There is a problem in that high-precision pattern formation is difficult due to the proximity effect that occurs. Although the above embodiment is an example in which a tungsten X-ray absorber pattern is provided, the proximity effect problem also occurs when other X-ray absorbers such as tantalum or gold are used.

(Refer to No. 23) However, this selective growth method requires a step of wet etching and removing the silicon after forming the tungsten X-ray absorber pattern, and at that time, the tungsten is also etched and damaged. There is a problem with doing so.

Furthermore, although silicon nitride is used as a membrane in the manufacturing method shown in the known example (Japanese Patent Laid-Open No. 58-82523), silicon nitride is not of very good quality as a membrane.

The problem is solved by an X-ray exposure mask comprising a membrane covered with a film and made of the silicon substrate and an X-ray transparent film.

A high-precision pattern can be formed using this method, which helps improve the pattern precision of the tungsten X-ray absorber pattern.

The iO□ film 15 is opened to form a 5i02 pattern. This 5iOt pattern is a reverse pattern of the X-ray absorber pattern. At this time, the accuracy of the drawing pattern of the resist film by the t-son beam exposure method is reduced to 1/2 due to the influence of the proximity effect, compared to when drawing a resist film pattern on tungsten, and a highly accurate pattern can be formed. This is because on a tungsten surface, electron scattering occurs by about 60%, whereas on a silicon surface, electron scattering decreases to about 30%.
