Abstract
Description
本発明はエレクトロクロミック素子に係り、特に全固体
型のエレクトロクロミック素子の対向薄膜に関する。The present invention relates to an electrochromic device, and more particularly to an opposing thin film of an all-solid-state electrochromic device.
一般に、酸化タングステンは古くから安定した還元発色
材料であることが知られている。エレクトロクロミック
素子は酸化還元反応の際に生じる着色現象を利用したも
のである。一般に、エレクトロクロミック素子が素子全
体として完全な動作を保持するためには表示側陰極及び
対向側陽極の可逆性が重要であると共に、その反応の組
み合わせ収支が問題となる。そこで、全固体型エレクト
ロクロミック素子においては、間に誘導体薄膜を挟んで
その一方側には還元発色薄膜を設け、他方側には該還元
発色薄膜に対する酸化還元反応の組み合わせ収支をバラ
ンスさせる機能を持ったRHを、還元発色薄膜に対向さ
せるように設けたものが開発されており、この対向薄膜
に適した種々の材料が検討されている。特開昭52−7
3749号公報には、酸化タングステンの電解還元発色
性薄膜に対向させて電解酸化性薄膜を組み合わせること
により、反応の組み合わせ収支を合わせる技術が開示さ
れている。また、それらの組み合わせの中で有効な電解
酸化性薄膜の調査が行われ、特開昭56−4679号公
報では水酸化イリジウム(Ir(OlOx)や水酸化ニ
ッケル(Ni(O)l)x)が有効であると示されてい
る。また、その後の開発では、酸化イリジウム−酸化錫
(IrOx−Snow)の混合体による複合薄膜を対向
薄膜として適用し得ることも知られている。第3図にこ
れら従来の組み合わせ技術によるエレクトロクロミック
素子の構成を示しておく。基板としてのガラス基板ビの
上に下部電極2”が配置され、発色層7”を中間に介し
て最上位にはアルミニウム膜を反射層とする上部電極6
”を備えている。発色層7”は、五酸化タンタル(Ta
xes>の誘電体薄膜4”を中央に配して酸化タングス
テン(To、)の還元発色薄@5”と水酸化イリジウム
または水酸化ニッケルの単膜による対向薄膜3”もしく
は酸化イリジウム−酸化錫の混合体による対向薄膜3”
をサンドイッチ構造としたものを上記画電極2”、6”
間に挟んで積層させたものである。
対向薄膜3”が水酸化イリジウムの単膜である場合には
、大面積の水酸化イリジウム膜を形成するのが難しく金
属イリジウムが残留すると、透過型では透過率が素子レ
ベルで低下し、また反射型では光の干渉が生じやすくな
るという欠点がある。
なお、水酸化ニッケルの単膜は不安定であって耐久性(
動作安定性)に乏しい。
対向薄膜3”が酸化イリジウム−酸化錫の混合体による
腹合薄膜である場合には、この混合体自体が完全透明に
なりに<<、吸収をもつために透過型も反射型も共に暗
くなるという問題が残る。
その他、酸化発色性の薄膜として結晶化したポーラスな
酸化タングステンを用いることも提案されているが、こ
の場合には結晶質酸化タングステンの薄膜が還元状態で
着色しないように、結晶化されている必要がある。この
構成では応答性の改良並びに耐久性の向上がみられたが
、その反面、自己放電による自己着色や色むら等の問題
が発生しtこ。
以上、発色層における対向薄膜として要求される性質を
まとめCみると、次のような各性質が挙げられる。■還
元発色薄膜の発消色に伴う反応が可逆的な進行を呈する
。■反応に伴う電位変動が小さい。■化学的に安定であ
る。■還元状態で透明で着色しない。これらの性質を備
えた材料が種々開発され、遷移金属酸化物または鉄錯体
と炭素との混合物などが提案されている。併し乍ら、こ
れらは反射型素子にのみ適用可能であり、透過型の素子

In addition, effective electrolytic oxidizing thin films were investigated among these combinations, and in JP-A-56-4679, iridium hydroxide (Ir(OlOx) and nickel hydroxide (Ni(O)l)x) were investigated. is shown to be valid. Further, in subsequent developments, it is also known that a composite thin film made of a mixture of iridium oxide and tin oxide (IrOx-Snow) can be applied as the opposing thin film. FIG. 3 shows the structure of an electrochromic device based on these conventional combination techniques. A lower electrode 2'' is arranged on a glass substrate 2'' as a substrate, and an upper electrode 6 with an aluminum film as a reflective layer is placed on the uppermost layer with a coloring layer 7'' in between.
The coloring layer 7 is made of tantalum pentoxide (Ta).

本発明は上述のごとき従来技術の課題に鑑み、これを有
効に解決すべく創案されたものである。
本発明の目的は、還元発色薄膜の発消色に伴う反応が可
逆的な進行を呈し、反応に伴う電位変動も小さ(、化学
的に安定であって還元状態で透明で着色しない、これら
の性質を持った対向薄膜であって、且つ反射型素子のみ
ならず透過型の素子にも適用できる、そのような対向薄
膜を備えたエレクトロクロミック素子及びその製造方法

【課題を解決するための手段]
本発明に係るエレクトロクロミック素子は、上述のごと
き従来技術の課題を解決し、その目的を達成するために
以下のような構成を備えている。
即ち、基板の上に下部電極と発色層と上部電極とが順次
積層され、且つ該発色層が、還元発色薄膜と、該還元発
色薄膜に対して酸化還元反応の組み合わせ収支をバラン
スさせる対向薄膜と、これら両肩膜間に挟まれる誘電体
薄膜とが積層されてなるエレクトロクロミック素子にお
いて、上記対向薄膜が酸化イリジウムと酸化タングステ
ンの混合体により構成されている。尚、この混合体には
、酸化イリジウム膜と酸化タングステン膜との間の境界
部分をオーパーラ・ノブさせた見掛は上の混合膜も含む
ものとする。
このエレクトロクロミック素子の製造方法と1゜では、
金属イリジウムを源とする蒸着もしくはイオンプレーテ
ィングと酸化タングステンを源とする蒸着もしくはイオ
ンプレーティングとを有酸素雰囲気内で同時に行うこと
により、上記対向薄膜を形成することができる。あるい
は、金属イリジウムの有酸素雰囲気内での蒸着もしくは
イオンプレーティングによる薄膜と酸化タングステンの
蒸着もしくはイオンプレーティング薄膜とを積層し、交
番電界を印加することによってこれら両肩膜間の境界部
分をオーバーラツプさせた見掛は上の混合膜により上記
対向薄膜を形成することも可能である。
尚、上述の有酸素雰囲気とは、酸素が純粋にある分圧で
封入された雰囲気は当然のことながら、例えば水蒸気等
の形で酸素を含む物質がイリジウムと反応できる状態で
存在しているような雰囲気も勿論含んでいる。
【作用】
本発明に係るエレクトロクロミック素子では、結晶質に
近い酸化タングステンの特性と酸化発色性材料としての
酸化イリジウムの特性の双方を利用して、安定した対向
薄膜を得ている。このことによって酸化イリジウムの大
面積化が可能となり、イオンプレーティング法で形成し
たときの金属イリジウムの残留は、分散によってその影
響が少なくなる。
また、酸化タングステンと酸化イリジウムの複合化によ
って屈折率(約1.8〜2.1程度)がフントロールで
き、全体構成のエレクトロクロミック素子の中での光干
渉によるムラも極力少なくでき、表示素子としての特性
の向上を図ることができる。
さらにこの複合化によって、従来の問題であった酸化イ
リジウム単膜及び結晶質酸化タングステンの自然着色の

以下に本発明の好適な一実施例について、第1図及び第
2図を参照して説明する。第1図は本発明の一実施例に
おける各層の積層状態を示す図、第2図は他の実施例に
おける各層の積層状態を示す図である。第1図の実施例
では、透明なガラス基板lにスパッタで形成した+ T
O(酸化インジウム−錫、 In!0s−3r+Ot)
の透明導′:′4膜による10Ω/cm’の下部電極2
の上に、金属イリジウム粒及び酸化タングステンペレッ
トのそれぞれをターゲットとして、4XIO−“Tor
rの酸素(0,)分圧にて同時に高周波イオンプレーテ
ィングを行い、400人の膜厚の酸化タングステン−酸
化イリジウムの混合薄膜による対向薄1II3を形成し
た。そのときの基板1度は200°Cであった。その後
、5 X 10−’Torrの酸素分圧にて五酸化タン
タル(Tatos)の反応性イオンプレーティングによ
り、上記対向薄膜3の上に7000人の膜厚の誘電体薄
膜74を形成した。このときの基板加熱は行わなかった
。さらにその後、5 X 1. O−’Torrの酸素
分圧にて酸化タングステン(WOs)の真空蒸着により
、上記誘電体薄膜4の上に5000人の膜厚の還元発色
薄膜5を形成した。このときも基板加熱は行わなかった
。
最後に、還元発色薄膜5の上に、アルミニウム(^l)
をl X 10−5Torrで真空蒸着し、1000人
の膜厚で反射型の上部電極6を形成した。従って、本実
施例では酸化タングステン−酸化イリジウムの混合薄膜
による対向薄11!3と、五酸化タンタルの誘電体薄膜
4と、酸化タングステンの還元発色薄膜5とによって発
色層7が構成されている。
第2図の実施例では、ガラス基板1“、下部電極2°、
誘電体薄膜4°、還元発色薄膜5゛及び反射型の上部?
!極6′については第1図の実施例と全く同様に形成し
、対向薄膜3゛については、まず金属イリジウム粒をタ
ーゲットとして4XIO−’Torrの酸素分圧にて反
応性の高周波イオンプレーティングを行い、200人の
厚さの酸化イリジウム膜3aを形成し、引き続いて酸化
タングステンベレットをターゲットとして、同様に4X
10−’Torrの酸素分圧にて高周波イオンプレーテ
ィングを行って200人の厚さの酸化タングステン膜3
bを形成する。上部電極6°まで積層が終了した後さら
に交番電界を印加し、酸化イリジウム膜3aと酸化タン
グステン膜3bとの間に境界層のない物質的に連続した
見掛は上の混合薄膜に形成し、該見掛は上の混合薄膜に
よって対向薄膜3′が形成される。従って、本実施例で
は酸化タングステン−酸化イリジウムの見掛は上の混合
薄膜による対向薄11!3“と、五酸化タンタルの誘電
体薄膜4′と、酸化タングステンの還元発色薄膜5′と
によって発色層7′が構成されている。
形成された上記画素子は、いずれもl0c1角の面積の
もので65%から10%までの範囲で任意の反射率が得
られた。反射率65%から10%まで変化させる場合の
応答速度としては約2〜3秒であった。
尚、上記実施例では反射型素子について説明したが、各
上部電極6,6°を透明導電膜の下部電極2.2′と同
一素材で形成することによって、透過型素子も同様に形
