상기 더미 기판을 플라스마를 이용하여 처리하는 공정 중 상기 수광부의 위치를 제 1 위치부터 제 2 위치까지 이동하여 상기 공정 챔버 내의 영역별 방사광을 측정하는 단계;
상기 공정 챔버 내에서 방사광의 강도가 최대인 영역을 향하도록 상기 수광부의 위치를 고정시키는 단계;
상기 공정 챔버 외부로 상기 더미 기판을 반출하는 단계;
상기 기판 지지 유닛에 처리 기판을 제공하는 단계;
플라스마를 이용하여 상기 기판을 처리 하는 공정 중 상기 방사광의 강도를 측정하여 상기 기판 공정처리의 종료시점을 판단하는 단계; 및
상기 종료 시점에서 공정을 종료하는 단계;를 포함하되,
상기 제 1 위치는, 상기 수광부가 상기 방사광을 검출하는 상기 공정 챔버 내 제 1 영역을 바라보는 위치이고,
상기 제 2 위치는, 상기 수광부가 상기 방사광을 검출하는 상기 공정 챔버 내 제 2 영역을 바라보는 위치인 기판 처리 방법.A process chamber in which a space is formed;

Wherein the second position is a position where the light receiving unit looks at a second region in the process chamber from which the radiation is detected.
