本発明は、良好な光学的特性を有する薄膜、即ち、光学薄膜の成膜方法に関する。光学薄膜は、導波路、回折格子、発光、表示素子、光メモリ、太陽電池などの各種光学部品や光素子に用途が拡大している。これらの用途で良好な光学的特性を確保するため、例えば酸化膜から成る光学薄膜はアモルファス構造で形成されることが求められている。

従来、スパッタリングによる成膜プロセスで化合物膜を作成する方法として、スパッタガスと反応ガスとを用いる反応性スパッタリング法が知られている。

この反応性スパッタリング法により酸化膜を形成する場合は、例えばAr等のスパッタガスや酸化反応のためのO2等の反応性ガスを導入し、これらのガスをプラズマ分解し、そのプラズマ中のイオンやラジカルをターゲットに加速衝突させる。そして、いわゆるスパッタ蒸着により基板上に酸化物薄膜が堆積形成する際に、スパッタされて基板に到着した活性な粒子が、プラズマ中の活性な酸素イオンや酸素ラジカル等の反応性粒子と接触反応して基板上で酸化物薄膜が形成される。

このような不具合を解消するため、特許第3059597号では、反応性スパッタリング法を行うに際して、酸素とアルゴンとを含有するスパッタガスと酸素を含む反応ガスとを用い、上記スパッタガスでターゲットをスパッタリングしてターゲット物質の酸化物を基板上に形成する堆積工程と、上記反応性ガスに短波長を照射して基板上の酸化物に対してさらに酸化反応を行う反応工程とを交互に繰り返して、確実に酸化膜を形成させている。

ところで、このものでは、上記の反応工程における反応性を確保するため、スパッタガスより反応ガスの分圧を相対的に高くする必要があり、このため、堆積工程を行う領域と反応工程を行う領域とを仕切りにより分割して、上記の分圧差を確保するようにしている。

しかしながら、このような仕切りを配設すると、スパッタリング装置の構造が複雑になり、さらにスパッタガスと反応ガスとの圧力差を維持するために、両方のガスそれぞれの作動排気が必要となり、全体として成膜工程が増加して効率的でない。

上記問題点に鑑み、本発明は、複雑な構造の装置や多段階に亘る工程を必要とせず、効率よく酸化膜からなる光学薄膜を形成できる成膜方法及びそのための成膜装置を提供することを課題としている。

【課題を解決するための手段】
上記課題を解決するため、本発明は、スパッタガスと反応ガスとを用いる反応性スパッタリング法により薄膜を形成する方法において、反応ガスとしてO2またはO3とKrとを含有する混合気体を用いる。反応ガスを活性化して反応効率を向上させるには、反応ガス中のO2を励起して、O(1D)+O(1D)として表される二重項状態のエネルギー準位を有する原子状酸素に乖離することが最も望ましく、この場合、さらに大きな励起エネルギーでO2を賦活すると、O2 +として表される分子状態のイオンが生成されて上記のような反応効率の向上には逆効果である。これを防ぐためにはO2に対する励起エネルギーを制御する必要がある。そこで、励起されたKrが基底状態に戻るときに放出されるエネルギーをO2に対する励起エネルギーとして用いると、Krが励起したときの主要なエネルギー準位である第1、第2及び第3励起状態のエネルギーがいずれも上記のように原子状酸素にするために要するO2の乖離エネルギー程度であり、この結果、反応ガス中のO2を二重項状態のエネルギー準位を有する原子状酸素に励起して、反応ガスの反応効率を最高にすることができる。そして、このような反応ガスの反応による酸化膜として効率よく光学薄膜を形成できる。また、O2の替りにO3を用いる場合にも、励起エネルギー源としてKrを用いて上記と同様に光学薄膜を高い効率で形成することができる。

【発明の実施の形態】
図1は、本発明に用いる反応性スパッタリング装置の概略を示す。装置チャンバ1内の上方領域に、回転軸2で軸支されて回転可能な基板ホルダ3を設け、該ホルダ3上に直径300mmの円形状のガラス基板4を取り付けている。また、装置チャンバ1内下方の一方の側面領域に、基板4方向に向けた2式のTiターゲット5a、5b(各2インチ×8インチ)を載置したスパッタカソード6(印加交流周波数:40KHz)を設置し、Tiターゲット5a、5bとスパッタカソード6とで構成されるスパッタリングターゲットの外側に防着板7を覆設している。さらに、装置チャンバ1内下方の他方の側面領域にマイクロ波励起プラズマ源8を設置する。そして、装置チャンバ1内の下方領域に、回転軸9で軸支されて回転可能なシャッタ10を設けている。ここで、基板ホルダ3の回転軸2とシャッタ10の回転軸9とはそれぞれ独立の回転速度で回転できるようにしている。
