В современном производстве полупроводниковых чипов по мере развития технологий микролитографии наблюдается тенденция к уменьшению критического размера (КР) изготавливаемых структур. Критическим размером называют один из характерных размеров наноструктуры, представляющий интерес и размер которого составляет несколько десятков нанометров. Требования к понижению необходимого шага сканирования и точности позиционирования объекта вдоль фокуса возрастают при уменьшении характерных размеров объекта, что в условиях вибраций может снижать точность измерений и надежность всей измерительной системы в целом. Кроме того, механический способ сканирования заведомо ограничивает скорость измерения, которая важна в ряде практически важных измерительных задач полупроводникового производства. In this regard, inspection methods that do not require mechanical scanning of the sample or individual components of the measuring system have a significant advantage.

В предпочтительном варианте рассматриваются способ оптимизации и способ расчета библиотеки изображений. В способе оптимизации наилучшая оценка КР находится путем одновременной минимизации абсолютных значений разности соответствующих изображений из измеренного ряда и рассчитываемого ряда. В способе расчета библиотеки изображений ряд измеренных изображений последовательно сравнивается с рядами заранее рассчитанных изображений при условии, что значение КР меняется в известном интервале значений. На Фиг.10 (вид 10.1) приведен пример результата регистрации ряда изображений точечного источника с различной степенью дефокусирования, полученных при сканировании длины волны источника света в схемах реализации оптической измерительной системы, представленных на Фиг.3, 5, 7. На Фиг.10 (вид 10.2) приведен пример результата регистрации ряда изображений точечного источника с различной степенью дефокусирования, полученных в схемах оптической измерительной с реализацией пространственно-спектрального разрешения, представленных на Фиг.6, 8. По горизонтальной оси в направлении дисперсии элемента 14 изменяется степень дефокусирования точечного источника (условно показана на рисунке). Она равна нулю при λ=λ4 и максимальна при λ=λ1 и λ=λ7. По вертикальной оси изменяется пространственное распределение интенсивности в дефокусированном изображении точечного источника. В данном варианте реализации модуля регистрации изображений в выбранных условиях облучения образца 5 и регистрации его изображения все необходимые дефокусированные изображения регистрируются одновременно. Диспергирующий элемент 14 обеспечивает пространственное разделение дефокусированных изображений на детекторе 7, а необходимая степень дефокусирования каждого из изображений достигается за счет конструкции модуля 10. При этом ни механического перемещения образца 5 вдоль фокуса, ни перестройки длины волны источника излучения не требуется. В данной конструкции измерительной системы с реализацией пространственно-спектрального разрешения в модуле регистрации ряда изображений с различной степенью дефокусирования спектральное разрешение, а следовательно, неопределенность степени дефокусирования объекта, измеряемая вдоль горизонтальной оси детектора, определяется, в основном, размером наноструктуры в направлении дисперсии элемента 14. Причем результатом сравнения должно быть число, показывающее насколько измеренная последовательность изображений близка к рассчитанной последовательности из библиотеки. В ряде случаев для анализа последовательностей изображений с различной степенью дефокусирования вводят понятие «фокус-метрики» [8]. Каждому дефокусированному изображению ставят в соответствие некоторый параметр, который зависит от топологии объекта и степени дефокусирования. Таким параметром, в частности, может быть стандартное отклонение, вычисляемое по цифровому изображению, которое представляет собой двумерный массив данных.
