Abstract
A semiconductor arrangement and method of formation are provided. A semiconductor arrangement includes a first semiconductor device adjacent a second semiconductor device. The first semiconductor device includes a first gate over a first shallow well in a substrate. A first active area is in the first shallow well on a first side of the first gate. The second semiconductor device includes a second gate over a second shallow well. A third active area is in the second shallow well on a first side of the second gate. The second shallow well abuts the first shallow well in the substrate to form a P-N junction. The P-N junction increases capacitance of the semiconductor arrangement, as compared to a device without such a P-N junction.
Description
- This application is a divisional of U.S. Non-provisional patent application Ser. No. 14/178,454, originally titled “SEMICONDUCTOR ARRANGEMENT AND FORMATION THEREOF” and filed on Feb. 12, 2014, which is incorporated herein by reference.
- A semiconductor arrangement comprises one or more semiconductor devices. In a semiconductor device, such as a transistor, current flows through a channel region between a source region and a drain region upon application of a sufficient voltage or bias to a gate of the device. When current flows through the channel region, the device is generally regarded as being in an ‘on’ state, and when current is not flowing through the channel region, the device is generally regarded as being in an ‘off’ state.
- Aspects of the present disclosure are best understood from the following detailed description when read with the accompanying figures. It is noted that, in accordance with the standard practice in the industry, various features are not drawn to scale. In fact, the dimensions of the various features may be arbitrarily increased or reduced for clarity of discussion.

Specific examples of components and arrangements are described below to simplify the present disclosure. These are, of course, merely examples and are not intended to be limiting. For example, the formation of a first feature over or on a second feature in the description that follows may include embodiments in which the first and second features are formed in direct contact, and may also include embodiments in which additional features may be formed between the first and second features, such that the first and second features may not be in direct contact. In addition, the present disclosure may repeat reference numerals and/or letters in the various examples. This repetition is for the purpose of simplicity and clarity and does not in itself dictate a relationship between the various embodiments and/or configurations discussed.
- Further, spatially relative terms, such as “beneath,” “below,” “lower,” “above,” “upper” and the like, may be used herein for ease of description to describe one element or feature's relationship to another element(s) or feature(s) as illustrated in the figures. The spatially relative terms are intended to encompass different orientations of the device in use or operation in addition to the orientation depicted in the figures. The apparatus may be otherwise oriented (rotated 90 degrees or at other orientations) and the spatially relative descriptors used herein may likewise be interpreted accordingly.
- One or more techniques for forming a semiconductor arrangement and resulting structures formed thereby are provided herein.
- A
method 100 of forming asemiconductor arrangement 300 according to some embodiments is illustrated inFIG. 1 and one or more structures formed thereby at various stages of fabrication are illustrated inFIGS. 3-12 . According to some embodiments, such as illustrated inFIG. 10 , afirst semiconductor device 301 comprises afirst gate 322 a over a firstshallow well 312, the firstshallow well 312 formed in asubstrate 302. In some embodiments, thefirst semiconductor device 301 comprises a firstactive area 328 a on afirst side 344 of thefirst gate 322 a and a secondactive area 328 b on asecond side 345 of thefirst gate 322 a. In some embodiments, thesemiconductor arrangement 300 comprises asecond semiconductor device 303 comprising a second gate 322 b over a secondshallow well 320, the secondshallow well 320 formed in thesubstrate 302 adjacent the firstshallow well 312, such that asecond side 312 b of the firstshallow well 312 abuts afirst side 320 a of the secondshallow well 320. In some embodiments, thesecond semiconductor device 303 comprises a thirdactive area 328 c on afirst side 346 of the second gate 322 b and a fourthactive area 328 d on asecond side 347 of the second gate 322 b. In some embodiments, thesemiconductor arrangement 300 comprises athird semiconductor device 305 comprising athird gate 322 c over a thirdshallow well 313, the thirdshallow well 313 formed in thesubstrate 302 adjacent the secondshallow well 320, such that asecond side 320 b of the second shallow well 320 abuts afirst side 313 a of the thirdshallow well 313. In some embodiments, thethird semiconductor device 305 comprises a fifthactive area 328 e on afirst side 348 of thethird gate 322 c and a sixthactive area 328 f on asecond side 349 of thethird gate 322 c. In some embodiments, adeep well 316 is under at least one of the firstshallow well 312, the secondshallow well 320 or the thirdshallow well 313. In some embodiments, athird side 312 c of the firstshallow well 312 abuts afourth side 316 d of thedeep well 316. In some embodiments, athird side 320 c of the secondshallow well 320 abuts thefourth side 316 d of thedeep well 316. In some embodiments, a third side 313 c of the thirdshallow well 313 abuts thefourth side 316 d of thedeep well 316. In some embodiments, the firstshallow well 312 and the thirdshallow well 313 comprise a first conductivity type, and the secondshallow well 320 comprises a second conductivity type. In some embodiments, the first conductivity type is at least one of a p-type or an n-type. In some embodiments, the second conductivity type is p-type if the first conductivity type is n-type and the second conductivity type is n-type if the first conductivity type is p-type. In some embodiments, thedeep well 316 comprises at least one of the first conductivity type or the second conductivity type. In some embodiments, thesubstrate 302 comprises the second conductivity type when thedeep well 316 comprises the first conductivity type. In some embodiments, thesubstrate 302 comprises the first conductivity type when thedeep well 316 comprises the second conductivity type. - At 102, the first
shallow well 312 having the first conductivity type is formed in thesubstrate 302 and the thirdshallow well 313 having the first conductivity type is formed in thesubstrate 302, as illustrated inFIG. 3 , according to some embodiments. In some embodiments, thesubstrate 302 comprises silicon. According to some embodiments, thesubstrate 302 comprises at least one of an epitaxial layer, a silicon-on-insulator (SOI) structure, a wafer, or a die formed from a wafer. In some embodiments, thesubstrate 302 comprises at least one of the first conductivity type or the second conductivity type. In some embodiments, the firstshallow well 312 and the thirdshallow well 313 are formed by afirst implant 306. In some embodiments, afirst mask 304 is formed over asecond portion 302 b of a surface of thesubstrate 302, such that afirst portion 302 a of the surface of thesubstrate 302 and athird portion 302 c of the surface of thesubstrate 302 are exposed. In some embodiments, thefirst implant 306 comprises at least one of an n-type dopant or a p-type dopant, such that thefirst implant 306 forms the firstshallow well 312 comprising the first conductivity type and forms the thirdshallow well 313 comprising the first conductivity type. In some embodiments, thefirst implant 306 is low energy, such as between about 1 keV to about 10 keV. - At 104, the second shallow well 320 having the second conductivity type is formed in the
substrate 302, such that thesecond side 312 b of the firstshallow well 312 abuts thefirst side 320 a of the second shallow well 320 and thesecond side 320 b of the secondshallow well 320 abuts thefirst side 313 a of the thirdshallow well 313, as illustrated inFIG. 4 , according to some embodiments. In some embodiments, the secondshallow well 320 is formed by asecond implant 310. In some embodiments, asecond mask 308 is formed over the firstshallow well 312 and the thirdshallow well 313, such that thesecond portion 302 b of the surface of thesubstrate 302 is exposed. In some embodiments, thesecond implant 310 comprises at least one of an n-type dopant or a p-type dopant, such that thesecond implant 310 forms the second shallow well 320 comprising the second conductivity type. In some embodiments, thesecond implant 310 is low energy, such as between about 1 keV to about 10 keV. In some embodiments, thefirst implant 306 energy and thesecond implant 310 energy are substantially similar. In some embodiments, adeep well 316 is formed in thesubstrate 302, as illustrated inFIG. 5 . In some embodiments, thedeep well 316 is formed by a third implant 314. In some embodiments, thedeep well 316 is formed under at least one of the firstshallow well 312, the second shallow well 320, or the thirdshallow well 313, such that thefourth side 316 d of thedeep well 316 is in contact with at least one of thethird side 312 c of the firstshallow well 312, thethird side 320 c of the second shallow well 320, or the third side 313 c of the thirdshallow well 313. In some embodiments, the third implant 314 comprises at least one of an n-type dopant or a p-type dopant, such that thedeep well 316 comprises at least one of the first conductivity type or the second conductivity type. In some embodiments, the third implant 314 is high energy, such as between about 8 keV to about 100 keV. In some embodiments, a third mask (not shown) is formed over at least a portion of the firstshallow well 312 and the thirdshallow well 313, such that thedeep well 316 is implanted through the firstshallow well 312, the second shallow well 320 and the third shallow well 313 so as to be under the second shallow well 320 and under at least some of the firstshallow well 312 and under at least some of the thirdshallow well 313. In some embodiments, thedeep well 316 comprises the first conductivity type. In some embodiments, three P-N junctions are formed between thedeep well 316, the firstshallow well 312, the second shallow well 320 and the thirdshallow well 313. In some embodiments, a first P-N junction is formed between thesecond side 312 b of the firstshallow well 312 and thefirst side 320 a of the secondshallow well 320. In some embodiments, a second P-N junction is formed between thesecond side 320 b of the second shallow well 320 and thefirst side 313 a of the thirdshallow well 313. In some embodiments, a third P-N junction is formed between thethird side 320 c of the second shallow well 320 and thefourth side 316 d of thedeep well 316. In some embodiment, the P-N junctions produce additional capacitance as compared to a semiconductor arrangement that does not have such P-N junctions. - At 106, a
first gate 322 a over a first gate dielectric 327 a is formed over the firstshallow well 312, a second gate 322 b over asecond gate dielectric 327 b is formed over the second shallow well 320, and athird gate 322 c over athird gate dielectric 327 c is formed over the thirdshallow well 313, as illustrated inFIG. 6 , according to some embodiments. In some embodiments, the first gate dielectric 327 a comprises a high dielectric constant material in contact with the surface of the firstshallow well 312, and thefirst gate 322 a comprises a conductive material, such as metal. In some embodiments, thesecond gate dielectric 327 b comprises a high dielectric constant material in contact with the surface of the second shallow well 320, and the second gate 322 b comprises a conductive material, such as metal. In some embodiments, thethird gate dielectric 327 c comprises a high dielectric constant material in contact with the surface of the thirdshallow well 313, and thethird gate 322 c comprises a conductive material, such as metal. - At 108, the first
active area 328 a is formed in the first shallow well 312 on thefirst side 344 of thefirst gate 322 a, the secondactive area 328 b is formed in the first shallow well 312 on thesecond side 345 of thefirst gate 322 a, the fifthactive area 328 e is formed in the third shallow well 313 on thefirst side 348 of thethird gate 322 c, and the sixthactive area 328 f is formed in the third shallow well 313 on thesecond side 349 of thethird gate 322 c, as illustrated inFIG. 7 , according to some embodiments. In some embodiments, the firstactive area 328 a, the secondactive area 328 b, the fifthactive area 328 e, and the sixthactive area 328 f are formed by afourth implant 324. In some embodiments, afourth mask 326 is formed over the second shallow well 320, such that the firstshallow well 312 and the third shallow well 313 are exposed. In some embodiments, thefourth implant 324 comprises at least one of an n-type dopant or a p-type dopant, such that thefourth implant 324 forms the firstactive area 328 a, the secondactive area 328 b, the fifthactive area 328 e, and the sixthactive area 328 f to comprise at least one of the first conductivity type or the second conductivity type. In some embodiments, the firstactive area 328 a, the secondactive area 328 b, the fifthactive area 328 e, and the sixthactive area 328 f comprise the first conductivity type if the firstshallow well 312 and the third shallow well 313 comprise the second conductivity type. In some embodiments, the firstactive area 328 a, the secondactive area 328 b, the fifthactive area 328 e, and the sixthactive area 328 f comprise the first conductivity type if the firstshallow well 312 and the third shallow well 313 comprise the first conductivity type. In some embodiments, the firstactive area 328 a comprises at least one of a source or a drain. In some embodiments, the secondactive area 328 b comprises a source if the firstactive area 328 a comprises a drain, and the secondactive area 328 b comprises a drain if the firstactive area 328 a comprises a source. In some embodiments, the fifthactive area 328 e comprises at least one of a source or a drain. In some embodiments, the sixthactive area 328 f comprises a source if the fifthactive area 328 e comprises a drain, and the sixthactive area 328 f comprises a drain if the fifthactive area 328 e comprises a source. - At 110, the third
active area 328 c is formed in the second shallow well 320 on the afirst side 346 of the second gate 322 b, and the fourthactive area 328 d is formed in the second shallow well 320 on thesecond side 347 of the second gate 322 b, as illustrated inFIG. 8 , according to some embodiments. In some embodiments, the thirdactive area 328 c and the fourthactive area 328 d are formed by afifth implant 330. In some embodiments, afifth mask 334 is formed over the firstshallow well 312 and the thirdshallow well 313, such that the secondshallow well 320 is exposed. In some embodiments, thefifth implant 330 comprises at least one of an n-type dopant or a p-type dopant, such that thefifth implant 330 forms the thirdactive area 328 c and the fourthactive area 328 d to comprise at least one of the first conductivity type or the second conductivity type. In some embodiments, the thirdactive area 328 c and the fourthactive area 328 d comprise the first conductivity type if the secondshallow well 320 comprises the second conductivity type. In some embodiments, the thirdactive area 328 c and the fourthactive area 328 d comprise the first conductivity type if the secondshallow well 320 comprises the first conductivity type. In some embodiments, the thirdactive area 328 c comprises at least one of a source or a drain. In some embodiments, the fourthactive area 328 d comprises a source if the thirdactive area 328 c comprises a drain, and the fourthactive area 328 d comprises a drain if the thirdactive area 328 c comprises a source. In some embodiments, a first via 336 a is formed over and in contact with the firstactive area 328 a, a second via 336 b is formed over and in contact with thefirst gate 322 a, and a third via 336 c is formed over and in contact with the secondactive area 328 b, as illustrated inFIG. 9 . In some embodiments, a fourth via 336 d is formed over and in contact with the thirdactive area 328 c, a fifth via 336 e is formed over and in contact with the second gate 322 b, and a sixth via 336 f is formed over and in contact with the fourthactive area 328 d. In some embodiments, a seventh via 336 g is formed over and in contact with the fifthactive area 328 e, an eighth via 336 h is formed over and in contact with thethird gate 322 c, and a ninth via 336 i is formed over and in contact with the sixthactive area 328 f. In some embodiments, the vias 336 comprise a conductive material, such as metal. In some embodiments, afirst metal 350 is over and connected to the third via 336 c, the fifth via 336 e and the seventh via 336 g, as illustrated inFIG. 10 . In some embodiments, asecond metal 352 is over and connected to the second via 336 b, the fourth via 336 d, the sixth via 336 f and the eighth via 336 h. In some embodiments, athird metal 351 is over and connected to the first via 336 a. In some embodiments, afourth metal 353 is connected to and over the ninth via 336 i. In some embodiments, thefirst metal 350, thesecond metal 352, thethird metal 351 and thefourth metal 353 comprise the same metal. In some embodiments, thethird metal 351 and thefourth metal 353 are connected to avoltage supply 354, as illustrated inFIG. 11 . In some embodiments, thevoltage supply 354 comprises at least one of ground, afirst voltage bias 356 or asecond voltage bias 358. In some embodiments, thesecond metal 352 is connected to thefirst voltage bias 356. In some embodiments, thefirst metal 350 is connected to thesecond voltage bias 358, as illustrated inFIG. 12 . In some embodiments, thefirst voltage bias 356 is at least one of a positive bias or a negative bias. In some embodiments, thesecond voltage bias 358 is a negative bias when the first voltage bias is a positive bias and the second voltage bias is a positive bias when the first voltage bias is a negative bias. In some embodiments, thefirst voltage bias 356 and thesecond voltage bias 358 are substantially equal in terms of absolute value, such that thefirst voltage bias 356 is +5V when thesecond voltage bias 358 is −5V. In some embodiments, when thefirst voltage bias 356 is applied, thesemiconductor arrangement 300 comprises at least one of a PMOS varactor or an NMOS varactor device. In some embodiments, thesemiconductor arrangement 300 comprises the PMOS varactor device when thesecond voltage bias 358 is applied, if thesemiconductor arrangement 300 comprises the NMOS varactor device when thefirst voltage bias 356 is applied, or thesemiconductor arrangement 300 comprises the NMOS varactor device when thesecond voltage bias 358 is applied, if thesemiconductor arrangement 300 comprises the PMOS varactor device when thefirst voltage bias 356 is applied. In some embodiments, thefirst voltage bias 356 and thesecond voltage bias 358 are used to control a tuning ratio, where the tuning ratio is higher than a tuning ratio of a device without such P-N junctions. - A
method 200 of forming asemiconductor arrangement 400 according to some embodiments is illustrated inFIG. 2 and one or more structures formed thereby at various stages of fabrication are illustrated inFIGS. 13-18 . According to some embodiments, such as illustrated inFIG. 18 , afirst semiconductor device 401 comprises afirst gate 422 a over a firstshallow well 412, the first shallow well 412 formed in asubstrate 402. In some embodiments, thefirst semiconductor device 401 comprises a firstactive area 428 a on afirst side 444 of thefirst gate 422 a. In some embodiments, thesemiconductor arrangement 400 comprises asecond semiconductor device 403 comprising asecond gate 422 b over a second shallow well 420, the second shallow well 420 formed in thesubstrate 402 adjacent the firstshallow well 412, such that asecond side 412 b of the firstshallow well 412 abuts afirst side 420 a of the secondshallow well 420. In some embodiments, thesecond semiconductor device 403 comprises a thirdactive area 428 c on afirst side 446 of thesecond gate 422 b and on asecond side 445 of thefirst gate 422 a, and a fourthactive area 428 d on asecond side 447 of thesecond gate 422 b. In some embodiments, thesemiconductor arrangement 400 comprises athird semiconductor device 405 comprising athird gate 422 c over a thirdshallow well 413, the third shallow well 413 formed in thesubstrate 402 adjacent the second shallow well 420, such that asecond side 420 b of the secondshallow well 420 abuts afirst side 413 a of the thirdshallow well 413. In some embodiments, thethird semiconductor device 405 comprises a sixthactive area 428 f on asecond side 449 of thethird gate 422 c. In some embodiments, adeep well 416 is under at least one of the firstshallow well 412, the second shallow well 420 or the thirdshallow well 413. In some embodiments, athird side 412 c of the firstshallow well 412 abuts afourth side 416 d of thedeep well 416. In some embodiments, athird side 420 c of the secondshallow well 420 abuts thefourth side 416 d of thedeep well 416. In some embodiments, a third side 413 c of the thirdshallow well 413 abuts thefourth side 416 d of thedeep well 416. In some embodiments, the firstshallow well 412 and the third shallow well 413 comprise a first conductivity type, and the secondshallow well 420 comprises a second conductivity type. In some embodiments, the first conductivity type is at least one of a p-type or an n-type. In some embodiments, the second conductivity type is p-type if the first conductivity type is n-type and the second conductivity type is n-type if the first conductivity type is p-type. In some embodiments, thedeep well 416 comprises at least one of the first conductivity type or the second conductivity type. In some embodiments, thesubstrate 402 comprises at least one of the first conductivity type or the second conductivity type. In some embodiments, thesubstrate 402 comprises the second conductivity type when thedeep well 416 comprises the first conductivity type. In some embodiments, thesubstrate 402 comprises the first conductivity type when thedeep well 416 comprises the second conductivity type. - At 202, the first shallow well 412 having the first conductivity type is formed in the
substrate 402 and the third shallow well 413 having the first conductivity type is formed in thesubstrate 402, as illustrated inFIG. 13 , according to some embodiments. In some embodiments, thesubstrate 402, the firstshallow well 412 and the third shallow well 413 are formed, such as with a first implant 406 and afirst mask 404, as described above with regards to thesubstrate 302, the firstshallow well 312 and the thirdshallow well 313, as illustrated inFIG. 3 . - At 204, the second shallow well 420 having the second conductivity type is formed in the
substrate 402, such that thesecond side 412 b of the firstshallow well 412 abuts thefirst side 420 a of the second shallow well 420 and thesecond side 420 b of the secondshallow well 420 abuts the afirst side 413 a of the thirdshallow well 413, as illustrated inFIG. 14 , according to some embodiments. In some embodiments, the secondshallow well 420 is formed, such as with asecond implant 410 and asecond mask 408, as described above with regards to the second shallow well 320, as illustrated inFIG. 4 . In some embodiments, thedeep well 416 is formed in thesubstrate 402, as illustrated inFIG. 15 . In some embodiments, thedeep well 416 is formed, such as with a third implant 414, as described above with regards to thedeep well 316, as illustrated inFIG. 5 . In some embodiments, thedeep well 416 is not formed. - At 206, the
first gate 422 a over a first gate dielectric 427 a is formed over the firstshallow well 412, thesecond gate 422 b over asecond gate dielectric 427 b is formed over the second shallow well 420, and thethird gate 422 c over athird gate dielectric 427 c is formed over the thirdshallow well 413, as illustrated inFIG. 16 , according to some embodiments. In some embodiments, thefirst gate 422 a and the first gate dielectric 427 a, thesecond gate 422 b and thesecond gate dielectric 427 b and thethird gate 422 c and thethird gate dielectric 427 c are formed as described above with regards to thefirst gate 322 a and the first gate dielectric 327 a, the second gate 322 b and thesecond gate dielectric 327 b and thethird gate 322 c and thethird gate dielectric 327 c, as illustrated inFIG. 6 . - At 208, the first
active area 428 a is formed in the first shallow well 412 on thefirst side 444 of thefirst gate 422 a, the thirdactive area 428 c is formed in the second shallow well 420 on thesecond side 445 of thefirst gate 422 a and on thefirst side 446 of thesecond gate 422 b, the fourthactive area 428 d is formed in the second shallow well 420 on thesecond side 447 of thesecond gate 422 b and on thefirst side 448 of thethird gate 422 c and the sixthactive area 428 f is formed in the third shallow well 413 on thesecond side 449 of thethird gate 422 c, as illustrated inFIG. 17 , according to some embodiments. In some embodiments, the firstactive area 428 a, the thirdactive area 428 c, the fourthactive area 428 d, and the sixthactive area 428 f are formed by a fourth implant 424. In some embodiments, the fourth implant 424 comprises at least one of an n-type dopant or a p-type dopant, such that the fourth implant 424 forms the firstactive area 428 a, the thirdactive area 428 c, the fourthactive area 428 d, and the sixthactive area 428 f to comprise at least one of the first conductivity type or the second conductivity type. In some embodiments, the firstactive area 428 a, the thirdactive area 428 c, the fourthactive area 428 d, and the sixthactive area 428 f comprise the first conductivity type if the firstshallow well 412 and the third shallow well 413 comprise the second conductivity type. In some embodiments, the firstactive area 428 a, the thirdactive area 428 c, the fourthactive area 428 d, and the sixthactive area 428 f comprise the first conductivity type if the firstshallow well 412 and the third shallow well 413 comprise the first conductivity type. In some embodiments, the thirdactive area 428 c and the fourthactive area 428 d comprise the first conductivity type if the secondshallow well 420 comprises the second conductivity type. In some embodiments, the thirdactive area 428 c and the fourthactive area 428 d comprise the second conductivity type if the secondshallow well 420 comprises the first conductivity type. In some embodiments, the firstactive area 428 a comprises at least one of a source or a drain. In some embodiments, the thirdactive area 428 c comprises a source if the firstactive area 428 a comprises a drain, and the thirdactive area 428 c comprises a drain if the firstactive area 428 a comprises a source. In some embodiments, the fourthactive area 428 d comprises at least one of a source or a drain. In some embodiments, the sixthactive area 428 f comprises a source if the fourthactive area 428 d comprises a drain, and the sixthactive area 328 f comprises a drain if the fourthactive area 428 d comprises a source. In some embodiments, a first via 436 a is formed over and in contact with the firstactive area 428 a, a second via 436 b is formed over and in contact with thefirst gate 422 a, and a third via 436 c is formed over and in contact with the thirdactive area 428 c, as illustrated inFIG. 18 . In some embodiments, a fourth via 436 d is formed over and in contact with thesecond gate 422 b and a fifth via 436 e is formed over and in contact with the fourthactive area 428 d. In some embodiments, a sixth via 436 f is formed over and in contact with thethird gate 422 c and a seventh via 436 g is formed over and in contact with the sixthactive area 428 f. In some embodiments, the vias 436 comprise a conductive material, such as metal. In some embodiments, a first voltage bias is applied to the first via 436 a, the fourth via 436 d, and the seventh via 436 g. In some embodiments, a second voltage bias is applied to the second via 436 b, the third via 436 c, the fifth via 436 e, and the sixth via 436 f. In some embodiments, the first voltage bias is at least one of positive or negative, and the second voltage bias is negative if the first voltage bias is positive or the second voltage bias is positive if the first voltage bias is negative. In some embodiments, a first voltage bias is applied to the fourth via 436d. In some embodiments, a second voltage bias is applied to the first via 436 a, the third via 436 c, the fifth via 436 e and the seventh via 436 g. In some embodiments, a first voltage bias is applied to the first via 436 a, the second via 436 b, the fourth via 436 d, the sixth via 436 f and the seventh via 436 g. In some embodiments, a second voltage bias is applied to the third via 436 c and the fifth via 436 e. In some embodiments, applying the first voltage bias and the second voltage bias to different components of thesemiconductor arrangement 400 alters the function of thesemiconductor arrangement 400, such that thesemiconductor arrangement 400 comprises an NMOS varactor device when a first voltage bias is applied and a PMOS varactor device when a second voltage bias is applied. - According to some embodiments, a semiconductor arrangement comprises a first semiconductor device and a second semiconductor device. In some embodiments, the first semiconductor device comprises a first gate over a first shallow well formed in a substrate, the first shallow well comprising a first conductivity type, a first active area in the first shallow well on a first side of the first gate and a second active area in the first shallow well on a second side of the first gate. In some embodiments, the second semiconductor device is adjacent the first semiconductor device. In some embodiments, the second semiconductor device comprises a second gate over a second shallow well formed in the substrate, the second shallow well comprising a second conductivity type, a third active area in the second shallow well on a first side of the second gate and a fourth active area in the second shallow well on a second side of the second gate. In some embodiments, a second side of the first shallow well abuts a first side of the second shallow well.
- According to some embodiments, a semiconductor arrangement comprises a first semiconductor device and a second semiconductor device. In some embodiments, the first semiconductor device comprises a first gate over a first shallow well formed in a substrate, the first shallow well comprising a first conductivity type and a first active area in the first shallow well on a first side of the first gate. In some embodiments, the second semiconductor device is adjacent the first semiconductor device. In some embodiments, the second semiconductor device comprises a second gate over a second shallow well formed in the substrate, the second shallow well comprising a second conductivity type, and a third active area in the second shallow well on a first side of the second gate. In some embodiments, a second side of the first shallow well abuts a first side of the second shallow well.
- According to some embodiments, a method of forming a semiconductor arrangement, comprises forming a first shallow well in a substrate, the first shallow well comprising a first conductivity type and forming a second shallow well in the substrate adjacent the first shallow well, such that a second side of the first shallow well abuts a first side of the second shallow well, the second shallow well comprising a second conductivity type. In some embodiments, the method of forming a semiconductor arrangement comprises forming a first gate over the first shallow well, forming a second gate over the second shallow well, forming a first active area in the first shallow well on a first side of the first gate, forming a second active area in the first shallow well on a second side of the first gate, forming a third active area in the second shallow well on a first side of the second gate, and forming a fourth active area in the second shallow well on a second side of the second gate.
- The foregoing outlines features of several embodiments so that those skilled in the art may better understand the aspects of the present disclosure. Those skilled in the art should appreciate that they may readily use the present disclosure as a basis for designing or modifying other processes and structures for carrying out the same purposes and/or achieving the same advantages of the embodiments introduced herein. - It will be appreciated that layers, features, elements, etc. depicted herein are illustrated with particular dimensions relative to one another, such as structural dimensions or orientations, for example, for purposes of simplicity and ease of understanding and that actual dimensions of the same differ substantially from that illustrated herein, in some embodiments. Additionally, a variety of techniques exist for forming the layers features, elements, etc. mentioned herein, such as etching techniques, implanting techniques, doping techniques, spin-on techniques, sputtering techniques such as magnetron or ion beam sputtering, growth techniques, such as thermal growth or deposition techniques such as chemical vapor deposition (CVD), physical vapor deposition (PVD), plasma enhanced chemical vapor deposition (PECVD), or atomic layer deposition (ALD), for example.

Furthermore, to the extent that “includes”, “having”, “has”, “with”, or variants thereof are used, such terms are intended to be inclusive in a manner similar to the term “comprising”. Also, unless specified otherwise, “first,” “second,” or the like are not intended to imply a temporal aspect, a spatial aspect, an ordering, etc. Rather, such terms are merely used as identifiers, names, etc. for features, elements, items, etc. For example, a first element and a second element generally correspond to element A and element B or two different or two identical elements or the same element.

Claims (20)
1. A semiconductor arrangement, comprising:
a first semiconductor device comprising:
a first gate over a first shallow well formed in a substrate, the first shallow well comprising a first conductivity type;
a first active area in the first shallow well on a first side of the first gate; and
a second active area in the first shallow well on a second side of the first gate; and
a second semiconductor device adjacent the first semiconductor device, the second semiconductor device comprising:
a second gate over a second shallow well formed in the substrate, the second shallow well comprising a second conductivity type; and
a third active area in the second shallow well on a first side of the second gate, wherein:
a first sidewall of the first shallow well abuts a sidewall of the second shallow well, and
the second active area is disposed on a second side of the second gate and is shared by the first semiconductor device and the second semiconductor device.
2. The semiconductor arrangement of claim 1 , wherein:
the first active area comprises the first conductivity type,
the second active area comprises the first conductivity type, and
the third active area comprises the first conductivity type.
3. The semiconductor arrangement of claim 2 , wherein the substrate comprises the second conductivity type.
4. The semiconductor arrangement of claim 1 , wherein:
the first active area comprises the second conductivity type,
the second active area comprises the second conductivity type, and
the third active area comprises the second conductivity type.
5. The semiconductor arrangement of claim 4 , wherein the substrate comprises the first conductivity type.
6. The semiconductor arrangement of claim 5 , comprising:
a deep well in contact with the first shallow well and the second shallow well.
7. The semiconductor arrangement of claim 6 , wherein the deep well comprises the second conductivity type.
8. The semiconductor arrangement of claim 1 , comprising:
a deep well in contact with the first shallow well and the second shallow well.
9. The semiconductor arrangement of claim 8 , wherein:
the deep well comprises the second conductivity type, and
the substrate comprises the first conductivity type.
10. The semiconductor arrangement of claim 1 , comprising:
a third semiconductor device adjacent the first semiconductor device, the third semiconductor device comprising:
a third gate over a third shallow well formed in the substrate, the third shallow well comprising the second conductivity type; and
a fourth active area in the third shallow well on a first side of the third gate, wherein:
a second sidewall of the first shallow well abuts a sidewall of the third shallow well, and
the first active area is disposed on a second side of the third gate and is shared by the first semiconductor device and the third semiconductor device.
11. The semiconductor arrangement of claim 10 , comprising:
a deep well in contact with the first shallow well, the second shallow well, and the third shallow well.
12. The semiconductor arrangement of claim 11 , wherein:
the deep well comprises the second conductivity type, and
the substrate comprises the first conductivity type.
13. The semiconductor arrangement of claim 1 , the first semiconductor device comprising a gate dielectric disposed between the first shallow well and the first gate, wherein the gate dielectric is in contact with the first shallow well.
14. A semiconductor arrangement, comprising:
a first semiconductor device comprising:
a first gate over a first shallow well formed in a substrate, the first shallow well comprising a first conductivity type;
a first active area in the first shallow well on a first side of the first gate, the first active area comprising the first conductivity type; and
a second active area in the first shallow well on a second side of the first gate, the second active area comprising the first conductivity type; and
a second semiconductor device adjacent the first semiconductor device, the second semiconductor device comprising:
a second gate over a second shallow well formed in the substrate, the second shallow well comprising a second conductivity type; and
a third active area in the second shallow well on a first side of the second gate, wherein:
a sidewall of the first shallow well abuts a sidewall of the second shallow well, and
the second active area is disposed on a second side of the second gate and is shared by the first semiconductor device and the second semiconductor device.
15. The semiconductor arrangement of claim 14 , comprising:
a deep well in contact with the first shallow well and the second shallow well.
16. The semiconductor arrangement of claim 15 , wherein the deep well comprises the second conductivity type.
17. A semiconductor arrangement, comprising:
a first semiconductor device comprising:
a first gate over a first shallow well formed in a substrate, the first shallow well comprising a first conductivity type;
a first active area in the first shallow well on a first side of the first gate, the first active area comprising a second conductivity type; and
a second active area in the first shallow well on a second side of the first gate, the second active area comprising the second conductivity type; and
a second semiconductor device adjacent the first semiconductor device, the second semiconductor device comprising:
a second gate over a second shallow well formed in the substrate, the second shallow well comprising the second conductivity type; and
a third active area in the second shallow well on a first side of the second gate, wherein:
a first sidewall of the first shallow well abuts a sidewall of the second shallow well, and
the second active area is disposed on a second side of the second gate and is shared by the first semiconductor device and the second semiconductor device.
18. The semiconductor arrangement of claim 17 , wherein the third active area comprises the second conductivity type.
19. The semiconductor arrangement of claim 17 , comprising:
a third semiconductor device adjacent the first semiconductor device, the third semiconductor device comprising:
a third gate over a third shallow well formed in the substrate, the third shallow well comprising the second conductivity type; and
a fourth active area in the third shallow well on a first side of the third gate, wherein:
a second sidewall of the first shallow well abuts a sidewall of the third shallow well, and
the first active area is disposed on a second side of the third gate and is shared by the first semiconductor device and the third semiconductor device.
20. The semiconductor arrangement of claim 19 , comprising:
a deep well in contact with the first shallow well, the second shallow well, and the third shallow well.
