본 발명은 반도체 소자 및 그 제조방법에 관한 것으로서, 더 구체적으로는 상변환 기억소자의 가변저항체 및 그 형성방법에 과한 것이다.BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a semiconductor device and a manufacturing method thereof, and more particularly, to a variable resistor of a phase change memory device and a method of forming the same.

The interlayer insulating layer 54 is selectively etched to form a lower contact hole 56 in which a portion of the wiring layer 52 is exposed.
