Description
本願に開示の技術は、特にMEMS(Micro Electro Mechanical Systems)として構成される加速度センサに関するものである。 The technology disclosed in the present application relates to an acceleration sensor configured as MEMS (Micro Electro Mechanical Systems).
2. Description of the Related Art Conventionally, some acceleration sensors manufactured using the MEMS technology include a capacitance portion that varies in capacitance according to acceleration. For example, a capacitance part is configured by a fixed electrode fixed to a substrate and a movable electrode provided on a weight part that can swing relative to the substrate. There is an acceleration sensor that detects acceleration based on a change in capacitance (for example, Patent Document 1). In the acceleration sensor disclosed in Patent Document 1, both ends in the longitudinal direction (X direction) of a weight portion formed in a rectangular plate shape are connected to a support portion fixed to a substrate via an elastic member (for example, a spring). The electrostatic capacitance portions are distributed and provided at positions on both sides of the weight portion in the Y direction. This acceleration sensor is configured as a one-axis acceleration sensor that outputs the amount of change in capacitance of the capacitance portion that occurs as the weight portion changes in the detection direction (X direction) in accordance with the acceleration. .
Further, there are three-axis acceleration sensors capable of detecting acceleration acting in the three detection directions of XYZ with respect to the above-described one-axis acceleration sensor (for example,
By the way, in the acceleration sensor as described above, for example, in order to connect to a processing circuit that calculates acceleration from the amount of change in capacitance, each fixed electrode provided in the capacitance section is connected to the substrate. For example, in the acceleration sensor of Patent Document 1, a connection portion (support portion in the literature) that connects the fixed electrode to the substrate is provided on each of the fixed electrodes on both sides of the weight portion. In addition, for example, in the acceleration sensor disclosed in
However, in such a connection portion, for example, a through hole connected to the substrate is formed for a flat plate-like fixed electrode, and the thickness of the electrode is increased as compared with other portions. In addition, the connection portion may not be sufficiently opposed to the movable electrode depending on its shape, configuration, arrangement, or the like, or even if it is opposed, the change in the capacitance value due to acceleration is canceled out. In some cases, the electric capacity is not output, which is insufficient as a part contributing to the detection of acceleration.
In the acceleration sensor described above, the capacitance portions corresponding to one detection direction are arranged in a distributed manner, and the fixed electrode of each capacitance portion does not contribute to acceleration detection. In combination with the provision of the capacitor, the area occupied by the capacitance portion becomes large, which leads to an increase in the size of the acceleration sensor.
The technology disclosed in the present application has been proposed in view of the above problems. An object of the present invention is to provide an acceleration sensor that can contribute to improvement in sensitivity and downsizing of the apparatus.
An acceleration sensor according to a technique disclosed in the present application includes a substrate, a weight portion that is provided so as to be swingable by being separated from the substrate, a fixed electrode and a movable electrode according to acceleration in a detection direction parallel to the planar direction of the substrate. A capacitance portion that varies in capacitance according to the distance in the detection direction, and the capacitance portion is detected at the center of the area surrounded by the outer periphery of the weight portion in plan view of the substrate. The fixed electrodes and the movable electrodes are alternately arranged in a line along the direction.
The acceleration sensor includes an electrostatic capacitance portion that includes a fixed electrode and a movable electrode that vary in accordance with acceleration in the detection direction, and the fixed electrode and the movable electrode of the electrostatic capacitance portion include weights. Are arranged in a line in the center of the area surrounded by the outer periphery of the part. More specifically, in the electrostatic capacitance portion, the fixed electrode and the movable electrode are alternately arranged opposite to each other along the detection direction at a position that is the central portion of the region surrounded by the outer periphery of the weight portion in plan view of the substrate. . In such a configuration, the fixed electrode and the movable electrode constituting the capacitance unit corresponding to one detection direction are arranged in a line, so that the connection provided in the fixed electrode is compared with the case where the arrangement is distributed in a plurality of lines. The number of parts can be minimized, and the arrangement of the connection parts can be optimized. As a result, it is possible to efficiently secure the facing region of the electrode excluding the connection portion, and it is possible to reduce the size of the device by compressing the area occupied by the capacitance portion. In such an acceleration sensor, the sensitivity correlates with the weight of the weight portion. With the above configuration, the reduced connection portion region can be used as a region for forming the weight portion. As a result, it is possible to increase the weight of the weight part, and it is possible to improve the impression compared to other acceleration sensors having the same capacitance.
Further, in the acceleration sensor according to the technique disclosed in the present application, the central portion of the electrostatic capacitance portion may be positioned in the central portion of the region surrounded by the outer peripheral edge of the weight portion in plan view of the substrate. In such a configuration, by making the central portion of the electrostatic capacitance portion coincide with the central portion of the weight portion, it is possible to more effectively compress the occupied area of the electrostatic capacitance portion and reduce the size of the device. .
Further, in the acceleration sensor according to the technique disclosed in the present application, the center part of the region surrounded by the outer peripheral edge of the weight part may be a center of gravity of the weight part. In such a configuration, by making the central portion of the weight portion where the capacitance portion is disposed coincide with the center of gravity of the weight portion, the weight portion can be made symmetrical with respect to the center portion (center of gravity). For this reason, by reducing the shift of the center of gravity of the weight portion provided so as to be able to swing, it is possible to improve the sensitivity by suppressing the movement of the weight portion in the rotating direction, for example.
In the acceleration sensor according to the technique disclosed in the present application, the fixed electrode includes a first fixed electrode, a second fixed electrode, and a first fixed electrode that are disposed adjacent to each other in a region sandwiched between adjacent movable electrodes. And a second connection portion for connecting the second fixed electrode to the substrate, the first connection portion so that the first fixed electrode and the movable electrode are flush with each other. The second connecting portion is arranged to be widened on the side of the adjacent first fixed electrode so that the second fixed electrode and the movable electrode are flush with each other. It is good also as a structure to be made.
In such a configuration, the first and second connection portions that may increase the width of the electrode expand the connection portions connected to each of the adjacent first and second fixed electrodes toward the respective electrode sides. Thus, the first and second fixed electrodes are flush with the movable electrode. Therefore, in the configuration in which the first and second fixed electrodes are provided as the fixed electrodes, the arrangement of the connection portions of the electrodes can be optimized, and the apparatus can be miniaturized.
In the acceleration sensor according to the technology disclosed in the present application, the fixed electrode is a flat plate surface fixed to the substrate and orthogonal to the plane of the substrate and orthogonal to the detection direction. It is good also as a structure which is extended and provided and is a flat plate surface facing in parallel with a fixed electrode. In such a configuration, by optimizing the arrangement of the fixed electrode and the movable electrode configured as a flat plate surface, it is possible to configure an acceleration sensor that can contribute more effectively to downsizing of the device and improvement of sensitivity.
In the acceleration sensor according to the technique disclosed in the present application, the movable electrode may be connected to the weight portion at least at two places.
In the acceleration sensor, the movable electrode is connected to the weight portion at least at two places. Here, for example, in a configuration in which the movable electrode is connected to the weight at one place, when a large acceleration is momentarily applied to the sensor due to an impact or the like, the movable electrode is bent about the connection portion. There is a risk that a short circuit will occur due to collision with the fixed electrode. This deflection correlates with the size of the movable electrode. On the other hand, in the acceleration sensor, the size of the fixed electrode and the movable electrode can be increased by optimizing the arrangement of the connecting portions. Therefore, in such a configuration, the size of the fixed electrode and the movable electrode can be increased to obtain a desired capacitance (sensitivity), and the bending and the like caused by the size of the movable electrode can be suppressed, and both electrodes can be suppressed. Can be prevented.
According to the technique disclosed in the present application, it is possible to provide an acceleration sensor that can contribute to improvement in sensitivity and downsizing of the apparatus.
図1は、本実施形態に係る静電容量型の加速度センサをMEMS(Micro Electro Mechanical Systems)技術を用いて製造したチップの概略構成を示している。
DESCRIPTION OF EXEMPLARY EMBODIMENTS Hereinafter, an embodiment of the invention will be described with reference to the accompanying drawings. Note that, for convenience of explanation, the accompanying drawings include portions that are illustrated differently from actual dimensions and scales.
FIG. 1 shows a schematic configuration of a chip in which a capacitance type acceleration sensor according to the present embodiment is manufactured using a MEMS (Micro Electro Mechanical Systems) technology. As shown in FIG. 1, the
The
Further, the
図2(b)は図2(a)のA−A線端面図、図2(c)は図2(a)のB−B線端面図である。
2B is an end view taken along line AA in FIG. 2A, and FIG. 2C is an end view taken along line BB in FIG. 2A. As shown in FIG. 2B, the
As shown in FIG. 2A, the
The first
Further, as shown in FIG. 2B, the first and second
The
The first and second
As shown in FIG. 2B, the
For example, the voltage at the
Also, the third
As described above, the

Next, the arrangement of the
Here, in the first and second
On the other hand, in the
Further, the first and second
Further, the connecting
On the other hand, the sensitivity of the
Incidentally, for example, in the
Next, the structure of the
As shown in FIG. 5, the
v=f0L4/8EI=14.7(σaL4/Eb2)
Here, in order to compare with the present embodiment, a configuration in which the
v = f 0 L 4 /8EI=14.7 (σaL 4 / Eb 2 )
In the above equation, f 0 is a load per unit length (distributed load) applied to the
On the other hand, the
On the other hand, in the
In the
For example, a stopper that restricts the fluctuation of the
Next, the structure of the
A
The
FIG. 7 is a graph showing the values of the spring constants Kx, Ky, Kz with respect to the folding number n. As shown in FIG. 7, the spring constant Kx in the X direction increases as the number of folding times n increases. The graph shown by the solid line in the figure shows the result of trial calculation of the spring constant Kx, and it can be seen that as the number of foldings n increases, the rigidity in the X direction increases and the expansion and contraction is restricted.
On the other hand, the spring constant Ky in the Y direction decreases as the number of folding times n increases. The graph shown by the broken line in the figure shows the result of the trial calculation of the spring constant Ky, and it can be seen that the rigidity in the Y direction decreases and the bending becomes easier as the number of times of folding n increases. Similarly, the spring constant Kz in the Z direction decreases as the number of folding times n increases. The graph shown by the alternate long and short dash line in the figure shows the trial calculation result of the spring constant Kz, and it can be seen that it becomes easier to flex in the Z direction as the number of folding times n increases.
Based on the above contents, the
Next, the
And the
C=εS/d・・・・・・・・・(1)
Next, the sensitivity of the
The
C = εS / d (1)
The
F=ma=kΔd(m:錘部24の質量、a:加速度、k:バネ定数)・・(3)
ΔC=(εS/d2*m/k)a=(C/k*m/d)a・・・・・・(4)
Further, the magnitude of the change amount ΔC of the capacitance with respect to the change amount Δd of the distance is expressed by the following equation using the above formula (1).
ΔC / Δd = εS / d 2 (2)
Further, the force acting on the
F = ma = kΔd (m: mass of
From the above equations (2) and (3), the amount of change ΔC in capacitance is expressed by the following equation.
ΔC = (εS / d 2 * m / k) a = (C / k * m / d) a (4)
Therefore, from the above equation (4), in order to increase the sensitivity (capacitance change amount) to the acceleration a of the
In general, it is preferable that the sensitivity of the capacitive acceleration sensor be equal to each other in the XYZ directions. As shown in the above equation (4), it is conceivable to make the ratio of the capacitance C and the spring constant k in each direction equal in order to make the sensitivity in each direction comparable. For example, in the
2*Cx/kz=2*Cy/ky=(Cz1/kz1+Cz2/kz2)・・・・(5)
In this case, in order to make the ratio between the capacitance C in each direction and the spring constant k equal, it is preferable to satisfy the following equation.
2 * Cx / kz = 2 * Cy / ky = (Cz1 / kz1 + Cz2 / kz2) (5)
Therefore, by designing the value of the above formula (5) as an index, the sensitivity to acceleration in the directions of the three axes orthogonal to each other can be made equal, and the

As mentioned above, according to above-mentioned embodiment, there exist the following effects.
(1) The first and
(2) In the
Further, since both ends of the
(3) The
(4) The
(5) The
Note that the present invention is not limited to the above-described embodiment, and it goes without saying that various improvements and modifications can be made without departing from the spirit of the present invention.
For example, in the above embodiment, the first and
Moreover, in the said embodiment, although
In the above embodiment, the center of the
Moreover, in the said embodiment, although the
Further, in the first and
Further, the shape and configuration of each member is an example, and may be changed as appropriate. For example, the
