Description
본 발명은 포토마스크에 관한 것으로서, 특히 포토마스크와 펠리클 부착장치 및 이를 이용한 부착방법에 관한 것이다.The present invention relates to a photomask, and more particularly, to an apparatus for attaching a photomask and a pellicle and an attachment method using the same.
일반적으로 펠리클은 포토마스크 표면을 대기중 분자나 다른 형태의 오염으로부터 보호해주는 장치이다. 즉 포토마스크 패턴에 파티클(particle)이 있을 경우 이 파티클이 웨이퍼에 포커싱되지만, 펠리클이 포토마스크에 장착되게 되면, 펠리클 표면에 파티클이 부착되더라도 웨이퍼 표면에 패턴으로 포커싱되지 않는다. 이를 위해 펠리클은 대략 1㎛ 내외의 투명한 막으로 이루어진다.In general, pellicles are devices that protect the surface of a photomask from airborne molecules and other forms of contamination. 포토마스크(200)에 펠리클(100)을 부탁하기 위해서는, 먼저 포토마스크(200)와 펠리클(100)을 정렬시킨다. 정렬이 이루어진 후에는 포토마스크(200)의 패턴이 있는 상부면에 펠리클(100)을 접촉시킨 상태에서 압력을 가함으로써 마스크 접착제(130)에 의해 포토마스크(200)에 펠리클(100)이 부착되도록 한다. 그런데 이와 같은 과정은 기계적 동작을 통해 이루어지고 있으며, 따라서 압력이 포토마스크(200) 전 영역에 걸쳐 균일하게 인가되지 않을 수 있다. 이 경우 프레임(120)에 왜곡된 장력을 유발하여 부착이 이루어진 후에도 부분적으로 부착이 유지되는 시간이 짧아질 수 있다. 이와 같은 불균일한 압력 인가는 포토마스크(200) 표면에 대해서도 발생되며, 이 경우 포토마스크(200) 표면의 패턴이 왜곡되는 현상이 발생할 수 있다. 이 경우 웨이퍼상에 패턴이 원하는 프로파일로 전사되지 않을 수 있으며, 특히 최근 미세 패턴 형성을 위해 이용되고 있는 듀얼 리소그라피 공정, 즉 2장의 포토마스크를 이용하여 한계 치수 이하의 패턴을 형성하고자 하는 경우 노광장비 내에서 2장의 포토마스크의 위치가 일치되지 않는 레지스트레이션 에러(registration error)가 발생되고, 그 결과 웨이퍼상에 전사되는 패턴 사이의 간격이 불균일하게 되는 문제가 발생할 수 있다.In order to apply the
