Claims (1)

    【実用新案登録請求の範囲】
  1. ウェハキャリアを移載させるコンベアと前記コンベアを
    上下させるリフトアップ機構部を備えたウェハキャリア
    の移載機構部と、コンベアが下降したときウェハキャリ
    アの上方にあ勉気密的に閉じ、コンベアが上昇したとき
    コンベアが突出するように開く開閉部を備え、前記ウェ
    ハキャリアの、移載機構部をその内部に保持する気密性
    の保管箱と、前記保管箱内に該保管箱の側面から清浄空
    気を噴出させる清浄空気発生部と、保管箱内の圧力より
    も所定圧高くなる。ように前記保管箱に取り付けられる
    排気弁機構部と、マークを検出するセンサーと、該セン
    サーからの信号を受け、前記ウェハキャリア移載機構部
    と保管箱の開閉部と清浄空気発生部の動作を制御する制
    御部と以上の各部を積載する無人搬送台車とを具備して
    なることを特徴とするウェハキャリア搬送装置。
