Abstract

To provide a polybenzoxazole substrate material, and a film thereof, simultaneously exhibiting a high glass transition temperature, high transparency, low birefringence, low absorptivity and satisfactory toughness. There is provided a substrate material of polybenzoxazole of = 80 ppm/K linear thermal expansion coefficient (load: 0.5 g/m film thickness, rate of temperature rise: 5 DEG C/min) and = 0.4 dL/g intrinsic viscosity, composed of repeating units consisting mainly of a monomer unit of the formula: (1) wherein R is a bivalent alicyclic group.
