Description
A) 基板上に第1層を用意する工程、前記第1層は、第1高分子バインダー内に分散された第1輻射線吸収化合物を含む、
B) 前記第1層上に第2層を用意する工程、前記第2層は、第2高分子バインダー内に分散された第2輻射線吸収化合物を含む、
C) 前記第1層及び第2層を乾燥させた後、前記乾燥された第1層及び第2層からの湿分の除去を抑制する条件下で少なくとも4時間、40℃〜90℃で、前記第1層及び第2層を熱処理する工程
を含んで成るポジ型画像形成性要素を提供する方法を提供する。
D) 画像形成された領域と非画像形成領域とを提供するために、前記画像形成性要素を像様露光する工程、そして、
E) 該画像形成された領域だけを除去するために、該像様露光された画像形成性要素と水性現像剤とを接触させる工程
をさらに含む。
文脈が特に示すのでない限り、本明細書中に使用する「画像形成性要素」及び「印刷版前駆体」という用語は、本発明によって得られる態様に言及するものである。
本発明を用いることによって得られる画像形成性要素は、数多くの方式で使用することができる。好ましい用途は、下でより詳しく説明するような平版印刷版の前駆体としての使用である。しかし、これが、本発明のただ1つの用途であるわけではない。例えば、画像形成性要素は、フォトマスク・リソグラフィ及びインプリント・リソグラフィにおいて使用することもでき、また化学的に増幅されたレジスト、プリント基板、並びにマイクロ電子デバイス及びマイクロ光学デバイスを形成するために使用することもできる。
一般に、本発明によって得られる画像形成性要素は、基板と、第1層(「下層」又は「内層」として知られることもある)と、第1層上に配置された第2層(「トップ層」又は「外層」として知られることもある)とを含む。熱画像形成前には、第2層はアルカリ性現像剤によって除去することはできないが、しかし、熱画像形成後には、第2層の画像形成された領域は、アルカリ性現像剤によって除去することができる。第1層もアルカリ性現像剤によって除去することができる。輻射線吸収化合物、一般には赤外線吸収化合物(下に定義する)が画像形成性要素の第1層及び第2層の双方内に存在する。輻射線吸収化合物は任意選択的に、第1層と第2層との間の分離層内にも存在することもできる。種々の層内の輻射線吸収化合物は、同じか又は異なる化合物であることが可能であり、そして好ましくは、これらは同じ化合物である。
第1層は、第2層と基板との間に配置されており、そして典型的には上記基板上に直接的に配置されている。第1層は、「第1」高分子材料内部に配置された「第1」輻射線吸収化合物(下記)を含む。
R2は、−NHC(O)NH−フェニル基、又はフェニル基であり、フェニル環は、無置換型であるか、又は1つ若しくは2つ以上のカルボキシ、ヒドロキシ、又は−S(O)2NH2基で置換することができる。好ましくは、R2内のフェニル部分は、ヒドロキシ又はカルボキシ基で置換されている。さらに、mは0又は1であり、そしてpは1〜5である。好ましくは、mは1であり、そしてpは1である。構造(I)において、R2が−NHC(O)NH−フェニル基である場合、mは1でなければならない。}
第2層は第1層の上に配置されており、そして好ましい態様の場合、第1層と第2層との間には中間層はない。最も好ましい態様の場合、第2層はまた、本要素における最外層である。
画像形成性要素は、基板の表面(及びその上に設けられた任意のその他の親水性層)上に第1層配合物を順次適用し、次いでコンベンショナルな塗布法又は積層法を用いて、第1層上に第2層配合物を適用することによって調製することができる。内層配合物と外層配合物との混和を回避することが望ましい。
使用中、画像形成性要素は、波長600〜1200nm、好ましくは700〜1200nmのレーザーを使用して、好適な画像形成輻射線源(例えば赤外線)に露光される。画像形成要素を露光するために使用されるレーザーは、ダイオード・レーザー・システムの信頼性及びメンテナンスの手間の少なさにより、好ましくはダイオード・レーザーであるが、しかし他のレーザー、例えば気体又は固体レーザーを使用することもできる。レーザー画像形成のための出力、強度、及び露光時間の組み合わせは、当業者には容易に明らかである。目下、商業的に入手可能な画像セッターにおいて使用される高性能レーザー又はレーザー・ダイオードは、波長800〜850nm又は1040〜1120nmの赤外線を放射する。
EUV-5は、コンベンショナルな出発材料及び重合条件を用いて調製された下記構造を有するポリマーである:
BLOは、γ-ブチロラクトンである。
PGMEは、プロピレングリコールメチルエーテルである。
65部のMEK、15部のPGME、10部の水、及び10部のBLOの溶剤混合物中の、表I(全ての値は重量%)に示された塗布用組成物で、内層(「第1」層)塗布用配合物1〜3を調製した。
クリーンアウト:Screen PTR4300プレートセッター上で要素に画像を形成し、続いて、PK処理装置内で30℃に保たれた平版印刷Developer PD1(1部の現像剤を8部の水に希釈)を用いて現像することにより、塗膜のクリーンアウトを評価した。クリーンアウト、すなわち画像形成された塗膜の完全な除去を達成するために必要となるエネルギーを、最大ドラム速度(1000rpm)に設定されたプレートセッターを用いた場合の最大出力のうちの%で示した。

例1において記載した別の基板B上に、僅かに調節された配合物を塗布した。

Claims (4)
- A) 基板上に第1層を用意する工程、前記第1層は、第1高分子バインダー内に分散された第1輻射線吸収化合物を含む、
B) 前記第1層上に第2層を用意する工程、前記第2層は、第2高分子バインダー内に分散された第2輻射線吸収化合物を含む、
C) 前記第1層及び第2層を乾燥させた後、前記乾燥された第1層及び第2層からの湿分の除去を抑制する条件下で少なくとも4時間、40℃〜90℃で、前記第1層及び第2層を熱処理する工程
を含んで成るポジ型画像形成性要素を提供する方法であって、
前記第1高分子バインダーが、1種又は2種以上の(メタ)アクリルアミド、(メタ)アクリロニトリル、N置換型環状イミド、スチレン誘導体、及び、尿素基を含有するペンダント基を有するモノマーから誘導された反復単位を含む、方法。 - 前記熱処理中、前記画像形成性要素は、該前駆体からの湿分除去に対する効果的なバリヤを形成するために、不透水性シート材料内に包まれるか若しくは収容され、又は該画像形成性要素の前記熱処理が、相対湿度が少なくとも25%に制御されている環境内で実施される請求項1に記載の方法。
- 前記熱処理中、前記不透水性シート材料が、前記画像形成性要素の端部の周りでシールされている請求項2に記載の方法。
- D) 画像形成された領域と非画像形成領域とを提供するために、請求項1によって提供された画像形成性要素を像様露光する工程、そして、
E) 該画像形成された領域だけを除去するために、該像様露光された画像形成性要素と水性現像剤とを接触させる工程
をさらに含んで成る請求項1〜3のいずれか一項に記載の方法。
