産業上の利用分野
10などにおける微細加工が必要な分野では、加工精度
を上げることができるドライエツチングが利用さn、る
。
ドライエツチングとは、減圧したガスに高周波放電をか
け、その放電によって作られ、た活性な粒子(原子、分
子)やイオンを用いて、つ舌バーの表面の被加工層との
化学反応によシ蒸気圧の高い物質に変えてエツチングを
進行させる方式である。このドライエツチングのなかで
平行平板ドライエツチング装置を用いてエツチングする
と、サイドエッチのないエツチングができ、加工精度を
上げることができる。
との発明は、この種のドライエツチング装置に関するも
のである。
従来技術およびその問題点
従来の平行平板ドライエツチング装置を分類するとバッ
チ式と枚葉式がある。
バッチ式は、第1図の略図に示すように、同一のエツチ
ング処理室(以下、チャンバーという)1の中に上部電
極板2と下部電極板3とを対向式せて配設し、こj、ら
の電・厚板には高周波電源4が嫉続さ1.ている。捷だ
、上部雷、極板2の中央部に接続され、た冷却水管5か
ら上部1(゛電極板2の中に穿設さj、だ図示しない細
孔に冷却水が循環するようになっている。さらに、上部
電極板2の中央部に接続さj、た図示しないガス管にバ
ルブ6を介してガスが導入さ扛、そのガスは上部電極板
2に穿設した図示しない他の細孔、う\ら上%’、l(

このようなバッチ式では、ローのチャンバー1の中に、

エツチングをするものである。このようにすると、ウェ
ハ〕枚尚だりのエツチング処理11.’4’ 1fi1
は短がくてよいが、ウェハ11]1のエツチングのばら
つきかや−や犬きくなる。
第2図は枚葉式のドライエツチング装置の概略を第1M
と同一部には同一符号を付けて示し7午ものであり、貌
、1図に示すバッチ式と相違するへは、チャンバー]の
中の1剖(電極板3の上にウェハ]Oを】枚ごと置いて
、1枚ずつエツチングをするもので、エッチング1青度
はよいが、ウェハ1枚当たりのエツチング処理時間は長
くなる欠点がある。

セッ)]Oの搬送機構、]3は真空ポンプの一種類であ
る油拡散ポンプ、J4はメカニカルブースターポンプで
、トライエツチングにおいては1m常、エツチング中は
メカニカルブースターポンプで排気し、エツチング前に
υ1真空にするノζめに油拡散ポンプで排気している。
この多チャンバードライエツチング装置ハ、前記枚葉式
のチャンバ一部を多数個(この実施例では6個)並設し
て、ウニへJ枚当たりのエツチング処理時間を短縮させ
た装置であるが、枚葉式ドライエツチング装置を多数台
並設したようなもので、ウェハの搬送が複雑となり装置
6が非常妃高価となるなどの欠点がある。
問題点を解決するための手段
この発明は、上記従来のような問題点を解決するため、
従来のバッチ式ドライエツチング装置を改良し、チャン
バーの中で、下部市、極板の上に置かノまたネぷ数の各
ウェハごとに、ガス放出口を有する上部電極板を設けた
内部チャンバーを被せ、そnぞnのウェハごとにエツチ
ングを行なうことができるようにすることによって、従
来のような問題点を解消することを目的とするものであ
る。
実施例
第4図は、この発明の多チャンバードライエツチング装
置の一実施例の概略図であり、第1図と同一部には同一
符号を付けてその説明を省略する。この実施例の装置が
第1図に示す従来例と相違する点は、下部電極板の保持
盤J5に各々の下部電極板3を保持させ、そゎぞnの下
部箱棧枦3の上に置かflk初数の各ウェハ]dごとに
、前記同様の土部W極イル2を天井部に設けた逆回状の
内部チャンバ一部6をその下端部と下部〜極板3との間
に透き間を置いて被せ、そわそnのウェハごとにエツチ
ングを行なうことができるようにした点である。
なお、内部チャンバー16のt+1気は内部チャンバー
j6の下端部と下部電極板3との透き間から行なわnS
でらに、チャンバー]全体の排気が、従来のバッチ式の
ように、チャンバー1の】個所の排気ロアがら行なゎノ
する。
このようにすることにより、ウェハごとにエツチングを
行なうことができるので、枚葉式のような高精度エツチ
ングが可能どなる。また、ウェハの搬送機構は従来のバ
ッチ式と同一のもので可能であるため、装置をあ丑り初
雑にせずに、バッチ式のような高い■産19三を得るこ
とができる。
なお、下部電極板は必ずしも別々にしなけnばならない
ことはなく、]個の下部電極4尺を共用することもでき
る。
応用V/+1
第5ン[はこの発明の装置の他の実施例の要部を示すも
ので、内部チャンバ一部分の拡大[41であり、円部チ
ャンバー」6の材質をステンレスに代え石英′=1′た
はテフロンにすることによって、ウェハへの重金属汚染
を防止するようにしたものである。下@+(%’電極板
もその士に石英板を置いプヒリ、テフロンコートすると
よい。
捷た、上部m′電極板にメツシュ状の多数の孔2αを設
け、その多数の孔2aの上からガスを導入すると、この
多数の孔2aからガスが均一にウェハ上に出て来るので
、さらに、エツチングの均一性が向上する。また、下部
電極板3にウェハを保持するには、下部M、M叛3に穿
設した孔3αを図示しないバキュームポンプに接続した
バキュームチャックとすることによって、ウェハが冷却
さfIk下部電極板3に密着して冷却効果が上がり、レ
ジストダメージが少なくなる。
この発明は、以上説明したように、排気さハだチャンバ
ーの中で、下部電極板の上に置d> flた級数の各ウ
ェハごとに、ガス放出口を有する上部電極板を設けた内
部チャンバーをその下端部に透き間を置いて被せ、こn
ら上部電極板と下部電極板とに高周波電源を接続してな
る多チャンバードライエツチング装置を提供したので、
従来のバッチ式のようにウェハ1枚当たりのエツチング
処理時間を短かくすることができ、寸だ、従来の枚葉式
のようにエツチング精度全向上させることができる。
まだ、今積、IC用のウェハは、直径4インチ(] O
,16am )から5インチ(]、 2.7 cm )
と大型化してくるため、エツチングに関しては今以上に
高精度なエツチングが必要となる。従って、この発明の
装置を使用することによって、量産性のある高精度エツ
チングが可能となり、1μ〜2μ前後の寸法を精度よく
エツチングすることができ、LSIの開発目標である2
