Defect number analysis for defects greater than 0.16 μm was performed using KLA-Tencor's SP1 metrology tool. Given numbers of randomly selected defects (shown in Table 2) were reviewed using KLA-Tencor's SEM EDR5200 metrology tool to identify Te residue defects. The determination of the residuals of the defects was then estimated to evaluate the total number of Te residue defects. The results of the polishing test are shown in Table 2.
