Abstract
Description
The present invention relates to an exposure apparatus, and more particularly, to a pellicle for extreme ultraviolet exposure containing a yttrium compound installed in a mask used in an exposure process using extreme ultraviolet rays.
As the semiconductor industry develops and the degree of integration of semiconductor devices is improved, electronic devices are becoming smaller and lighter. In order to improve the degree of integration of semiconductor devices, the advancement of exposure technology is required.
Currently, technology is developing in the direction of realizing a fine pattern of a semiconductor by reducing the wavelength of the light source. Among them, Extreme Ultraviolet (EUV) exposure technology, which is a next-generation technology, is a technology that can implement a fine pattern with one resist process.
An extreme ultraviolet exposure apparatus used in a semiconductor process includes a light source power, a resist, a pellicle, and a mask. The pellicle is installed on the mask to prevent foreign substances generated during the exposure process from adhering to the mask, and is selectively used depending on the exposure apparatus.
In the extreme ultraviolet exposure process, there was an expectation in the beginning that a clean system would be built and no pellicle would be needed. However, it was confirmed that contamination of the mask by the tin particles and extreme ultraviolet sensitizer generated during the oscillation process of the light source and foreign substances generated in the driving unit inside the device during the driving process after the actual exposure device was built.
Therefore, in the extreme ultraviolet exposure process, in order to prevent contamination of the mask, the pellicle is recognized as an essential material. When a pellicle is used, defects smaller than 10,000 nm in size are negligible.
The pellicle for extreme ultraviolet exposure is required to have a size of 110mm x 144mm to cover the mask, and an extreme ultraviolet transmittance of 90% or more is required in order to minimize deterioration in productivity due to loss of a light source. A level of mechanical stability that can not be damaged by physical movement up to 20G inside the extreme ultraviolet exposure device and thermal stability that can withstand a thermal load of 250W or more based on a 5nm node are required. In addition, chemical durability that does not react to hydrogen radicals generated in an extreme ultraviolet environment is also required.
Currently, domestic and foreign pellicle developers are developing polycrystalline silicon (p-Si)-based or SiN-based transparent materials. These materials do not satisfy the transmittance of 90% or more, which is the most important condition of the pellicle for extreme ultraviolet rays. Since these materials have weak points in thermal stability, mechanical stability, and chemical durability in an extreme ultraviolet exposure environment, process development research is being conducted to supplement their properties. For example, materials such as Mo, Ru, and Zr have been selected and studied as materials for solving the problems of SiN-based materials, but it is difficult to maintain the shape by manufacturing them with a thin thickness.
And recently, a pellicle having an extreme ultraviolet transmittance of 85% or more and thermal, chemical and mechanical stability in an extreme ultraviolet output environment of 350W or more after an irradiation intensity of 250W is required.
Accordingly, it is an object of the present invention to provide a pellicle for extreme ultraviolet exposure containing a yttrium compound having an extreme ultraviolet transmittance of 85% or more in an extreme ultraviolet output environment of 350W or more.

First embodiment]
1 is a cross-sectional view showing a pellicle for extreme ultraviolet exposure containing a yttrium compound according to a first embodiment of the present invention. And FIG. 2 is an enlarged view of part A of FIG. 1 .
1 and 2, the
The
Due to this, the
The
The
기판(10)의 중심 부분에 형성된 개방부(13)는 MEMS(Micro-Electro Mechanical Systems)와 같은 미세 가공 기술을 이용하여 형성할 수 있다. The
And the
The
In addition, the
Here, the yttrium compound-containing layer included in the pellicle layer may be formed as a single layer or multiple layers.
The yttrium compound-containing layer may be a yttrium compound layer composed only of the above-described yttrium compound.
Alternatively, the yttrium compound-containing layer may include a quaternary material represented by an M-A-Si-yttrium compound (M is Zr, Mo, Ru, W, Ti or Ir, and A is B, C, N or O).
The yttrium compound-containing layer represented by the M-A-Si-yttrium compound may be implemented in various ways.
For example, when the yttrium compound is YF 3 , the yttrium compound-containing layer includes MA x Si y YF 3 (x+y≥1), or MA x YF 3 (x≥1) and M-Si y YF 3 (y≥1) ) may be included.
The yttrium compound-containing layer may have a structure in which at least one MA x YF 3 (x≥1) layer and at least one M-Si y YF 3 (y≥1) layer are alternately stacked.
Alternatively, the yttrium compound-containing layer may include a laminate and a yttrium compound layer formed on the inner, upper or lower surface of the laminate. For example, the laminate has a structure in which at least one ZrB 2 layer and at least one ZrSi 2 layer are alternately stacked. And the YF 3 layer is formed on at least one interface between the ZrB 2 layer and the ZrSi 2 layer, the upper surface or the lower surface of the laminate.
여기서 코어층(21)이 이트륨화합물 함유층인 경우, 캡핑층(29)의 소재는 이트륨화합물, B, C, Zr, B4C, BN, 금속산화물, SiNx(x≥1), MoSi2, RuC, NbCx(0<x≤1), ZrSix(x≤2), ZrCx(0.3≤x≤1), ZrBx(2<x<16), ZrBxSiy(x≥2, y≥2), ZrCxBy(0.8≤x≤1.2, y≥2) 및 ZrCxSi(0.8≤x≤1.2, y≤2) 중에 적어도 하나를 포함할 수 있다.Here, when the
When the
The
In this case, the
And by removing the central portion of the
As such, the
Since the yttrium compound has excellent mechanical strength, chemical resistance and thermal stability, the
In addition, the yttrium compound-containing layer can be formed by depositing with a dense and uniform thickness through an ALD process. For this reason, the
