Abstract
PURPOSE:To perform the wire bonding whose reliability is improved, without poor connection of thin internal metal wiring, by selecting ultrasonic wave welding conditions. CONSTITUTION:A semiconductor pellet 4 is fixed on a stem 3, which also serves as a heat radiating plate, through solder 3 in a pellet mounting frame body. The Al wire 13 is bonded to the frame body by an ultrasonic wave horn 9 and a wedge 11 made of sintered hard alloy. At this time, the thin Al wire 13 is compressed to the electrode on the pellet 4 at a compressing force of 1.5- 2.0g wt./mum for a unit bonding length of 1mum by a bonding tool. The wire is vibrated at a frequency of several tens of kHz in the directions of arrows 19, and the wire bonding is performed. The Vickers hardness of the thin Al wire 13 is made to be 40-55Hv. In this method, the ultrasonic wave energy is kept constant, and the bonding can be performed.
