Abstract
Изобретение относитс к способам получени полупроводниковых твердых растворов CuAlxini-xS2, которые могут быть использованы как материалы дл изготовлени светодиодов дл видимой и ультрафиолетовой областей, солнечных элементов. Цель изобретени - ускорение и упрощение способа получени однородных и гомогенных твердых растворов CuAlxlni-xS2. На дно кварцевой ампулы загружают серу с избытком дл создани давлени под расплавом 2 - 2,5 атм, и в верхнюю часть ампулы помещают тигель с медью, индием и алюминием. Нагревают расплав в тигле до температуры, превышающей температуру ликвидуса на 20 - 30 К, а затем провод т синтез при взаимодействии паров серы с расплавом. При этом нагрев серы сначала ведут до 650 - 670 К с выдержкой 2 - 3 ч, затем до 900 - 920 К. Синтез и последующее охлаждение провод т при непрерывной вибрации ампулы, а затем провод т отжиг при 1170 - 1190 К. Температуру гор чей зоны в течение 2 ч устанавливают равной 1420 К, а затем включают вибрацию и повышают температуру холодной зоны до 670 К. При этих услови х выдержку провод т в течение 2 ч дл протекани реакции между парообразно серой и металлическими компонентами. Затем температуру холодной зоны повышают до 920 К с последующей повторной выдержкой в течение 3 ч дл полноты протекани реакции между парами серы и расплавом. По истечении указанного времени температуру гор чей зоны понижают со скоростью 100 К/ч с включением вибрации до комнатной температуры . Дл гомогенизации полученных сплавов провод т отжиг при 1170 К в течение 500 ч. Откачанную и запа нную ампулу размеща- ют в вертикальной двухзонной печи, как показано на фиг. 1. Температуру гор чей зоны быстро повышают (в течение 2 ч) до 1450 К, включают вибрацию, а затем постепенно повышают температуру холодной зоны до 650 К. В таких услови х ампулу в печи выдерживают в течение 3 ч и дальше повышают температуру холодной зоны до 900 К.
