,FIGS. 4-9 illustrate a method for fabricating a metal interconnection on the MTJ 62 after forming theliner 68 according to an embodiment of the present invention. It should be noted that to emphasize the structural detail of the metal interconnection, only part of the tip portion of the MTJ 62 fromFIG. 3 is illustrated inFIGS. 4-9 . As shown inFIG. 4 , anotherIMD layer 72 is first formed on theMTJ region 14 andlogic region 16 to cover the MTJ 62, and anetch stop layer 80 is formed on the surface of theIMD layer 72, anIMD layer 82 is formed on theetch stop layer 80, a patternedhard mask 84 is embedded in theIMD layer 82, and a patterned hard mask 86 is formed on both the patternedhard mask 84 andIMD layer 82. In this embodiment, the patterned hard mask 86 could include an organic dielectric layer (ODL) 88, a silicon-containing hard mask bottom anti-reflective coating (SHB) 90, and a patternedresist 92, in which thepatterned resist 92 includes an opening 94 exposing part of the SHB 90. In this embodiment, theetch stop layer 80 preferably includes nitrogen doped carbide (NDC), theIMD layer 82 preferably includes an ultra low-k (ULK) dielectric layer including but not limited to for example porous material or silicon oxycarbide (SiOC), and the patternedhard mask 84 preferably includes titanium nitride (TiN). - Next, as shown in
FIG. 5 , an etching process is conducted by using thepatterned resist 92 as mask to transfer theopening 94 from thepatterned resist 92 to the SHB 90, ODL 88, andIMD layer 82 underneath and at the same time forming acontact hole 96. It should be noted that after the pattern of theopening 94 is transferred to theIMD layer 82, it would be desirable to remove or consume all of the remainingpatterned resist 92, all of the SHB 90, and part of the ODL 88 so that a portion of the ODL 88 would remain on the surface of the patternedhard mask 84. In this embodiment, the etching process conducted at this stage preferably includes octafluorocyclobutane (C4F8) as a main component in the etching gas for removing part of theIMD layer 82 to form thecontact hole 96. - Next, as shown in
FIG. 6 , an etching process is conducted by using carbon tetrafluoride (CF4) as main etching component to remove theremaining ODL 88, part of the patternedhard mask 84, and part of theIMD layer 82 for expanding thecontact hole 96 and at the same time forming a trench opening 98 having greater with and a via opening 100 having lesser width. Preferably, the etching process conducted at this stage exposes the surface of theetch stop layer 80 during the formation of the trench opening 98 and via opening 100 but not removing any of theetch stop layer 80. - Next, as shown in
FIG. 7 , a wetclean process 102 is conducted to remove the remaining patternedhard mask 84 completely, and then a treatment process is conducted to remove byproducts thereafter. Specifically, the cleaning process conducted at this stage includes two steps or two stages, in which the wetclean process 102 from the first stage preferably uses hydrogen peroxide (H2O2) to remove the patternedhard mask 84 without removing any of theetch stop layer 80, and then a dry treatment process from the second stage preferably uses nitrogen gas (N2) or any other gas content not including hydrogen gas to remove byproducts generated during the cleaning process. It should be noted that even though a wetclean process 102 is conducted along with a dry treatment process to strip the patternedhard mask 84, according to other embodiment of the present invention, it would also be desirable to only conduct the wetclean process 102 to remove the patternedhard mask 84 and omit the dry treatment process conducted afterwards, which is also within the scope of the present invention. - Next, as shown in
FIG. 8 , another etching process is conducted without forming additional patterned mask by using carbon tetrafluoride (CF4) as main etching component to remove part of theetch stop layer 80, part of theIMD layer 72, and part of theliner 68 and expose the MTJ 62 ortop electrode 78 underneath. It should be noted that even though part of theetch stop layer 80 is removed to expose theMTJ 62 after the wetclean process 102 and dry treatment process are completed inFIG. 8 , according to another embodiment of the present invention, it would also be desirable to remove part of theetch stop layer 80, part of theIMD layer 72, and part of theliner 68 to expose theMTJ 62 right after CF4 is used to remove the remainingODL 88, part of the patternedhard mask 84, and part of theIMD layer 82 as conducted inFIG. 6 , and then a wetclean process 102 and dry treatment process as disclosed inFIG. 7 are conducted to remove the remaining patternedhard mask 84, which is also within the scope of the present invention. - Next, as shown in
FIG. 9 , metals including a barrier layer selected from the group consisting of titanium (Ti), titanium nitride (TiN), tantalum (Ta), and tantalum nitride (TaN) and a metal layer selected from the group consisting of tungsten (W), copper (Cu), aluminum (Al), titanium aluminide (TiAl), and cobalt tungsten phosphide (CoWP) are deposited into thecontact hole 96, and a planarizing process such as chemical mechanical polishing (CMP) process could be conducted to remove part of the metals including the aforementioned barrier layer and metal layer to form a contact plug ormetal interconnection 104 in the contact hole electrically connecting theMTJ 62. - Referring to
FIG. 10 ,FIG. 10 illustrates a structural view of a semiconductor device according to an embodiment of the present invention. As shown inFIG. 10 , it would be desirable to insert ametal oxide layer 106 within theIMD layer 82 as theIMD layer 82 is formed on the surface of theetch stop layer 80 as shown inFIG. 4 , and then follow the processes fromFIGS. 5-9 to conduct a series of etching and cleaning process to formcontact hole 96 in theIMD layer 82 andmetal oxide layer 106, and then depositing metals into thecontact hole 96 to form ametal interconnection 104. Typically, a forming gas containing hydrogen gas and/or nitrogen gas mixture is injected to repair dangling bonds within the device after themetal interconnection 104 is formed. Since hydrogen gas from the forming gas often affects magnetic property of theMTJ 62, the present invention preferably inserts ametal oxide layer 106 made of aluminum oxide (Al2O3) within theIMD layer 82 to serve as a barrier layer for preventing hydrogen gas from affecting theMTJ 62 underneath. - Structurally, the semiconductor device shown in
FIG. 10 preferably includes aMTJ 62 disposed on thesubstrate 12, anIMD layer 72 around theMTJ 62, ametal interconnection 104 disposed on theMTJ 62, anIMD layer 82 disposed on theIMD layer 72 and around themetal interconnection 104, anetch stop layer 80 disposed between theIMD layer 72 andIMD layer 82, and ametal oxide layer 106 disposed within theIMD layer 82 and surrounding themetal interconnection 104, in which top surfaces of theIMD layer 82 and themetal interconnection 104 are coplanar. Viewing from a more detailed perspective, themetal interconnection 104 preferably includes a viaconductor 108 and atrench conductor 110, in which the viaconductor 108 is surrounded by theIMD layer 72, theetch stop layer 80, theIMD layer 82, and themetal oxide layer 106 while thetrench conductor 110 is only surrounded by theIMD layer 82. - Those skilled in the art will readily observe that numerous modifications and alterations of the device and method may be made while retaining the teachings of the invention. Accordingly, the above disclosure should be construed as limited only by the metes and bounds of the appended claims.
