실시예Example 7-10 7-10 : : SiOCSiOC 절연막의 제조 Preparation of insulating film
먼저 상기 제조예 2에서 합성한 실리콘계 중합체 및 PGMEA(propylene glycol mono ether acetate)를 하기 표 1에 기재한 바와 같이 혼합하여 전구체 용액을 제조하였다. 상기 전구체 용액을 500 rpm으로 30초간 4" 실리콘 웨이퍼 위에 스핀 코팅하고, 질소 분위기의 핫플레이트(hot plate) 상에서, 150℃로 1분간 건조시켜 용매를 제거시켰다. 상기 건조된 코팅막을 질소 분위기에서 250℃로 1분간 열처리하여 유리화하여 SiOC 박막을 제조하였다.First, a precursor solution was prepared by mixing the silicone polymer synthesized in Preparation Example 2 and PGMEA (propylene glycol mono ether acetate) as described in Table 1 below.
