Abstract

PURPOSE:To reduce solder amount retained at the electrodes of a substrate in a method of removing a semiconductor element from the substrate of an integrated circuit bonded with the semiconductor element at the electrode with the electrode provided at the termial of a conductor by heating the substrate from the back surface while applying separating force of the semiconductor element from the substrate thereto. CONSTITUTION:A conductor 2 is formed on a substrate 1, electrodes a1-a4 are formed at the terminal thereof and connected to the electrodes b1-b4 of a semiconductor element 3 through a bonding projection 4 formed with solder. The back surface of the substrate 1 is heated by a lamp 6 for generating infrared ray and a reflecting mirror 7 in an infrared ray heater 5 in the state that pulling force F is applied in a direction for pulling the element 3 from the substrate 1. Since the heat is introduced through the substrate 1, electrodes a1-a4 to melt the projection 4, it is separated at the side of the electrodes a1-a4 of the projection 4 with less amount of residual solder at the electrodes a1-a4.
