Abstract
본 발명의 일 실시예에 따른 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법은 전기화학적 방법으로 유도된 산화환원반응에 의하여 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면과 가지형 나노구조체의 일 말단이 공유결합하여 상기 가지형 나노구조체를 상기 탄소나노튜브에 고정하는 고정단계;를 포함한다. 상기 제조방법은, 제조방법은 산을 사용하지 않아서 작업성이 우수하고, 간단한 설비로도 비교적 빠르고 간단하게 고정화 반응을 진행시킬 수 있다.
Description
본 발명은 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법에 대한 것으로, 산을 사용하지 않고도 전계효과 트랜지스터에 포함된 탄소나노튜브에 덴드리머와 같은 가지형 나노구조체를 전기화학적 방법으로 고정화시키는 방법에 관한 것이다.
가지형 나노구조체인 덴드리머는 가지형 나노 탄소 구조체로 원하는 길이만큼 합성이 가능하며, 말단에 작용기를 바꿀 수 있어 간편하고 다양한 응용분야로의 활용 가능성이 높은 재료이다. 기존의 덴드리머 기능화 기술(고정 기술)에는 1) 화학적 방법을 이용한 방법, 2) 물리적 흡착을 이용한 방법, 3) 탄소 나노튜브 표면에서 덴드리머를 합성하는 방법들이 있다.
화학 촉매를 이용한 덴드리머 고정 기술은, 공유결합을 이용하여 덴드리머를 고정하기 때문에 결합이 비교적 강하고, 화학 촉매를 사용하여 반응속도가 비교적 빠른 장점이 있으나, 단일벽 탄소나노튜브에 적용이 어렵고, 산 등을 이용해서 탄소 나노튜브 표면을 처리하기에, 처리 과정이 위험하고 복잡한 단점이 있다.
물리적 흡착을 이용한 덴드리머 고정 기술은, 예를 들어, Van-der waals 힘, 정전기적 인력 등에 의한 덴드리머와 전극 표면 사이의 인력에 의해 덴드리머 자기조립 단분자막이 형성하는 기술로, 적당 농도의 덴드리머 용액을 전극 표면에 올려놓고 수 시간 수정해 놓으면, 덴드리머 자기조립 단분자막이 형성되는 고정이 간단하고 별도의 실험장비 없이도 적용이 가능한 방법이다. 그러나, 결합력이 낮아 덴드리머 자기조립 단분자막의 안정도가 낮은 단점이 있다.
탄소 나노튜브 표면에서 덴드리머를 합성하는 방법은, 탄소 나노튜브 표면에 덴드리머 합성에 필요한 시작물질을 화학적인 방법으로 고정한 뒤, 전통적인 방식의 덴드리머 합성을 진행하는 방법이다. 덴드리머 합성 과정 중에 원하는 길이(Generation)에서 반응을 종결시킬 수 있고, 덴드리머의 말단을 원하는 작용기로 치환하고, 각종 센서, 화학 촉매 등으로 사용할 수 있다. 그러나 덴드리머의 합성 방법이 복잡하고, 시간이 오래 걸린다는 단점이 있다.
한편, 탄소 나노튜브는 매우 좋은 전기적, 물리적 성질을 가진 나노 소자로서, 현재 화학, 물리 생물 등 다양한 분야에서 활용된다. 전기, 기계 분야에서는 높은 전기 전도도, 높은 점멸비(on/off ratio), 높은 전기 용량 등의 장점이 있어서 반도체 소자, 전도체, 커패시터의 재료로써 사용될 수 있다.

본 발명의 목적은 덴드리머와 같은 가지형 나노구조체가 탄소나노튜브의 표면에 견고하게 고정된, 기능화된 탄소나노튜브 전계효과 트랜지스터와 이의 제조방법을 제공하는 것이다.
상기 목적을 달성하기 위하여, 본 발명의 일 실시예에 따른 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법은, 전기화학적 방법으로 유도된 산화환원반응에 의하여 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면과 가지형 나노구조체의 일 말단이 공유결합하여 상기 가지형 나노구조체를 상기 탄소나노튜브에 고정하는 고정단계;를 포함한다.
상기 전기화학적 방법은 순환 전압전류법 또는 펄스전착법일 수 있다.
상기 전기화학적 방법에서 작업전극은 상기 탄소나노튜브 전계효과 트랜지스터일 수 있다.
상기 가지형 나노구조체는, 적어도 하나 이상의 말단이 기능화된 폴리아미도아민 덴드리머(polyamidoamine dendrimers, PAMAM dendrimers)를 포함하는 것일 수 있다.
본 발명의 다른 일 실시예에 따른 기능화된 탄소나노튜브 전계효과 트랜지스터는, 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면에 공유결합된 적어도 하나 이상의 가지형 나노구조체를 포함한다.
이하, 본 발명을 보다 상세하게 설명한다.
본 발명의 일 실시예에 따른, 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법은, 전기화학적 방법으로 유도된 산화환원반응에 의하여 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면과 가지형 나노구조체의 일 말단이 공유결합하여 상기 가지형 나노구조체를 상기 탄소나노튜브에 고정하는 고정단계;를 포함한다.
탄소나노튜브의 표면에 덴드리머와 같은 가지형 나노구조체를 고정하는 기술로는, 물리적인 흡착 방법이나, 탄소나노튜브 표면에서 덴드리머의 합성을 진행하는 방법 등이 시도되었으나, 덴드리머의 고정이 견고하지 않아서 결합력이 약하고 안정도가 약하거나, 덴드리머의 합성 방법이 복잡하고 시간이 오래 걸린다는 단점이 있었다.
반면에, 본 발명의 전기화학적 방법을 적용하면, 약 30분 이내라는 짧은 시간에 가지형 나노구조체의 탄소나노튜브 표면에의 고정이 가능하고, 산화환원반응이라는 화학적인 반응을 이용하여 공유결합에 의한 고정화를 유도하기 때문에 고정이 견고하고 안정도가 높다는 장점이 있다.
상기 탄소나노튜브 전계효과 트랜지스터는 탄소나노튜브가 포함된 전계효과 트랜지스터라면 적용될 수 있고, 이때 탄소나노튜브는 단일벽 탄소나노튜브, 이중벽 탄소나노튜브, 다중벽 탄소나노튜브, 또는 이들의 혼합물일 수 있다.
상기 가지형 나노구조체는, 예를 들어 가지형 탄소나노구조체가 적용될 수 있고, 탄소나노튜브의 표면과 화학결합을 하기 위하여 적어도 일 말단이 기능화된 것을 적용하는 것이 좋다.
상기 가지형 나노구조체로는 예를 들어 적어도 하나 이상의 말단이 기능화된 폴리아미도아민 덴드리머(polyamidoamine dendrimers, PAMAM dendrimers)가 적용될 수 있다.
상기 PAMAM는 순수한 폴리아미도아민으로 구성된 것일 수도 있으나, 추가적인 기능성을 위하여 가지형 나노구조체 내에 백금과 같은 금속 나노입자 등을 추가로 포함하거나, 효소, 단백질 등이 가지형 나노구조체의 일 말단에 연결된 변형된 형태인 폴리아미도아민 덴드리머가 적용될 수도 있다.
또한, 상기 PAMAM 덴드리머는 G0 내지 G3의 low generation PAMAM dendrimer일 수 있고, G4 내지 G8의 high generation PAMAM dendrimer일 수 있다. 나아가, 상기 가지형 나노구조체는 일 말단이 기능화된 것일 수 있고, 구체적으로, 아민 말단기를 가진 덴드리머(cationic amine-terminated dendrimer), 수산화 말단기를 가진 덴드리머(hydroxyl-terminated dendrimer), 카복시 말단기를 가진 덴드리머(carboxyl-terminated dendrimer), 또는 숙실산 말단기를 가진 덴드리머(anionic succinamic acid-terminated dendrimer)가 적용될 수 있다.
상기 가지형 나노구조체를 상기 탄소나노튜브에 고정하는 과정은 공유결합과 같은 화학적 결합에 의하여 이루어지며, 전기화학적 방법으로 유도되는 산화환원반응이 적용된다.
산화환원반응과 같은 화학적인 가지형 나노구조체의 고정 방법은, 화학촉매를 이용한 방법 등이 적용된 바 있으나, 촉매에 의한 반응으로 반응속도가 비교적 빠르다는 장점에도 불구하고, 단일벽 탄소나노튜브에는 그 적용이 어렵고, 산 등을 이용하여 탄소나노튜브의 표면을 처리하는 과정이 필요하기 때문에, 처리 과정이 위험하고 복잡한 단점이 있었다.
반면에 본 발명의 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법은, 가지형 나노구조체의 일 말단과 탄소나노튜브의 표면과의 반응을 전기화학적 방법으로 유도된 산화환원반응에 의하여 유도하기 때문에, 반응에 사용하는 용액이 산과 비교하여 비교적 안전한 물질이고, 전압전위기 등을 이용하기에 비교적 간단한 설비로 반응을 진행시킬 수 있다는 장점이 있다.
상기 전기화학적 방법으로는 순환 전압전류법을 이용한 변전위 방법(potentiodynamic method)과 펄스전압을 이용한 펄스 전착법(pulse voltammetry)이 적용될 수 있다. 상기 전기화학적 방법으로 순환 전압전류법 또는 펄스 전착법을 적용하는 경우에는 탄소나노튜브 전계효과 트랜지스터의 탄소나노튜브 표면에 효과적으로 가지형 나노구조체를 고정할 수 있으며, 간단한 설비를 이용하면서도 비교적 간단하고 빠른 방법으로 상기 고정단계를 진행할 수 있다.
상기 전기화학적 방법은, 예를 들어 세 전극 전기화학 셀을 이용한 순환 전압전류법 또는 펄스 전착법이 적용될 수 있으나 이에 한정되는 것은 아니다.
상기 전기화학적 방법에서 작업전극은 상기 탄소나노튜브 전계효과 트랜지스터일 수 있고, 이러한 방식으로 기능화된 탄소나노튜브 전계효과 트랜지스터를 제조하는 경우 비교적 간단한 방식으로 대면적으로도 반응 유도가 가능하고, 제조 효율을 높일 수 있다.
상기 전기화학적 방법에서 기준전극으로는 Ag/AgCl 기준전극이, 상대전극으로는 백금와이어가 적용될 수 있으나, 이에 한정되는 것은 아니다.
또한, 상기 전기화학적 방법의 적용 시 최고전압은 1.5 V 이하인 것이 좋으며, 지지전해질로는 전기화학적 방법에서 지지전해질의 역할을 할 수 있는 용액이라면 제한 없이 적용될 수 있으며, 예를 들어 1 M 이상의 NaClO4 수용액이 적용될 수 있다.
상기 순환 전압전류법의 주사속도(Scan Rate)는 예를 들어 0.01 내지 0.02 V/s의 범위로 적용할 수 있으나, 이에 한정되는 것은 아니다.
본 발명의 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법을 적용하면, 전기화학적인 방법으로 약 30분 이내라는 짧은 반응시간 내에 탄소나노튜브에 가지형 나노구조체를 고정하는 고정단계를 수행할 수 있어서 간단한 설비 내에서 비교적 간단하고 빠르게 기능화된 탄소나노튜브 전계효과 트랜지스터를 제조할 수 있다.
또한, 이때의 고정은 산화환원반응에 의한 공유결합으로 비교적 단단하고 안정된 결합을 형성한 기능화된 탄소나노튜브 전계효과 트랜지스터를 제조할 수 있으며, 이 과정에서 사용되는 시약이 산과 같은 유독한 물질이 아니라 비교적 안전한 물질을 사용하므로 친환경적인 방법으로 기능화된 탄소나노튜브 전계효과 트랜지스터를 제조할 수 있다는 장점도 있다. 나아가, 진행 조건에 따라서 대면적의 전극에서도 쉽게 고정단계를 진행할 수 있다.
본 발명의 다른 일 실시예에 따른 기능화된 탄소나노튜브 전계효과 트랜지스터는 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면에 공유결합된 적어도 하나 이상의 가지형 나노구조체를 포함한다.
상기 탄소나노튜브, 상기 가지형 나노구조체, 상기 기능화되거나 기능화되지 않은 탄소나노튜브 전계효과 트랜지스터, 탄소나노튜브와 가지형 나노구조체 사이의 결합 등에 대한 내용은 위에서 설명한 것과 중복되므로 그 기재를 생략한다.
상기 기능화된 탄소나노튜브 전계효과 트랜지스터는 단백질, DNA, 항체 등의 활성을 측정하는 센서로 활용이 가능하며, 가지형 나노구조체 내부에 다양한 금속 나노입자를 함유하도록 합성하여 화학적 또는 광학적 촉매로도 응용할 수 있다.
특히, 상기 기능화된 탄소나노튜브 전계효과 트랜지스터를 센서로 활용하는 경우에는, 가지형 나노구조체로 기능화시키지 않은 탄소나노튜브 전계효과 트랜지스터와 비교하여 더 낮은 검출한계와 선택성을 보여서 센서로서 더 좋은 성능을 가질 수 있다.
본 발명의 기능화된 탄소나노튜브 전계효과 트랜지스터의 제조방법은 산을 사용하지 않아서 작업성이 우수하고, 간단한 설비로도 덴드리머와 같은 가지형 나노구조체의 고정화가 가능하며, 비교적 빠르고 간단하게 고정화 반응을 진행시킬 수 있다. 또한, 이렇게 제조된 기능화된 전계효과 트랜지스터는 기능화되지 않은 탄소나노튜브를 적용한 전계효과 트렌지스터와 비교하여 센서로 응용시 더 낮은 검출한계와 선택성을 보일 수 있어서 센서로서 더 좋은 성능을 갖도록 할 수 있다.
도 1은 본 발명의 실시예 1에서 탄소나노튜브 전계효과 트랜지스터를 제조하는 과정을 설명하는 그림이다.
도 2는 본 발명의 실시예 2에서 전기화학적 방법 중 순환전류법을 이용하여 탄소나노튜브 전계효과 트랜지스터에 덴드리머 고정하는 과정을 설명하는 그림이다.

이하, 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 본 발명의 실시예에 대하여 상세히 설명한다. 그러나 본 발명은 여러 가지 상이한 형태로 구현될 수 있으며 여기에서 설명하는 실시예에 한정되지 않는다.
실시예
1: 탄소나노튜브
전계효과
트랜지스터의 제조
도 1은 본 발명의 실시예 1에서 탄소나노튜브 전계효과 트랜지스터를 제조하는 과정을 설명하는 그림이다. 도 1을 참조하여 탄소나노튜브 전계효과 트랜지스터를 제조하는 과정을 설명하면, 우선 실리콘 웨이퍼 표면에 리소프래피 공정과 열증착 방법을 이용하여 웨이퍼의 양 끝에 서로 이격되게 배치되는 align element인 Ti와 Au를 증착시켰다.
여기에, 다시 포토리소그래피 공정을 이용하여 패터닝한 반데르발스 힘에 의한 탄소나노튜브 변형(carbon nanotube modification)이 이루어지도록 하였다.
이렇게 탄소나노튜브 변형이 이루어진 기판에, 리소그래피 공정을 이용하여 서로 이격된 양 전극을 패터닝하고 열증착 과정을 이용하여 전극패드(electrode pad, Pd, Au)를 형성하였다. 이후, 포토레지스트 박막을 제거하고 무기 재료의 부착을 위한 베이크 공정을 진행하여, 탄소나노튜브 전계효과 트렌지스터(Carbon Nanotube Field-Effect Transistor, CNT-FET)를 제조하였다.
실시예
2: 전기화학적 방법을 이용한
덴드리머
고정
도 2는 본 발명의 실시예 2에서 전기화학적 방법을 이용하여 탄소나노튜브 전계효과 트랜지스터에 덴드리머 고정하는 과정을 설명하는 그림이다. 도 2를 참조하여, 전기화학적 방법을 이용한 덴드리머의 고정 과정을 설명한다.
상기 실시예 1에서 제조한 탄소나노튜브 전계효과 트렌지스터를 전압전위기(CH Instruments, Austin, TX, model CHI660D)에 연결하여 작업전극으로 적용하고, 기준전극으로 Ag/AgCl 기준전극을 적용하였으며, 상대전극으로 Pt 와이어(wire) 상대전극을 적용하여 세 전극 셀을 구성하였다. 이때 덴드리머(G6-NH2, PAMAM dendrimers)를 10 uM에 지지전해질 0.1 M NaClO4을 함께 적용하였다.
위와 같이 구성된 세 전극 셀에 전기화학 기술을 적용하여 덴드리머를 탄소나노튜브의 표면에 고정시켰다, 이때, 순환 전압전류법을 아래 표 1과 같은 조건으로 진행되었다.

위의 조건으로 17 분 동안 순환 전압전류법을 이용하여 덴드리머의 고정 과정을 수행하면, 덴드리머의 말단 아민기가 산화되면서 탄소나노튜브 표면과의 공유결합에 의한 단단한 고정이 이루어지게 된다.
이상에서 본 발명의 바람직한 실시예에 대하여 상세하게 설명하였지만 본 발명의 권리범위는 이에 한정되는 것은 아니고 다음의 청구범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리범위에 속하는 것이다.

- 전기화학적 방법으로 유도된 산화환원반응에 의하여 탄소나노튜브 전계효과 트랜지스터에 포함된 탄소나노튜브의 표면과 가지형 나노구조체의 일 말단이 공유결합하여 상기 가지형 나노구조체를 상기 탄소나노튜브에 고정하는 고정단계
를 포함하고,
상기 가지형 나노구조체는 적어도 하나 이상의 말단이 기능화된 폴리아미도아민 덴드리머(polyamidoamine dendrimers, PAMAM dendrimers)를 포함하며,
상기 전기화학적 방법은 작업전극, 기준전극 및 상대전극의 전기화학 셀을 이용하고, 상기 작업전극은 상기 탄소나노튜브 전계효과 트랜지스터이고, 상기 기준전극은 Ag/AgC이며, 상기 상대전극은 백금 와이어인
