본 발명은 반도체 소자 제조 장비에 관한 것으로, 특히, 포토마스크(photomask)를 세정하는 세정 장비 및 방법에 관한 것이다. BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to semiconductor device manufacturing equipment and, more particularly, to cleaning equipment and methods for cleaning photomasks.
반도체 소자를 제조하는 과정에서 다양한 형태의 기판 표면상을 세정(cleaning)하는 과정이 도입되고 있다. 반도체 소자의 패턴 선폭이 보다 미세화되고 고집적화됨에 따라, 반도체 소자를 구성하는 패턴을 형성하기 위해 마련되는 포토마스크의 마스크 패턴 또한 미세해지고 있다. 마스크 패턴이 미세화됨에 따라, 마스크 패턴에 유발되는 결함 크기(defect size) 또한 감소되고 있어, 이러한 결함을 유발하는 이물질 또는 불순물을 제거하는 데 어려움이 증가하고 있다. BACKGROUND OF THE INVENTION In the process of manufacturing a semiconductor device, a process of cleaning various types of substrate surfaces is introduced. As pattern line widths of semiconductor devices become more fine and highly integrated, mask patterns of photomasks provided for forming patterns constituting semiconductor devices are also becoming finer. As the mask pattern is miniaturized, the defect size caused by the mask pattern is also reduced, and the difficulty in removing foreign matters or impurities causing such a defect increases.
