Description
図1は、第1実施形態に係る太陽電池セルの構成を説明するための断面図である。図1に示されるように、太陽電池セル1Aは電極14を備えている。電極14の主面14pの上には、光吸収部13、方向転換層12、及びガラス板11がこの順に配置されている。太陽電池セル1Aには、ガラス板11側から入射光Lが入射される。太陽電池セル1Aは、ガラス板11を成長基板として、ガラス板11の上に方向転換層12、光吸収部13及び電極14をこの順に形成されている。

である。例えば、光の波長λが800nmであり、半導体領域12bの屈折率n12bが4.23(実部のみで近似)であり、透明導電領域12aの屈折率n12aが1.85(実部のみで近似)であるとすると、方向転換層12の厚さはh=168nm程度である。方向転換層12の厚さhは、式(2)によって計算された値を中心値として、±20%程度の寸法公差が許容される。例えば、方向転換層12が168nm程度の厚さhを有すると仮定したとき、方向転換層12の厚さhの許容範囲は134nm〜202nmである。

式(3)、(4)により示した条件は、周期数が少ない場合に留意すべき点である。従って、方向転換層12に設けられた周期数が多い場合には、厚さhの値に特に制限はない。周期数とは、1つの透明導電領域12a及び1つの半導体領域12bからなる要素を一つの単位とする構造の数である。

例えば、光の波長λが800nmであると仮定する。トップセル層13aの屈折率n13aが4.23(実部のみで近似)であり、トップセル層13aの厚さが200nmであると仮定する。ボトムセル層13bの屈折率n13bが3.71(実部のみで近似)であり、ボトムセル層13bの厚さが200nmであると仮定する。電極14が完全導体と近似できると仮定する。これらの条件によれば、配列周期Dは220nm〜260nm又は400nm〜450nmの整数倍の長さ程度である。配列周期Dの上述した数値範囲は、導波モードの実効屈折率の計算において、導波路幅の見積もりに方向転換層12を加えた場合と加えない場合との両方を含んでいることに起因している。さらに、配列周期Dの上述した数値範囲は、位相整合させる導波モードによって配列周期Dが変化することに起因している。最適な配列周期Dは、光吸収効率が最大になるように決定される。方向転換層12の配列周期Dは、式(5)によって計算された値を中心値として、±20%程度の寸法公差が許容される。例えば、方向転換層12が450nm程度の配列周期Dを有すると仮定したとき、方向転換層12の配列周期Dの許容範囲は360nm〜540nmである。

上記非特許文献8では、式(6)により、回折格子の周期DGが小さいとき、大きな回折次数mへの光の回折が起きなくなり、光吸収効率の低下が起きることが示されている。それ故、回折格子の周期の最適値として600nm程度が示されている。非特許文献8に引用された他の報告には、回折格子の周期の最適値として650nm〜850nmが示されている。回折格子を適用した太陽電池セルでは、回折格子によって回折した光が、太陽電池セル内で多重反射するように光吸収部に閉じ込める必要がある。それ故、光吸収部の裏面に反射鏡を必要とする。反射鏡により反射された光が表面の同じ回折格子によって再度回折されて、光が外部に出ないようにすることが課題として指摘されている。従って、回折格子を備える太陽電池セルは、光が外部に漏れ出ないようにする反射部を備える必要がある。
第2実施形態に係る太陽電池セルについて説明する。本実施形態に係る太陽電池セルは光吸収部23が方向転換層22の入射面22pの上に形成されている点で第1実施形態に係る太陽電池セル1Aと相違する。

φAg[uc-Si]は半導体領域22bから電極24に光が入射して反射する際の位相変化であり、φAg[ITO]は透明導電領域22aから電極24に光が入射して反射する際の位相変化である。式(1)に対応する左辺の第一項が2倍になっているのは、入射及び反射により方向転換層22を光が二回通過するためである。基材25の屈折率は1.7に設定した。電極24の厚さは100nmに設定し、屈折率は0.173+5.021iに設定した。方向転換層22の透明導電領域22aの屈折率は1.85+0.01iに設定し、領域22bの屈折率は3.71+0.0085iに設定し、領域比は1/2に設定した。領域比とは配列周期Dに占める半導体領域22bの幅の割合である。ボトムセル層23bの厚さは200nmに設定し、屈折率は3.71+0.0085iに設定した。トップセル層23aの厚さは200nmに設定し、屈折率は4.23+0.10iに設定した。電極21の厚さは200nmに設定し、屈折率は1.85+0.01iに設定した。入射光Lの波長は800nmに設定した。このとき、位相差がπ又はその3倍、5倍に相当する方向転換層22の厚さhは式(8)より64nm、280nm、496nmと見積もられる。しかし、式(4)の条件から496nmは除外される。
第3実施形態に係る太陽電池セルについて説明する。本実施形態に係る太陽電池セルは、金属からなる電極を備えていない点で第1実施形態に係る太陽電池セル1Aと相違する。
第4実施形態に係る太陽電池セルについて説明する。本実施形態に係る太陽電池セルは、透明導電領域を配置する周期が一定でない点で第1実施形態に係る太陽電池セル1Aと相違する。
第5実施形態に係る太陽電池セルについて説明する。本実施形態に係る太陽電池セルは、第1の領域が球状の形状である点で第1実施形態に係る太陽電池セル1Aと相違する。
図14は第6実施形態に係る太陽電池セルの構成を説明するための断面図である。本実施形態の太陽電池セルは、銀からなる電極を備えていない点及び第1の領域が球状の形状である点で上述した第1実施形態に係る太陽電池セル1Aと相違する。
次に、本発明の第7実施形態について説明する。第7実施形態に係る太陽電池セルは、方向転換層の第1の領域が空気領域である点で太陽電池セル1Aと相違する。図16は、第7実施形態に係る太陽電池セル50の構成を説明するための図である。太陽電池セル50は、ガラス基板51、光吸収部52及び方向転換層53を備える。光吸収部52は、微結晶シリコン層52a及びアモルファスシリコン層52bを含む。方向転換層53は、空気領域(第1の領域)53a及び半導体領域(第2の領域)53bを含む。ガラス基板51上に微結晶シリコン層52aが設けられ、微結晶シリコン層52a上にアモルファスシリコン層52bが設けられている。さらに、アモルファスシリコン層52b上に、方向転換層53が設けられている。

従って、光の波長が800nmであるとすると、方向転換層53の厚さhは125nmに設定される。なお、方向転換層53の半導体領域53bはアモルファスシリコンからなる。また、方向転換層53の厚さhは、式(9)で計算された値を中心値として、±20%程度の寸法公差が許容される。
次に、第8実施形態について説明する。第8実施形態に係る太陽電池セルは、ガラス基板51、ガラス基板51上に形成された1層の光吸収部52であるシリコン薄膜、及び方向転換層53からなる。従って、第8実施形態に係る太陽電池セルは、光吸収部52が1層のシリコン薄膜層からなる点で、第7実施形態に係る太陽電池セル50と相違する。すなわち、本実施形態の太陽電池セルは、光吸収部52を構成するシリコン薄膜の光入射面上に、方向転換層53を構成する周期構造を有する。
本発明による太陽電池セルは、上述した実施形態及び実施例に限られるものではなく、他に様々な変形が可能である。上述した第1実施形態には、光吸収部13を構成するトップセル層13aとボトムセル層13bとは互いに接するように形成されている構成が例示されている。図28は第1実施形態に係る太陽電池セルの変形例を説明するための断面図である。図28に示されるように、本発明の太陽電池セル1Fはトップセル層13aとボトムセル層13bとの間に透明導電層15を備えていてもよい。
本発明に係る太陽電池セルが備える方向転換層は、太陽電池セル以外の光デバイスにも適用することができる。例えば、光検出器、フォトダイオードのような光吸収を基本とする光デバイスに適用することにより、光デバイスの効率を高めることができる。
本発明に係る太陽電池セルが備える方向転換層は、薄膜シリコン太陽電池セル以外の各種太陽電池セルに適用することができる。例えば、有機系薄膜太陽電池セル、色素増感太陽電池セル、及び各種の化合物半導体太陽電池セル等に適用することにより、光吸収効率を高めることができる。
本発明に係る太陽電池セルが備える方向転換層は、屈折率が互いに異なる第1の領域と第2の領域とを備えている構成が例示されている。方向転換層の屈折率は、上述したように方向転換層の入射面に沿って不連続に変化する場合だけでなく、連続的かつ周期的に変化していてもよい。例えば、このような構成を有する方向転換層は、半導体に不純物を拡散させる方法により製造することができる。

- 光を吸収して光生成キャリアを発生する少なくとも一つの光吸収部と、
互いに屈折率が異なる第1の領域及び第2の領域を含み、前記光吸収部の表面に沿った方向に前記光の進行方向を転換する少なくとも一つの方向転換層と、を備え、
前記第1の領域及び前記第2の領域は、前記方向転換層の前記光が入射される側の面である入射面に沿って所定の配列周期に基づいて並設され、
前記配列周期は、前記第1の領域の前記入射面に沿った長さに前記第2の領域の前記入射面に沿った長さを加えた長さであり、
前記方向転換層は、
前記入射面に直交する方向の厚さが、前記第1の領域を通過した後の前記光の位相と前記第2の領域を通過した後の前記光の位相との差が略180度となるように設定されていることにより、前記方向転換層に対して入射された前記光を、前記光吸収部の表面に沿った方向に波面の位相変化を有する光に変換して前記光の進行方向を前記光吸収部の表面に沿った方向に転換し、
