このガス活性化装置は、例えば、シランガス(SiH4等)と窒素ガスとを使用して窒化シリコン膜を作成するプラズマCVD装置に好適に搭載される。この種の成膜では、SiH3のような解離度の低い活性種を多く基板10に供給した方が良質な薄膜ができるものの、窒素は解離しづらいため、高密度プラズマが必要である。そこで、内側流路にシランガス(SiH4等)を流し、外側流路に窒素ガスを流すようにする。内側流路では、シランガスの過剰な解離を抑えてSiH3のような解離度の低い活性種が豊富に生成される。外側流路では、高密度プラズマにより窒素が効率よく解離され、原子状窒素のような窒素活性種や窒素イオンが豊富に生成される。これらの活性種が基板10に到達することで、基板10上に良質な窒化シリコン膜が作成される。 尚、従来のように放電管1内に単純にシランと窒素の混合ガスを供給する構成であると、良質な膜が得られない問題の他、シランに過剰な解離が生じて気相中での重合が多く生じてしまい、基板10上の成膜速度が低下したり、管壁等に多くの膜堆積が生じたりする問題がある。
尚、上記のような場合、解離、励起又は活性化の度合いを低くしたいガスを放電管1を経由せずに処理チャンバー5に直接導入する構造も考えられる。しかしながら、この場合、ガス導入が基板10に対して完全な軸対称にはならず、基板10上でのガスの分布が不均一になり易いという欠点がある。

次に、本願発明の第四の参照例について説明する。図6は、第四の参照例のプラズマ処理システムにおけるガス活性化装置の正面断面概略図である。図6に示す装置では、放電管1内に磁界を設定する磁石8が設けられている。磁石8は、磁界を設けないときの放電管1の壁面及び流量規制具4の壁面への電子の飛行経路に交差する方向に磁力線を設定することで各壁面に向かう電子の運動を抑制し、さらにプラズマ密度を高めるものである。プラズマ中の電子は、磁力線によって捉えられて磁力線を横切る方向への運動が抑制される。このため、管壁付近で電子とイオンが再結合してプラズマが消滅することが抑制される。また、磁界によって電子の運動が促進されるため、中性ガスのイオン化効率が高まる。このようなことから、さらにプラズマ密度を高くすることができる。磁界強度は、数10ガウス〜数100ガウス程度でよい。
尚、図6では、磁石8は電磁石であるように描かれているが、永久磁石によってこれを構成することも可能である。また、図6では、放電管1の軸方向に沿って延びる磁力線としているが、軸を取り囲む周方向に沿った磁力線とする場合もある。

次に、本願発明の実施形態について説明する。図7は、実施形態のプラズマ処理システムにおけるガス活性化装置の正面断面概略図である。図7に示す実施形態では、流量規制具4は、アルミニウム、ステンレス、銅のような導体で形成されており、不図示の絶縁部によってアースから絶縁されている。
前述したように、誘導結合プラズマでは、アンテナ31を流れる高周波電流により磁界が誘導され、この磁界によりプラズマ中に電流が誘導される。図7において、放電管1の管壁と流量規制具4との間の間のプラズマがアンテナ31と誘導性結合している限り、流量規制具4が導体であってもそこに誘導電流が流れることは本質的にはない。もし、誘導電流が流れたとしても、電力ロスはジュール損のみである。前述したような金属の場合、このジュール損も小さい。従って、本実施形態のように流量規制具4を導体製にしておいても問題はない。尚、この場合、プラズマからの保護等のため、流量規制具4の表面をアルマイト処理したり、誘電体の保護膜で被ったりすることはあり得る。

端板91は、流量規制具4と同様に、不図示の絶縁部によってアースから絶縁されており、浮遊電位となっている。浮遊電位は、周知のように負の電位である。浮遊電位となる端板91は、放電管1の下端開口を通した電子の拡散を防止することでプラズマをより高密度にする機能がある。電子、特に磁石8によって設定された磁力線に捉えられた電子が放電管1の開口から多く拡散してしまうと、プラズマも拡散してプラズマ密度が低下してしまう問題がある。この実施形態では、浮遊電位となる端板91が設けられているので、この部分で開口を通した電子の拡散が抑制される。このため、プラズマをより高密度にできる。

また、端板91は、放電管1の開口のコンダクタンスを調整する機能もある。コンダクタンスの値は、端板91の径を適宜選択することで調整される。端板91によってコンダクタンスを小さくする点は、処理チャンバー5内の圧力を低く保ちつつ放電管1内により高密度のプラズマを生成するためである。前述したように、高密度プラズマを生成するためには、放電管1内の圧力を高くすることが効果的であるが、放電管1と処理チャンバー5とは連通しているため、放電管1内の圧力を高くすると、処理チャンバー5の圧力も上昇し易い。処理によっては、低い圧力で処理することが必要な場合もあるので、都合が悪い。そこで、本実施形態では、端板91を設けて放電管1と処理チャンバー5との間のコンダクタンスを小さくし、ある程度の大きな圧力差が生じるようにしている。このため、放電管1内で比較的圧力を高くして高密度プラズマを生成しながら、処理チャンバー5内を所定の低圧に保つことができるようになっている。

例えば、放電管1内を100〜500Pa程度、処理チャンバー5内を1〜10Pa程度にすることが、端板91により可能となる。尚、ガス供給系2の不図示の流量調整器は、流量が一定になるよう制御を行う。従って、コンダクタンスが小さくなった場合でも、放電管1から流れ出る化学種の流量は一定であり、効率は低下しない。
