FIG. 1 is a plan view showing a semiconductor

The embedded
As viewed in the stacking direction, the n-type InP
As shown in the II ′ sectional view of FIG. 2, the InGaAsP / InGaAsP multiple quantum well
As shown in the plan view of FIG. 1, the two
A light emission
Laser light emitted from the
The light emission
Laser light from the
When the embedded
Hereinafter, the reason why the light emission angle is inclined when the light emission
FIG. 13 shows the relationship between the deviation of the radiation angle and the coupling efficiency. FIG. 13 shows the relationship between the vertical divergence angle and the coupling efficiency. As shown in FIG. 13, when the radiation angle is as large as 40 ° (full width at half maximum), the decrease in the coupling efficiency is as small as 1.9 percent, whereas when the radiation angle is 20 °, it is 7.7 percent. Also decreases. If the emission angle of the emitted light is deviated, for example, when the laser emitted light is coupled to the optical fiber, a problem such as a decrease in coupling efficiency occurs.
In the semiconductor
In this regard, according to the semiconductor
