Description
本願は、それぞれ2014年5月28日および2015年1月26日に出願され、それらの全体が参照によって本明細書に組み込まれる米国仮特許出願62/003,753および62/107,961の優先権を主張する。
P1−xB (式1)
を含むセンサ素子を有する半導体複合物を包含し、
Pはn型半導体材料であり、Bはホウ素であり、xは≦0.10である。いくつかの実施形態において、xは>0.0001である。いくつかの実施形態において、n型半導体材料は酸化タングステン(WO3)であり得る。いくつかの実施形態において、WO3はイプシロン相WO3(ε−WO3)である。いくつかの実施形態において、センサ素子はさらに共触媒を含み得る。いくつかの実施形態において、共触媒は貴金属であり得る。いくつかの実施形態において、貴金属はパラジウム、金、または白金である。いくつかの実施形態において、共触媒は遷移金属酸化物であり得る。いくつかの実施形態において、遷移金属酸化物はCo、Mn、Ni、またはCuの酸化物であり得る。
P1−xB (式1)
によって表される化合物を包含し、式1に関して、Pはn型半導体材料であり得、Bはホウ素であり得、xは≦0.10である。いくつかの実施形態において、xは0.0001、0.01、0.05、0.10wt%の割合の下限から約0.4、0.5%、0.75、1.0wt%の上限、および/または記載されている限度のいずれかの組み合わせの間であり得る。いくつかの実施形態において、xは0.225g(B)/100g(半導体)であり得る。

例1.ホウ素をドープしたイプシロン相WO3の作製
メタタングステン酸アンモニウム水和物(5g)、ホウ酸(100mg)、カルボヒドラジド(燃料)(2g)、および硝酸アンモニウム(酸化剤)(10g)を、脱イオン(DI)水の50ml中に溶解した。それから、水溶液を約420℃に予熱されたマッフル炉内に置き、それから約20分、または材料の燃焼が実質的に完了するまで加熱した。試料材料の燃焼が完了した後で、生成物を空気中で約420℃においてさらに約20分焼鈍した。粉末の物体色は橙黄色に見え、ホウ素をドープしたWO3は標準イプシロンWO3のX線回折による粉末XRDパターン(図5)との比較によって確認された(ICFFのPDFカード番号01−087−2404)。もたらされた材料の走査電子顕微鏡写真が図12Aに示されている。
例2〜10を例1に類似の様式で作製した。ただし、ホウ酸(「B」)、カルボヒドラジド(「C」)、および/または硝酸アンモニウム(「D」)の量を下の表4に記載されているように変えた。
例11.ホウ素をドープしたイプシロンWO3の貴金属の担持
上に記載されている様式で作製された例1の1gと[Pt(NH3)4](NO3)2の17.12mgとを10mL蒸留水中に置き、40mLの密閉バイアルの反応器内において約90℃で約2時間撹拌した。それから、密閉バイアルを室温水道水中において冷やし、メンブレンフィルタ(0.05μm孔径)によって濾過し、DI水によって少なくとも3回洗浄し、最後に約110℃で一晩乾燥し(約15時間)、1wt%Ptを担持されたイプシロン相WO3の約45mgを得た。
例14A.ボールミル処理されたスラリー
例1において上記のように作製された2.00gのWO3/0.05%のBとメタノールの15.00mlとを、溶剤系スラリー調製のために高純度アルミナジャーに加え、それから、混合物が液状様に見えるまでミルジャーの内容物を手動で撹拌した。それから、3mm直径のZrO2ミル材の20gおよび5mm直径のZrO2ミル材の4gをアルミナジャーに加え、ミルジャー中の混合物をベンチトップ遊星ボールミル(MTIコーポレーション、リッチモンド、CA)によって約1500rpmで室温において約17時間ミル処理した。それから、もたらされた混合物を空気中において約110℃で約2時間乾燥した。得られたボールミル処理されたスラリーの実施形態の走査電子顕微鏡写真を図12Bに示す。
別の例においては、上記のように作製された2.00gのWO3/0.19wt%のBを2.00gのWO3/0.05%のBの代わりに用いた。
ボールミル処理される前および後の粒子径分布を、HoribaのLA−300粒子径分布アナライザ(Horibaサイエンティフィク、エジソン、NJ、USA)によって得た。
例15A:ボールミル処理なし
上で調製した白金を担持されたε相酸化タングステンの約9mgをイソプロピルアルコール(IPA)(0.4ml)と混合し、60分間超音波分解した。分散液の約10個の10μlアリコートを超音波分解された分散液の表面のすぐ下から分離し、それから、約120℃の表面温度を有するセンサ素子(0.1×0.1インチ電極、Al2O3基板、10mil厚、電極材料Au、電極間隔1mil、指幅4mil、指長さ0.1インチ、3電極対を有する、P/N614、Synkeraテクノロジーズ、コロラド、USA)上に滴下し、各追加の滴下の間に乾燥した。それから、ドロップコートしたセンサ(SE−1)を300W出力電力のフルスペクトルキセノンランプの下において約120℃で約60分間ベーキングした。
上で調製されたボールミル処理された酸化タングステンの約10mgをメタノール(1.0ml)と混合し、60分間超音波分解した。分散液の約7つの10μlアリコートを、約120℃の表面温度を有するセンサ素子(0.1×0.1インチ電極、Al2O3基板、10mil厚、電極材料Au、電極間隔4mil、指幅4mil、指長さ0.1インチ、3電極対を有する、P/N614、Synkeraテクノロジーズ)上に滴下し、各追加の滴下の間に乾燥した。それから、ドロップコートしたセンサ(SE−1BM)を300W出力電力のフルスペクトルキセノンランプの下において約120℃で約60分間ベーキングした。
上の例に記載されているように組み立てられたセンサ素子3(SE−3)を約850mLの体積を有する金属チャンバー内に置き、センサ電極をマルチメータ(テクトロニクスDMM4050、6.1/2桁高精度マルチメータ、テクトロニクスInc.、ビーバートン、OR、USA)に接続し、抵抗率(オーム)を約40mΩにおいて測定するように設定し、周囲大気条件下の完全暗室内に置いた。図7参照。それから、センサ電極を約350℃の作動温度に暴露した。約90%の相対湿度を有するアセトン不含空気(圧縮合成空気[CAS132259−10−0]、エアガスLLC、サンマルコス、CA、USA)を容器内に約1ml/分で約10分間放出し、かつ(チャンバーの加圧を最小化するように)同じ速度でチャンバーから抜き、抵抗率ベースラインの読み取りを記録した。それから、1ppmアセトン/空気ガス(A−030−1090−100PNA圧縮1ppmアセトン/合成空気、MesaスペシャルティーGases&Equipment、ロングビーチ、CA、USA)を容器内にさまざまな時間、例えば60sec、約30sec、約10sec、約5sec放出し、センサ素子の抵抗率を記録した。チャンバー内のガス環境は、質量分光光度計に取り付けられたガスクロマトグラファー(アジレントガスクロマトグラフモデル7890A、アジレント質量分光光度計モデル240)によって判定した。結果は図9に示されている。図9は、センサ作動温度が約350℃であるときに、センサ素子が空気中の約1ppmのアセトンに対する感度を発揮したということを示している。
センサ素子5および4を上の例16に記載されているように組み立て、また、直上に記載されているように試験した。ただし、センサは約室温に維持し、センサは、青色光を発光する発光ダイオードのアレイに暴露し、BLEDは約455nm波長、約35〜40mW/cm2で発光した。結果は表6に提供されている。
SE−1BMを上記の例のように組み立て、また、上記の図7のものと類似の様式で試験した。この例においては、直上に記載されている850ml金属チャンバーの代わりに、それが開示する全てが参照によって本明細書に組み込まれる2014年10月16日の米国仮出願62/064,680に記載されているT字管型検査チャンバー(TC−1)を用いた。TC−1は、2.6cmの内側直径を有する7.62cm長(ポリカーボネート)管から構築した。検査チャンバーは1cmの内側直径を有するガス出口を有し、器具チャンバーとの直角なt字型接合を形成し、ガス出口の中心はセンサ装置と整列させた。ガス出口の中心およびセンサ装置(ヒータ回路を有するSyntek614チップ上に組み立てられた例1のセンサ)は器具の端から3.81cmに設けられた。器具チャンバーは、頂部からおよそ4.3cmの底部端において、ガス出口穴のすぐ下で密封した。器具は、円周1cmであるガス入口を器具の頂部端の中心に有した。器具は、ガス出口管を充填する気流減少素子として振る舞うワイヤーメッシュスクリーンをもまた有した。気流減少素子は高耐食型316ステンレス鋼ワイヤークロスディスクであり、0.01インチのワイヤー直径、40×40のメッシュサイズ、0.015インチの目開きサイズを有し、約36%の開口面積を作り出した(McMaster−Carr−2930T43、McMaster−Carr、ロサンゼルス、CA、USA)。図7Aは上記の検査チャンバーを示している。気流妨害素子を4つの係留ワイヤーによって器具中に懸架し、スクリーンを固定した。気流妨害素子は直径1.5cmであり、器具のチャンバー内においてセンサ装置の表面よりも1cm上に設けられ、検査チャンバー管と同心であった。ワイヤーメッシュスクリーンは高耐食型316ステンレス鋼ワイヤークロスディスク(McMaster−Carr−2930T63、McMaster−Carr)であり、0.0045インチのワイヤー直径、100×100のメッシュサイズ、0.0055インチの目開きサイズを有し、約30%の開口面積を作り出した。
上記のように組み立てられたセンサ素子1(ヒータ回路基板Synkera−P/N614による)を上に記載されているT字型チャンバー内に置き、センサをマルチメータ(テクトロニクスDMM4050、6.1/2桁高精度マルチメータ、テクトロニクスInc.、ビーバートン、OR、USA)に接続し、抵抗率(オーム)を約40kΩにおいて周囲大気下かつ暗条件で測定するように設定した。センサは、3.8ボルトの電圧および0.137ampの電流を白金抵抗ヒータに印加することによって約195℃に加熱した。90%より高い相対湿度を有するアセトン不含空気(圧縮合成空気[CAS132259−10−0]、エアガスLLC、サンマルコス、CA、USA)をT字型管の容器内に約1.5リットル/分で放出して、センサの抵抗率のベースライン(インターバル3,050から約3,100に対応して抵抗プロファイル中の明らかなプラトーが約42,000オームにある、図15の抵抗率プロファイルの第1の部分を参照)を約300秒間確立した。それから、1.5L/分の気流と同時に、15.1ppmアセトン/合成空気混合物を約110mL/分でシステム内に通し、抵抗率変化を195℃の温度において約150秒間モニターした。それから、アセトンの流れを閉じてセンサの抵抗率のベースラインを再確立し、アセトン不含合成空気を約300秒間フラッシュした(約インターバル3,150から約3,250において、図15に見られる約15,000オームから約39,000オームへの抵抗率の復帰)。それから、エタノールガス(99.4ppmアセトン/合成空気混合物、10mL/分の流量)を前述の1.5L/分の合成空気の流れと混合して、抵抗率変化を195℃の温度において約150秒間観察した。エタノールの流れを再び閉じてセンサの抵抗率のベースラインを再確立し、エタノール不含合成空気を約300秒間フラッシュした(約インターバル3,300から3,350において、図15に見られる約35,000オームから約39,000オームへの抵抗率の復帰)。それからイソプレンガス(100.9ppmイソプレン/合成空気混合物、10mL/分の流量)をイソプレン不含合成空気(1.5L/分)と混合して、抵抗率変化を195℃の温度において約150秒間観察した。それから、イソプレンの流れを再び閉じて、センサの抵抗率のベースラインを安定化させた(約インターバル3,500における約15,000オームから約37,500への抵抗率の復帰)。
例19から例27を、上の例18Aに記載されているものと類似の様式で試験した。ただし、センサ装置は、下の表7に示されているさまざまな電圧および電流を印可することによってさまざまな温度に加熱した。
次の実施形態が企図される。
実施形態1. 約1から約10milのギャップによって離間される第1の電極および第2の電極と、
前記第1の電極および前記第2の電極の両方と物理的に接触する多結晶性n型半導体材料と、を含むガスセンサ素子。
実施形態2. 前記多結晶性n型半導体が式P1−xBによって表され、Pはn型半導体材料であり、Bはホウ素であり、xは約0.0001よりも大きく、約0.10よりも大きくはない、実施形態1などの本明細書のいずれかの実施形態のガスセンサ。
実施形態3. 前記半導体材料が600nm以下の吸収端を有する、実施形態1または2などの本明細書のいずれかのしかるべき実施形態のガスセンサ。
実施形態4. 前記多結晶性n型半導体材料がイプシロン相WO3を含む、実施形態1、2、または3などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態5. 前記イプシロン相WO3にホウ素がドープされている、実施形態4などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態6. 前記ホウ素が前記多結晶性n型半導体の重量に対して約0.001%から約1%で存在する、実施形態5などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態7. 前記多結晶性n型半導体材料が燃焼合成されている、実施形態1、2、3、4、5、または6などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態8. 前記多結晶性n型半導体が約190℃から約360℃の温度にある、実施形態1、2、3、4、5、6、または7などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態9. 前記多結晶性n型半導体材料がガンマ相WO3を含む、実施形態1、2、3、4、5、6、7、または8などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態10. さらに共触媒を含む、実施形態 1、2、3、4、5、6、7、8、または9などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態11. 前記共触媒が貴金属である、実施形態10などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態12. 前記貴金属がパラジウム、金、白金、またはイリジウムである、実施形態12などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態13. 前記共触媒がCeO2またはTiO2である、実施形態10などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態14. 前記共触媒がCeO2である、実施形態13などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態15. 前記多結晶性n型半導体材料が青色光に暴露される、実施形態1、2、3、4、5、6、7、8、9、10、11、12、13、または14などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態16. 前記多結晶性n型半導体材料が約10℃から約40℃の温度にある、実施形態1、2、3、4、5、6、7、8、9、10、11、12、13、14、または15などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態17. 前記半導体材料と前記共触媒との比が約40〜60モル%の前記半導体材料に対して約60〜40%の前記共触媒である、実施形態10、11、12、13、14、15、または16などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態18. 前記共触媒が遷移金属酸化物(p型)である、実施形態10、15、16、または17などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態19. 前記遷移金属酸化物がCo、Mn、Ni、またはCu酸化物(p型)である、実施形態18などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態20. 前記多結晶性n型半導体材料がボールミル処理されている、実施形態1、2、3、4、5、6、7、8、9、10、11、12、13、14、15、16、17、18、または19などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子。
実施形態21. 対象の呼気中のアセトンを特定するための方法であって、実施形態1、2、3、4、5、6、7、8、9、10、11、12、13、14、15、16、17、18、19、または20などの本明細書のいずれかのしかるべき実施形態のガスセンサ素子を含むガスセンサに哺乳動物呼気試料を暴露することを含み、アセトンの存在がセンサの抵抗率の変化によって検出される方法。
実施形態22. 前記ガスセンサが約10℃から約50℃において作動し、前記ガスセンサ素子が青色光に暴露される、実施形態21などの本明細書のいずれかのしかるべき実施形態の方法。

実施形態27. センサ素子を作るための方法であって、ホウ素をドープしたイプシロンまたはガンマ相WO3半導体を燃焼合成することと、互いにかみ合わされた、第1および第2の離隔された電極を有するセンサ素子を提供することと、前記の燃焼合成されたホウ素をドープしたイプシロンまたはガンマ相半導体を前記第1および第2の離間された電極の間に配置することとを含む。
実施形態28. さらに、前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体を約5から約25時間の間ボールミル処理することによって、合成されたホウ素をドープしたイプシロンまたはガンマ相半導体の比表面積を10m2/g超まで増大させることを含む、実施形態27などの本明細書のいずれかのしかるべき実施形態の方法。
実施形態29. 前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体のブルナウアー−エメット−テラー(BET)を増大させることが、前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体を約1時間から約72時間の間ボールミル処理することを含む、実施形態27または28などの本明細書のいずれかのしかるべき実施形態の方法。
実施形態30. 前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体のBETを増大させることが、前記第1および第2の電極の間への配置の前に、前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体を超音波分解することを含む、実施形態27、28、または29などの本明細書のいずれかのしかるべき実施形態の方法。
実施形態31. 前記のホウ素をドープしたイプシロンまたはガンマ相WO3半導体に金属酸化物を加えることをさらに含む、実施形態27、28、29、または30などの本明細書のいずれかのしかるべき実施形態の方法。
Claims (17)
- ギャップによって離間される第1の電極および第2の電極と、
ホウ素がドープされているイプシロン相WO3、又は、CeO2またはTiO2と混合されてなるガンマ相WO3を含む多結晶性n型半導体材料と、を含み、
前記多結晶性n型半導体材料が前記第1の電極および前記第2の電極の両方と物理的に接触しているガスセンサ素子。 - 前記ギャップが0.000254mmから約2.54mmである、請求項1に記載のガスセンサ素子。
- 前記ホウ素が前記多結晶性n型半導体材料の重量に対して約0.001%から約1%で存在する、請求項1に記載のガスセンサ素子。
- 前記多結晶性n型半導体材料が燃焼合成されている、請求項1に記載のガスセンサ素子。
- 前記多結晶性n型半導体材料はホウ素がドープされているイプシロン相WO 3 を含み、前記ガスセンサ素子が約190℃から約360℃の温度で作動する、請求項1に記載のガスセンサ素子。
- 前記多結晶性n型半導体材料と混合された貴金属をさらに含む、請求項1に記載のガスセンサ素子。
- 前記貴金属がパラジウム、金、白金、またはイリジウムである、請求項6に記載のガスセンサ素子。
- 前記ガンマ相WO3がCeO2と混合されている、請求項1に記載のガスセンサ素子。
- 前記多結晶性n型半導体材料はCeO 2 またはTiO 2 と混合されてなるガンマ相WO 3 を含み、前記ガスセンサ素子が約10℃から約40℃の温度で作動する、請求項1に記載のガスセンサ素子。
- 前記ガンマ相WO 3 と前記CeO 2 またはTiO 2 との比が約40〜60モル%の前記ガンマ相WO 3 に対して約60〜40%の前記CeO 2 またはTiO 2 である、請求項1に記載のガスセンサ素子。
- 前記多結晶性n型半導体材料がボールミル処理されている、請求項1に記載のガスセンサ素子。
- 対象の呼気中のアセトンを特定するための方法であって、
請求項1に記載のガスセンサ素子を含むガスセンサに哺乳動物呼気試料を暴露することを含み、
アセトンの存在が前記センサの抵抗率の変化によって検出される方法。 - 前記ガスセンサが約10℃から約50℃で作動し、前記ガスセンサ素子が青色光に暴露される、請求項12に記載の方法。
