Abstract
본 발명은 a) 투명전극의 상부에 n형 또는 p형 양자점 용액을 코팅하는 단계; b) 상기 코팅면의 상부에 a)단계에 사용된 양자점과 반대되는 p형 또는 n형 양자점 용액을 코팅하는 단계; 및 c) 전극을 코팅하는 단계;를 포함하는 태양전지 셀의 제조방법에 관한 것이다.
Description
본 발명은 양자점을 이용한 인쇄 태양전지의 제작 방법에 관한 것이다. 더욱 상세하게는 p나 n형의 반도체 특성을 갖는 양자점을 용액 공정을 통하여 합성하고, 산화아연을 이용하여 인쇄 방법으로 제작 된 투명전극 위에 공기 중에서 간단한 프린팅 방법을 통하여 태양전지를 제작하는 방법에 관한 것이다.
태양전지 제작에 있어서 실리콘을 기반으로 하는 실리콘 태양전지의 기술이 발달되어 왔다. 하지만 실리콘 태양전지의 경우 실리콘 웨이퍼의 가공 가격이 비싸고 제작 공정이 복잡하다는 단점이 있다. 최근 들어 이러한 실리콘 기반의 태양전지를 대체하고자 하는 연구들이 많이 진행되고 있다. 대표적인 태양전지로는 비정질 실리콘 태양전지, 유기물 태양전지, CIGS 태양전지 등이 있다. 하지만 이런 태양전지의 경우도 효율의 한계가 있고 기존 진공 증착 방식을 이용하여 제작된 ITO나 SnO2:F를 기판으로 이용하여 태양전지의 가격이 비싸며 전체 공정이 진공상태에서 이뤄진다는 공정상의 문제가 있고, 특히 유기물 태양전지의 경우 장시간 대기 중에 노출 시 안정성에 대한 문제점을 갖고 있다. 본 발명은 이러한 단점들을 극복하여 간단한 제작 공정으로 고효율의 태양전지를 제조하고자 산화아연을 이용하여 인쇄 방법으로 제작 된 투명전극 위에 p, n형 양자점을 이용한 태양전지의 개발에 대한 내용이다.
기존의 태양전지 구조에서 일반적으로 이용되는 광흡수 물질은 자외선이나 가시광 영역의 빛을 흡수하여 태양전지의 특성을 나타내기 때문에 자외선, 가시광선, 적외선 영역으로 구성된 태양의 빛을 완벽하게 이용 할 수 없다는 단점이 있다.
상기 문제점을 해결하고자 본 발명은 자외선이나 가시광 영역 이외에도 적외선 영역에서 광 흡수반응이 일어 날 수 있고, 용액공정이 가능하여 간단한 공정을 통해서 태양전지의 제작이 가능한 양자점을 이용하고 산화 아연잉크를 이용하여 인쇄 방법으로 제작 된 투명전극을 기판으로 한 태양전지의 제작방법을 제공하는 것을 목적으로 한다.
구체적으로 본 발명은
a) 투명전극의 상부에 n형 또는 p형 양자점 용액을 코팅하는 단계;
b) 상기 코팅면의 상부에 a)단계에 사용된 양자점과 반대되는 p형 또는 n형 양자점 용액을 코팅하는 단계; 및
c) 전극을 코팅하는 단계;
를 포함하는 태양전지 셀의 제조방법에 관한 것이다.
또한, 상기 a) 및 b)단계 시 양자점 용액을 코팅 후 소성하는 단계를 더 포함할 수 있다.
본 발명은 상기 p형 양자점 용액 및 n 형 양자점 용액을 제조하고, 이를 이용하여 태양전지 셀을 제조하는데 특징이 있으며, 특히, 졸-겔 합성법으로 제조된 산화아연용액을 스핀코팅 장치를 이용하여 스핀코팅방법으로 형성한 투명전극을 사용하는데 특징이 있다.
본 발명에서 상기 투명전극은 산화아연, ITO 투명전극, FTO 투명전극, 고분자 투명전극, 그라핀 투명전극, CNT 투명전극에서 선택되는 것을 사용할 수 있다.
특히, 본 발명의 투명전극은 졸-겔 합성법으로 제조된 산화아연용액을 스핀코팅 장치를 이용하여 500 ~ 3000rpm으로 투명기판에 코팅한 후, 300 ~ 400℃에서 열처리하는 초기열처리단계를 10 ~ 30회 실시 후, 400 ~ 600℃에서 열처리하고, 불활성가스 분위기에서 열처리한 것을 사용함으로써, 균일하게 형성된 투명전극을 사용하는데 특징이 있다. 상기 투명전극은 표면거칠기가 1 ~ 10nm이고, 두께가 1 ~ 3㎛인 것을 사용하는 것이 바람직하다.
상기 산화아연용액은 모노에탄올아민을 에탄올에 해리시킨 후, 아세트산 아연(Zn(CH3COO)2.2H2O) 및 도핑물질을 첨가하여 50 ~ 70℃에서 반응시키는 것으로 본 출원인이 출원한 10-2010-0047916에 기재된 방법에 의해 합성된 것을 사용할 수 있다. 보다 구체적으로 상기 산화아연용액은 모노에탄올아민을 순수 에탄올에 해리시킨 후, 아세트산 아연(Zn(CH3COO)2.2H2O) 및 도핑물질을 첨가하여 50 ~ 70℃에서 반응시켜 제조한다. 상기 도핑물질은 Al, Mn, Ga, In 및 F에서 선택된 하나 이상의 물질을 사용할 수 있으며, 구체적으로는 AlCl3, NH4F 등을 사용할 수 있으며, 전체 용액 중 아연과의 원자%로 계산하여 0.1 ~ 1 원자% 범위 내에서 첨가하는 것이 바람직하다.
본 발명에서 인쇄 공정에 이용하기 위하여 합성되진 양자점은 CdS, MgSe, MgO, CdO, CdSe, CdTe, InP, InAs, ZnS, ZnSe, CdTe, ZnTe, HgTe, GaN, GaP, GaAs, GaSb, InSb, Si, Ge, AlAs, AlSb, PbSe, PbS, BH 및 PbTe 등을 사용할 수 있다. 이때 상기 양자점은 입경이 1 ~ 10nm인 것이 바람직하다.
보다 구체적으로 본 발명에서 상기 n형 양자점 용액은 평균입경이 1 ~ 10nm인 산화아연(ZnO) 나노입자를 용매에 1ml당 10 ~ 30 ㎎ 분산시킨 것을 사용하고, 상기 p형 양자점 용액은 평균입경이 1 ~ 10nm인 PbS 나노입자를 용매에 1ml당 10 ~ 30 ㎎ 분산시킨 것을 사용할 수 있다. 이때 상기 용매는 에탄올, 헥산 등을 사용할 수 있다.
본 발명에서 상기 n형 양자점 용액 및 p형 양자점 용액은 스핀 코팅, 잉크젯 프린팅, 롤 코팅 또는 닥터 블레이드(doctor blade)법 등을 이용하여 코팅할 수 있다. 이때 코팅두께는 n형 양자점의 경우 약 50~200nm인 것이 바람직하고, p형 양자점인 PbS의 경우 50~150nm인 것이 바람직하다. 두께가 그 미만일 경우 충분한 광 흡수가 일어나지 않아 효율이 떨어지며, 초과할 경우 광 흡수에 의해 생성된 전자-정공 쌍이 소멸되어 효율을 감소시킬 수 있다.
본 발명의 일 구체예는 투명전극의 상부에 평균입경이 1 ~ 10nm인 산화아연(ZnO) 나노입자를 에탄올에 1ml당 10 ~ 30 ㎎ 분산시킨 n형 양자점 용액을 코팅하여 50~200nm의 박막을 형성한 후, 200 ~ 300℃에서 10 ~ 60분간 소성하여 박막을 형성한다. 이후 평균입경이 1 ~ 10nm인 PbS 나노입자를 헥산에 1ml당 10 ~ 30 ㎎ 분산시킨 p형 양자점 용액을 딥코팅하여 50~150nm의 박막을 형성한 후, 별도의 소성 공정 없이 박막을 형성한다. 이후, 상부에 스퍼터 방식으로 전극을 형성한다.
본 발명의 또 다른 구체예는 투명전극의 상부에 평균입경이 1 ~ 10nm인 PbS 나노입자를 헥산에 1ml당 10 ~ 30 ㎎ 분산시킨 p형 양자점 용액을 딥코팅하여 50~150nm의 박막을 형성한 후, 별도의 소성 공정 없이 박막을 형성한다. 이후 평균입경이 1 ~ 10nm인 산화아연(ZnO) 나노입자를 에탄올에 1ml당 10 ~ 30 ㎎ 분산시킨 n형 양자점 용액을 코팅하여 50~200nm의 박막을 형성한 후, 200 ~ 300℃에서 10 ~ 60분간 소성하여 박막을 형성한다. 이후, 상부에 스퍼터 방식으로 전극을 형성한다.
본 발명은 인쇄 방법으로 제작 되어진 산화아연을 투명전극 기판으로 사용하고 자외선, 가시광, 적외선 영역에서 광흡수 특성을 갖는 양자점의 용액 제조를 통한 인쇄 방식으로 태양전지 제작에 적용 할 수 있으며, 이로 인하여 종래 기술에 비하여 공정을 단순화 하여 공정 비용을 절감 할 수 있을 뿐만 아니라 고 효율 태양전지 제작이 가능하다는 효과가 있다.

이하 실시 예 등은 본 발명을 보다 구체적으로 설명하기 위함이며, 본 발명은 이에 한정되지 않는다.
본 발명에 의해 제조된 각 화합물은 SEM, TEM , XRD, UV-vis spectroscopy, 이용하여 분석 하였다.
[제조예 1] PbS 양자점의 합성 및 잉크 제조
3구 둥근 플라스크에 산화납(lead oxide) 0.47g, 올레산(oleic acid) 2g, 1-옥타데센(1-octadencene) 10g를 넣고 진공상태에서 60℃까지 가열 후 2시간 동안 반응하였다. 반응이 종료된 용액은 질소 분위기에서 보관하였다. 용액이 보관되는 동안 글로브박스(glove box)에서 헥사메틸디실라시안(hexamethyldisilathiane) 180㎕와 1-octadencene 5ml를 혼합한 용액을 실린지로 옮겨 담은 후, 질소 분위기에서 보관 중이던 반응 용액에 첨가하고 1분 후, 반응을 종료하고 상온에서 식혔다. 반응된 용액에 헥산 10ml와 에탄올 20ml 혼합된 용액을 첨가하여 원심분리 후, 3번의 정화 공정을 여분의 헥산 10ml와 에탄올 20ml 혼합된 용액을 사용하였다. 원심분리 후 얻어진 PbS 입자의 크기는 5nm이었으며, 헥산에 용해 후, 공기 중에서 보관하였다. 이때 헥산 1ml당 PbS 10mg을 분산시켰다.
도 2에는 합성된 PbS 양자점의 TEM 이미지를 나타내었다. 도 3에는 합성된 PbS 양자점의 XRD data를 나타내었다.
[제조예 2] ZnO 양자점의 합성 및 잉크 제조
가지달린 둥근 플라스크에 아연아세테이트무수물(Zinc acetate dihydrate) 4.4g 과 에탄올 300ml를 넣고 아르곤 가스를 주입 후, 80℃에서 3시간 동안 환류하였다. 반응된 용액은 같은 조건에서 180ml을 증발시키고, 0℃로 식혔다. 용액이 반응되는 동안 수산화리튬(lithium hydroxide) 1.16g을 에탄올 180ml에 넣고 상온에서 교반과 초음파처리를 이용해 분산시켰다.
냉각된 용액에 수산화리튬(lithium hydroxide)용액을 천천히 떨어뜨린 후, 상온에서 2시간 동안 반응 시켰다. 반응된 용액은 vaccume 필터를 통해 필터 시킨 후, 0℃에서 미리 제조해 놓은 3-글리시독시프로필-트리메톡시실란(3-glycidoxypropyl-trimethoxysilane) 1.8ml와 에탄올 30ml 혼합용액을 첨가한 후, 2시간 동안 교반하고 상온에서 24시간 반응시켰다.
반응이 종료된 용액을 헥산과 혼합하여 원심분리 하였다. 3번의 정화를 거쳐 최종 얻어진 산화아연 입자의 크기는 6nm 이었으며, 건조 후, 에탄올에 분산시켜 잉크로 제조되고 아르곤 분위기의 데시게이터에 보관하였다. 이때 에탄올 1ml당 20 ㎎을 분산시켰다.
도 4에는 합성된 ZnO 양자점의 TEM 이미지를 나타내었으며, 도 5는 합성된 ZnO 양자점의 XRD data를 나타내었다.
[제조예 3]
산화아연 용액의 제조
모노에탄올아민 0.214g(ALDRICH)을 순수 에탄올 10ml (ALDRICH)에 해리시킨 후, 아세트산 아연(Zn(CH3COO)2.2H2O) 0.768g(ALDRICH)를 첨가한 후, AlCl3와 NH4F를 1:1중량비로 혼합한 혼합액(Zn의 0.5 원자%)을 도핑 물질로 첨가하고 60℃에서 2시간동안 환류시키며 반응시켰다. 반응이 끝난 용액을 상온에서 식힌 후 0.45㎛ 실린지 필터를 이용하여 여과시켜 산화아연 용액을 제조하였다.
ZnO 투명전극 제조
제조한 0.3M의 산화아연 용액을 스핀코터에 고정 시킨 2.5×2.5cm 유리기판에 도포를 한 후 스핀코팅 스피드를 500rpm으로 조절하여 1㎛ 두께의 산화아연 막을 형성하였다. 이후 350℃에서 5분간 유지 후, 실온에서 5분간 유지하는 초기 열처리과정을 20회 반복하고, 500℃도에서 1시간 최종 열처리를 진행하였다. H 도핑을 통한 전기전도성을 높이기 위하여 N2/H2 혼합가스(N2:H2=9:1 부피비)를 이용하여 450℃에서 1시간 다시 열처리를 하여 산화 아연 투명전도막을 형성하였다.
[실시예 1] PbS/ZnO를 이용한 p-n 접합 양자점 태양전지 제작
아세톤, 증류수, 에탄올에 각각 5분씩 초음파처리를 통해 세척해 놓은 제조예 3의 ZnO 투명전극 위에 미리 에탄올에 분산시켜 놓은 제조예 2의 산화아연 양자점잉크(n형 양자점 잉크)를 2000rpm으로 30초간 스핀코팅해서 산화아연 층을 코팅하고 코팅된 층의 용액을 제거하고 소성시키기 위해 260℃에서 30분간 열처리하였다. 제조된 산화아연 양자점 코팅 층의 두께는 50nm이었다.
제조예 1에 의해 제조된 헥산 1ml에 PbS 10mg을 분산시킨 용액(p형 양자점 잉크)을 준비하고, 1mM의 1,2-ethanedithiol 용액(아세토니트릴(acetonitrile) 용액)을 제조하였다.
미리 제조된 ZnO 양자점이 코팅된 ZnO TCO를 PbS 용액에 딥코팅 후 건조되면 1mM 1,2-ethanedithiol 용액에 딥코팅 하여 상온에서 건조하였다. 일정한 속도로 딥코팅을 20회 반복하였다. 건조된 셀에 스퍼터를 통해 골드 상부전극을 코팅하여 셀을 제작하였다. PbS 양자점의 코팅층 두께는 400nm 이고, 골드 상부 전극의 두께는 200 nm 이고 면적은 0.25 ㎠ 이었다.
[실시예 2] PbS/ZnO를 이용한 p-n 접합 양자점 태양전지의 특성 평가
실시예 1에서 제작 된 셀은 solar simulator(AMASHITADENSO)를 이용하여 100mW/㎠ 의 광원을 조사하여 감광응 특성을 조사하고 하기 식 1에 의해 그 광전 변환 효율 값을 구하였다.

본 발명에서 측정된 값은 Jsc : 0.618mA/cm2 , Voc : 250mV, FF : 0.197 이고 계산된 광전변환 효율의 값은 1.84% 로 [도 6]에 측정된 그래프를 나타내었다.
Claims (8)
- a) 투명전극의 상부에 n형 또는 p형 양자점 용액을 코팅하는 단계;
b) 상기 코팅면의 상부에 a)단계에 사용된 양자점과 반대되는 p형 또는 n형 양자점 용액을 코팅하는 단계; 및
c) 전극을 코팅하는 단계;
를 포함하는 태양전지 셀의 제조방법. - 제 1항에 있어서,
상기 양자점은 CdS, MgSe, MgO, CdO, CdSe, CdTe, InP, InAs, ZnS, ZnSe, CdTe, ZnTe, HgTe, GaN, GaP, GaAs, GaSb, InSb, Si, Ge, AlAs, AlSb, PbSe, PbS, BH 및 PbTe에서 선택된 하나 이상의 화합물인 태양전지 셀의 제조방법. - 제 2항에 있어서,
상기 양자점은 입경이 1 ~ 10nm인 태양전지 셀의 제조방법. - 제 1항에 있어서,
상기 투명전극은 산화아연, ITO 투명전극, FTO 투명전극, 고분자 투명전극, 그라핀 투명전극, CNT 투명전극에서 선택되는 것인 태양전지 셀의 제조방법. - 제 4항에 있어서,
