이하에서는 ZnO에 Mg가 도핑된 산화물 입자는 MgZnO로 표현하고, ZnO에 Ca가 도핑된 산화물 입자는 CaZnO로 표현하여 설명한다. Hereinafter, oxide particles in which Mg is doped into ZnO are expressed as MgZnO, and oxide particles in which ZnO is doped with Ca are expressed as CaZnO.
이를 반영하여, 보다 구체적으로 설명하면, 제 1 및 제 2 산화물층(610, 620) 중 어느 하나는 복수의 ZnO 입자를 포함하도록 형성되고, 다른 하나는 복수의 MgZnO 입자 또는 CaZnO 입자를 포함하도록 형성된다.Reflecting this, and more specifically, one of the first and second oxide layers 610 and 620 is formed to include a plurality of ZnO particles, and the other is formed to include a plurality of MgZnO particles or CaZnO particles. do.
And, when ZnO is doped with any one metal of magnesium (Mg) and calcium (Ca) as a whole (100 wt%), it is formed so that the doped metal is 30 wt% or less (more than 0 wt%). In other words, when a metal doped into ZnO is expressed as 'Zn x Y 1-x O', Y is Mg or Ca, and 1-x may be greater than 0 and less than or equal to 0.3.
그리고, 제 1 및 제 2 산화물층(610, 620) 각각에 포함된 산화물 입자의 입경은 나노미터(nm)의 크기이며, 1nm 내지 20nm, 보다 바람직하게는 3nm 내지 8nm가 되도록 형성한다.In addition, the particle diameter of the oxide particles included in each of the first and second oxide layers 610 and 620 is nanometer (nm), and is formed to be 1 nm to 20 nm, more preferably 3 nm to 8 nm.
제 1 및 제 2 산화물층(610, 620)에 포함된 산화물 입자의 크기가 나노미터(nm)가 되도록 형성하는 것은, 산화물 입자의 크기가 마이크로 미터(㎛)일 때에 비해 전기적 특성 즉, 전자의 이동도가 향상되기 때문이다.Forming the oxide particles included in the first and second oxide layers 610 and 620 to have a size of nanometers (nm) has electrical characteristics, that is, the former This is because mobility is improved.
한편, 산화물 입자의 입경이 20nm를 초과하도록 형성하는 경우, 산화물 입자에 의한 전기적 특성 향상 효과가 없거나, 미미하다. 그리고, 산화물 입자의 크기를 1nm 미만으로 마련하기는 어려운 문제가 있다. 이에, 산화물 입자의 입경이 1nm 내지 20nm, 보다 바람직하게는 3nm 내지 8nm가 되도록 형성한다.On the other hand, when the oxide particles are formed to have a particle diameter of more than 20 nm, there is no or insignificant effect of improving the electrical properties by the oxide particles. In addition, there is a problem in that it is difficult to provide a size of the oxide particles less than 1 nm. Accordingly, the oxide particles are formed to have a particle diameter of 1 nm to 20 nm, more preferably 3 nm to 8 nm.
그리고, 산소를 포함하는 반응 원료로 TMAH(tetramethylammoniumhydroixde), 제 2 용매로 에탄올을 이용할 수 있다. 그리고 제 1 소스 원료가 용해된 제 1 용매와, 반응 원료가 용해된 제 2 용매를 혼합시키고, 합성 및 침전 반응시킨다. 이때, 제 1 소스 원료와 반응 원료가 반응하여, 다수의 ZnO 입자가 생성되며, 이 ZnO 입자가 침전된다. 이에, 다수의 ZnO 입자가 포함되며, 액상 또는 페이스트 상태의 산화물층 형성용 원료가 마련된다.A raw material for forming each of the first and second oxide layers 610 and 620 (hereinafter, a raw material for forming an oxide layer) may be prepared by a sol-gel method. More specifically, when preparing a raw material for forming an oxide layer containing ZnO particles, first, a precursor containing Zn (hereinafter, a first source raw material) is melted in a first solvent, and a precursor containing oxygen ( Hereinafter, the reaction raw material) is melted in the second solvent. As the first source material containing Zn, zinc acetate dihydrate may be used, and DMSO (dimethyl sulfoixde) may be used as the first solvent. In addition, tetramethylammoniumhydroixde (TMAH) may be used as a reaction raw material containing oxygen, and ethanol may be used as a second solvent. Then, the first solvent in which the first source raw material is dissolved and the second solvent in which the reaction raw material is dissolved are mixed, followed by synthesis and precipitation reaction. At this time, the first source raw material and the reaction raw material react to generate a large number of ZnO particles, and the ZnO particles are precipitated. Accordingly, a plurality of ZnO particles are included, and a raw material for forming an oxide layer in a liquid or paste state is provided.
As another example, in preparing a raw material for forming an oxide layer including Mg or Ca doped particles in ZnO, that is, MgZnO particles or CaZnO particles, the first source raw material, the reaction raw material, and the first and second solvent are the above-described materials. can be used in the same way as In addition, a metal precursor is further added, magnesium acetate tetrahydrate may be used as a precursor containing Mg (hereinafter, second source material), and calcium chloride may be used as a precursor containing Ca (hereinafter, second source material). have.
When the raw material for forming the oxide layer is prepared, it is applied on the
2 is a conceptual diagram illustrating a balance band (VB), a conduction band (CB), and a band gap (BG) in order to explain the energy level (eV) of the oxide layer according to the experimental examples. It is a drawing shown as 3 is a graph showing absorbance according to wavelength in oxide layers according to Experimental Examples 1 to 3; 4 is a graph obtained by converting FIG. 3 into absorbance according to bandgap energy.
도 5는 제 1 내지 제 3 실험예들에 따른 산화물층을 광전자 분광법(UPS)으로 측정한 결과 그래프이다. 도 6은 제 1 내지 제 3 실험예들에 따른 산화물층의 밸런스 밴드 영역의 결합 에너지(eV)를 나타낸 그래프이다.5 is a graph showing the results of measurement of oxide layers according to Experimental Examples 1 to 3 by photoelectron spectroscopy (UPS). 6 is a graph showing the binding energy (eV) of the balance band region of the oxide layer according to the first to third experimental examples.
표 1은 제 1 내지 제 3 실험예에 따른 산화물층의 이차 전자 컷 오프 에너지(Ecut-off)(eV), 페르미 준위(eV), 밸런스 밴드 영역의 온셋 에너지(Eon-set)(eV), 밸런스 밴드의 최댓값 에너지(EMX-VB)(eV), 밴드갭 에너지(EBG)(eV), 컨덕션 밴드의 최솟값 에너지(EMM-CB)(eV)를 정리하여 나타낸 것이다.Table 1 shows the secondary electron cut-off energy (E cut-off ) (eV) of the oxide layer according to the first to third experimental examples, the Fermi level (eV), and the onset energy of the balance band region (E on-set ) (eV) ), the maximum energy of the balance band (E MX-VB ) (eV), the bandgap energy (E BG ) (eV), and the minimum energy of the conduction band (E MM-CB ) (eV) are summarized and shown.
제 1 실험예는 ZnO 입자를 포함하는 산화물층이고, 제 2 및 제 3 실험예는 ZnO에 Mg가 도핑된 MgZnO 입자를 포함하는 산화물층이다. 그리고, 제 2 및 제 3 실험예는 도핑된 Mg 농도가 다른데, 제 2 실험예는 Mg 도핑 농도가 10wt%인 산화물층이고, 제 3 실험예는 Mg 도핑 농도가 15wt%인 산화물층이다.The first experimental example is an oxide layer including ZnO particles, and the second and third experimental examples are oxide layers including MgZnO particles in which ZnO is doped with Mg. The second and third experimental examples have different doped Mg concentrations. The second experimental example is an oxide layer having an Mg doping concentration of 10 wt%, and the third experimental example is an oxide layer having a Mg doping concentration of 15 wt%.
제 1 내지 제 3 실험예에 따른 산화물층의 흡광도는 예컨대 도 3과 같고, 이를 변환하면 도 4와 같다.The absorbance of the oxide layer according to the first to third experimental examples is, for example, as shown in FIG. 3, and when converted, it is shown in FIG. 4 .
도 3을 도 4와 같이 변환하는데 있어서, 아래 수식 1을 이용하였다.In converting FIG. 3 to FIG. 4,
[수식 1][Formula 1]
여기서, h는 플랑크 상수, c는 빛의 속도, λ는 파장이다. 그리고, E는 에너지(eV)이다.where h is the Planck constant, c is the speed of light, and λ is the wavelength. And, E is energy (eV).
4 and Table 1, a first experiment example the band gap energy (E BG) is 3.39eV, a second experiment example the band gap energy (E BG) is 3.67eV, the third experiment example the band gap energy (E BG) is 3.68 eV. That is, compared to the bandgap energy (E BG ) of the oxide layer containing ZnO particles (Experiment 1), the bandgap energy of the oxide layer containing MgZnO particles doped with Mg (Examples 2 and 3) It can be seen that (E BG ) is large.
5 and Table 1, secondary electron cut-off energy (E cut-off ) (eV) of the oxide layer according to the first to third experimental examples can be seen. That is, in the first experimental example, the secondary electron cut-off energy (E cut-off ) was 17.98 eV, in the second experimental example, the secondary electron cut-off energy (E cut-off ) was 17.86 eV, in the third experimental example, the secondary electron cut-off energy (E cut-off ) was 17.98 eV It can be seen that the off energy (E cut-off ) is 17.85 eV.
And, referring to FIGS. 6 and Table 1, the on-set energy E on-set (eV) of the balance band region of the first to third experimental examples can be seen. That is, the first experimental example is the valence band region of the onset of energy (E on-set) is 3.78eV, a second experiment example of the valence band region of the onset of energy (E on-set) is 4.04eV, the third experiment example will balance It can be seen that the on-set energy E on-set of the band region is 4.20 eV.
When the secondary electron cut-off energy E cut-off detected or derived through FIGS. 5 and 6 and the on-set energy E on-set of the balance band region are used, the oxide layers according to the first to third experimental examples It is possible to calculate the maximum energy (E MX-VB ) (eV) of the balance band for . In this case, the maximum energy (E MX-VB ) (eV) of the balance band may be calculated using
[수식 2][Equation 2]
수식 2에서 EMX-VB는 밸런스 밴드의 최댓값 에너지, EI는 입사된 광자의 에너지로서 21.2eV 일 수 있고, Ecut-off는 이차 전자 컷 오프 에너지, Eon-set은 밸런스 밴드 영역의 온셋 에너지이다.In
When the energy (E I ) of the incident photon, the secondary electron cut-off energy (E cut-off ), and the on-set energy of the balance band region (E on-set ) are applied to
그리고, 밸런스 밴드의 최댓값 에너지(EMX-VB)와 밴드갭 에너지(EBG)(eV) 간의 차이를 연산하면, 컨덕션 밴드의 최솟값 에너지(EMM-CB)(eV)가 산출된다(수식 3 참조).And, calculating the difference between the maximum energy of the balance band (E MX-VB ) and the bandgap energy (E BG ) (eV), the minimum energy of the conduction band (E MM-CB ) (eV) is calculated (Equation see 3).
[수식 3][Equation 3]
즉, 제 1 실험예의 컨덕션 밴드의 최솟값 에너지(EMM-CB)가 3.61eV, 제 2 실험예의 컨덕션 밴드의 최솟값 에너지(EMM-CB)가 3.71eV, 제 3 실시예의 컨덕션 밴드의 최솟값 에너지(EMM-CB)가 3.87eV이다.That is, the minimum energy (E MM-CB ) of the conduction band of the first experimental example is 3.61 eV, the minimum energy (E MM-CB ) of the conduction band of the second experimental example is 3.71 eV, and that of the conduction band of the third embodiment The minimum energy (E MM-CB ) is 3.87 eV.
From this, it can be seen that the minimum energy (E MM-CB ) of the conduction bands of the first to third experimental examples are different from each other. In addition, compared to the minimum energy (E MM-CB ) of the conduction band of the oxide layer containing ZnO particles (Experiment 1), the oxide layer containing MgZnO particles doped with Mg (Examples 2 and 3) ), it can be seen that the minimum energy (E MM-CB ) of the conduction band is large. And, comparing the second and third experimental examples, it can be seen that the minimum energy (E MM-CB ) of the conduction band is different according to the doping concentration of Mg.
In this way, the minimum energy (E MM-CB ) (eV) of the conduction band having different values may be explained as having different energy levels. Therefore, the energy level of the oxide layer (Example 2 and 3) containing MgZnO particles doped with metal such as Mg is higher than the energy level of the oxide layer containing ZnO particles (Example 1). can
7 is a voltage (V)-current density (mA/cm 2 ) graph according to the fourth to sixth experimental examples, and FIG. 8 is a logarithmic scale of FIG. 7 . In Experimental Examples 4 to 6, different oxide layers were formed between the first electrode and the second electrode. Here, the first electrode of Experimental Examples 4 to 6 was formed of ITO (Indium-Tin-Oxide), and the second electrode was formed of aluminum (Al) in the same manner. And, the oxide layer according to Experimental Example 4 is an oxide layer including ZnO particles, and Experimental Examples 5 and 6 are oxide layers including MgZnO particles in which ZnO is doped with Mg. Experimental Examples 5 and 6 have different doped Mg concentrations. Experimental Example 4 is an oxide layer having a Mg doping concentration of 10 wt%, and Experimental Example 6 is an oxide layer having a Mg doping concentration of 15 wt%.
도 7 및 도 8을 참조하면, 제 4 내지 제 6 실험예의 전압(V)에 따른 전류밀도(mA/cm2) 특성이 다름을 알 수 있다. 즉, 산화물층에 포함된 산화물 입자의 종류(즉, ZnO 입자 또는 MgZnO 입자)와 금속의 도핑 농도에 따라 전압(V)에 따른 전류밀도(mA/cm2) 특성이 다름을 알 수 있다.7 and 8 , it can be seen that the current density (mA/cm 2 ) characteristics according to the voltage (V) of the fourth to sixth experimental examples are different. That is, it can be seen that the current density (mA/cm 2 ) characteristics according to the voltage (V) are different depending on the type of oxide particles (ie, ZnO particles or MgZnO particles) included in the oxide layer and the doping concentration of the metal.
