Abstract

Description
본 발명은 미세 입자가 형성된 적층형 태양전지에 관한 것이다. 보다 상세하게는 적층형 태양전지의 광전소자 사이에 다수개의 미세 입자(특히, 빛을 반사시킬 수 있는 재질의 미세 입자)를 형성하여 광 반사율과 광 투과율을 정밀하게 제어함으로써, 광전 변환 효율을 향상시킬 수 있는 적층형 태양전지에 관한 것이다.
빛(태양광)을 전기로 변환시키는 태양광 발전의 핵심 소자인 태양전지는 그 응용 범위가 매우 넓다. 하지만, 단일 접합형 태양전지는 광전 변환 효율이 우수한 경우에도 최대 20% 내외에 그치며, 그 외 대부분의 빛은 그대로 투과되거나 반사되어 소실된다. 따라서, 많은 양의 전력을 생산하기 위해서는 대면적의 태양전지가 필요하나, 이는 태양전지의 설치 장소 등에 제한을 가져오고 비용의 상승도 초래하는 문제점이 있다.
이러한 문제점을 해결하고자, 광전소자를 적층한 형태인 탠덤(tandem) 구조의 태양전지가 제안되었다. 이러한, 탠덤 구조의 태양전지는 동일한 기판 면적에서 보다 많은 양의 전기를 생산할 수 있어 단일 접합형 태양전지보다 향상된 광전 변환 효율을 얻을 수 있다는 장점이 있다.
하지만, 종래의 탠덤형 태양전지는 장파장대를 수광하는 에너지 밴드 갭이 작은 하부 광전소자(예를 들면, 다결정 실리콘층으로 이루어진 광전소자)에 비해 단파장대를 수광하는 에너지 밴드 갭이 큰 상부 광전소자(예를 들면, 비정질 실리콘층으로 이루어진 광전소자)로 적층되어 있기 때문에 동일한 입사광일 경우, 에너지 밴드 갭이 작은 하부 광전소자에 비해 에너지 밴드 갭이 큰 상부 광전소자의 광전 변환 효율이 저하되는 문제점이 있었다.
또한, 종래의 탠덤형 태양전지는 복수층의 박막이 적층된 구조를 가지기 때문에 복수의 층간에서 발생하는 빛의 반사, 굴절 등의 현상으로 인해 하부 층으로 내려갈수록 빛의 세기가 크게 감소하여 상부/하부 광전소자에 균일하게 빛을 공급하는데 한계를 가지고 있었다.
따라서, 본 발명은 상기와 같은 종래 기술의 제반 문제점을 해결하기 위하여 안출된 것으로서, 광전소자 사이에 다수개의 미세 입자(빛을 반사시킬 수 있는 재질의 미세 입자)를 형성하여 상부, 하부 광전소자 마다 입사되는 빛을 효율적으로 제어할 수 있는 태양전지를 제공하는데 그 목적이 있다.
또한, 본 발명은 광전소자 사이에 다수개의 미세 입자를 형성하여 상부 광전소자에 요철 구조를 형성할 수 있는 태양전지를 제공하는데 다른 목적이 있다.
본 발명의 상기 목적은 기판; 상기 기판 상에 형성되는 하부전극; 상기 하부전극 상에 형성되는 하부 광전소자; 상기 하부 광전소자 상에 형성되는 다수개의 미세 입자; 상기 미세 입자의 단차를 따라 상기 하부 광전소자 상에 형성되는 상부 광전소자; 및 상기 상부 광전소자 상에 형성되는 상부전극을 포함하는 것을 특징으로 하는 태양전지에 의해 달성된다.
이때, 상기 하부 광전소자는 다수개의 다결정 반도체층이 적층된 다결정 광전소자이고, 상기 상부 광전소자는 다수개의 비정질 반도체층이 적층된 비정질 광전소자일 수 있다.
상기 미세 입자는 금속 분말 또는 상기 금속 분말을 포함하는 광경화성 수지일 수 있다.
상기 금속 분말은 은(Ag) 또는 알루미늄(Al) 일 수 있다.
상기 광경화성 수지는 폴리 카보네이트(Poly Carbonate) 또는 폴리 메틸 메타크릴레이드(Poly Methyl Methacrylate)일 수 있다.
상기 미세 입자는 잉크젯 인쇄 방식으로 형성될 수 있다.
본 발명에 의하면, 광전소자 사이에 형성되는 다수개의 미세 입자의 면적비(전체 면적에서 미세 입자가 차지하는 면적의 비율)에 따라 상부에서 입사되는 광을 반사시키거나, 통과시킬 수 있어 광전소자의 광전 변환 효율을 양호하게 제어할 수 있다.
또한, 본 발명에 의하면, 광전소자 사이에 형성되는 미세 입자의 단차를 따라 형성되는 다른 구성요소들(예를 들면, 상부 광전소자, 상부전극 등)에 요철 구조를 형성할 수 있어, 반사광 손실을 방지하고 광전 변환 효율을 향상시킬 수 있다.

본 명세서에 있어서, 적층형 태양전지란, 광전소자가 다층 접합(multi junction)으로 적층된 구조를 의미하는 것으로, 이하의 상세한 설명에서는 이중 접합인 탠덤형을 중심으로 설명하지만 이에 한정되는 것은 아니며, 이중 이상의 적층 구조를 갖는 태양전지를 포괄하는 개념일 수 있다. 또한, 이하의 상세한 설명에는 편의를 위해 기판(100)의 단위셀 영역(태양전지 중 광전 변환이 일어나는 영역)을 중심으로 설명한다.
도 1 내지 도 4는 본 발명의 일 실시예에 따른 미세 입자가 형성된 적층형 태양전지의 제조 공정을 나타내는 도면이다.
먼저, 도 1을 참조하면, 기판(100)을 준비할 수 있다. 기판(100)의 재질은 투명한 유리 기판을 사용할 수 있으나, 이에 한정되는 것은 아니며 유리, 플라스틱과 같은 투명 재질 또는 실리콘, 금속[예를 들면, SUS(Stainless Steel)]과 같은 불투명 재질을 모두 사용할 수 있다.
한편, 도시되지는 않았지만, 기판(100)의 표면은 텍스쳐링(texturing) 처리될 수도 있다. 본 발명에서 텍스쳐링이란, 기판의 표면을 거칠게 만드는 것으로, 기판 표면에 요철 형상의 패턴을 형성하는 것을 말한다. 텍스쳐링으로 기판의 표면이 거칠어지면 이후 형성되는 다른 층(예를 들면, 하부전극, 광전소자, 상부전극 등)도 소정의 거칠기를 가지는 요철 구조가 되어 입사되는 빛이 반사되어 손실되는 것을 감소시킬 수 있고, 광 포획량이 증가되어 태양전지의 광전 변환 효율을 향상시킬 수 있다. 다만, 본 발명에서는 이후 공정에 의해 미세 입자(10)가 형성되기 때문에 텍스쳐링(texturing) 공정을 생략할 수 있을 것이다.
이어서, 기판(100) 상에 전도성 재질의 하부전극(200)을 형성할 수 있다. 하부전극(200)의 소재는 접촉 저항이 낮으면서 고온 공정을 진행하더라도 전기적 특성이 저하되지 않는 몰리브덴(Mo), 텅스텐(W), 몰리텅스텐(MoW) 중 어느 하나이거나 이들의 합금인 것이 바람직하나 반드시 이에 한정되지 않으며, 통상적인 전도성 소재인 구리, 알루미늄, 티타늄 등 및 이들의 합금 또는 투명한 TCO(Transparent Conductive Oxide)을 포함할 수 있다.
이러한 하부전극(200)의 형성 방법으로는 열 증착법(Thermal Evaporation), 전자빔 증착법(E-beam Evaporation), 스퍼터링(sputtering)과 같은 물리기상 증착법(Physical Vapor Deposition: PVD) 및 저압 화학기상 증착법(Low Pressure Chemical Vapor Deposition: LPCVD), 플라즈마 화학기상 증착법(Plasma Enhanced Chemical Vapor deposition: PECVD), 금속유기 화학기상 증착법(Metal Organic Chemical Vapor Deposition: MOCVD)과 같은 화학기상 증착법(Chemical Vapor Deposition: CVD)을 포함할 수 있다.
다음으로, 도 2 및 도 3을 참조하면, 하부전극(200) 상에는 광전소자(300, 400)를 적층하여 본 발명의 일 실시예에 따른 적층형 태양전지를 구현할 수 있다. 광전소자(300, 400)는 각각 다수개의 반도체층(예를 들면, 실리콘층)이 적층된 구조일 수 있다. 예를 들면, 광전 변환 효율을 향상시킬 수 있고 광전소자(300, 400) 사이에 형성되는 미세 입자(10)를 용이하게 형성(비정질 반도체층보다는 다결정 반도체층 상에 미세 입자 형성이 용이할 수 있음)할 수 있도록, 하부 광전소자(300)는 다결정 반도체층이 적층된 다결정 광전소자로, 상부 광전소자(400)는 비정질 반도체층이 적층된 비정질 광전소자로 구성하는 것이 바람직하다. 이에 관하여는 도 5를 참조한 이하의 상세한 설명을 통해 자세히 알아보기로 한다.
이러한 하부 광전소자(300)와 상부 광전소자(400) 사이에는 다수개의 미세 입자(10)를 더 형성할 수 있다. 미세 입자(10)는 일례로, 빛을 반사시킬 수 있는 재질인 은(Ag), 알루미늄(Al)과 같은 금속 분말일 수 있으나, 보다 용이하게 형성하기 위하여 폴리 카보네이트(Poly Carbonate: PC) 또는 폴리 메틸 메타크릴레이트(Poly Methyl Methacrylate: PMMA)와 같은 광경화성 수지와 상기 금속 분말을 혼합하여 사용할 수도 있다.
보다 상세하게 설명하면, 하부 광전소자(300) 상에 잉크젯 인쇄(inkjet printing) 방식으로 은(Ag), 알루미늄(Al)과 같은 금속 분말을 분사하여 미세 입자(10)를 형성하거나, 은(Ag), 알루미늄(Al)과 같은 금속 분말을 포함하는 광경화 성 수지를 분사하여 미세 입자(10)를 형성할 수도 있다. 이때, 분사되는 속도, 농도, 거리 등을 조건을 조절하여 미세 입자(10)의 크기 및/또는 간격(분포도)을 제어할 수 있는데, 이러한 잉크젯 방식의 인쇄 방법은 공지의 기술이므로 보다 상세한 설명은 생략하기로 한다.
이어서, 하부 광전소자(300) 상에 형성된 미세 입자(10)가 광경화성 수지를 포함하는 경우, 이를 경화시키는 공정을 수행할 수 있다. 즉, 잉크젯 인쇄 공정에서 하부 광전소자(300) 상에 배열된 미세 입자(10)는 소정의 점도를 가지고 있기 때문에, 최종적으로는 미세 입자(10)를 경화시키는 과정이 필요하다. 일례로, 자외선(ultraviolet rays)을 이용하여 미세 입자(10)를 경화시킬 수 있으나, 이후 도 5를 참조하여 설명되는 하부 광전소자(300)의 결정화 공정에서 동시에 경화시킬 수도 있을 것이다. 자외선 경화 방식에 의하여 광경화성 수지를 경화시키는 방법은 공지의 기술이므로 이에 대한 상세한 설명은 생략하기로 한다.
이와 같이 형성된 미세 입자(10)는 상세하게 도시되지는 않았지만 소정 간격을 가지며, 행과 열 방향의 매트릭스(matrix) 구조로 배열할 수 있다. 이때, 미세 입자(10)의 면적비(전체 면적에서 미세 입자가 차지하는 면적의 비율)을 증가시키면, 개구율(전체 면적에서 빛을 통과시키는 면적 비율)이 감소하여 에너지 밴드 갭이 작은 하부 광전소자(300: 다결정 광전소자)에 비해 에너지 밴드 갭이 큰 상부 광전소자(400: 비정질 광전소자)의 광 수집 효율을 향상시킬 수 있어, 종래에 상부 광전소자의 광전 변환 효율이 저하되는 문제점을 해결할 수 있다.
반대로, 미세 입자(10)의 면적비를 감소시키면, 개구율이 증가되어 하부 광 전소자(300)로 수광되는 광의 양이 증가되어 상부 광전소자(400)에 비해 하부 광전소자(300)의 광 수집 효율을 더 향상시킬 수 있다. 따라서, 미세 입자(10)의 면적비를 제어하면, 광전소자(300, 400)에 수광되는 광을 효율적으로 제어할 수 있다.
다음으로, 도 4를 참조하면, 상부 광전소자(400) 상에는 전도성 재질의 상부전극(500)을 형성할 수 있다. 상부전극(500)의 소재는 투명 전도성 재질인 ITO, ZnO, IZO, AZO(ZnO:Al), FSO(SnO:F) 중 어느 하나인 것이 바람직하나 반드시 이에 한정되는 것은 아니다.
이러한 상부전극(500)의 형성 방법으로는 스퍼터링과 같은 물리기상 증착법 및 LPCVD, PECVD, MOCVD와 같은 화학기상 증착법 등을 포함할 수 있다.
이로써, 본 발명의 일 실시예에 따른 미세 입자(10)가 형성된 적층형 태양전지를 형성할 수 있다.
한편, 도시되어 있지 않지만, 미세 입자(10)와 상부 광전소자(400) 사이에는 투명전도체인 연결층(미도시됨)을 추가로 형성될 수 있다. 이러한 연결층은 하부 광전소자(300)와 상부 광전소자(400) 사이에 터널 접합(tunnel junction)이 이루어지게 하여 태양전지의 보다 양호한 광전 변환 효율을 기대할 수 있게 된다. 연결층의 소재로는 ITO, ZnO, IZO, AZO(ZnO:Al), FSO(SnO:F) 중 어느 하나인 것이 바람직하나 반드시 이에 한정되는 것은 아니다. 연결층의 형성 방법으로는 스퍼터링과 같은 물리기상 증착법 및 LPCVD, PECVD, MOCVD와 같은 화학기상 증착법 등을 포함할 수 있다.
한편, 상기와 같은 본 발명의 일 실시예에 따른 적층형 태양전지에서 상부 광전소자(400) 및 상부전극(500)은 하부 광전소자(300) 상에 순차적으로 형성하되, 미세 입자(10)의 단차를 따라 형성되기 때문에 별도의 텍스쳐링 공정 없이도 소정의 거칠기가 형성된 요철 구조(도면에서 굴곡으로 형성된 영역)를 형성할 수 있다. 따라서, 각 층마다 형성된 요철 구조는 반사광에 의한 손실을 감소시킬 수 있어 광전소자(300, 400)에서 보다 우수한 광전 변환 효율을 얻을 수 있다.
도 5는 본 발명의 일 실시예에 따른 광전소자의 상세한 구성을 나타내는 도면이다.
본 발명의 광전소자(300, 400)는 p 형과 n 형 또는 p 형, i 형, n 형의 반도체층을 적층하여 형성할 수 있는데, 본 발명에서는 일례로 p 형, i 형, n 형의 실리콘층을 순서대로 형성한 경우를 설명한다. 이러한, 실리콘층은 광을 수광하여 전력을 생산할 수 있는 기능을 수행할 수 있어, 기능적인 측면에서 광전소자(300, 400)를 의미한다.
도 5를 참조하면, 먼저, 본 발명의 일 실시예에 의한 하부 광전소자(300)는 일례로 3 층의 비정질 실리콘층(미도시함)이 형성될 수 있다. 보다 상세하게 설명하면, 하부전극(200) 상에는 제1 비정질 실리콘층을 형성하고, 이어서 제1 비정질 실리콘층 상에는 제2 비정질 실리콘층을 형성하고, 이어서 하부 제2 비정질 실리콘층 상에는 제3 비정질 실리콘층을 형성하여 비정질 광전소자(300)를 구성할 수 있다. 이때, 제1, 제2, 제3 비정질 실리콘층의 형성 방법으로는 PECVD 또는 LPCVD와 같은 CVD 방법을 이용하여 형성할 수 있다.
이어서, 제1, 제2, 제3 비정질 실리콘층을 고온 열처리하여 결정화하는 과정 을 수행할 수 있다. 즉, 제1 비정질 실리콘층은 제1 다결정 실리콘층(310)으로, 제2 비정질 실리콘층은 제2 다결정 실리콘층(320)으로, 제3 비정질 실리콘층은 제3 다결정 실리콘층(330)으로 각각 결정화할 수 있다. 결국, 제1, 제2, 제3 다결정 실리콘층(310, 320, 330)으로 구성되는 다결정 광전소자(300)가 형성된다.
이러한 하부 광전소자(300)는 다결정 실리콘층이 적층된 구조로 광이 수광되어 발생되는 광기전력으로 전력을 생산할 수 있는 p 형, i 형, n 형의 다결정 실리콘층이 순서대로 적층된 p-i-n 다이오드의 구조일 수 있다. 여기서 i 형은 불순물이 도핑되지 않은 진성(intrinsic)을 의미한다. 또한, n 형 또는 p 형 도핑은 비정질 실리콘층 형성시에 불순물을 인시츄(in situ) 방식으로 도핑하는 것이 바람직하다. P 형 도핑시 불순물로서는 보론(B)을 n 형 도핑시 불순물로서는 인(P) 또는 비소(As)를 사용하는 것이 일반적이나, 이에 한정되는 것은 아니며 공지된 기술을 제한 없이 사용할 수 있다.
이때, 제1, 제2, 제3 비정질 실리콘층의 결정화 방법은 SPC(Solid Phase Crystallization), ELA(Excimer Laser Annealing), SLS(Sequential Lateral Solidification), MIC(Metal Induced Crystallization), 및 MILC(Metal Induced Lateral Crystallization) 중 어느 하나의 방법을 사용할 수 있다. 상기의 비정질 실리콘의 결정화 방법은 공지의 기술이므로 이에 대한 상세한 설명은 본 명세서에서는 생략하기로 한다.
한편, 이상에서는 비정질 실리콘층을 모두 형성한 후에 이들 층을 동시에 결정화시키는 것으로 설명하고 있으나, 하나 또는 두 개의 비정질 실리콘층을 형성한 후 먼저 결정화할 수도 있다.
또한, 도시되지는 않았지만 다결정 실리콘층의 성질을 보다 향상시키기 위하여 결함 제거 공정을 추가로 진행할 수 있다. 본 발명에서는 다결정 실리콘층을 고온 열처리하거나 수소 플라즈마 처리하여 다결정 실리콘층 내에 존재하는 결함(예를 들어, 불순물 및 댕글링 본드 등)을 제거할 수 있다.
한편, 앞서 설명된 바와 같이 본 발명의 일 실시예에 따른 미세 입자(10) 중 광경화성 수지를 포함하는 경우에는 비정질 실리콘층 상에 미세 입자(10)를 더 형성한 후 일괄적으로 열처리하여 결정화와 동시에 경화시킬 수도 있다.
다음으로, 본 발명의 일 실시예에 의한 상부 광전소자(400)는 하부 광전소자(300) 상에 미세 입자(10)를 형성한 후 미세 입자(10)의 단차를 따라 형성되는데, 일례로 제1, 제2, 제3 비정질 실리콘층(410, 420, 430)이 적층된 비정질 광전소자(400) 일 수 있다.
이때, 상부 광전소자(400)는 하부 광전소자(300) 상에 순차적으로 형성하되, 미세 입자(10)의 단차를 따라 형성되기 때문에 별도의 텍스쳐링 공정 없이도 소정의 거칠기가 형성된 요철 구조(도면에서 굴곡으로 형성된 영역)를 형성할 수 있다. 따라서, 각 층마다 형성된 요철 구조는 반사광에 의한 손실을 감소시킬 수 있어 광전소자(300, 400)에서 보다 우수한 광전 변환 효율을 얻을 수 있다.
이상의 상세한 설명에서 본 발명은 구체적인 구성요소 등과 같은 특정 사항들과 한정된 실시예 및 도면에 의해 설명되었으나, 이는 본 발명의 보다 전반적인 이해를 돕기 위해서 제공된 것일 뿐, 본 발명이 상기 실시예들에 한정되는 것은 아 니며, 본 발명이 속하는 기술분야에서 통상적인 지식을 가진 자라면 이러한 기재로부터 다양한 수정 및 변형을 꾀할 수 있다. 따라서, 본 발명의 사상은 상기 설명된 실시예에 국한되어 정해져서는 아니되며, 후술하는 특허청구범위뿐만 아니라 이 특허청구범위와 균등하게 또는 등가적으로 변형된 모든 것들은 본 발명의 사상의 범주에 속한다고 할 것이다.
도 1 내지 도 4는 본 발명의 일 실시예에 따른 미세 입자가 형성된 적층형 태양전지의 제조 공정을 나타내는 도면이다.

Claims (6)
- 기판;상기 기판 상에 형성되는 하부전극;상기 하부전극 상에 형성되는 하부 광전소자;상기 하부 광전소자 상에 형성되는 다수개의 미세 입자;상기 미세 입자의 단차를 따라 상기 하부 광전소자 상에 형성되는 상부 광전소자; 및상기 상부 광전소자 상에 형성되는 상부전극을 포함하는 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 하부 광전소자는 다수개의 다결정 반도체층이 적층된 다결정 광전소자이고,상기 상부 광전소자는 다수개의 비정질 반도체층이 적층된 비정질 광전소자인 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 미세 입자는 금속 분말 또는 상기 금속 분말을 포함하는 광경화성 수지인 것을 특징으로 하는 태양전지.
- 제3항에 있어서,상기 금속 분말은 은(Ag) 또는 알루미늄(Al)인 것을 특징으로 하는 태양전지.
- 제3항에 있어서,상기 광경화성 수지는 폴리 카보네이트(Poly Carbonate) 또는 폴리 메틸 메타크릴레이트(Poly Methyl Methacrylate)인 것을 특징으로 하는 태양전지.
- 제1항에 있어서,상기 미세 입자는 잉크젯 인쇄 방식으로 형성되는 특징으로 하는 태양전지.
