照射によりターゲットからスパッタ粒子を放出させ、こ
の粒子にて成膜する場合を例にとると、一般には、図2
に例示するように、バッキングプレート3は、その表面
にターゲット1を支持し、裏面に冷却水路となる凹所3
1が形成されていて、この凹所31が覆われるようにタ
ーゲットホルダ4に固定され、該凹所31にホルダ4の
水流入口43から冷却水が供給され、水流出口44から
排出される。これによって昇温しようとするターゲット
