Description

Methods for measuring thicknesses, e.g. thin films, are known.

A distinctive feature of the described method is that the film thickness of the sample is determined by the ratio of simultaneously measured induced activities in the film of the sample and the film of the standard of known thickness.

This method improves the accuracy of measuring thin film thicknesses.

е. с его толщиной при неизменных остальных параметрах .The essence of the described method is based on a well-known regularity linking the number of radioactive atoms formed by nuclear radiation on a substance with the amount of the initial substance, i.e., its thickness with the remaining parameters unchanged.

A sample film, the thickness of which must be measured, and a reference standard of known thickness, made of the same material, are simultaneously irradiated in the same geometrical conditions in an activating radiation beam (protons, neutrons, r-quanta). The thickness of the film is determined by the ratio of the activities resulting from the irradiation of the activities in the sample film and its control standard.

After irradiating the activity of the sample and the standard, the films are measured at the same settings,

In the case of using high energy particles for activating the films, it is necessary to take into account the effect of knocking out activated recoils from the sample and film standard.

To do this, the sample and film standard must be enclosed between two foils that catch flying out recoil drafts.

In this case, the activity of the film material should be determined.

No. 149230-2 of the invention

A method for measuring thicknesses, e.g. films, characterized in that, in order to achieve the accuracy of measuring thin film thicknesses, the induced activity in the sample film and the reference film of known thickness are measured simultaneously and the thickness of the sample film is determined by their ratio.
