В настоящее время достигнуто высокое качество автоэпитаксиальных слоев арсенида галлия по электрофизическим свойствам. Несмотря на это эпитаксиальные слои арсенида галлия до сих пор не могут вытеснить кремниевые слои в массовом производстве электронной техники. Связано это с тем, что для современной технологии их производства требуются подложки из монокристаллов арсенида галлия с диаметром 250 мм и более. В работе [2] предложен новый подход к выбору подложек для выращивания эпитаксиальных слоев арсенида галлия, а именно на использовании подложек, изготовленных из интерметаллидов, (к которым относится и сам арсенид галлия), но с металлическим типом проводимости. В этом патенте в качестве подложек впервые предложено использовать монокристаллы интерметаллидов бинарных сплавов NiAl, CoAl, AlTi, NiGa в качестве подложек для эпитаксии арсенида галлия. К достоинству этих материалов подложек следует отнести очень низкое давление паров компонентов, позволяющее не беспокоится о превышении критического давления паров компонентов в процессе синтеза исходного материала интерметаллида и предотвратить (существенно снизить) испарение одного из компонентов в процессе выращивания монокристаллов, которое обычно приводит к нарушению стехиометрии в выращенном монокристалле. С этой точки зрения в отличие от синтеза арсенида галлия, технология выращивания этих монокристаллов более проста и выращивание качественных, достаточно однородных по составу монокристаллов большого размера не представляло больших проблем. К недостаткам этих материалов следует отнести в первую очередь относительно высокую температуру их плавления (например, у NiAl температура плавления равна ~1660°C). From this point of view, in contrast to the synthesis of gallium arsenide, the technology for growing these single crystals is simpler and the cultivation of high-quality, fairly uniform in composition single crystals of large size was not a big problem. The disadvantages of these materials include primarily the relatively high melting point (for example, in NiAl, the melting point is ~ 1660 ° C). This requires the use of special high-temperature equipment for growing single crystals of these compounds. The need to use such equipment makes it difficult to use the simpler horizontal Bridgman method, which is widely used in laboratory practice.
Существенное снижение температуры выращивания монокристаллов для подложек по сравнению с [2] достигнуто при использовании интерметаллических соединений, описанных в патенте [3], который является прототипом предполагаемого изобретение. Проведенные нами исследования по температурной зависимости электрофизических свойств (подвижность электронов в эпитаксиальном слое от температуры подложки в момент выращивания) показывают, что в отличие от обычных случаев, когда повышение температуры подложки способствует повышению подвижности электронов, в нашем случае повышение температуры приводит к ухудшению их электрофизических свойств. По нашему мнению это связно с тем, что при увеличении температуры подложки активизируется процесс диффузии одного из компонентов материала подложки в растущий на нем эпитаксиальный слой арсенида галлия.An X-ray microanalysis of substrates made from grown single crystals showed that these substrates, within the sensitivity of an X-ray microanalysis, are fairly uniform in composition over their entire surface. However, the measurement of the electrophysical properties of the epitaxial layers of gallium arsenide grown on these substrates showed that even at sufficiently low growth temperatures (300-350 ° C), the electrophysical properties of these layers (aging) gradually decrease compared with the properties of layers grown on gallium arsenide substrates. This leads to a severe limitation of the use of such structures in the creation of components of microelectronic devices. Our studies on the temperature dependence of the electrophysical properties (electron mobility in the epitaxial layer on the substrate temperature at the time of growing) show that, in contrast to ordinary cases, when an increase in the substrate temperature increases the electron mobility, in our case, an increase in temperature leads to a deterioration in their electrophysical properties . In our opinion, this is due to the fact that with an increase in the substrate temperature, the process of diffusion of one of the components of the substrate material into the epitaxial layer of gallium arsenide growing on it is activated.

This diffusion of components from the substrate into the growing layer at elevated temperatures occurs almost constantly, which leads to a deterioration in the stability of the electrophysical parameters of the grown layer.

Нами были выращены монокристаллы этих интерметаллидов, из них готовились подложки для эпитаксиального роста и проводился процесс эпитаксиального роста методом молекулярной эпитаксии по известным методикам, описанным, в частности, в патенте [2]. Проведенные нами исследования подтвердили, что качество эпитаксиальных структур GaAs, выращенных на поверхности этих интерметаллических соединении отличаются достаточно высоким совершенством, пригодным для приборного применения. Главным их достоинством является стабильность электрофизических свойств во времени: контрольные измерения таких важных параметров эпитаксиальных слоев как подвижность и концентрация электронов в течение года не обнаружило никаких заметных изменении.We have grown single crystals of these intermetallic compounds, prepared substrates for epitaxial growth from them, and carried out the process of epitaxial growth by molecular epitaxy using known methods described in particular in the patent [2]. Their main advantage is the stability of electrophysical properties over time: control measurements of such important parameters of the epitaxial layers as mobility and electron concentration during the year did not reveal any noticeable changes.
