上記のように保護膜形成用ノズル37がウエハWの外側へと移動中に、薬液3Aの吐出が停止される理由を説明する。仮にこのノズル37の移動中においても薬液3Aの吐出が行われると、既にウエハWの表面上に供給されている薬液3Aが、移動中の保護膜形成用ノズル37から新たに吐出された薬液3AによってウエハWの周端へ向けて押されることになり、薬液3AがウエハWの裏面へと過剰に回り込む。ウエハWの裏面においてそのような過剰な回り込みが起きた領域では、薬液3Aの界面がウエハWの周端から比較的大きくウエハWの中心部側へ向かうように移動する。つまり、ウエハWの裏面においてこのように薬液3Aが過剰に回り込んだ領域は、他の領域に比べて保護膜30の端部がウエハWの中心部側へと位置し、当該ウエハWの搬送機構や搬送先のモジュールの構成部材に接触し、パーティクルとなってしまうおそれがある。このような不具合の発生を防ぐために、上記のようにノズル37の外側への移動中、より具体的には、ノズル37の外側への移動開始時点から薬液3Aの吐出位置がウエハWの外側に位置するまでの間は、上記のように薬液3Aの吐出を停止している。

評価試験1
以下、本発明に関連して行われた評価試験1について説明する。この評価試験1では、上記のモジュール3を用いて複数のウエハWの周縁部に薬液を供給して成膜を行った。ただしこの薬液としては、保護膜形成用の薬液3Aの代わりにレジストを使用した。評価試験1−1として、既述の第1の実施形態の図11〜図14で説明した手順に沿って成膜を行った。また、評価試験1−2として、ウエハWの周縁部上で薬液を吐出するノズル37を停止させた後、ノズル37をウエハWの外側へ移動する際にも薬液を吐出するようにしたことを除いては、既述の手順に沿って成膜を行った。さらに、評価試験1−3として、評価試験1−2と同様にノズル37をウエハWの外側へ移動する際にも薬液を吐出するようにしたこと及びウエハWの回転数を250rpmとしたことを除いて、既述の手順に沿って成膜を行った。従って、評価試験1−3におけるウエハWの回転数は、評価試験1−1、1−2におけるウエハWの回転数である150rpmよりも高い。

評価試験1−1〜1−3で成膜処理後のウエハWについて、裏面の様子を観察し、表面から裏面へレジストが回り込んで形成されたレジスト膜の状態を調べた。評価試験1−1では、ウエハWの裏面のリング状の膜の幅について、周方向における均一性が高く、最大値は2.5mmであった。評価試験1−2では、上記のリング状の膜の幅について、評価試験1−1に比べると周方向における均一性が低く、最大値は4.7mmであった。このような結果になったのは、第1の実施の形態で説明したように、ノズル37の移動によって裏面へと押されて回り込むレジストの量が多くなったためであると考えられる。評価試験1−3では、上記のリング状の幅について、評価試験1−1に比べて均一性が低く、最大値は2.5mmであった。この評価試験1の結果から、第1の実施の形態で説明したように、ノズル37からの薬液の吐出中はウエハWの回転数を比較的低くすること、及びノズル37のウエハWの外側への移動中は薬液の吐出を停止することが、薬液のウエハWの裏面への過剰な回り込みを抑え、ウエハWの裏面において周方向に膜の幅の均一性を高くするために有効であると考えられる。
