Description
The present invention relates to a cyanate ester resin composition applied to a printed wiring board material for forming an electric circuit, and a cured product using the same.
Cyanate ester resin has long been known as a thermosetting resin excellent in heat resistance and dielectric properties, and is a resin composition of a bisphenol A type cyanate ester resin and another thermosetting resin or thermoplastic resin. Is disclosed. These resin compositions have excellent electrical properties, mechanical properties, chemical resistance, adhesive properties, etc., and based on these technologies, in recent years, high-performance printed wiring for semiconductor plastic packages etc. Widely used for board materials. In parallel with these trends, resin compositions based on cyanate ester resins having other structures have been studied with the aim of further improving the properties.
As examples of cyanate ester resins having other structures, there are many examples of novolac-type cyanate ester resins (see, for example, Patent Document 1), but novolak-type cyanate ester resins are insufficiently cured under normal curing conditions. The resulting cured product has problems such as high water absorption and dielectric constant. As a method for improving the novolak-type cyanate ester resin, a prepolymer with a bisphenol A-type cyanate ester resin has been disclosed (see, for example, Patent Document 2). In terms of improving the characteristics, it was still insufficient.
The present invention relates to a resin composition intended to improve water absorption and dielectric constant in a novolac-type cyanate ester resin composition, and also provides a cured product using the same.
The cyanate ester resin composition obtained by the present invention is an improvement of the problems of the conventional novolac cyanate ester resin composition and has excellent water absorption and low dielectric constant. It is suitable for printed wiring board materials for forming circuits, and its industrial value is great.
The novolak-type cyanate ester (a) used in the present invention is not particularly limited as long as it is a compound having a structural unit represented by the general formula (1). It is also possible. Specific examples of commercially available products of novolak cyanate ester (a) include Lonza's Primaset PT-15, PT-30, PT-60 (phenol novolac cyanate ester resin) and CT-90 (cresol). Novolak-type cyanate ester resin).
The triphenylmethane cyanate ester (b) used in the present invention is a compound represented by the formula (2). This triphenylmethane cyanate ester (b) is a compound obtained by reacting tris (hydroxyphenyl) methane and cyanogen halide in an inert organic solvent in the presence of a base. In addition to the type cyanate ester (b) monomer, those containing oligomers and oligomers can also be used.
Examples of the cyanogen halide used for the production of the triphenylmethane type cyanate ester (b) include cyanogen chloride and cyanogen bromide, with cyanogen chloride being particularly preferred. The weight blending ratio of the ester (b) is preferably in the range of 98: 2 to 50:50. If the amount of triphenylmethane cyanate ester (b) is less than 2% or exceeds 50%, there is a tendency for more unreacted cyanate groups to remain, so the effect of improving curability decreases. The desired improvement effect may not be obtained.
