Description
The present invention relates to a functional device and a manufacturing method thereof, and more particularly, to a functional device having a thin film structure in which a fine gap (gap) is formed and a manufacturing method thereof.
Gap formation by focused ion beam (FIB) processing is often used for direct processing of fine structures. The latest focused ion beam device can realize a fine beam diameter of less than 10 nm by combining a Ga metal ion source and an electrostatic lens system, and the material to be processed using the kinetic energy of Ga ions accelerated at high voltage. Since it is possible to directly etch (sputter etching), utilization in a wide area is expected.
In the case where a fine gap is formed in a thin film on a substrate by FIB processing, conventionally, FIB was irradiated from the surface side of the
Such a gap forming technique by FIB processing is used, for example, for manufacturing a four-probe probe for a scanning probe microscope. This scanning probe microscope scans a four-probe probe along the surface of a sample (substance) and measures characteristics such as electric resistance of the sample. The four-probe probe has four electrodes at the tip that contacts the sample. As shown in FIG. 17, four

In general, the shape of the ion beam (ion beam intensity profile) can be expressed in the form of a superposition of a plurality of Gaussian distributions. The full width at half maximum of the strongest distribution is about 10 nm, which usually represents the beam diameter. However, in addition to this, the strength is weak, but a component with a wider spread is included, and it is generally called flare. The flare has a spread of several hundred nm to several μm and a maximum strength of several percent. Due to the influence of this flare, even if the direct processing is performed under the condition that the beam diameter is about 10 nm, the beam is irradiated to a wide surrounding area, and etching is performed depending on the intensity of the flare. As a result, the width of the gap formed by the FIB processing becomes considerably wider than the beam diameter.
Further, the beam irradiation part of the flare part is modified, and the electrical characteristics are changed. Conductivity is imparted to the insulator, while metal is less conductive. As a countermeasure, it is necessary to increase the width of the gap to be formed or to remove the modified layer.
Due to the influence of such flare, in the conventional FIB processing, only a gap having the same width as the processed film thickness could be formed. For example, when a gap is formed in a structure having a thickness of about 100 nm, the width of the gap is limited to about 100 nm. Even now, the beam diameter of FIB is 10 nm or less, but the performance is not fully utilized.
Therefore, as shown in FIG. 17, even when a four-probe probe is manufactured using a conventional gap forming technique by FIB processing, the electrode interval at the tip cannot be reduced due to flare.
Further, as a result of the modification of the beam irradiation portion of the flare portion, the
In order to prevent the influence of such flare, a technique of forming a mask pattern or a sacrificial layer in advance on a film to be processed using a lithography technique is conceivable. However, in this case, there is a problem of removal of the mask pattern or the sacrificial layer, a problem of deterioration due to the beam irradiation of the mask pattern or the sacrificial layer, and a modification of the film to be processed by the beam irradiation through the mask pattern or the sacrificial layer. There are problems. In order to avoid these problems, it is necessary to perform processing with a sufficient margin. As a result, the minimum processing dimension becomes considerably larger than the beam diameter, and the mask pattern or sacrificial layer becomes thick. is there.
On the other hand, if the structure can use a mask pattern or a sacrificial layer, it is more certain to use a normal lithography technique and an etching technique. Therefore, in order to take advantage of the feature of direct processing of FIB, the mask pattern or A technique that does not use a sacrificial layer is desirable.
The present invention has been made to solve such problems. The object of the present invention is to form a gap having a narrower width than that of the prior art by FIB processing without using a mask pattern or the like and It is to suppress the modification.
Another object is to produce a probe having a shorter electrode interval than that of the prior art and capable of highly accurate measurement.
In order to achieve such an object, the functional device manufacturing method according to the present invention differs from the step of forming a thin film on the main surface of the substrate and the depth by removing a part of the substrate from the back surface to a predetermined depth. A step of forming a concave portion having a plurality of regions, and a focused particle beam is irradiated in the concave portion of the substrate across the plurality of regions under the same irradiation conditions, penetrating from the back surface of the substrate to the surface of the thin film and having a depth. And a step of forming a gap whose width changes according to the above.
Here, the step of forming the concave portion may include a step of forming the convex portion in the concave portion.
The particle beam may be a Ga ion beam.
In addition, a method for producing a probe according to a reference example of the present invention includes a step of forming a metal thin film on a main surface of a substrate and a step of dividing the metal thin film to form a plurality of electrodes, and forming the electrodes Irradiates a focused particle beam onto the main surface of the substrate to form a plurality of grooves extending from the edge of the substrate and dividing the metal thin film into a plurality of regions, and at least from the edge of the substrate. A second step of thinning by removing a region where a gap extending between the plurality of grooves and penetrating from the back surface of the substrate to the surface of the metal thin film and a periphery thereof are formed to a predetermined depth from the back surface of the substrate; A third step of removing unnecessary portions at the edge of the substrate excluding the thinned region, and at least one gap is formed by irradiating the focused particle beam from the back surface of the thinned region of the substrate. Metal thinning is achieved by the fourth step and a plurality of grooves and gaps. There by removing unnecessary portions of the leading edge portion of the plurality of electrodes formed is divided, characterized in that it comprises a fifth step of arranging a shape so that a plurality of electrodes can be contacted with the sample simultaneously.
Further, the functional device according to the present invention includes a substrate, a thin film formed on the main surface of the substrate, a recess formed on the back surface of the substrate, and penetrates from the recess of the substrate to the surface of the thin film. And the recess has a plurality of regions with different depths, and the gap is formed across the plurality of regions with different depths of the recesses, and the depth of the recesses. The shallower the region, the narrower the surface width of the thin film .
A probe according to a reference example of the present invention includes a substrate in which a region having a predetermined length from the end is divided into a plurality of portions by at least one gap extending from the end and penetrating from the main surface to the back surface, and the main surface of the substrate And a plurality of electrodes divided by a gap and a groove extending from an end formed on the main surface of the substrate, wherein at least one of the gaps has a width on the main surface of the substrate on the back surface of the substrate It is narrower than the width, and at least the periphery of the gap in the substrate is thinned by removing the back surface to a predetermined depth, and the leading edge of multiple electrodes is shaped so that it can contact the sample at the same time And
A scanning probe microscope according to a reference example of the present invention is a scanning probe microscope that measures the characteristics of a substance by scanning the surface of the substance with a probe having a plurality of electrodes, and is characterized in that the probe described above is used. And
In the present invention, a focused particle beam (beam) is irradiated from the back surface of the substrate having a thin film formed on the main surface to form a gap penetrating from the back surface of the substrate to the surface of the thin film. Thereby, it is possible to suppress the influence of beam spread (flare) on the main surface side of the substrate. Therefore, a narrower gap can be formed in the thin film on the main surface of the substrate. Further, the modification of the thin film and its vicinity can be suppressed, and the original electrical characteristics can be maintained.
Further, when the gap is formed by irradiating the beam from the back surface of the substrate, the influence of flare on the main surface side of the substrate can be almost ignored even if the amount of overetching is increased. Therefore, processing using a beam profile can be performed under conditions where the amount of overetching is very large. That is, by changing the over-etching time, the width of the gap can be changed depending on the beam profile even under the same beam conditions (diaphragm, beam current). If the thickness to be processed is different, the width of the gap changes even if the beam is processed under the same conditions for the same time (the width is narrow when thick, and wide when thin). Furthermore, by forming a recess having a plurality of regions with different depths on the back surface of the substrate and processing the plurality of regions, a gap whose width changes in accordance with the thickness to be processed can be formed. The width of the gap formed in this way can be accurately controlled depending on the beam profile, and the processing accuracy is increased.
In addition, by applying the gap forming technique described above to the production of a probe having a plurality of electrodes, a probe having a shorter electrode interval than the conventional one can be produced. In addition, since the modification of the electrode and the vicinity thereof is suppressed and the original electrical characteristics are maintained, a probe capable of measuring with higher accuracy than before can be manufactured.
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.
[Reference example]
FIG. 1 is a diagram illustrating a method for manufacturing a functional device according to a reference example of the present invention.
In this reference example , as shown in FIG. 1A, the
As described above, when the FIB processing is performed from the back surface of the
In addition, when FIB processing is performed from the back surface of the
Since the thickness of the substrate that can be penetrated in a realistic time by FIB processing is about 100 μm, this embodiment can be applied to the
Note that in the case of irradiating the
[Implementation of the form]
In the FIB processing from the back surface, particularly when a gap having a width of about the beam diameter is formed, characteristic processing using the FIB beam profile (in-plane distribution of beam intensity) is possible. When a structure having a certain film thickness is subjected to FIB processing from the back surface, the width of the gap formed on the front surface side increases as the processing time increases according to the beam profile. Therefore, when a gap is formed by performing FIB processing from the back surface under the same beam conditions on a structure including regions with different thicknesses, the width of the gap formed on the front surface side corresponds to the thickness, reflecting the above-described properties. Will change. That is, the width is narrow at the thick part and wide at the thin part. The manufacturing method of the functional device will be described as a form of implementation of the present invention.
2 and 3 are diagrams illustrating a method for manufacturing a functional device according to the implementation of the embodiment of the present invention.
First, the
Thereafter, the vicinity of the region where the
Subsequently, as shown in FIG. 2, a further desired region of the thinned region is removed from the back surface to form a
Then, a beam condition capable of processing a thickness of 2 μm across the two regions of the
A nanogap can be formed by precisely controlling the width of the
In the conventional method of forming the gap by irradiating the FIB from the surface side of the Pt line, the width of the gap becomes narrower as the distance from the surface of the Pt line is increased. When measuring the sample, it was necessary to put the sample in the deeper gap.
However, the

In another reference example of the present invention, the above-described functional device fabrication method is applied to fabrication of a four-probe probe for a scanning probe microscope.
4 to 14 are views for explaining a method of manufacturing a four-point probe according to the second embodiment of the present invention.
First, as shown in FIG. 4, a
In the tip region of the
Here, as shown in FIG. 7, the Si substrate is turned over, and the
Subsequently, as shown in FIG. 9, the
Furthermore, as shown in FIG. 10,
Next, as shown in FIG. 11,
Since the width of the
Finally, as shown in FIG. 12 and FIG. 13,
By performing the processing steps as described above, a fine four-probe probe having a distance between the central two electrodes 602C1 and 602C2 of about 10 nm and an electrode pitch of about 100 to 150 nm can be manufactured. The produced probe is mounted in the apparatus of the scanning probe microscope so as to have a positional relationship with the sample 1403 shown in FIG.
As can be seen from FIG. 14, the main part of the measurement function of the four-probe probe is on the side in contact with the sample 1403. In this embodiment, FIB processing is performed from the opposite side. Thereby, it is possible to process the electrodes 602C1 and 602C2 using the vicinity of the top of the beam profile, and the electrode interval can be shortened from 100 nm to 10 nm or less. As a result, it becomes possible to evaluate the conductive characteristics of regions that have been impossible until now, such as the conductive characteristics inside and outside the crystal grains of various conductive materials and the conductive characteristics of molecules.
Further, the electrodes 602C1 and 602C2 that are in contact with the sample 1403 are not irradiated with FIB, and the electrodes 602C1 and 602C2 are not modified. Therefore, the contact characteristics of the electrodes 602C1 and 602C2 can be kept good, and measurement with high accuracy can be performed.
Further, as shown in FIG. 15, the electrodes 602C1 and 602C2 are completely electrically separated by a
Furthermore, in this embodiment, the
In the present embodiment, both the processing from the main surface of the
Further, the four-probe probe manufacturing method according to the present embodiment can be applied to manufacturing a probe having two or more electrodes.
In the thinning process shown in FIG. 9, a flat thinned region is used in this embodiment, but a plurality of regions having different thicknesses are provided in the thinned region as in the above-described embodiment. The interval between the electrodes may be controlled.
INDUSTRIAL APPLICABILITY The present invention can be used for a functional device that uses a fine gap for measurement of characteristics such as magnetic and electrical resistance of a sample and the fabrication thereof.
