Description
The present invention relates to a method and an apparatus for manufacturing a piezoelectric vibrating device that adjusts the frequency of a plurality of vibrating portions formed on a wafer .
In recent years, with the increase in the frequency of various communication devices or the increase in the operating frequency of electronic devices such as PCs (Personal Computers), piezoelectric vibration devices such as crystal resonators and crystal filters are also compatible with higher frequencies. Is required.
In general, a quartz-crystal vibrating device can be cited as a piezoelectric vibrating device that supports higher frequencies. For example, an AT-cut crystal plate is provided in the crystal vibration device, and a high frequency is generated by thickness-shear vibration of the AT-cut crystal plate. The frequency of the AT-cut quartz plate here is determined by its thickness, and the frequency of this AT-cut quartz plate has an inversely proportional relationship with its thickness.
。 As described above, the crystal vibrating device is related to the characteristics (frequency, etc.) and thickness, and there is a manufacturing method for adjusting the characteristics of the crystal vibrating device using this relationship in the related art (for example, (See Patent Document 1).
As described in
By the way, the vibrator forms an electrode on the vibrating portion after the above-described etching process. However, in the prior art, there is no frequency adjustment step after the etching step. Therefore, when the electrode is formed on the vibrating portion in the electrode forming step, the thickness of the electrode varies. As a result, after the electrodes are formed, the frequency value varies within the wafer.
Accordingly, in order to solve the above-described problems, an object of the present invention is to provide a method and an apparatus for manufacturing a piezoelectric vibration device that suppresses frequency variation even after electrodes are formed.

Regardless of whether it is less than the target value, it is possible to suppress frequency variation after the formation of the electrode. In addition, since the first electrode and the second electrode are conductive materials, the adhesion between the first electrode and the second electrode is good, and the second electrode can be easily formed on the first electrode.
After step S4, the

After electrode coating in step S14, as shown in FIG. 17, partial vapor deposition is performed on both

After step S16, as shown in FIG. 19, the vibration parts 2 (see FIGS. 19A and 19B) other than the
After step S17, the
After step S19, frequency measurement is performed to check whether the frequency is within the target value range. If the frequency is within the target value range, the process proceeds to the next step (step S20).
If the frequency is within the range of the target value in step S20, as shown in FIG. 21, the
The
As described above, the crystal resonator manufacturing apparatus according to the present embodiment includes the first electrode forming unit, the measuring unit, and the variable unit, and performs the frequency adjustment after the
Further, since the variable means includes the coating means, the second electrode forming means, the etching means, and the peeling means, the frequency of the

Further, the material of the coating liquid is not limited, and any material may be used. The coating liquid is preferably a highly viscous substance. That is, when a low-viscosity coating solution is used, the coating solution is easily peeled off from the quartz crystal by being exposed to fluorine or warm pure water for a long time, but when a high-viscosity coating solution is used, the adhesion to the crystal is good. The coating liquid is difficult to peel off from the crystal. Further, an inorganic coating material may be used for the coating liquid.
In addition, although the same numbers are given to the materials of the coating liquid shown in FIGS. 6, 8, 12, 16 and the like, this is because the same materials are used in the present embodiment. It is only a form of. Therefore, the materials of these coating liquids do not have to be the same and can be arbitrarily set. For example, it is possible to select a resin-based material such as an epoxy resin as the material of the coating liquid of FIGS.
In this embodiment, the etching process is performed by dip type wet etching, but the present invention is not limited to this. For example, the etching process may be performed by dry etching or spin type spray wet etching. In particular, in the case of dry etching, the etching rate is increased as compared with wet etching, and the frequency adjustment resolution can be increased. Specifically, dry etching using ion milling or the like is preferable.
Moreover, in this Embodiment, although a wet etching part consists of an etching tank and a circulation mechanism, it is not limited to this, For example, you may be comprised only from an etching tank.
