Description

An optical sensor is an optical element that converts a change in the received light energy into an electrical signal, such as a photodiode or a phototransistor.
The photodiode is an optical sensor that detects light using the photovoltaic effect of a p-n junction. The photodiode can be divided into a PN photodiode, a PIN photodiode, and an APD (avalanche photodiode) according to function and structure.
Conventional photosensors have only one absorbed wavelength region because the absorbing layer is made of one material, which causes the absorption efficiency of different wavelengths to be lowered.
Therefore, in order to detect multi-wavelengths, conventionally, various photodiodes for detecting respective wavelengths have been detected using a method of arraying in a plane or line form.

(S10). First, a molybdenum (Mo) pattern layer is formed on the supporting plate (S10).
Various methods can be used for forming the molybdenum (Mo) pattern layer. In the embodiment of the present invention, a PR pattern is used.
As shown in FIG. 7, a photoresist PR is formed on the
Then, molybdenum (Mo) is deposited on the
Meanwhile, the molybdenum (Mo) pattern layer may be formed by the following process.
That is, a molybdenum (Mo) layer is deposited on the
(S20).After a molybdenum (Mo) pattern layer is formed on the substrate, a molybdenum disulfide (MoS 2 )
Step (S20) of forming the single crystalline molybdenum disulfide (MoS 2), a thin film pattern is to introduce a sulfur (S) as the
FIG. 8 is a schematic view of a chemical vapor deposition apparatus (CVD) for producing a monocrystalline molybdenum disulfide thin film according to an embodiment of the present invention, and FIG. 9 is a view showing a growth mechanism of a monocrystalline molybdenum disulfide thin film produced according to an embodiment of the present invention And FIG. 10 is a photograph showing a monocrystalline molybdenum disulfide thin film pattern manufactured according to an embodiment of the present invention.
At this time, when sulfur (S) flows into the
Referring to FIG. 9, the growth mechanism of the monocrystalline molybdenum disulfide thin film can be confirmed. First, when sulfur (S) flows into the molybdenum pattern layer, nucleation occurs at the edges of each molybdenum pattern. This is because the bonding energy at the edge of each patterned molybdenum pattern is low, so nucleation is performed first, and the growth is continuously promoted. The resulting nuclei are grown, merged together with growth, and then repeatedly grown and merged inward, eventually growing into monolithic molybdenum disulfide thin films.
Referring to FIG. 10, it can be confirmed that nucleation is performed from the edge of the molybdenum pattern layer, and then the growth and the merge are repeated to grow into a monocrystalline molybdenum disulfide thin film.
The transition
Further, as another example of forming the transition metal decalcogenide layers 131, 132, 133, and 134, a transition metal decalcogenide layer having different thicknesses is formed, and then each transition metal decalcogenide Layer is transferred onto the substrate to form the
