Most semiconductor memory manufacturers are developing MRAMs using ferromagnetic materials as one of the next generation memory devices.
The MRAM is a memory device that reads and writes information by forming ferromagnetic thin films in multiple layers to sense current changes according to the magnetization direction of each thin film. The MRAM not only enables high speed, low power, and high integration, The device is capable of operating a nonvolatile memory such as a flash memory.
The MRAM has a method of implementing a memory device using a giant magnetoresistive (GMR) phenomenon or a spin polarization magnetic permeation phenomenon, which occurs because spin has a great effect on electron transfer.
In the MRAM using the giant magnetoresistance (GMR) phenomenon, a GMR magnetic memory device is implemented by using a phenomenon in which the resistances of the two magnetic layers having a nonmagnetic layer interposed therebetween are significantly different than in the same case.
The MRAM using the spin polarization magnetic permeation phenomenon is a magnetic permeation junction memory device using a phenomenon that current permeation occurs much better than two cases in which the spin directions are the same in two magnetic layers having an insulating layer interposed therebetween.

The operation of reading information in the MTJ cell may be performed by applying a voltage to the first word line 53, which is the lead line, to operate a field effect transistor, and sensing the magnitude of the current flowing when the current is applied to the bit line 73. The magnetization direction of the free magnetization layer (not shown) in the MTJ cell 69 is checked.
The operation of storing information in the MTJ cell is performed by applying a voltage to the metal line 77 while keeping a field effect transistor in an off state, thereby providing the metal line 77, the metal line contact plug 75, and By flowing current in the order of the second word line 65, the current I B flowing by the magnetic field caused by the current I W flowing in the metal wire contact plug 75 and the voltage applied to the bit line 73. The magnetization direction of the free magnetization layer (not shown) constituting the MTJ cell 69 is controlled by a magnetic field. In this case, the current is formed due to the voltage difference between the voltage applied to the metal line 77 or the bit line 73 and the reference voltage.
Here, the second word line 65 serves to secure a current path.
In addition, the MTJ cell is a resistance changer that constitutes a magnetic RAM like a transistor, and includes an AMR (Anisotropic Magneto-Resistance), GMR, a spin valve, a ferromagnetic / metal / semiconductor hybrid structure, and a III-V magnetic semiconductor. All kinds of magnetoresistive elements whose resistance value is changed by magnetization or magnetism such as composite structure, metal (metalloid) / semiconductor composite structure, Colossal Magneto-Resistance (CMR), etc. It can also be formed from a phase change element whose value changes.
In addition, another embodiment of the present invention is to form a structure on the upper side of the second word line, which is a light line, regardless of the underlying structure according to the embodiment of the present invention in the same structure as the present invention.
As described above, the magnetic RAM according to the present invention forms a word line for reversing the magnetization direction of a magnetic material, and forms a common second word line having a structure perpendicular to the word line to write a light line to a pair of MRAM devices.
