【発明の属する技術分野】
本発明は、例えば、半導体ウエハの製造に使用される投影露光装置(ステッパー等と称される露光装置)の投影レンズ等のように、構成が複雑で高い精度が要求される装置の設計および製作に適した装置設計製作システム、このシステムにより製作される装置およびこの装置により製造される製品に関する。

【従来の技術】
一般的に種々の装置の設計製作は、装置の組立構成の設計およびこの装置を構成する部品の設計を行い、この設計データに基づいて構成部品用の材料を製造し、この材料から構成部品の加工製作を行い、作られた構成部品を組み立てて装置を製作して行われる。このような装置として光学装置、例えば、カメラを例に挙げることができ、カメラレンズ等の設計製作は上記手順に従って行われる。この場合に、レンズ材料の特性に対する要求値、構成レンズ部品の要求精度、組立精度に対する要求値等は、材料製造段階での管理、部品製作段階および組立段階での加工精度、組立精度等の管理により達成でき、このようにして製作されたレンズ部品を組み立てれば、所望のカメラ性能、例えば、所望の解像度(30μm程度の解像度)を容易に得ることができる。

ところが、例えば、IC等のフォトリソグラフィー工程に用いられる投影露光装置用の投影レンズのような光学装置においては、0.3μmもしくはこれ以下の非常に高精度な解像度が要求されるため、材料製造段階での精度管理、部品製作段階および組立段階での精度管理を厳しく行っても、各段階での精度誤差の累積により、製作後の投影レンズが常に所望の解像度を有するものとなるとは限らないという問題がある。このようなことから、投影露光装置用の投影レンズのような高精度な解像度が要求される光学装置においては、光学装置を一度組み立てた後、その性能を検査して所望の性能が得られない場合には、この光学装置を分解してレンズ部品の再研磨による表面形状の修正、レンズ間隔の調整等の再設計を行い、再設計データに基づいて再組立、再調整を行って所望の性能を得るという手順が採用されている。

【発明が解決しようとする課題】
しかしながら、このような従来の再設計および再調整では、まず光学装置を組み立てて性能を検査し、その検査データを設計セクションに送って、設計セクションがこの検査データから再設計を行い、再調整指示を装置組立セクションに戻すという作業が必要であり、再設計および再調整に時間および手間がかかるという問題がある。なお、この再設計に際しては、ガラス材料製造セクションからガラス材料の検査データを取り寄せ、且つレンズ加工製作セクションからレンズ諸元等の検査データを取り寄せて、これに装置組立セクションでの性能検査データを合わせて再設計を行う必要があることが多く、さらに時間および手間がかかるという問題がある。

本発明はこのような問題に鑑みたもので、各セクション(部門)における検査データをやりとりするのが容易であり、効率のよい装置設計製作を行うことができるような装置設計製作システム、このシステムにより製作される装置およびこの装置により製造される製品を提供することを目的とする。

本発明は、特に投影露光装置用投影レンズのような光学装置を、効率良く設計製作することができるような構成の設計製作システムを提供することを目的とする。

本発明はまた、このような設計製作システムにより作られる装置、例えば、投影露光装置用の投影レンズおよびこの投影レンズを用いた投影露光装置を提供すること、およびこの投影露光装置等からなる装置により製造される製品、例えば、ウエハを提供することを目的とする。

【課題を解決するための手段】
このような目的達成のため、本発明に係る装置設計製作システムは、複数の部品を組み立てて構成される装置の設計を行う設計セクション(設計部門)と、設計セクションにおいて設計された設計データに基づいて複数の部品の材料を製造する材料製造セクション(材料製造部門もしくは工場)と、設計セクションにおいて設計された設計データに基づいて材料製造セクションで製造された部品材料から複数の部品を加工製作する部品加工製作セクション(部品加工製作部目もしくは工場)と、設計セクションにおいて設計された設計データに基づいて部品加工製作セクションで作られた複数の部品を用いて上記装置を組み立てる装置組立セクション(装置組立部門もしくは工場)とから構成される。

そして、材料製造セクションには、ここで製造された部品材料を検査する材料検査装置およびこの材料検査装置による検査データを記憶する材料検査データベースサーバが設けられており、部品加工製作セクションには、ここで加工製作された部品の諸元、性能等を検査する部品検査装置およびこの部品検査装置による検査データを記憶する部品検査データベースサーバが設けられており、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶された検査データに基づいて、部品加工製作セクションで加工製作された複数の部品を用いて上記装置を組み立てるための組立設計データを再設計して装置組立セクションに送り、装置組立セクションにおいては、このように送られくる再設計された組立設計データに基づいて上記装置の組立を行う。

このような構成の装置設計製作システムにおいては、設計セクションでの設計データに基づいて、材料製造、この材料からの部品の加工製作、このように加工製作された部品の組立が行われて所定の装置が製作されるのであるが、このとき、材料製造セクションで材料の検査が行われるとともにその検査データが材料検査データベースサーバに記憶され、部品加工製作セクションで部品の検査が行われるとともにその検査データが部品検査データベースサーバに記憶される。このため、設計セクションでは、これらデータベースサーバに記憶された検査データから、複数の部品を組み立てて装置を実際に製作する前に、この装置の性能をコンピュータ上で検討可能であり、この検討に基づいて組立設計データを再設計することができる。そして、このように再設計された組立設計データを用いて装置組立セクションにおいて装置の組立を行えば、所望の性能を有する装置を確実に製作することが可能である。

このため、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶された検査データに基づいて、コンピュータシミュレーションにより部品加工製作セクションで加工製作された複数のレンズ部品を用いて装置を組み立てるバーチャル組立を行い、このようにバーチャル組立がなされた装置の性能検査をコンピュータシミュレーションして行い、この装置を実際に組み立てるための組立設計データを再設計するのが好ましい。

本発明の装置設計製作システムにおいて、装置組立セクションでの組立を複数のサブ組立段階に分けて行ない、装置組立セクションに、複数のサブ組立段階においてサブ組立状態の装置の性能検査を行う装置検査装置およびこの装置検査装置による検査データを記憶する装置検査データベースサーバを設け、設計セクションにおいては、材料検査データベースサーバおよび部品検査データベースサーバに記憶された検査データに加えて装置検査データベースサーバに記憶された検査データに基づいて、部品加工製作セクションで加工製作された部品を用いて上記の装置を組み立てるための組立設計データを再設計して装置組立セクションに送るように構成するのが好ましい。

このようにサブ組立段階での装置の性能検査を行えば、装置を組み立てた状態での性能をコンピュータを用いてより正確に検討することが可能であり、この検討に基づいて組立設計データを再設計するとともにこのように再設計された組立設計データを用いて装置組立セクションにおいて装置の組立を行えば、所望の性能を有する装置をより確実に製作することが可能である。

以上のような装置設計製作システムにおいて、材料検査データベースサーバおよび部品検査データベースサーバ、さらに必要に応じて装置検査データベースサーバに繋がってメインデータベースサーバを配設し、このメインデータベースサーバに上記の各データベースサーバから検査データを受け取って記憶するように構成するのが好ましい。これにより、各検査データをメインデータベースサーバに効率よく記憶しておくことが可能であり、設計セクションはメインデータベースサーバにアクセスするだけで必要な全てのデータを取り込むことが可能であり、システムの利用効率が向上する。

さらに、この構成において、設計セクションではメインデータベースサーバにアクセスしてここに記憶された検査データに基づいて部品加工製作セクションで加工製作された部品を用いて装置を組み立てるための組立設計データを再設計し、このように再設計した組立設計データをメインデータベースサーバに記憶させ、装置組立セクションにおいては、メインデータベースサーバから再設計された組立設計データを読み出すように構成するのが好ましい。これにより、装置組立セクションもメインデータベースサーバにアクセスするだけで組立に必要な再設計データを簡単に入手することができ、組立効率が向上する。

なお、上記構成において、設計セクションにおいて設計された設計データをメインデータベースサーバに記憶し、材料製造セクションではメインデータベースサーバから設計データを読み出して部品材料を製造し、部品加工製作セクションではメインデータベースサーバから設計データを読み出して複数の部品を加工製作し、装置組立セクションではメインデータベースサーバから設計データを読み出して装置を組み立てるように構成するのが好ましい。このようにメインデータベースサーバを介して設計データをやり取りするようにシステムを構成すれば、設計データを迅速且つ効率よく記憶、読み出しすることが可能であり、システムの利用効率が向上する。

なお、装置組立セクションにおいて組み立てられて性能検査が完了した装置が分解されて現地セクション(この製品を使用する客先部門、工場等)に出荷され、現地セクションにおいて装置が再組立されて使用されるようなことが多い。この場合に、現地セクションにおいて再組立された装置の性能検査を行う現地検査装置を有し、この現地検査装置による検査データを設計セクションに送ってここで装置の調整を行う調整データを求め、この調整データを現地セクションに送って装置の調整を行うようにシステムを構成するのが好ましい。このようなシステムの場合には、装置を現地セクションで再組立したときに、所定の装置性能が得られないような場合には、設計セクションにおいて迅速に対応措置を講じることができ、この対応措置を現地セクションに伝えて、現地においても迅速且つ簡単に装置調整を行うことができる。

このようなシステムにおいて、現地検査装置により求められた検査データを受け取って記憶するメインデータベースサーバを有し、設計セクションにおいてはメインデータベースサーバに記憶された検査データに基づいて調整データを求めるように構成するのが好ましい。これにより、現地セクションでの調整についてもメインデータベースサーバを介して効率よく且つ迅速に対応が可能である。

本発明に係る装置は、上述したような構成の装置設計製作システムにより設計されて製作される。また、本発明に係る製品は、このように製作された装置により製造される。

一方、本発明に係る光学装置設計製作システムは、複数のレンズ部品を組み立てて構成される光学装置の設計を行う設計セクション(設計部門)と、設計セクションにおいて設計された設計データに基づいてレンズ部品用のガラス材料を製造する材料製造セクション(材料製造部門もしくは工場)と、設計セクションにおいて設計された設計データに基づいて材料製造セクションで製造されたガラス材料から複数のレンズ部品を加工製作する部品加工製作セクション(部品加工製作部門もしくは工場)と、設計セクションにおいて設計された設計データに基づいて部品加工製作セクションで作られた複数のレンズ部品を用いて光学装置を組み立てる装置組立セクション(装置組立部門もしくは工場)とを有して構成される。

そして、材料製造セクションにはここで製造されたガラス材料を検査する材料検査装置およびその検査データを記憶する材料検査データベースサーバが設けられ、部品加工製作セクションにはここで加工製作されたレンズ部品を検査する部品検査装置およびその検査データを記憶する部品検査データベースサーバが設けられ、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶されたデータに基づいて、部品加工製作セクションで加工製作された複数のレンズ部品を用いて光学装置を組み立てるための組立設計データを再設計して装置組立セクションに送り、装置組立セクションにおいては、このように送られくる再設計された組立設計データに基づいて光学装置の組立を行うように構成される。

このような構成の光学装置設計製作システムにおいては、設計セクションでの設計データに基づいて、ガラス材料製造、このガラス材料からのレンズ部品の加工製作、このように加工製作された複数のレンズ部品から所定の光学装置(例えば、投影露光装置用の投影レンズ)の製作が行われるのであるが、このとき、材料製造セクションでガラス材料の検査が行われてその検査データが材料検査データベースサーバに記憶され、部品加工製作セクションでレンズ部品の検査が行われてその検査データが部品検査データベースサーバに記憶される。このため、設計セクションでは、これらデータベースサーバに記憶された検査データから、複数のレンズ部品を組み立てて光学装置を実際に製作する前に、この光学装置の性能をコンピュータ上で検討可能であり、この検討に基づいて組立設計データを再設計することができる。そして、このように再設計された組立設計データを用いて装置組立セクションにおいて光学装置の組立を行えば、所望の性能を有する光学装置を確実に製作することが可能である。

このため、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶された検査データに基づいて、コンピュータシミュレーションにより部品加工製作セクションで加工製作された複数のレンズ部品を用いて光学装置を組み立てるバーチャル組立を行い、このようにバーチャル組立がなされた光学装置の性能検査をコンピュータシミュレーションにより行い、光学装置を実際に組み立てるための組立設計データを再設計するように構成するのが好ましい。

なお、このような本発明に係る光学装置設計製作システムにおいて、材料検査装置はガラス材料の屈折率およびそのばらつきと内部歪みを検査し、部品検査装置はレンズ部品の面形状誤差等のようなレンズ諸元、性能を検査する。

このシステムにおいて、装置組立セクションにおける組立を複数のサブ組立段階に分けて行なうように構成し、装置組立セクションに各サブ組立段階においてサブ組立光学装置の性能検査を行う装置検査装置およびその検査データを記憶する装置検査データベースサーバを設け、設計セクションにおいては、材料検査データベースサーバおよび部品検査データベースサーバに記憶された検査データに加えて装置検査データベースサーバに記憶された検査データに基づいて、部品加工製作セクションで加工製作されたレンズ部品を用いて光学装置を組み立てるための組立設計データを再設計して装置組立セクションに送るようにシステムを構成するのが好ましい。

このようにサブ組立段階での光学装置の性能検査を行えば、この光学装置を組み立てた状態での性能をコンピュータを用いてより正確に検討することが可能であり、この検討に基づいて組立設計データを再設計するとともにこのように再設計された組立設計データを用いて装置組立セクションにおいて光学装置の組立を行えば、所望の性能を有する光学装置をより確実に製作することができる。

この場合に、一つもしくは複数のレンズ部品を所定のレンズ保持枠に保持してサブ組立光学装置を構成し、装置検査装置はこのようにサブ組立光学装置を構成するレンズ部品の面形状誤差等のようなレンズ諸元、性能を検査する。これにより、レンズ部品をレンズ保持枠により保持したことにより生じるレンズ表面のひずみなどを検査し、このひずみの影響を加味して組立設計データを再設計することができ、組立後の光学装置の性能をより良好なものにすることができる。

本発明に係る設計製作システムにより製作される光学装置としては投影露光装置用投影レンズがあるが、このシステムの場合には、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶されたデータに基づいて、投影レンズを組み立てるための組立設計データにおけるレンズ部品のレンズ間隔および回転位置、レンズ諸元等を再設計する。

この場合に、設計セクションにおいて、材料検査データベースサーバおよび部品検査データベースサーバに記憶されたデータに基づいて、投影レンズを組み立てるための組立設計データにおけるレンズ部品のレンズ間隔および回転位置を優先して再設計する。そして、レンズ部品のレンズ間隔および回転位置の再設計では投影レンズの所望の性能が得られないときには、投影レンズを構成する所定のレンズ部品の表面を非球面とする修正を行うように再設計する。さらに、レンズ部品の表面を部分的に非球面とする修正でも投影レンズの所望の性能が得られないときには、所定のレンズ部品を表面曲率を修正したレンズ部品と交換する。このように再設計する対象に優先順位を設けることにより、システマチックな再設計が可能となり、再設計を容易且つ迅速に行うことができる。

本発明に係る光学装置設計製作システムを、装置組立セクションにおいて組み立てられた光学装置を分解して現地セクションに出荷し、現地セクションにおいてこの光学装置を再組立して使用するように構成することができる。この場合、現地セクションにおいて再組立された光学装置の性能検査を行う現地検査装置を有し、現地検査装置による検査データを設計セクションに送って設計セクションにおいて光学装置の調整を行う調整データを求め、この調整データを現地セクションに送り返して光学装置の調整を行うようにするのが好ましい。

【発明の実施の形態】
以下、図面を参照して本発明の好ましい実施形態について説明する。本発明に係る装置設計製作システムの一例として、投影露光装置(ステッパー)用の投影レンズの設計製作システムについて以下に説明する。図1にこの設計製作システムの構成を示すとともに、図2にこのシステムにより投影レンズおよび投影露光装置を製作する手順を示しているが、まず、投影露光装置およびこれに使用される投影レンズについて説明する。

投影露光装置の全体概略構成を図3に示しており、この投影露光装置STPは、光源2から出射される露光光を照明レンズ3からレチクルRに照射してレチクルRを均一に照明するための露光用照明光学系1を有する。レチクルRは、図3(A)に示すように、表面に露光転写される回路パターンPが形成されており、投影露光装置STPの所定位置に保持されて、露光用照明光学系1から均一な露光光が照射される。レチクルRの下側(露光光の出射側)に透明なガラス板からなる補正板5が配設されている。

さらに、レチクルRおよび補正板5を透過した露光光を受ける位置に投影レンズ10が配設されており、投影レンズ10から出射された露光光を受ける位置にウエハWが配設されている。すなわち、投影露光装置STPは、上記の位置にレチクルRおよびウエハWをそれぞれ保持するように構成されている。このため、レチクルRの回路パターンPが投影レンズ10により縮小されてウエハWに結像され、ウエハWにおける露光領域EAには、図3(B)に示すように、縮小されたパターンP′が露光される。この縮小パターンP′の露光は、ウエハW上において位置を変えて何度も行われ、図示のようにたくさんの縮小パターンP′が整列した状態で露光形成される。

ここで、ウエハW上に露光形成される縮小パターンP′の線の太さは、0.3μm以下となる極く細い線(この線の太さは、ますます細くなる傾向にある)からなり、このような細い線からなる縮小パターンP′をウエハWの表面に正確に形成できるように、投影レンズ10は非常に高い精度が要求される。

投影レンズ10の構成例を図4に示しており、複数の円筒状部材を組み合わせてなる筐体11内に、それぞれ保持枠12により一つもしくは複数のレンズLを保持して形成された多数のレンズサブアセンブリLSA(サブ組立光学装置)を、図示のように、光軸方向に並べて組み付けて構成される。なお、このように多数のレンズサブアセンブリLSAが筐体11内に配設されるときに、各レンズ間隔を調整するために、所定のレンズサブアセンブリLSAを構成する保持枠12と隣の保持枠12との間に、間隔調整用リング13が適宜配設されている。

このように投影レンズ10は多数のレンズLを光軸方向に並べて保持して構成されており、この投影レンズ10の精度は、図5に示すような各レンズLを構成するガラス材料の屈折率のばらつき、図6に示すような各レンズ厚さのばらつき、図7に示すような各レンズ表面の曲率半径のばらつき、図8に示すような各レンズ間隔のばらつきの影響を受ける。各レンズLの製作段階においてこのようなばらつきはできる限り小さく抑えられるのであるが、このばらつきを零にすることはできず、上述のように非常に高い精度が要求される投影レンズ10では、レンズ製造段階でばらつきを厳しく抑えるだけでは、所望の精度を有した投影レンズ10を得ることが難しい。

このようなことから、本発明では、投影レンズ10およびこれを用いた投影露光装置STPが最終的に所望の精度を有するようにするための光学装置設計製作システムを提供する。このシステム構成を図1に示しており、このシステムは、設計セクション30、メインデータベースサーバ35、材料製造セクション40、レンズ加工製作セクション(部品加工製作セクション)50、装置組立セクション60、出荷セクション38、現地セクション70等から構成され、各セクションは専用回線等を介して繋がっており、コンピュータを用いて各セクションに配設されたデータサーバ間で設計データ、検査データのやりとりが自由に行われる。

以下においては、図1および図2を併用して、このシステムに基づく投影レンズ10および投影露光装置STPの設計製作について説明する。

まず、設計セクション30においては、投影レンズ10を構成する各レンズの設計、さらには、筐体11、保持枠12等の設計を行い(ステップS1)、その設計データをメインデータベースサーバ35に記憶する。なお、この設計セクション30においては、材料製造セクション40、レンズ加工製作セクション50、装置組立セクション60、現地セクション70等から種々の検査データをメインデータベースサーバ35を介して受け取り、組立後の投影レンズ10および投影露光装置STPが所望の精度を有するように再設計を必要に応じて行う。これについての説明は後述する。

このようにして設計セクション30における設計がなされると、材料製造セクション40のガラス製造工場41においてレンズ材料となるガラスの製造を行う(ステップS2)。ガラス製造工場41においては、まず、設計セクション30において設計されたレンズLの要求屈折率等をメインデータベースサーバ35から読み出す。ここで、材料製造セクション40には材料検査データベースサーバ43が設けられており、この材料検査データベースサーバ43は専用回線等を介してメインデータベースサーバ35に繋がっている。このため、ガラス製造工場41では、メインデータベースサーバ35から材料検査データベースサーバ43に送られた設計データを読み出す。

まず、材料製造セクション40の材料検査装置42により屈折率の不均一性が検出された場合の再設計について説明する。このような屈折率が不均一な材料から作られたレンズLは不均一な屈折率を有するものとなり、レンズ加工製作セクション50のレンズ検査装置52によりレンズLの屈折率の不均一性が検出される。ところで、屈折率が不均一なレンズであっても、多くの場合、その屈折率の不均一性は半径方向に分布しており円周方向については一様であることが多い。このように光軸を中心とする半径方向の屈折率が不均一であるレンズLを使用して投影レンズ10を構成する場合に、屈折率の不均一性に起因する収差を補正するための非球面を1又は複数面設ける再設計が行われる。
