Abstract
Description
The invention relates to the field of microelectronics, in particular, to the technology of creating metal-stimulated etching using silver as a catalyst for semiconductor structures with a developed surface, such as whisker nanocrystals, porous layers, which are the elemental base of functional microelectronics.
A known method according to which whiskers of silicon is obtained by a method that includes two stages, in the first of which the exposure of the silicon substrate is carried out in an aqueous solution: hydrofluoric acid or its salt, at a concentration of from 1.5 to 10 M; metal salts with a content of 5 to 100 mm, capable of chemical deposition of metal on a silicon surface in the presence of fluoride ions, and alcohol with a content of 1 to 40 vol. % at a temperature from 0 to 30 ° C, for example 20 ° C, for 5 to 15 minutes, and in the second, following the first, in the second solution containing hydrofluoric acid and a ferric salt, for example Fe (NO 3 ) 3 , or other substances that cause an increase in the content of nitrate ions, the temperature of the solution is increased to 40-75 ° C for a period of 40-45 minutes [1]. The disadvantage of this method is the need to increase the temperature of the solution to increase the height of the silicon columns.
A known method in which the formation of an array of silicon nanowires is produced in solutions of HF, H 2 O 2 and H 2 O or NH 4 F, H 2 O 2 , and H 2 O using a multilayer porous metal film [2]. The disadvantage of this method is the need to use a porous metal mask, which is a technologically complex process, since it requires its application and subsequent removal.
The closest method is that a layer of porous silicon nanowires is grown by sequential aging in the following solutions on a substrate of p-type monocrystalline silicon with a crystallographic orientation of the surface (100) with a specific surface resistance of 1 to 10 mOhm⋅cm: first, in aqueous a solution of silver nitrate with a concentration of from 0.02 to 0.04 mol / L and hydrofluoric acid with a concentration of 5 mol / L in a 1: 1 ratio for a time of 30 to 60 s for applying silver nanoparticles to the surface silicon wafer; then in a mixture of hydrofluoric acid with a concentration of 5 mol / l and 30% hydrogen peroxide in a ratio of 10: 1 for a time from 20 to 60 minutes for the formation of silicon nanowires as a result of chemical etching of the silicon wafer in places coated with silver nanoparticles; and finally, in a 65% nitric acid solution over a period of 10 to 20 minutes to remove silver nanoparticles and stabilize the surface of silicon nanowires, resulting in porous silicon nanowires with a length of 2 to 5 μm, a cross-sectional size of 30 up to 300 nm, having luminescence in the range from 650 to 850 nm, the intensity of which depends on the presence of oxygen molecules [3]. The disadvantage of this method is the narrow spectrum of the length of the obtained silicon nanowires and a wide range of lengths of the cross section, and the ability to control these parameters is not indicated.
The objective of the invention is to improve the quality of the layers of porous silicon nanowires due to a narrow range of cross sections, a wide range of lengths, the possibility of self-regulation.
The method of forming silicon filaments by metal-stimulated etching using silver, which consists in growing a layer of porous silicon nanowires by chemical etching of single-crystal silicon with crystallographic orientation of the surface of the p-type conductivity plate (100) in places coated with silver in a solution containing hydrofluoric acid, hydrogen peroxide, s further washing in a 65% solution of nitric acid to remove silver particles and reaction products, characterized in that the specific resistance yn like p-, and n-type conductivity is in the range from 10 to 12 mΩ⋅cm Ω⋅sm, the etching solution comprises deionized water, the volume of which is 1/10 of the etching solution of HF: H 2 O 2: H 2 O with a ratio of components of 25: 10: 4, respectively, and silver with a concentration in solution of 2.9⋅10 -4 to 26⋅10 -4 mol / l.
The specific resistance of the silicon wafer in the range from 10 mΩ⋅cm to 12 Ω⋅cm is a necessary condition for solving the problem, since for ρ values exceeding 12 Ω⋅cm, the length of the formed filaments will be below 450 μm due to the lower concentration of the main charge carriers h + . The silver concentration in the solution from 2.9⋅10 -4 to 26⋅10 -4 mol / L is a necessary condition for solving the problem, since only such a concentration of Ag allows the formation of an array of Si nanowires. At a silver concentration in the solution below 2.9⋅10 -4 mol / L, a porous layer forms on the silicon surface; at a silver concentration in the solution above 26⋅10 -4 mol / L, silicon completely dissolves. The addition of 1/10 of the water to the solution reduces the concentration of H 2 O 2 and HF, as a result of which the cross-sectional size of silicon nanowires from 100 to 300 nm is ensured.
The method is as follows. The p- and n-type silicon substrate, purified by the standard method, with a crystallographic surface orientation of (100) with a specific resistance of 0.01 to 12 Ω⋅cm is placed in a fluoroplastic cell for liquid chemical etching in a solution of the following composition: 25 parts of hydrofluoric acid HF (40%); 10 parts of hydrogen peroxide H 2 O 2 (30%); 4 parts of deionized water containing silver with a concentration in the solution from 2.9 -10 -4 to 26⋅10 -4 mol / l until the formation of silicon nanowires from 2 to 450 μm in length due to the successive reactions of silver deposition on the silicon surface and etching. The end of the etching is visually fixed when the gas evolution process is stopped, since all silver goes into a water-insoluble silver silicate compound. After that, the silicon nanowire wafer is washed in deionized water, dried and immersed in nitric acid (65%) for 15 minutes to remove Ag 2 SiO 3 . After that, the silicon wafer is washed again in deionized water and dried. All actions are carried out at room temperature.
An example of a specific implementation. The self-regulating method allows the formation of porous silicon filaments with a length of 2 to 450 μm and a cross section of 100 to 300 nm, which consists in the fact that on a silicon plate doped with boron or phosphorus, with a crystallographic surface orientation (100) with a resistivity of 0.01 up to 12 Ohm⋅cm by metal-stimulated etching in a solution of HF: H 2 O 2 : H 2 O (25: 10: 4) containing silver with a concentration in the solution from 2.9⋅10 -4 to 26⋅10 -4 mol / l, at a temperature of from 20 to 30 ° C over a period of 20 to 60 minutes, a layer of porous silicon filaments is formed, about duce due to reactions occurring successively deposition of silver on the surface of Si and etching, wherein the length filaments are strictly determined by the concentration of silver in solution; Further, silicon substrates with locally located porous filaments are kept in a 65% solution of nitric acid for a period of 15 minutes to remove water-insoluble silver silicate, the formation of which helps to stop the etching of silicon due to the transition of silver ions to the bound state and gradual depletion.
HF-H2O2-H2O.The etching process is self-regulating, that is, etching is stopped due to depletion of the catalyst during the transition of silver ions to silver silicate. This allows you to control the length of the silicon filaments by introducing silver with a concentration of from 2.9 · 10 -4 to 26 · 10 -4 mol / l in a solution of HF-H 2 O 2 -H 2 O.
