Abstract
Description
The present invention relates to a method for growing a diamond single crystal using a next-pole DC power plasma chemical vapor deposition apparatus, and more particularly, to use a single crystal diamond as a seed and to grow a diamond single crystal on a single crystal diamond seed using a DC power plasma chemical vapor deposition method. It relates to a diamond single crystal growth method using a next-pole DC power plasma chemical vapor deposition apparatus.
In 1955, the United States of America GE (HPHT, High Temperature High Pressure) method of diamond synthesis was known. The diamond produced by this HPHT method is in the form of particles (Grit) and has a size of several hundred μm. These diamond particles can be grown by the HPHT method, where the size of the diamond is in cm. According to the chemical vapor deposition (CVD) method proposed in the 1980s, diamond is formed into a polycrystalline film. The free film polycrystalline film is made in the form of “direct coating” deposited as a coating having a micron-level thickness on the base material, or “free film” obtained by separating the synthesized diamond film from the substrate after about 2 mm thickness on the base material. It can be made of a wafer (about 100 mm in diameter).
On the other hand, a "CVD single crystal diamond growth technique", which is a method of using a single crystal diamond substrate as a base material and thickly growing the base material single crystal diamond by a CVD method, has been proposed.
In general, the CVD method is largely divided into two types, a hot filament (HF CVD, hot filament CVD) method and a plasma CVD, depending on the energy source. In the case of plasma CVD, it can be divided into microwave and DC power arc according to the energy source for generating plasma. To date, the CVD synthesis (device) method used for single crystal diamond growth is mainly a microwave method (device using microwave plasma).
However, the diamond single crystal growth method using the DC power plasma chemical vapor deposition apparatus using the conventional microwave plasma (MW PACVD, Micro-wave plasma CVD) method has a problem that the growth rate of single crystal diamond is very slow. In addition, in the conventional DC power plasma chemical vapor deposition apparatus, when a substrate on which diamond is deposited serves as an anode, and thus a highly crystalline diamond seed that is a non-conductive material covers the substrate, there is a problem that plasma is lost.
The present invention is to solve a number of problems, including the above problems, by using a multi-cathode next-pole direct current power plasma chemical vapor deposition method to increase the growth rate of single crystal diamond faster than the conventional and the loss of plasma An object of the present invention is to provide a diamond single crystal growth method using a next-pole DC power plasma chemical vapor deposition apparatus that can be prevented. However, these problems are exemplary, and the scope of the present invention is not limited thereby.

For example, when current flows only to some of the cathodes N of each cathode device of the
Accordingly, each negative electrode device of the
In addition, when the structure of the
For example, the
In addition, so that the plasma (P) is stably generated and the single crystal diamond seed (S) can be easily grown, the single crystal diamond seed (S), the height of the projection from the top surface of the stage substrate 70 (h) So as to have, it can be accommodated in the seed receiving groove (71). At this time, the
For example, when the protruding height h of the single crystal diamond seed S exceeds 0.5 mm, the effect that the
In addition, as illustrated in FIG. 3, the
In addition, the next-pole DC power plasma chemical
More specifically, as shown in FIG. 4, in the cathode device combination of the
At this time, the
When the structure of each
For example, the cathode N can be suspended in the interior space A of the chemical
The negative
At this time, the negative electrode (N) and the negative electrode suspension rod (32c), the high melting point carbides such as tungsten carbide, tantalum carbide, titanium carbide, tungsten, tantalum, so as not to cause deformation even at a high temperature of 2000 ℃ or more when the plasma (P) occurs, tungsten, tantalum It may be desirable to be made of a high melting point metal material.
In addition, as illustrated in FIG. 5, the negative
More specifically, as illustrated in FIG. 4, a plurality of screw hole portions H may be radially conformal to one center screw hole portion CH formed in the center portion of the lower surface of the
Accordingly, the position of the screw hole portion H to which the negative
For example, as shown in FIG. 7, the
As another example, when the synthesis conditions of the single crystal diamond are changed and the separation distance D between each cathode N needs to be adjusted to generate a uniform plasma P, as shown in FIG. 8, the central cathode device ( 31) Fasten the separation distance (D) between each cathode (N) by fastening each cathode suspension rod (32c) of the surrounding cathode device (32) to the screw hole (H) in the eccentric position of the cathode holder (32b). It can be adjusted to a second separation distance (D2) different from one separation distance (D1). At this time, the separation distance (D) between each cathode (N) may be preferably 35mm to 50mm, the separation distance (D) between each cathode (N) may be formed the same.
Such, the process of adjusting the separation distance (D) between the cathode (N) can be carried out simply by separating the
The diamond single crystal growth method using the next pole DC power plasma chemical
For example, in the stage substrate preparation step, a
Subsequently, in the step of seating the stage substrate, the
Subsequently, in the diamond seed growth step, under a predetermined condition, power is supplied to each of the cathodes N connected to the DC
The specific process of the diamond seed growth step, for example, the horizontal and vertical within 7mm each and the thickness of 0.3mm to 0.5mm plate-shaped single crystal diamond seed (S) containing the
Subsequently, about 200 sccm of hydrogen gas is introduced into the inner space A through the
Subsequently, methane gas may be supplied to start diamond single crystal growth on the single crystal diamond seed S accommodated in the
Therefore, according to the next-pole DC power plasma chemical
